8. Numerical Modeling of Oxide and Interface Charge Buildup in Field Oxide Transistors During Irradiation and Annealing

Abstract

The response of n-channel field-oxide field-effect transistors (FOXFETs) exposed to ionizing radiation and annealing is reproduced using a physics-based numerical model that includes the microscopic processes leading to hole capture/ neutralization and generation of interface traps. The results show that a distribution for the proton emission rate has to be considered to reproduce the threshold voltage evolution with dose, and density of interface traps trends at both short and long post-irradiation annealing times if direct release is considered as the mechanism responsible for proton production. This result may suggest a failure of the usual simple drift-diffusion model for proton transport across SiO2 in total dose models, or a limitation of our model based on some processes that were neglected in the first approach, such as hydrogen cracking as a secondary mechanism for proton production.

Abstract

Simple Summary Apart from genetic changes, cancer is characterized by epigenetic alterations, which indicate modifications in the DNA (such as DNA methylation) and histones (such as methylation and acetylation), as well as gene expression regulation by non-coding (nc)RNAs. These changes can be used in biological fluids (liquid biopsies) for diagnosis, prognosis and prediction of cancer drug response. Although these alterations are not widely used as biomarkers in the clinical practice yet, increasing number of commercial kits and clinical trials are expected to prove that epigenetic changes are able to offer valuable information for cancer patients. Early alterations in cancer include the deregulation of epigenetic events such as changes in DNA methylation and abnormal levels of non-coding (nc)RNAs. Although these changes can be identified in tumors, alternative sources of samples may offer advantages over tissue biopsies. Because tumors shed DNA, RNA, and proteins, biological fluids containing these molecules can accurately reflect alterations found in cancer cells, not only coming from the primary tumor, but also from metastasis and from the tumor microenvironment (TME). Depending on the type of cancer, biological fluids encompass blood, urine, cerebrospinal fluid, and saliva, among others. Such samples are named with the general term "liquid biopsy" (LB). With the advent of ultrasensitive technologies during the last decade, the identification of actionable genetic alterations (i.e., mutations) in LB is a common practice to decide whether or not targeted therapy should be applied. Likewise, the analysis of global or specific epigenetic alterations may also be important as biomarkers for diagnosis, prognosis, and even for cancer drug response. Several commercial kits that assess the DNA promoter methylation of single genes or gene sets are available, with some of them being tested as biomarkers for diagnosis in clinical trials. From the tumors with highest incidence, we can stress the relevance of DNA methylation changes in the following genes found in LB: SHOX2 (for lung cancer); RASSF1A, RARB2, and GSTP1 (for lung, breast, genitourinary and colon cancers); and SEPT9 (for colon cancer). Moreover, multi-cancer high-throughput methylation-based tests are now commercially available. Increased levels of the microRNA miR21 and several miRNA- and long ncRNA-signatures can also be indicative biomarkers in LB. Therefore, epigenetic biomarkers are attractive and may have a clinical value in cancer. Nonetheless, validation, standardization, and demonstration of an added value over the common clinical practice are issues needed to be addressed in the transfer of this knowledge from "bench to bedside".

Abstract

This work proposes a new measurement technique to extend the dose range of MOS dosimeters. The technique consists on alternating stages of positive oxide charge buildup with stages of radiation induced charge neutralization, maintaining a uniform sensitivity along the whole measurement. The technique was applied with 70 nm MOS dosimeters, extending the dose measurement range from less than a kilogray to more than 675 kGy without showing wear effects. An initial saturation of interface traps creation ensures repeatability in the responses. Index Terms--Dosimetry, gamma rays, MOS devices, radiation effects.

Abstract

Charge trapping dynamics induced by exposition to γ-ray (60Co) radiation and bias switching in MOS capacitors with atomic layer deposited Al2O3 as insulating layer was studied. Electrical characterization prior to irradiation showed voltage instabilities due to electron tunneling between the substrate and preexisting defects inside the dielectric layer. Real-time capacitance-voltage (C-V) measurements during irradiation showed two distinct regimes: For short times, the response is strongly bias dependent and linear with log(t), consistent with electron trapping/detrapping; for long times, the voltage shift is dominated by the radiation-induced hole capture being always negative and linear with dose. A simple model that takes into account these two phenomena can successfully reproduce the observed results. [ABSTRACT FROM AUTHOR]

Abstract

The aim of the study was to evaluate the student satisfaction at the last semester of technical college in Administration and Accounting, and compare two institutions - public and private - of Santa Maria, Rio Grande do Sul, and the course chosen, care, training of teachers, teaching methods, attitude, content and infrastructure. Data were collected through a proposed modified Kano questionnaire. The results show that, in the private institution, attributes lab printing and modernity of computer labs have the greatest impact on student satisfaction. In public institution, the attribute lab printing and teacher updating are considered the greatest impact on satisfaction. In general terms, the Index of American Customer Satisfaction - ACSI -, considering the 19 attributes of this study shows that the private institution has an index of 51.6%, while the public shows a higher rate of 62.1%. Finally, the research shows a greater satisfaction of students in public technical institution, while in private institution sets up a duality between education, human resources and infrastructure. Abstract

This work presents a numerical model that allows the estimation of total ionizing dose effects in floating gate devices. The numerical model algorithm is based in a cluster of widely accepted models of the underlying physical phenomena involved in radiation effects on MOS structures. Unlike previously reported models, in addition to the trapping in the floating gate, this work considers a layer of trap centers close to the semiconductor-insulator interface. Abstract

We studied the γ-ray (60Co) radiation response of MOS capacitors with an atomic layer deposited Al2O3 as insulating layer up to a total dose of 6.2 kGy. Preirradiation electrical characterization showed a voltage instability for samples with an n-type substrate due to tunneling transitions between the substrate and preexisting defects inside the dielectric layer. No instability was observed in the case of p-type samples, aming them suitable for the study of the radiation effects in these devices. With respect to the radiation response, real-time capacitance-voltage (C-V) measurements showed a monotonic shift of the C-V characteristic towards negative voltages, indicating and increase of the positive trapped charge with dose, which accords with previous results in the literature. From this results the fraction of generated holes that is captured in a trap could be calculated, resulting in a value of 30%, what suggests a high trapping efficiency. Moreover, from the stretch-out of the C-V curve, an increase in the Si/Al2O3 interface trap density was observed up to 4 kGy when saturation occurred. [ABSTRACT FROM PUBLISHER]
