1. Thermal characterization of a nematic liquid crystal suited for the fabrication of NIR spectrally-tunable vertical cavity surface emitting lasers

Abstract: International audience; In this work, the thermo-optical properties of a nematic liquid crystal are determined through reflectance measurements performed on a high finesse tunable filter fabricated using a polymer-based microcell technology. The final aim is to insert such material in the optical cavity of a 850 nm tunable VCSEL device, in which local self-heating due to CW pumping must be taken into account. These localized interferometric experiments are performed in the near-infra-red range and at temperatures up to 115 °C. A thermal model is derived from the acquired data. Finally, we demonstrate that the birefringence of QYPDLC-36 liquid crystal remains higher than 0.18 at 60 °C, feature well suited to real device operation.

Abstract: International audience; The development of “portable, low cost and low consumption” gas microsensors is one of the strong needs for embedded portable devices in many fields such as public domain. In this paper, a new approach is presented on making, on the same chip, a network of head-to-tail facing PN junctions in order to miniaturize the sensor network and considerably reduce the required power for heating each cell independently. This paper is about recognizing a device that integrates both sensing and self-heating. This first study aims to evaluate the possibilities of this type of diode network for use as a gas sensor. The first part concerns the description of the technological process that is based on a doped polysilicon wafer in which a thin layer of metal oxide (a gallium-doped zinc oxide in our case) is deposited by RF sputtering. An electrical model will be proposed to explain the operation and advantage of this approach. We will show the two types of tests that have been carried out (static and dynamic) as well as the first encouraging results of these electrical characterizations under variable atmospheres.

Abstract: International audience; Relying on preliminary experiments, in this work we design a tunable 850 nm laser based on a hybrid combination of a liquid crystal micro-cell with nanoimprinted grating and an electrically-pumped GaAs half-VCSEL. The optical design is challenging due to the inherent tolerances of this hybrid technology, the presence of metals in the cavity and the need for single fundamental extraordinary mode emission over the whole tuning range. To ensure proper operation, we introduce for the first time the new concept of anisotropic transverse confinement design. The overall performance is verified by our multiphysics VCSEL suite. Beyond tuning features, we predict side mode suppression ratio and optical power under all working conditions, comparing the performance of liquid crystals with different clearing temperatures. The results qualifies these lasers as viable tunable sources with interesting performance and complementary features compared to other technologies.

Abstract: International audience; For more than 7 years, our research work is focussed upon the electrical behavior of carbon fiber reinforced composites. Effectively carbon/polymeric matrix laminates can be considered as an electrically conductive network (i.e. carbon fibers) embedded in an insulating medium (i.e. the polymeric matrix). Consequently, from an electrical point of view laminated composites have been modelled owing to combinations of electrical resistances (i.e. fibers themselves and the contact points between the fibers) and capacitances (i.e. polymeric matrix). During their manufacturing, composite material such as thermoset matrix composites for instance, undergo various changes in their physical (including electrical and mechanical) properties and in their geometrical characteristics. In fact, in the case of manufacturing processes such as oven curing (vacuum bag), autoclave curing or heating plate press, beside the chemo-rheological changes, the laminated parts are the place of a compaction phenomenon inducing changes in fiber volume fraction and thicknesses. The idea developed in this paper is that since the carbon/polymeric matrix laminate can be considered as an electrical network, it can then be view and used as a sensor for following the material state during the manufacturing process enabling thus defects to be detected and this without any additional sensing material or device.

Abstract: International audience; Near infrared (NIR) activable photopolymers suitable for versatile fabrication of micro-optical elements were developed. The first main objective of this paper is to show that these new photopolymers can be used for microfabrication and investigate the parameters governing the microfabrication process. The impact of photonic, physico-chemical and chemical parameters is discussed. High quality microstructures with a good control over their size and shape are demonstrated. The second main objective is to show practical examples of microlenses and waveguides implemented on single core and multiple core optical fibers, VCSELs, and glass slides are then presented. The NIR photosensitivity of this negative tone photoresists allows using the device source itself as to start the crosslinking process, which constitutes a convenient approach for micro-optics self-positioning on NIR sources and justifies the interest of such NIR photopolymer for the fabrication micro-optical elements and optical interconnects. 2

Abstract: International audience; The phenomena occurring during curing process is one of the major issues to deal in order to improve the physical properties of a composite structure. In this work, a multi-instrumentation setup is conceived in order to have a better understanding of composites curing using different devices (tunnelling junction sensors, optical fibres and flexible ultrasonic transducers). The sensors are simultaneously embedded or placed on the surface of a thick carbon-epoxy plate for monitoring its autoclave cycle. By means of all signals, an evolution of temperature, internal strains and physical state changes is described. A qualitative statement from all measurements is provided to have a first approach of the initial state of the composite plate. With this methodology, the initial state after composite manufacturing can be considered in the structure design procedure to improve its mechanical performance.

Abstract: International audience; An InP-based Vertical-Cavity Surface-Emitting 1 Laser (VCSEL) with a liquid crystal (LC) microcell monolithically integrated on its surface for spectral tuning is investigated. Unlike tunable VCSELs integrating a movable membrane, here the physical length of the cavity remains unchanged and only the voltage applied on the LC ensures a refractive index modification for a particular polarization emitted by the VCSEL. This tunable VCSEL operates in CW at room temperature and exhibits more than 23 nm wavelength tuning around 1.55 µm at a maximum applied voltage of 20 V. The measured laser threshold around 6.5 mW is still comparable to VCSEL without LC microcell, a clear indication that the optical losses related to the LC are very low. On the other hand, for this first optically pumped device, the lasing characteristics suggest that the LC birefringence is lower than expected. To assess this hypothesis, thermo-optical simulations have been conducted.

Abstract: International audience; In this work, the thermo-optical properties of nematic liquid crystals are investigated through localized reflectance spectra measurements performed on a tunable LC-filter. The final aim is to insert such LC in the cavity of a tunable VCSEL device, in which local self-heating due to optical or electrical pumping must be taken into account. We demonstrate that, whereas standard LC E7 is not suited for real device operation, the maximal operating temperature of QYDPLC-36 LC is 95°C, with a birefringence at 1.55 μm higher than 0.18 at 60°C.

Abstract: International audience; In this work we investigate a tunable 850nm laser based on a hybrid combination of a liquid crystal micro-cell and a half GaAs VCSEL. The target application is optical coherence tomography. The inherent tolerances of the hybrid technology, the presence of metals in the cavity and the need for a pure extraordinary mode lasing make challenging the optical design of this laser. Hence, VELM, a full 3D and vectorial VCSEL optical solver, is utilized to understand loss mechanisms and provide an optimized design.

Abstract: Using the optical feedback interferometry (OFI) technique, we demonstrated a miniaturized and compact sensor system based on a dedicated optical source for flowmetry at the micro-scale. In the system, polymer microlenses were integrated directly on a VCSEL (vertical-cavity surface-emitting laser) chip and the microfluidic channel chip surface using polymer-based micro-fabrication technologies. In particular, at a post-process stage, we integrated a collimation lens on a VCSEL chip of small dimensions (200 &micro, m &times, 200 &micro, 150 &micro, m). This process was enabled by the soft-printing of dry thick resist films and through direct laser writing technology. We performed flow rate measurements using this new compact system, with a conventional bulk glass lens configuration for system performance evaluation. A maximum 33 dB signal-to-noise ratio was achieved from this novel ultra-compact system. To our knowledge, this is the highest signal level achieved by existing OFI based flowmetry sensors.

Abstract: This study analyses the mechanical and crack growth behavior of woven carbon fiber reinforced plastics (CPRF) with embedded ceramic sensors. The material studied here is 3K-70-P carbon fiber plain weave with EPOLAM 2015® epoxy resin. The composite is manufactured with vacuum bagging procedure. Later on, the composite Mode I interlaminar fracture toughness (GIC) is calculated by means of double cantilever beam tests (DCB) for two layout configurations [0/90] and [±45] with and without embedded sensors. Results give an initial approach of the fracture behavior of an instrumented composite facing an interlaminar crack. The interlaminar fracture toughness for the instrumented specimens is lower compared to the noninstrumented coupons. The presence of the sensor and its wire connection has a considerable impact on the damage tolerance of the woven composite, where the sensors surroundings seem to be the more likely region to be affected by an interlaminar fracture.

Abstract: As a compact and simple sensing technique, optical feedback interferometry (OFI) can be a promising flowmetry method in various microfluidic applications. In this paper, OFI-based flowmetry sensor performance in a microscale flow scheme is studied theoretically and experimentally. An innovating model and different numerical methods are investigated, where the scattering light angle distribution is involved to predict the Doppler frequency distribution. For the first time, our model describes the influences of multiple OFI sensor system characteristics, such as flowing particle size, concentration, channel interface reflectivity and channel dimension, on the OFI signal spectral performances. In particular, a significant OFI signal level enhancement was achieved by deposing a high reflectivity gold layer on the rear channel interface due to the increased forward scattered light reflection. The consistent experimental validation associated with the simulations verifies this numerical simulation method&rsquo, s reliability. The numerical methods presented here provide a new tool to design novel microfluidic reactors and sensors.

Abstract: International audience; Photonic devices with wavelength tuning capabilities are investigated with the use of liquid crystal microcells monolithically integrated onto the surfaces of photodiodes or VCSEL fabricated on InP based materials. For these two devices, we demonstrated that the detected or emitted wavelength can be selected on a tuning range of more than 70 nm in the case of the photodiode, and of more than 20 nm in the case of VCSEL.

Abstract: International audience; Liquid crystal (LC) microcells monolithically integrated on the surface of InGaAs based photodiodes (PDs) are demonstrated. These LC microcells acting as tunable Fabry-Perot filters exhibit a wavelength tunability of more than 100 nm around 1550 nm with less than 10V applied voltage. Using a tunable laser operating in the S and C bands, photocurrent measurements are performed. On a 70 nm tuning range covered with a driving voltage lower than 7V, the average sensitivity for the PD is 0.4 A/W and the spectral linewidth of the LC filter remains constant, showing a FWHM of 1.5 nm. Finally, the emission spectrum from an Er-doped fiber is acquired by using this tunable PD as a micro-spectrometer.

Abstract: International audience; In this work, we report InGaAs based photodiodes integrating liquid crystal (LC) microcells resonant microcavity on their surface. The LC microcavities monolithically integrated on the photodiodes act as a wavelength selective filter for the device. Photodetection measurements performed with a tunable laser operating in the telecom S and C bands demonstrated a wavelength sweep for the photodiode from 1480 nm to 1560 nm limited by the tuning range of the laser. This spectral window is covered with a LC driving voltage of 7V only, corresponding to extremely low power consumption. The average sensitivity over the whole spectral range is 0.4 A/W, slightly lower than 0.6 A/W for similar photodiodes that do not integrate such a LC tunable filter. The quality of the filter integrated onto the surfaces of the photodiodes is constant over a large tuning range (70 nm), showing a FWHM of 1.5 nm.

Abstract: A simple technology is demonstrated for the wafer-scale fabrication of liquid-crystal (LC) microcells that can be integrated in active optoelectronic devices. Fabrication of 1.55- $\mu \text{m}$ tunable Fabry–Perot optical micro-filter arrays is achieved owing to the insertion of a single nanoimprinted polymer grating dedicated to LC alignment and to the soft thermal transfer of a dry thick resist film between two highly reflective mirrors. The filter exhibits a spectral tuning range of 102 nm with only 18 V applied, as well as negligible internal loss, which makes it suitable for being inserted in a laser cavity. This constitutes a key step toward the large-scale integration of widely tunable photonic devices such as vertical-cavity surface-emitting lasers using LC technology.

Abstract: International audience; Developing technical means in the aim to monitoring the state and the microstructural changes in high performances composite parts during their manufacturing has aroused the interest of several researchers and companies. Here it is proposed to use the composite laminated part itself as a sensor of the changes occurring in its own microstructure during curing owing to electrical impedancemetry. A new and detailed modelling of 3D electrical behaviour of unidirectional (U.D.) carbon/epoxy composite is settled considering inter-plies and intra-plies conduction. Electrical impedance (Z) measurement performed on composites laminates during their curing enabled a full characterisation of a U.D. single ply as well as an 8 plies laminate. Changes recorded in Z are next successfully correlated to composite thermoset matrix viscosity, gelation and vitrification showing thus the power of impedancemetry.

Abstract: International audience; This study aims at focusing a laser beam at the center of a microfluidic channel for optical bio-sensing applications thanks to the collective integration of tunable microlens arrays on VCSELs devices. High aspect-ratio polymer-based MOEMS are successfully fabricated on small-sizedsamples using thick dry photoresist films. Such dry films are easier to use and less expensive than standard thick SU-8 and can be efficiently stacked on fragile GaAs samples using a soft-thermal-printing technique. By combining double UV exposure and planar metallization, uniform fabrication of MOEMS arrays is enabled and fabricated devices exhibit reproducible electro-thermal behavior.

Abstract: International audience; Optical feedback interferometry (OFI) applied to microscale flow sensing is studied theoretically and experimentally. A new model is investigated that predicts the OFI signal. This model is based on the Lang-Kobayashi equations and highlights the importance of the laser beam propagation and the laser-particle scattering performances. For the first time, the angle distribution of the scattered light is involved in the model. The model evaluates the impact on the OFI signal of the light propagation in the micro-scale channel geometry. The flow rate measurement shows good agreement with the model.

Abstract: International audience; A method called " soft thermal printing " (STP) was developed to ensure the optimal transfer of 50-µm-thick dry epoxy resist films (DF-1050) on small-sized samples. The aim was the uniform fabrication of high aspect ratio polymer-based MOEMS (micro-optical-electrical-mechanical system) on small and/or fragile samples, such as GaAs. The printing conditions were optimized, and the resulting thickness uniformity profiles were compared to those obtained via lamination and SU-8 standard spin-coating. Under the best conditions tested, STP and lamination produced similar results, with a maximum deviation to the central thickness of 3% along the sample surface, compared to greater than 40% for SU-8 spin-coating. Both methods were successfully applied to the collective fabrication of DF1050-based MOEMS designed for the dynamic focusing of VCSELs (vertical-cavity surface-emitting lasers). Similar, efficient electro-thermo-mechanical behaviour was obtained in both cases. 2

Abstract: In microfluidics applications such as biology and chemistry, for which lab-on-chip and microreactors have been developed, the temperature control through a microchannel is of first interest. In this paper, we present a simple and generic technology for thermal sensing applications based on the fabrication of polysilicon diodes that can be implemented either on silicon, fused silica or silicon carbide substrates. Thermal sensitivities were characterized and as a first experimental approach a dedicated set-up was developed for the temperature measurement of a water flow through a SU-8 microchannel.

Abstract: International audience; Optical feedback interferometry (OFI) performance for microscale-flow sensing is studied theoretically and experimentally. A new numerical modeling approach for OFI flow meter spectrum reproduction is presented in this work to study the optical effect on the signal due to the micro-scale channel geometry. Two well-defined frequency peaks are found in the OFI spectrum, this phenomenon can be attributed to the reflection of the forward scattered light on the channel rear interface. The flow rate measurement shows good accuracy over a range of fluid velocities from 16.8 mm/s to 168 mm/s, thus providing a promising tool to study and to optimize the OFI microfluidic sensor system.

Abstract: International audience; In this work, tunnelling junction sensors (TJS) are proposed for monitoring the curing of Carbon Fibre Reinforced Plastic (CFRP). Tunnelling junction sensors are very sensitive to temperature changes; therefore they are suitable for this application. TJS are manufactured by Low-Pressure Chemical Vapour Deposition (LPCVD) and electronically characterized to obtain their V(I) diagram. One sensor is embedded on a carbon\textendashepoxy plate for measuring temperature evolution during composite\textquoterights autoclave cycle. By means of a temperature\textendashvoltage\textendashtime curve, the evolution of sensor\textquoterights signal related to temperature changes can be tracked. The main goals are to verify the viability to apply this technology to composite\textquoterights curing process and to provide a first approach of the initial state of the composite plate by verifying the temperatures at each curing stage. Both purposes were achieved and help to better understand the composite polymerization process, which has a strong influence on the composite\textquoterights mechanical performance.

25. Management of the electrical injection uniformity in broad-area top-emitting VCSELs

Abstract: The electrical properties of broad-area 850 nm top emitting VCSELs have been investigated in order to improve carrier injection uniformity in their active zone. First, we have demonstrated using an electrical simulation tool that a multi-point localized injection design associated with a spreading layer at the top of the device (ITO) can lead to a significant improvement of carrier injection and on its spatial distribution. Secondly, the electrical contrast achievable by applying this method with localized etchings has been experimentally measured. Finally, stripe-shaped devices with output power up to 50 mW in a continuous-wave operation at room temperature have been demonstrated.

Abstract: We have investigated experimentally the optical behaviour of a Vertical-Cavity Surface-Emitting Lasers (VCSEL) when it is used as a lateral waveguide. This provides a better understanding of the mechanisms involved in VCSEL optical power monitoring by integrated lateral detection. The lateral optical spectra as well as the waveguide transmission spectrum have been measured. Their analysis and comparison demonstrate that the lateral signal is mostly coming from the spontaneous emission escaping laterally from the VCSEL and that light is filtered during the propagation and detection processes. This allows us to explain previous results obtained in two different configurations of lateral detection. These results are useful to optimize the lateral detection performances for concrete applications in monitoring or telemetry systems.

Abstract: An EC funded MicroPyros project has permitted to develop the technologies to fabricate, assemble and command solid propellant microthrusters arrays for thrusts of a few of milli Newtons The prototype built for space application has 100 individually addressed ∅ 1.5 mm × 1.5 mm thrusters on 576 mm2. Nozzles’ throats are 250 μm and 500 μm. This paper reviews the prototype structure and details the final processes for the fabrication and assembling. This paper presents also a new addressing technology based on polysilicon threshold elements used for the addressing and heating of each thruster in the array. With polysilicon threshold element, ignition success is of 100% with an input power of 250 mW using a zirconium perchlorate potassium (ZPP) material. Then, the combustion of a glycidyle azide polymer (GAP) is sustained in the chamber and generate thrusts in the range of 0.3–2.3 mN depending of the micronozzle dimension.

Abstract: In this paper, we discuss the design, fabrication, and characterization of electrothermally actuated polymer-based microoptical electromechanical microsystems (MOEMS) for active microoptics in vertical cavity surface emitting laser (VCSEL) devices. We describe in particular the principle of a SU8-based MOEMS designed for single-mode VCSEL beam active focusing. The ultimate objective is the realization of parallel compact optical scanners for sensing applications using collective and low-cost technologies. After discussing the advantages of the epoxy resist SU-8 for fabricating an integrated movable lens on active optical devices, we present our latest advances in technology for ensuring precise MOEMS fabrication on small III–V samples and for achieving accurate alignment of lenses on suspended circular membranes. Finally, we present our first results on the beam focusing of multimode VCSELs, which demonstrate the feasibility of our approach and could provide new insights in the MEMS-VCSEL field.

29. Influence of the electrical parameters on the input impedance of a fractal structure realised on silicon

Abstract: We study here samples having “fractal tree” patterns. The frequency response analysis of their input impedance “ Z in ” has revealed the existence of a frequency band in which the input impedance Z in ≈( iω ) η , η being a fraction. The argument of Z in is constant, situated between 0 and −π/2 and called constant phase angle. This zone depends on the number of iterations for the patterns concerned and on the magnitude of parameters R s , C p and R p of the electrical model. We demonstrate here another approach in the utilisation of deterministic fractal, from an electronic component angle. Obtained by microelectronical process, this component can be used in stabilizer circuit such as phase correctors. The manufacturing process employed has aided in mastering the technological aspects (conducting trace length, oxide thickness, plate surface) of parameters of the electrical model which play a very important role in the choice of the frequency range in which the fractal zone must intervene. The objective was attained in two phases. At first, in simulation where the technological parameters were adjusted to obtain the appropriate electrical magnitudes was followed by the component manufacture based on simulation results. After, electrical measurements were undertaken on those components.

Abstract: This paper presents an analysis of the influence of the active zone topology on the heat dissipation for GaAs devices. It highlights the influence of the width and the form factor on the thermal behavior of the device. It also shows the sensitivity of the thermal resistance to the increase of the dissipated power. For multi-cellular structures the impact of the thermal coupling between heat sources is studied.

31. Uniform fabrication of thick SU-8 patterns on small-sized wafers for micro-optics applications

Abstract: This paper reports on an alternative method for precise and uniform fabrication of 100μm-thick SU-8 microstructures on small-sized or non-circular samples. Standard spin-coating of high-viscosity resists is indeed known to induce large edge beads, leading to an air gap between the mask and the SU-8 photo-resist surface during UV photolithography. This results in a non uniform thickness deposition and in a poor pattern definition. This problem becomes highly critical in the case of small-sized samples. To overcome it, we have developed a soft thermal imprint method based on the use of a nano-imprint equipment and applicable whatever sample fragility, shape and size (from 2cm to 6 inches). After final photolithography, the SU8 pattern thickness variation profile is measured. Thickness uniformity is improved from 30% to 5% with a 5μm maximal deviation to the target value over 2cm-long samples.

32. 3D optimization of a polymer MOEMS for active focusing of VCSEL beam

Abstract: We report on the optimized design of a polymer-based actuator that can be directly integrated on a VCSEL for vertical beam scanning. Its operation principle is based on the vertical displacement of a SU-8 membrane including a polymer microlens. Under an applied thermal gradient, the membrane is shifted vertically due to thermal expansion in the actuation arms induced by Joule effect. This leads to a modification of microlens position and thus to a vertical scan of the laser beam. Membrane vertical displacements as high as 8μm for only 3V applied were recently experimentally obtained. To explain these performances, we developed a comprehensive tri-dimensional thermo-mechanical model that takes into account SU-8 material properties and precise MOEMS geometry. Out-of-plane mechanical coefficients and thermal conductivity were thus integrated in our 3D model (COMSOL Multiphysics). Vertical displacements extracted from these data for different actuation powers were successfully compared to experimental values, validating this modelling tool. Thereby, it was exploited to increase MOEMS electrothermal performance by a factor higher than 5.

Abstract: International audience; In this work, we present a comparative study of optimized AZO electrodes deposited by Atomic Layer Deposition (ALD) with commercial ITO in terms of electrical, optical and structural properties. Despite a lower figure of merit mainly due to a higher sheet resistance, AZO-based OLEDs are shown to present a current density five times higher than ITO-based ones for the same applied voltage. These AZO electrodes fabricated by ALD could thus be promising substitutes for conventional ITO anodes in organic electronic devices.

Abstract: International audience; We report on the improvement of a fabrication method for micro-optics integration on vertical semiconductor laser diodes (VCSELs). Our approach is based on microlens self-writing by the laser beam itself thanks to self-guided Near-Infra-Red photo-polymerization. Fabrication conditions have been optimized to control and take benefit of process sensitivity to oxygen quenching and to make possible the study of photo-chemical parameters influence on final tip geometry. The interest of this simple method for fabricating focused-beam VCSELs is finally discussed.

36. Réponse d'un échantillon métallique à structure fractale à une excitation électrique à fréquence variable

Abstract: Le grand interet suscite par les materiaux a structure fractale ces dernieres decennies nous a conduits a etudier tout particulierement le comportement electrique d'echantillons metalliques dont les motifs sont du type “Arbre fractal”. Les caracteristiques singulieres de ces structures telles l'autosimilarite et la dimension fractionnaire D f conferent des proprietes physiques particulieres a ces materiaux. L'analyse de ces structures est envisagee en realisant un condensateur de type MIS (Metal-Isolant-Semi-conducteur) dont une des armatures presente une dimension fractionnaire, l'autre est plane et l'isolant est un oxyde de silicium (SiO 2 ). Les simulations et les mesures effectuees ont permis de mettre en evidence sur l'impedance d'une telle structure, une evolution frequentielle etroitement correlee a la structure meme de l'echantillon. Ce comportement que l'on qualifiera par la suite de “fractal”, peut se resumer ainsi : soumis a une excitation electrique a frequence variable, cet echantillon se caracterise par une impedance complexe qui, a partir d'une frequence caracteristique, presente une phase constante c'est-a-dire que ses parties reelle et imaginaire ont la meme loi de dependance frequentielle. L'etude que nous presentons concerne d'une part, la mise en evidence de ce comportement et d'autre part, les conditions permettant d'ajuster la plage de frequence sur laquelle ce comportement apparait.

Abstract: Using three-dimensional modeling of the heat flow into the substrate, and taking into account the variation of thermal conductivity with temperature, we study the sensitivity of the thermal resistance RTH to parameters such as the substrate thickness, its nature (GaAs, Si, AlN or diamond), the topology of the power source (length and width) or even the power density. Thus, we show that the transfer of active GaAs layers onto a host substrate with a higher thermal conductivity such as Si, AlN or diamond is of greater interest than the thinning of the substrate. We developed an accurate electrothermal model for the AlGaAs/GaAs heterojunction bipolar transistor (HBT) allowing prediction of the static and mainly dynamic (RF) behavior at a high signal operating mode. We show that if the HBT layers are transferred onto a diamond substrate, a 50% gain in RF power can be expected at 10 GHz. Finally, we present the technological solutions investigated for the transfer and the heteroassembly of HBT active layers on substrates better suited for thermal dissipation.

38. The frequency response of a fractal photolithographic structure

Abstract: The interest in fractal materials structure in recent years paved the way for the study of the electrical behavior of metallic samples having 'fractal tree' patterns. The unique characteristics of these structures, such as the self-similarity and the fractional dimension D/sub f/, endow these materials with specific physical properties. The simulations and the measurements performed give evidence for the impedance of such a structure, a frequency response closely correlated with the sample structure itself and the so-called constant phase angle behavior of its phase. Indeed, during the characterization of the fractal sample in frequency, it is found that the real and the imaginary parts of the impedance obey the same law of variation beyond a certain frequency. This factor leads us to the relation (Z/sub e/)/(Z/sub e/)=tan (/spl theta/)=constant.

Abstract: International audience; This paper concerns the electrical characterization of T700/M21 unidirectional composite materials using sensors developed specifically for this study. It proposes a reliable and reproducible protocol for the characterization of the material during curing. Prior to the characterization, an analysis was carried out to assess the impact of parasitic access elements (resistance of the electrode/fibre interface or of the feed wire), which was reduced to a minimum by appropriate dimensioning of the electrodes. A study of the electrical conduction in relation to the direction of the fibres made it possible to establish a suitable approach to homogenized measurement of the material. Thermo-electric coupling by self-heating was also evaluated, with a view to obtaining measurements that were not influenced by this phenomenon. Finally, the use of electrical impedance spectral analysis allowed in-situ monitoring of the curing process. The results obtained are compared with those of a rheological analysis of the same material. These results highlight the value of the proposed protocol and demonstrate that, with the aid of these sensors, complete automation of the manufacturing process of composite structures is feasible (optimization of the cure cycle by real-time automatic control).

Abstract: Modelling of thermal effects of GaAlAs/GaAs HBTs d.c. and r.f. characteristics is presented. The thermal resistance value is determined experimentally and introduced in a model. Good agreement between measured results and those from modelling is demonstrated. The r.f. performance shows a good stability at high temperature (fmax is reduced by about 12% due to temperature rise). For the high signal mode, the simulation of a power amplifier at 3 GHz is also carried out with and without temperature effects.

Abstract: La variation du comportement electrique du materiau composite en cours de cuisson, depend etroitement des changements rheologiques et geometriques suivant les trois plans d’orthotropie. Cet article aborde la caracterisation geometrique de materiaux composites unidirectionnels T700/M21 en fonction des parametres du procede de mise en œuvre afin de modeliser son comportement electrique en temps reel de cuisson. Pour ce faire, une approche experimentale a ete developpee afin de suivre les variations des parametres geometriques suivants : fractions volumiques et surfaciques, parametres de percolation et epaisseurs, en tenant compte des differentes transitions rheologiques lors de cuissons a l’etuve. Des analyses microstructurales ont ete realisees pour definir les differentes lois decrivant les changements des parametres geometriques souhaites en fonction du temps de cuisson. Cela nous permettra par la suite de creer un modele electrique en resistance R( Ω) et en capacite C (F) pour estimer les variations de R( Ω) et C (F) en cours de cuisson. Dans ce contexte, on a propose d’etudier un modele de percolation estimant la variation du comportement electrique resistif du materiau composite lors de la cuisson en tenant compte des parametres geometriques les plus influents. Les resultats de ce modele ont ete confrontes a des mesures en resistance electrique realisees en temps reel de cuisson. Les premiers resultats sont satisfaisants et mettent en evidence l’influence significative des parametres microstructuraux sur le comportement electrique transverse du materiau composite.

Abstract: We propose and demonstrate an original concept of a near-field sensor using the optical feedback properties of a vertical cavity surface-emitting laser (VCSEL) as the detection principle. This is based on the monitoring perturbation induced in the laser cavity by the backscattered light coming from the specimen. Test images confirm the efficiency of the proposed scanning near-field optical microscopy (SNOM) and a solution for the integration of the proposed architecture is given.

Abstract: We report on design and fabrication of a VCSEL-based Micro-Optical-Electrical-Mechanical-System (MOEMS) suited for portable optical biosensors. It is based on a tunable polymer microlens directly integrated on the surface of the VCSEL laser device. We demonstrate that this method leads to a VCSEL focusing at a working distance of ∼300μm suitable for optical analysis in a microfluidic channel. Moreover, as the microlens can be vertically moved up to 8μm with an applied power of only 43 mW (3V), a dynamic scan of the laser spot is possible over 100μm. This integrated approach opens new insights for the use of VCSEL arrays in miniaturized optical sensors.

Abstract: International audience; Near infra-red (NIR) self-guided photo-polymerization is investigated in the context of micro-optics photo-fabrication on VCSELs (Vertical-Cavity Surface Emitting Lasers). We present the optimized process we have developed to allow for a collective fabrication on III-V devices wafers under real-time optical monitoring. The influence of photo-chemical parameters on final micro-elements dimensions is studied for two types of single mode 760nm VCSELs. The difference of the resulting tip shape between the two lasers is due to the strong differences of their emissions, as they are nicely reproduced by the computed near-field profiles. The tip shapes are also compared to those produced by the light emitted by an optical fiber and differences with VCSEL tips are discussed. Also the VCSEL characteristics with fabricated tips are discussed and found in good agreement with optical modeling.

Abstract: We report on a simple method for the collective fabrication of polymer tunable microlens arrays suitable for VCSEL active beam shaping. Its principle is based on a SU-8 suspended membrane, surmounted by a polymer microlens, and thermally actuated to achieve a vertical displacement of lens plane. SU-8 resist presents many advantages for MOEMS fabrication, as this resist allows for high aspect ratio patterns and high transparency. In addition, it exhibits a thermal expansion coefficient suitable for thermal actuation. Moreover, this kind of polymer MOEMS can be fabricated on VCSEL arrays with footprints as low as 5 00x500µm² enabling a rapid, low co st and wafer-scale integration technology. We have successfully fabricated this MOEMS on a glass substrate by means of a SU-8 double exposure method and we report on a vertical di splacement of 8µm under an applied power of 43mW (3V). A good agreement with the theoretical thermo-mechanical behavi or is found. Moreover, optical measurem ents of microlens focus displacement under actuation are presented. We evaluate analytically the focus properties of the system under coherent laser illumination, using the classical ABCD matrix formalism of Gaussian transformation optics. The same approach enables one to assess its tolerance to opto-geometrical parameters, such as refractive index or dioptre curvature. As a wide range of initial gaps between the membrane and the substrate can be chosen, this MOEMS technology opens new insights for dynamic control of VCSEL beam or for tunable VCSELs fabrication. Abstract: We present recent results on the integration of polymer microlenses on single mode Vertical-Cavity Surface-Emitting Lasers (VCSELs) to achieve output beam control. We describe in particular low cost and collective fabrication methods developed to allow for a self-alignment of the lens with the laser source. These approaches are based either on surface tension effects or on a self-writing process using novel Near Infra-Red (NIR) photopolymers. Results on beam collimation at 850nm are presented and compared to a fully vectorial and three-dimensional optical model that takes into account the complete geometry of laser resonator is used. Results on short distance focusing using self-aligned microtips are presented. Considerations to achieve an active beam control by means of polymer-based MEMS (Micro-electro-mechanical System) are also discussed. Potential applications may concern the improvement of VCSEL insertion in optical interconnects or sensing systems, as well as the fabrication of optical micro-probes for near-field microscopy.

Abstract: National audience; This article concerns the electrical characterization of T700/M21 unidirectional composite materials during the cure with sensors developed for the purpose. It proposes a reliable and reproducible protocol for the characterization of the material during curing. An analysis is carried out to assess the impact of parasitic access elements, which is reduced to a minimum by appropriate dimensioning of the electrodes. A study of the electrical conduction in relation to the direction of the fibres made it possible to establish a suitable approach to homogenized measurement of the material. The use of electrical impedance spectral analysis allows in-situ monitoring of the curing process. The results obtained are compared with those of a rheological analysis of the same material and highlight the value of the proposed protocol.

Abstract: Numerous studies have shown the influence of parasitic elements, particularly emitter access resistance and inductance, on HBTs DC and dynamic performances. Instead the achievement of low specific contact resistances, the apparent emitter resistance presents high values. To explain this discrepancy the longitudinal distribution of the emitter current has been investigated by using a distributed DC-model, taking into account the metal layers resistance of the different contacts. Thus it is shown that only the emitter contact parameters act on the non equipotentiality along the structure.

Abstract: Beam control of VCSELs (Vertical Cavity Surface Emitting Lasers) is a key topic to integrate these laser diodes in microsystems for instrumentation or biomedical application [1]. We report here on a simple method to control dynamically the beam shape of VCSELs devices. Our approach is based on an electro-thermal actuator including a polymer membrane, a heating electrode and a polymer microlens (fig.1 a). The operation principle is the following: the laser beam waist position can be tune thanks to the membrane vertical displacement induced by varying the applied current. Optical and thermo-mechanical optimizations of membrane geometry have been carried out. These studies point out that a vertical deflection of 2µm should be obtained with a thermal gradient of 100°C [2], leading to a corresponding waist displacement of few hundred microns.
