Gate currents of ultrashort metal oxide semiconductor field effect transistors (MOSFETs) were calculated based on microscopic data acquired during Monte Carlo device simulation. The study aims to examine the lateral distributions of the currents and their densities. Results indicated that the maximum gate current is meant for one of the two static points of complementary metal oxide semiconductor inverters which causes standby power consumption.

In this work, we investigate the transport properties of devices made of graphene strained heterochannels. Due to the effects of local strain on the band structure, the Klein tunneling is strongly suppressed and transport gaps can appear in the unstrained/strained graphene junctions. The gap regions can be modulated in k-space and in energy by strain and doping engineering, respectively. We show that these effects can be exploited to achieve a strong negative differential conductance (NDC) in single gate-induced barrier structures and in p-n junctions. When the local strain is suitably applied, the peak-to-valley ratio (PVR) of the current-voltage characteristics can be as high as a few hundred. The dependence of NDC effect on structure parameters is investigated systematically. In particular, a strong NDC is obtained in single barrier structures with large strained region, while the PVR is not strongly sensitive to the transition length in p-n junctions. The low thermal budget technology is widely used for the manufacture of thin-base-integrated bipolar transistor. We present a theoretical study of the behavior of basic CMOS/SOI inverter and static memory cell struck by an energetic ion. This work is based on 3D Monte Carlo device simulation. CMOS cells are made up of ultra-thin SOI film 0.25 [[micro]meter] MOSFETs without body ties operating in fully-depleted mode. The ion track is simulated by electron-hole pairs generation with an energy of 1 eV for each carrier. We took a particular care to quantify file radiation effect as a function of Linear Energy Transfer (LET) of file ion. After irradiation of the off-state N-MOS of the inverter, electrons in excess are drained-off by source and drain contacts. Due to the lack of hole contact, excess holes tend to remain accumulated in the channel initiating a parasitic bipolar transistor mechanism. The electron current, flowing from source to drain, discharges the output capacitor, which result in a transient upset. The recovery time is then controlled by recombination of excess holes. For memory cell, even after recombination of excess holes stored in the channel, the return m initial logic state could not be achieved, which constitutes a definitive single event upset (SEU). As this would occur for LET as low as 3 MeV.[cm.sup.2].[mg.sup.-1], hardening techniques for 0.25 [[mirco]meter] CMOS/SOI devices are finaly discussed.

In the ANRS French Perinatal Cohort, we compared outcomes in 830 HIV1-exposed infants who received either nevirapine (NVP) or zidovudine postnatal prophylaxis. At 1 month, anemia grade ≥2 was less frequent on NVP than zidovudine (2.9% vs. 8.0%; P= 0.01), favoring the use of NVP as a first choice prophylaxis in infants at low risk of HIV acquisition.

Abstract Background Usher syndrome (USH) combines sensorineural deafness with blindness. It is inherited in an autosomal recessive mode. Early diagnosis is critical for adapted educational and patient management choices, and for genetic counseling. To date, nine causative genes have been identified for the three clinical subtypes (USH1, USH2 and USH3). Current diagnostic strategies make use of a genotyping microarray that is based on the previously reported mutations. The purpose of this study was to design a more accurate molecular diagnosis tool. Methods We sequenced the 366 coding exons and flanking regions of the nine known USH genes, in 54 USH patients (27 USH1, 21 USH2 and 6 USH3). Results Biallelic mutations were detected in 39 patients (72%) and monoallelic mutations in an additional 10 patients (18.5%). In addition to biallelic mutations in one of the USH genes, presumably pathogenic mutations in another USH gene were detected in seven patients (13%), and another patient carried monoallelic mutations in three different USH genes. Notably, none of the USH3 patients carried detectable mutations in the only known USH3 gene, whereas they all carried mutations in USH2 genes. Most importantly, the currently used microarray would have detected only 30 of the 81 different mutations that we found, of which 39 (48%) were novel. Conclusions Based on these results, complete exon sequencing of the currently known USH genes stands as a definite improvement for molecular diagnosis of this disease, which is of utmost importance in the perspective of gene therapy.

225. Agenda-Setting for COVID-19: A Study of Large-Scale Economic News Coverage Using Natural Language Processing

Over the past two years, organizations and businesses have been forced to constantly adapt and develop effective responses to the challenges of the COVID-19 pandemic. The acuteness, global scale and intense dynamism of the situation make online news and information even more important for making informed management and policy decisions. This paper focuses on the economic impact of the COVID-19 pandemic, using natural language processing (NLP) techniques to examine the news media as the main source of information and agenda-setters of public discourse over an eight-month period. The aim of this study is to understand which economic topics news media focused on alongside the dominant health coverage, which topics did not surface, and how these topics influenced each other and evolved over time and space. To this end, we used an extensive open-source dataset of over 350,000 media articles on non-medical aspects of COVID-19 retrieved from over 60 top-tier business blogs and news sites. We referred to the World Economic Forum’s Strategic Intelligence taxonomy to categorize the articles into a variety of topics. In doing so, we found that in the early days of COVID-19, the news media focused predominantly on reporting new cases, which tended to overshadow other topics, such as the economic impact of the virus. Different independent news sources reported on the same topics, showing a herd behavior of the news media during this global health crisis. However, a temporal analysis of news distribution in relation to its geographic focus showed that the rise in COVID-19 cases was associated with an increase in media coverage of relevant socio-economic topics. This research helps prepare for the prevention of social and economic crises when decision-makers closely monitor news coverage of viruses and related topics in other parts of the world. Thus, monitoring the news landscape on a global scale can support decision-making in social and economic crises. Our analyses point to ways in which this monitoring and issues management can be improved to remain alert to social dynamics and market changes.

Abstract Background Primary-HIV-1-infection in newborns that occurs under antiretroviral prophylaxis that is a high risk of drug-resistance acquisition. We examine the frequency and the mechanisms of resistance acquisition at the time of infection in newborns. Patients and Methods We studied HIV-1-infected infants born between 01 January 1997 and 31 December 2004 and enrolled in the ANRS-EPF cohort. HIV-1-RNA and HIV-1-DNA samples obtained perinatally from the newborn and mother were subjected to population-based and clonal analyses of drug resistance. If positive, serial samples were obtained from the child for resistance testing. Results Ninety-two HIV-1-infected infants were born during the study period. Samples were obtained from 32 mother-child pairs and from another 28 newborns. Drug resistance was detected in 12 newborns (20%): drug resistance to nucleoside reverse transcriptase inhibitors was seen in 10 cases, non-nucleoside reverse transcriptase inhibitors in two cases, and protease inhibitors in one case. For 9 children, the detection of the same resistance mutations in mothers' samples (6 among 10 available) and in newborn lymphocytes (6/8) suggests that the newborn was initially infected by a drug-resistant strain. Resistance variants were either transmitted from mother-to-child or selected during subsequent temporal exposure under suboptimal perinatal prophylaxis. Follow-up studies of the infants showed that the resistance pattern remained stable over time, regardless of antiretroviral therapy, suggesting the early cellular archiving of resistant viruses. The absence of resistance in the mother of the other three children (3/10) and neonatal lymphocytes (2/8) suggests that the newborns were infected by a wild-type strain without long-term persistence of resistance when suboptimal prophylaxis was stopped. Conclusion This study confirms the importance of early resistance genotyping of HIV-1-infected newborns. In most cases (75%), drug resistance was archived in the cellular reservoir and persisted during infancy, with or without antiretroviral treatment. This finding stresses the need for effective antiretroviral treatment of pregnant women.

Electro-thermal effects become one of the most critical issues for continuing the downscaling of electron devices. To study this problem, a new efficient self-consistent electron-phonon transport model has been developed. Our model of phonon Boltzmann transport equation (pBTE) includes the decay of optical phonons into acoustic modes and a generation term given by electron-Monte Carlo simulation. The solution of pBTE uses an analytic phonon dispersion and the relaxation time approximation for acoustic and optical phonons. This coupled simulation is applied to investigate the self-heating effects in a 20 nm-long double gate MOSFET. The temperature profile per mode and the comparison between Fourier temperature and the effective temperature are discussed. Some significant differences occur mainly in the hot spot region. It is shown that under the influence of self-heating effects, the potential profile is modified and both the drain current and the electron ballisticity are reduced because of enhanced electron-phonon scattering rates. Abstract Background Ocular albinism type 1 (OA1) is an X-linked ocular disorder characterized by a severe reduction in visual acuity, nystagmus, hypopigmentation of the retinal pigmented epithelium, foveal hypoplasia, macromelanosomes in pigmented skin and eye cells, and misrouting of the optical tracts. This disease is primarily caused by mutations in the OA1 gene. Methods The ophthalmologic phenotype of the patients and their family members was characterized. We screened for mutations in the OA1 gene by direct sequencing of the nine PCR-amplified exons, and for genomic deletions by PCR-amplification of large DNA fragments. Results We sequenced the nine exons of the OA1 gene in 72 individuals and found ten different mutations in seven unrelated families and three sporadic cases. The ten mutations include an amino acid substitution and a premature stop codon previously reported by our team, and eight previously unidentified mutations: three amino acid substitutions, a duplication, a deletion, an insertion and two splice-site mutations. The use of a novel Taq polymerase enabled us to amplify large genomic fragments covering the OA1 gene. and to detect very likely six distinct large deletions. Furthermore, we were able to confirm that there was no deletion in twenty one patients where no mutation had been found. Conclusion The identified mutations affect highly conserved amino acids, cause frameshifts or alternative splicing, thus affecting folding of the OA1 G protein coupled receptor, interactions of OA1 with its G protein and/or binding with its ligand.

Objectif : L’objectif de cette revue est d’identifier les corrélats anatomo-fonctionnels cérébraux lors d’un traitement par clozapine (CLZ) ainsi que les marqueurs anatomo-fonctionnels prédictifs de la réponse à la CLZ.Méthodes : Nous avons réalisé une revue systématique de la littérature avec les bases de données MEDLINE et Web of Science afin d’identifier et d’examiner toutes les études longitudinales en neuroimagerie investiguant l’impact cérébral de la CLZ.Résultats : 30 études ont été incluses et analysées. La CLZ induit une diminution du volume et de la perfusion dans les noyaux gris centraux chez les patients répondeurs. Un plus grand volume de substance grise et perfusion dans ces structures avant l’instauration de la CLZ étaient associés à une meilleure réponse au traitement. La diminution de volume et de perfusion au niveau du cortex préfrontal (CPF) est observée malgré l’instauration de CLZ mais de façon moins importante chez les patients sous CLZ que chez les patients sous antipsychotiques typiques. Un plus grand volume au niveau du CPF avant l’instauration de la CLZ est associé à une meilleure réponse clinique dans la majorité des études. Enfin, la CLZ semble induire une réduction des altérations au niveau de la substance blanche.Conclusion : Les corrélats anatomo-fonctionnels de la CLZ différent de ceux des autres antipsychotiques avec une action spécifique de la CLZ au niveau des ganglions de la base et du CPF pouvant participer à sa supériorité en termes de réponse clinique. Plusieurs données cliniques et d’imagerie conduisent à l’hypothèse d’un meilleur pronostic associé à une instauration plus rapide de la CLZ.

Afin d'aider les autorités sanitaires françaises à déterminer un tarif adéquat pour le séquençage du génome pour l'analyse en solo (GSS) et pour l'analyse en trio (GST), nous avons estimé le coût unitaire d'une analyse diagnostique de la DI reposant sur le séquençage du génome.

We investigate the transport characteristics of monolayer graphene p-n junctions by means of the nonequilibrium Green's function technique. It is shown that due to the high interband tunneling of chiral fermions and a finite bandgap opening when the inversion symmetry of the graphene plane is broken, a strong negative-differential-conductance behavior with a peak-to-valley ratio as large as a few tens can be achieved even at room temperature. The phonon dispersion and the vibrational density of states (VDOS) of graphene nanoribbons (GNR) of various widths and edge shapes are calculated using the force constant model including the fifth-nearest neighbor atoms. Among typical graphene peaks like E2g (or G) and D peaks, several distinctive ribbon peaks are identified in the VDOS depending on the edge shape. According to our calculation, the edge nature of a GNR can be identified by several characteristic peaks in the VDOS: many out-of-plane edge localized modes are detected at about 630 cm-1 in armchair GNRs and many in-plane edge modes are detected at about 480 cm-1 in zigzag GNRs. In mixed-edge GNRs the intensity of these peaks is strongly correlated to the armchair-to-zigzag edge ratio. [ABSTRACT FROM AUTHOR]

We investigate the transport properties of p+/p junctions based on zigzag-edge graphene strips by means of numerical quantum simulation. The p+ and p domains are created by field effect using appropriate gate electrodes. A negative differential resistance behavior is predicted regardless of the evenness/oddness of the zigzag line number of the ribbon with peak-to-valley current ratio reaching the value of 10 at room temperature. Besides the role of the parity selective rule, the phenomenon is explained as resulting from the suppression of the coherent transition due to the mismatch of modes in the left and right sides of the junction. The influence of various factors governing the peak-to-valley current ratio is analyzed. We report a microscopic investigation of the spectrum of voltage fluctuations in nanometric n-Si layers. Theory makes use of a Monte Carlo simulator self-consistently coupled with a two-dimensional Poisson solver. We consider layers of variable thickness W in the range of 2–100 nm and variable length L in the range of 10–1000 nm embedded in an external dielectric medium. Calculations are performed at T=300 K for different doping levels and in the presence of an applied voltage of increasing strength. The spectra are found to exhibit peaks centered on the terahertz region. For W≥100 nm and carrier densities of 5×10
17 and 5×1018 cm-3 , the frequency peaks agree with the value of the three dimensional plasma frequency. For W≤100 nm, the results exhibit a plasma frequency that depends on L, thus implying that the oscillation mode is dispersive. The corresponding frequency covers a wide range of values of 0.2–10 THz and is in agreement with the values of the two-dimensional plasma frequency predicted by existing analytical models. At sufficiently high voltages, the two-dimensional plasma peak is washed out and we observe the onset of a peak in the subterahertz region which is associated with transit time instabilities induced by current saturation conditions. Using the nonequilibrium Green’s function theory, transport properties of nanoscale graphene structures deposited on a SiO2/Si substrate have been investigated taking into account the influence of both lattice defects and charged impurities. The calculation argues the metallic lead-graphene coupling responsible for the asymmetric transport of electrons and holes, and shows that the conductivity is generally suppressed by these scattering processes. However, at the charge neutrality point, the screening seems to weaken such a suppression, leading to the minimum conductivity value of 4e2/πh even for the impurity density higher than 1012 cm-2, while it is strongly diminished to zero for the vacancy density of 1011 cm-2. Using the nonequilibrium Green’s function method, gate current characteristics are investigated for nanometer-scaled double-gate metal-oxide-semiconductor field-effect transistor. The mode-space approximation is, at the first stage of the calculation, used to obtain self-consistently the potential profile and the charge distribution in the structure. This solution is then used to solve the two-dimensional transport equation to extract the desired quantities. In addition to the dependence of the gate-leakage current on the gate bias and on the oxide thickness, our calculation shows the oscillation behavior of the leakage current versus the drain voltage. It is explained as the result of the strong quantization of electronic states inside the device, giving a resonant-like character to the tunneling of charges from source and drain contacts to the gates. The fully self-consistent nonequilibrium Green’s function approach to quantum transport is developed to investigate one-dimensional nanoscale devices. Numerical calculations performed for resonant tunneling diodes of different designs and at different temperatures show reasonable results for the potential and electron density profiles, as well as for the transmission coefficient and the current-voltage characteristics. The resonant behavior is discussed in detail with respect to the quantum-well width, the barrier thickness, and the temperature. It is also shown that the current noise spectral density can be straightforwardly calculated for both the coherent and the sequential tunneling models. In qualitative agreement with experiments, the obtained results highlight the role of charge interaction, which causes a fluctuation of the density of states in the well and therefore a noise enhancement in the negative differential conductance region. Aim:Explore the possible association between clinical factors and genetic variants of the dopamine pathways and negative symptoms. Materials & methods:Negative symptoms were assessed in 206 patients with schizophrenia using the Arabic version of the self-evaluation of negative symptoms scale and the Positive and Negative Syndrome Scale. Genotyping for COMT, DRD2, MTHFRand OPRM1genes was performed. Results:Multivariable analysis showed that higher self-evaluation of negative symptoms scale scores were significantly associated with higher age, higher chlorpromazine-equivalent daily dose for typical antipsychotics and in married patients. Higher negative Positive and Negative Syndrome Scale scores were significantly associated with women and having the CT genotype for MTHFRc.677C>T (β = 4.25; p = 0.008) compared with CC patients. Conclusion:Understanding both clinical/genetic factors could help improve the treatment of patients.
