Abstract

The Mott transition from a dipolar excitonic liquid to an electron-hole plasma is demonstrated in a wide GaN/(Al,Ga)N quantum well at $T=7$K by means of spatially-resolved magneto-photoluminescence spectroscopy. Increasing optical excitation density we drive the system from the excitonic state, characterized by a diamagnetic behavior and thus a quadratic energy dependence on the magnetic field, to the unbound electron-hole state, characterized by a linear shift of the emission energy with the magnetic field. The complexity of the system requires to take into account both the density-dependence of the exciton binding energy and the exciton-exciton interaction and correlation energy that are of the same order of magnitude. We estimate the carrier density at Mott transition as $n_\mathrm{Mott}\approx 2\times 10^{11}$cm$^{-2}$ and address the role played by excitonic correlations in this process. Our results strongly rely on the spatial resolution of the photoluminescence and the assessment of the carrier transport. We show, that in contrast to GaAs/(Al,Ga)As systems, where transport of dipolar magnetoexcitons is strongly quenched by the magnetic field due to exciton mass enhancement, in GaN/(Al,Ga)N the band parameters are such that the transport is preserved up to $9$T., Comment: 15 pages 13 figures

Abstract

On-chip microlaser sources in the blue constitute an important building block for complex integrated photonic circuits on silicon. We have developed photonic circuits operating in the blue spectral range based on microdisks and bus waveguides in III-nitride on silicon. We report on the interplay between microdisk-waveguide coupling and its optical properties. We observe critical coupling and phase matching, i.e. the most efficient energy transfer scheme, for very short gap sizes and thin waveguides (g = 45 nm and w = 170 nm) in the spontaneous emission regime. Whispering gallery mode lasing is demonstrated for a wide range of parameters with a strong dependence of the threshold on the loaded quality factor. We show the dependence and high sensitivity of the output signal on the coupling. Lastly, we observe the impact of processing on the tuning of mode resonances due to the very short coupling distances. Such small footprint on-chip integrated microlasers providing maximum energy transfer into a photonic circuit have important potential applications for visible-light communication and lab-on-chip bio-sensors., Comment: 10 pages, 6 figures, supplementary: 6 pages, 8 figures

Abstract

International audience; Planar microcavities filled with active materials containing excitonic resonances host radiative exciton-polariton (polariton) modes with in-plane wave vectors within the light cone. They also host at least one mode that is guided in the cavity plane by total internal reflection and that is not radiatively coupled to the vacuum modes except through defects or sample edges. We show that polariton lasing mediated by polariton stimulated scattering can occur concomitantly in both types of modes in a microcavity. By adjusting the detuning between the exciton and the radiative photon mode one can favor polariton lasing either in the radiative or in the guided modes. Our results suggest that the competition between these two types of polariton lasing modes may have played a role in many previous observations of polariton lasing and polariton Bose-Einstein condensation.

Abstract

International audience; Nanophotonic circuits using group III-nitrides on silicon are still lacking one key component: efficient electrical injection. In this paper we demonstrate an electrical injection scheme using a metal microbridge contact in thin III-nitride on silicon mushroom-type microrings that is compatible with integrated nanophotonic circuits with the goal of achieving electrically injected lasing. Using a central buried n-contact to bypass the insulating buffer layers, we are able to underetch the microring, which is essential for maintaining vertical confinement in a thin disk. We demonstrate direct current room-temperature electroluminescence with 440 mW/cm 2 output power density at 20 mA from such microrings with diameters of 30 to 50 µm. The first steps towards achieving an integrated photonic circuit are demonstrated.

Abstract

International audience; In group-III nitride quantum wells, indirect excitons (IXs) are naturally formed because the electron-hole pair is separated along the growth (0001) axis by strong internal electric fields. These IXs therefore exhibit strong permanent dipole moments and extremely long radiative lifetimes (> 10µs). Previous extensive studies of IXs in GaAs-based, biased double quantum wells, at low temperatures, have emphasized promising properties: IXs can propagate over large distances, be controlled in-situ by light and external gate voltage, form cold and dense gases of interacting bosons, and may form collective quantum states of matter. Compared to IXs in arsenide heterostrutures, IXs in nitride QWs have much larger binding energies and smaller Bohr radii. This allows exploring IX propagation up to room temperature and over a range of exciton densities larger by two orders of magnitude. By using spatially- and time-resolved photoluminescence experiments we investigate the transport of dipolar excitons in GaN-(Al,Ga)N QWs, up to room-temperature, over distances of several tens of micrometers. Variations of conditions and comparison with models allow us to discuss the relative impacts on IX transport of important factors, such as disorder and exciton-exciton interaction.

Abstract

International audience; Light emission in polar group-III nitride quantum wells (QWs) optically pumped at densities significantly below the lasing threshold is usually interpreted in terms of excitons. Whereas thin GaN QWs with fast radiative lifetimes are employed in light-emitting devices, the excitons in thick QWs (typ. 7nm) are characterized by a non-zero dipole moment and long radiative lifetimes, due to the built-in electric field. These features result in many interesting properties of dipolar excitons: they can propagate over large distances and thus cool down to the lattice temperature before recombination, offering the possibility for studies of cold and dense gas of interacting bosons. In this context, two important issues must be addressed: the strength of the exciton-exciton interaction, and the excitonic Mott transition, that sets the maximum density of excitons. Combining spatially and time-resolved photoluminescence in different excitation geometries, we provide a set of experimental data showing that the emission linewidth is proportional to the emission energy in a wide range of carrier densities and temperatures. The proportionality coefficient is almost temperature independent. These results are compared to the existing data in various material systems and discussed in terms of the Mott transition and its criteria, exciton-exciton interaction and its possible contribution to the linewidth, as well as the role of disorder in the density-dependent emission spectra.

Abstract

We present a series of microdisk lasers realized within the same GaN-on-Si photonic platform scheme, and operating at room temperature under pulsed optical pumping over a broad spectral range extending over λ = 275 nm–470 nm. The III-nitride microdisks embed either binary GaN/AlN multiple quantum wells (MQWs) for UV operation, or ternary InGaN/GaN MQWs for violet and blue operation. This demonstrates the versatility of this nitride-on-silicon platform, and the realization on this platform of efficient active layers for lasing action over a 200 nm broad UV to visible spectral range. We probe the lasing threshold carrier density over the whole spectral range and found that it is similar whatever the emission wavelength for these Q > 1000 microdisk resonators with a constant material quality until quantum confined Stark effect takes over. The threshold is also found independent of microdisk diameters from 3 to 12 μm, with a β factor intermediate between the one of vertical cavity lasers and the one of small modal volume “thresholdless” lasers.

Abstract

International audience; Excitons in nitride quantum wells (QWs) are naturally indirect due to the strong internal electric field: electron and hole within such excitons are spatially separated, leading to strong dipole moments and long radiative lifetimes. Extensive studies of indirect excitons (IXs) in GaAs-based heterostructures have shown that a combination of these two features results in many interesting properties of IXs: they can propagate over large distances, can be controlled in-situ by light and external gate voltage, cool down to the lattice temperature before recombination, and form cold and dense gas of interacting bosons. Compared to traditional IXs in arsenide heterostrutures, IXs in GaN QWs have much larger binding energies and smaller Bohr radii. This allows exploring IX propagation up to room temperature, and over a much larger density range. Using spatially- and time-resolved photoluminescence experiments, we have investigated the exciton transport in a 7 nm-wide GaN single QW sandwiched between Al0.19Ga0.81N barriers. The IX emission is imaged, with spectral and temporal resolutions, along the sample plane. Therefore the corresponding spatial density profiles are obtained and monitored as a function of (i) temperature, (ii) the exciton density at the excitation spot, (iii) the substrate material (GaN vs Sapphire) and (iv) the excitation regime (continuous vs pulsed excitation) [F. Fedichkin et al., Phys. Rev. B 91, 205424 (2015)]. We provide a comprehensive analysis of the data combined with numerical modeling, and we show that the efficient propagation of IXs takes place in the high density regime where the in-plane disorder is efficiently screened by the dipole-dipole interaction. Under these latter conditions, exciton mobility is almost temperature-independent from 10K up to room temperature. This suggests that exciton-exciton interaction is by far the dominant scattering mechanism, compared to scattering by the interface disorder. However, the exciton transport is maintained up to 300K only in the QW that was epitaxially grown on a GaN substrate, since nonradiative processes dominate the transport in the case of a sapphire substrate, for which high densities of threading dislocations are present.We provide a detailed understanding of the physical mechanisms of IX transport and its temperature and density dependence, and we show that nitride-hosted IXs constitute a promising system for the formation of collective bosonic states in semiconductors. Abstract

We demonstrate phase-matched second harmonic generation in gallium nitride on silicon microdisks. The microdisks are integrated with side-coupling bus waveguides in a two-dimensional photonic circuit. The second harmonic generation is excited with a continuous wave laser in the telecom band. By fabricating a series of microdisks with diameters varying by steps of 8 nm, we obtain a tuning of the whispering gallery mode resonances for the fundamental and harmonic waves. Phase matching is obtained when both resonances are matched with modes satisfying the conservation of orbital momentum, which leads to a pronounced enhancement of frequency conversion.

Comprehensive analysis of the data combined with numerical modeling show that in GaN QWs efficient propagation of IX takes place in the high density regime where the in-plane disorder is efficiently screened by the dipole - dipole interaction. Under these conditions, exciton mobility is almost temperature-independent from 10 K up to room temperature. Abstract

International audience; We have developed a nanophotonic platform with microdisks using epitaxial III-nitride materials on silicon. The two-dimensional platform consists of suspended waveguides and mushroom-type microdisks as resonators side-coupled with a bus waveguide. Loaded quality factors up to 80000 have been obtained in the near-infrared spectral range for microdisk diameters between 8 and 15 μm. We analyze the dependence of the quality factors as a function of coupling efficiency. We have performed continuous-wave second harmonic generation experiments in resonance with the whispering gallery modes supported by the microdisks.

Abstract

International audience; An indirect exciton (IX) is a quasiparticle consisting of an electron and a hole spatially separated in two different planes of a quantum nanostructure, thus exhibiting a strongly dipolar character. Current research on transport properties of IXs is opening a pathway to the development of novel optoelectronic devices, which have already been demonstrated in GaAs-based heterostructures [1-3]. Applying the same ideas to IXs in wide-band gap polar quantum wells (QWs) is particularly promising because of much larger exciton binding energies and natural dipoles induced by strong built-in electric fields. We have recently studied the transport of IXs in GaN/AlGaN QWs grown on sapphire substrates, at temperatures up to 80 K [4], by mapping the micro-photoluminescence (µ-PL) signal obtained under intense, point excitation. The low-temperature PL recorded at long distances from the excitation spot (30 < r < 100µm) turned out to be a secondary PL, excited by the light emitted at the central spot, guided along the plane, due to the refractive index contrast between the layer and the substrate. At higher temperatures, this signal is rapidly quenched and the distance reached by the measurable PL is limited by recombination of excitons at non-radiative defects. Using GaN substrates instead of sapphire should both suppress the secondary emission and the nonradiative recombination, by reducing dislocation densities by 3-4 orders of magnitude. In this work, we compare exciton propagations in two GaN/Al0.19Ga0.81N QWs of identical structures, except for the substrates, respectively of GaN and sapphire. For the GaN substrate, we indeed observe the mere propagation of excitons up to 35 µm away from the excitation spot and up to 250 K (see below). Abstract

International audience; We demonstrate a two-dimensional free-standing gallium nitride photonic crystal platform operating around 1550 nm and fabricated on a silicon substrate. Width-modulated waveguide cavities are integrated and exhibit loaded quality factors up to 34 000 at 1575 nm. We show the resonance tunability by varying the ratio of air hole radius to periodicity, and cavity hole displacement. We deduce a 7.9 dB/cm linear absorption loss for the suspended nitride structure from the power dependence of the cavity in-plane transmission.

Abstract

Processing of group III-nitride materials such as AlN in the form of photonic crystals or microdiscs opens new perspectives for basic cavity quantum electrodynamic studies or the development of novel devices operating in the ultra-violet range. These devices can be either passive or active by embedding self-assembled GaN quantum dots. We review the recent progress achieved in the field of nitride-based microresonators for UV nanophotonics.

Abstract

International audience; The spatial distribution of photon modes confined in a 0D cavity and a 1D W1 waveguide is investigated on AlN-based photonic crystal (PC) membranes by spectrally resolved scanning confocal microscopy in the ultra-violet spectral range. The influence of the fabrication-induced disorder of the PC on the photon modes is analyzed. The cavity modes are shown to be robust with respect to disorder, whereas the 1D modes of the W1 waveguide are localized near its cut-off frequency. Those modifications of the lowest energy photonic modes are compared to simulations of weakly disordered photonic structures.

Abstract

We report on absorption phenomena in ZnO/(Zn, Mg)O quantum wells grown along the c-axis by molecular beam epitaxy. The optical properties of such quantum wells are affected by a huge internal electric field. For wide quantum wells the absorption is driven by Quantum Confined Stark Effect. Phonon-assisted formation of excitons is observed in the case of thin quantum wells. The physical origin of these hot excitons is determined by using both low temperature ( T =10 K) photoluminescence excitation spectroscopy and reflectivity measurements.

Abstract

International audience; We report exciton-polariton condensation in a new family of fully hybrid ZnO based microcavity demonstrating the best-quality ZnO material available (a bulk substrate), a large quality factor (~4000) and large Rabi splittings (~240 meV). Condensation is achieved between 4 and 300 K and for excitonic fractions ranging between 17% and 96 %, which corresponds to a tuning of the exciton-polariton mass, lifetime and interaction constant by one order of magnitude. We demonstrate mode switching between polariton branches allowing, just by controlling the pumping power, to tune the photonic fraction by a factor 4.

Abstract

International audience; Polariton relaxation mechanisms are analyzed experimentally and theoretically in a ZnO-based polariton laser. A minimum lasing threshold is obtained when the energy difference between the exciton reservoir and the bottom of the lower polariton branch is resonant with the LO phonon energy. Tuning off this resonance increases the threshold, and exciton-exciton scattering processes become involved in the polariton relaxation. These observations are qualitatively reproduced by simulations based on the numerical solution of the semiclassical Boltzmann equations.

Microdisks and photonic crystal (PC) cavities areinvestigated containing GaN/AlN quantum dots (QDs)embedded in an AlN waveguide. The PC cavities are fabricatedthrough the conformal growth of nitrides on a patterned Sisubstrate,and presentdelocalized and confinedcavity modesintheir microphotoluminescence spectra, that are compared tosimulations. A large quality factor of 1800 is reached for amodified L3 cavity. In the case of microdisks, which arefabricated through a classical top-down approach, the series ofwhispering gallery modes (WGMs) with large quality factors(up to 7300) are observed and analysed.

Abstract

We demonstrate polariton lasing in a bulk ZnO planar microcavity under non-resonant optical pumping at a small negative detuning (delta similar to -1/6 the 130 meV vacuum Rabi splitting) and a temperature of 120 K. The strong coupling regime is maintained at lasing threshold since the coherent nonlinear emission from the lower polariton branch occurs at zero in-plane wavevector well below the uncoupled cavity mode. The contribution of multiple localized polariton modes above threshold and the non-thermal polariton statistics show that the system is in a far-from-equilibrium regime, likely related to the moderate photon lifetime and in-plane photonic disorder in the cavity. Abstract

In order to achieve polariton lasing at room temperature, a new fabrication methodology for planar microcavities is proposed: a ZnO-based microcavity in which the active region is epitaxially grown on an AlGaN/AlN/Si substrate and in which two dielectric mirrors are used. This approach allows as to simultaneously obtain a high-quality active layer together with a high photonic confinement as demonstrated through macro-, and micro-photoluminescence ({\mu}-PL) and reflectivity experiments. A quality factor of 675 and a maximum PL emission at k=0 are evidenced thanks to {\mu}-PL, revealing an efficient polaritonic relaxation even at low excitation power., Comment: 12 pages, 3 figures

Abstract

International audience; The lasing operation of a ZnO planar microcavity under optical pumping is demonstrated from T=80 K to 300 K. At the laser threshold, the cavity switches from the strong coupling to the weak coupling regime. A gain-related transition, which appears while still observing polariton branches and, thus, with stable excitons, is observed below 240K. This shows that exciton scattering processes, typical of II-VI semiconductors, are involved in the gain process.

Abstract

International audience; We report growth of high quality ZnO/Zn0.8Mg0.2O quantum well on M-plane oriented ZnO substrates. The optical properties of these quantum wells are studied by using reflectance spectroscopy. The optical spectra reveal strong in-plane optical anisotropies, as predicted by group theory, and marked reflectance structures, as an evidence of good interface morphologies. Signatures ofc onfined excitons built from the spin-orbit split-off valence band, the analog of exciton C in bulk ZnO are detected in normal incidence reflectivity experiments using a photon polarized along the c axis of the wurtzite lattice. Experiments performed in the context of an orthogonal photon polarization, at 90° of this axis, reveal confined states analogs of A and B bulk excitons. Envelope function calculations which include excitonic interaction nicely account for the experimental report.

Abstract

International audience; An original method to fabricate III-nitride photonic crystal membranes without etching of III-N materials is reported. A photonic crystal pattern is first realized in a silicon substrate. GaN quantum dots embedded in a thin AlN layer are then grown by conformal epitaxy using ammonia-based molecular beam epitaxy on the top of the patterned silicon substrate and a free-standing membrane is achieved by selective etching of the silicon substrate through the holes of the photonic crystal. Room temperature microphotoluminescence measurements show a quality factor as high as 1800 at 425 nm on a modified L3 cavity. Possibility to achieve lasing with this system is discussed.

Abstract

We investigated the structural and optical properties of Eu-doped ZnO thin films made by sol-gel technique and magnetron reactive sputtering on Si (100) substrate. The films elaborated by sol-gel process are polycrystalline while the films made by sputtering show a strongly textured growth along the c-axis. X-ray diffraction patterns and transmission electron microscopy analysis show that all samples are free of spurious phases. The presence of Eu2+ and Eu3+ into the ZnO matrix has been confirmed by x-ray photoemission spectroscopy. This means that a small fraction of Europium substitutes Zn2+ as Eu2+ into the ZnO matrix; the rest of Eu being in the trivalent state. This is probably due to the formation of Eu2O3 oxide at the surface of ZnO particles. This is at the origin of the strong photoluminescence band observed at 2 eV, which is characteristic of the D-5(0)-> F-7(2) Eu3+ transition. In addition the photoluminescence excitonic spectra showed efficient energy transfer from the ZnO matrix to the Eu3+ ion, which is qualitatively similar for both films although the sputtered films have a better structural quality compared to the sol-gel process grown films. Abstract

International audience; The strong coupling regime in a ZnO microcavity is investigated through room temperature photoluminescence and reflectivity experiments. The simultaneous strong coupling of excitons to the cavity mode and the first Bragg mode is demonstrated at room temperature. The polariton relaxation is followed as a function of the excitation density. A relaxation bottleneck is evidenced in the Bragg-mode polariton branch. It is partly broken under strong excitation density, so that the emission from this branch dominates the one from cavity-mode polaritons.

Abstract

We present experimental results obtained on wurtzite epitaxial GaN layers grown on sapphire and SiC substrates. Thanks to a set of samples with different values of the residual strain, we demonstrate that the high dislocation density enhances the spin relaxation rate through the Elliott-Yafet mechanism. This fact is validated by the T-1 temperature dependence of the spin-relaxation times. The influence of the valence-band structure on the hole-spin relaxation is also highlighted. In particular, a decrease in the hole-spin relaxation rate, accompanied by a strong polarization rate (similar to 50%) of the differential reflectivity signal (Delta R/R), is observed when the splitting Delta E-AB between the heavy-hole and the light-hole bands is larger than the broadening Gamma(A) of the A excitonic transition. On the contrary, the overlap of the A and B resonances for Gamma(A)>Delta E-AB is responsible for a decrease in the Delta R/R polarization rate (similar to 10%) and an enhancement of the spin relaxation rate.

Abstract

The carrier recombination processes and the relaxation dynamics of spin-polarized excitons in cubic epitaxial GaN have been investigated by time-resolved photoluminescence and pump-probe spectroscopy experiments. We evidence a very fast exciton spin relaxation tau(S)similar to 0.3 ps that is influenced by both the high defect concentration and the strong electron-hole exchange interaction. Spectral oscillatory features of the transient reflectivity are observed for negative delays that allow us to determine the exciton optical dephasing time T-2.

Abstract

The present study focuses on the structural and optical properties of ZnO thin films fabricated by sol-gel process and spin coated onto Si (100) and quartz substrates. The ZnO films have a hexagonal wurtzite structure with a grain size of about 50 nm. The x-ray photoelectron spectroscopy measurements reveal the presence of Zn2+ and of zinc hydroxyl groups at the film. Optical properties were studied by photoluminescence (PL) and absorption spectroscopy at low and room temperatures. The absorption spectrum is dominated by a sharp excitonic peak at room and low temperatures. At room temperature, PL observations show two transitions: one near the absorption edge in the ultraviolet (UV) region and the second centered at 640 nm, characteristic of the deep electronic levels in the bandgap. The spectrum at 6 K is dominated by donor bound exciton lines and donor-acceptor pair transitions. LO-phonon replica and two-electron satellite transitions are also observed. Abstract

By performing nondegenerate pump-probe experiments, we study the relaxation dynamics of spin-polarized A and B excitons in wurtzite epitaxial GaN. By analyzing the differential reflectivity spectra $(\ensuremath{\Delta}R∕R)$ of the two circularly polarized probe components, we are able to identify each spin relaxation channel (electron, light- and heavy-hole spin flips) separately and to extract characteristic times of the different spin relaxation processes. In addition, spectral oscillatory features are observed for negative delays. They show a rapid rise determined by the fast dephasing time ${T}_{2}$ of the excitonic transitions. We show that the high density of dislocations increases the spin relaxation of electrons and holes through the Elliot--Yafet mechanism and makes the exciton dephasing time very short. The measured heavy-hole relaxation time, which is not extremely short compared to the electron relaxation time, can be related to the band structure, in which the degeneracy between different spin valence bands is partially lifted.

Abstract

The full point group symmetry of a crystal can be broken due to internal or external effective fields. In the study of excitons, such symmetry breaking can lead to a coupling of different exciton states and if a system is prepared in an exciton state with a defined total angular momentum (pseudospin), spin beating is obtained. Looking at the fluctuations of these fields, we use the invariant expansion of an effective Hamiltonian to investigate exciton-spin-relaxation dynamics in a model two-band bulk semiconductor and discuss the respective importance of the different spin-flip processes. We find that interaction terms leading to an electron or hole spin flip give rise to a pure transverse dephasing. Terms where the electron and hole spins are simultaneously reversed lead to transitions between the spin states, which are characterized by the longitudinal relaxation time. Similar to motional narrowing in the case of free carriers, the latter process can lead to an increase in the exciton-spin-relaxation times if extrinsic electric, magnetic, or strain fields rapidly fluctuate in the sample. This effect is shown to be due to the electron-hole exchange interaction.

By performing non-degenerate pump-probe experiments, we study the relaxation dynamics of spin-polarized A and B excitons in wurtzite epitaxial GaN. By analyzing the differential reflection of the two circularly polarized probe components, we extract characteristic times of the different spin relaxation processes. We show that the spin relaxation of the exciton as a whole is negligible in regard to the spin relaxation of the individual carriers. We determined Te = 15 ps for the electron in the conduction band, Thh = 5 ps, and Tlh = 1.5 ps for the heavy hole and for the light hole, respectively. Abstract

We demonstrate that the spin coherence relaxation of excitons can be measured in a three-beam four-wave mixing experiment in the chi((3)) regime, using a sequence of contracircularly polarized pulses. In contrast to other techniques like Faraday rotation measurement, our method allows one to access spin coherence without applying an external magnetic field. The superposition of opposite spin states (exciton-polariton spin coherence) is then probed in a nondegenerate configuration at the biexciton-exciton transition. Measurements are performed on a bulk CuCl platelet. The polariton effect is taken into account by modeling the propagation of the pulses. The exciton-polariton spin coherence time is demonstrated to be mainly determined by their spin lifetime.

Nous etudions la relaxation des paires electron-trou dans des echantillons de boites quantiques auto-assemblees de CdZnTe riches en cadmium incluses dans un puits quantique riche en zinc. Dans ce type de systeme, le couplage electron-phonon LO est le principal mecanisme responsable de la relaxation d'energie des porteurs. Nous mesurons cette relaxation par photoluminescence resolue en temps, en fonction de l'intensite et de l'energie de photon de l'excitation.
