In this paper, we present our efforts on simulating and analyzing the effect of two-dimensional nano-sphere surface array on the characteristic of GaAs solar cells. Based on the scattering and diffraction theory of the photonic crystals, the simulation results show that the distance of adjacent nano-spheres (D) has the pronounced influence on the conversion efficiency and exhibits much poor tolerance, the absolutely conversion efficiency is reduced by exceeding of 2% as the D varies from 0 to 1 μm, in addition, the lower conversion efficiency (< 18%) is exhibited and almost remains unaltered when theD is of > 2 μm. The radius (R) of nano-spheres demonstrates much great tolerance. For D = 0, the solar cells exhibit high conversion efficiency (> 20%) and the efficiency is only varied by less than 1% whenR is varied in a very wide region of 0.3–1.2 μm. One can also find out that there is good tolerance for efficiency around the optimal value of refractive index and there is only about 0.2% decrease in final cell efficiency for around ±24% variation in the optimal values, which implys that it does not demand high precision processing equipment and the whole nano-sphere array could be fully complemented using self-assembled chemical methods.

CuBr-catalyzed coupling reaction of 2-halobenzonitriles with hydrazine carboxylic esters and CuBr/4-hydroxy-l-proline-catalyzed coupling reaction of 2-bromobenzonitriles with N'-arylbenzohydrazides proceed smoothly at 60-90 °C to provide substituted 3-aminoindazoles through a cascade coupling/condensation (or coupling/deacylation/condensation) process. A wide range of 3-aminoindazoles with substituents at both the 1-position and the phenyl ring part can be prepared from the corresponding coupling partners.

This paper describes the design and fabrication process of a two-dimensional GaAs-based photonic crystal nanocavity and analyzes the optical characterization of cavity modes at room temperature. Single InAs/InGaAs quantum dots (QDs) layer was embedded in a GaAs waveguide layer grown on an Al"0"."7Ga"0"."3As layer and GaAs substrate. The patterning of the structure and the membrane release were achieved by using electron-beam lithography, reaction ion etching, inductively coupled plasma etching and selective wet etching. The micro-luminescence spectrum is recorded from the fabricated nanocavities, and it is found that some high-order cavity modes are clearly observed besides the lowest-order resonant mode is exhibited in spite of much high rate of nonradiative recombination. The variance of resonant modes is also discussed as a function of r/a ratio and will be used in techniques aimed to improve the probability of achieving spectral coupling of a single QD to a cavity mode.

This work discusses the fabrication of two-dimensional photonic crystal mask layer patterns. Photonic crystal patterns having holes with smooth and straight sidewalls are achieved by optimizing electron beam exposure doses during electron beam lithography process. Thereafter, to precisely transfer the patterns from the beam resist to the SiO2 mask layer, we developed a pulse-time etching method and optimize various reaction ion etching conditions. Results show that we can obtain high quality two-dimensional photonic crystal mask layer patterns.
