Studies the substitutional carbon reduction in SiGeC alloys grown by rapid thermal chemical vapor deposition. Increases in the compressive strain in the originally strain-compensated alloys; Maximum amount of carbon reduction; Enhancement of the reduction of substitutional carbon.
