We employed the reflective probing of linearly polarized light to explore the dependence of electron spin dynamics, in a high mobility dense two-dimensional electron gas, on the external magnetic field, excitation power and sample temperature using the time-resolved Kerr rotation. Owing to the complex layered structure, the dynamics of spin polarization in the studied sample enclosed information about the spin signal corresponding to the different populations of electrons. Fit to the data revealed multiperiodic spin precession, with distinct g-factors that modulate the decay of the TRKR envelope. Additionally, the spin precession in our structure was seen to be thermally robust, persisting up to 250 K. The dynamics of optically induced spins, from different electron populations, was monitored as a function of different experimental parameters.

Quantum wells formed by layers of HgTe between Hg$_{1-x}$Cd$_x$Te barriers lead to two-dimensional (2D) topological insulators, as predicted by the BHZ model. Here, we theoretically and experimentally investigate the characteristics of triple HgTe quantum wells. We describe such heterostructure with a three dimensional $8\times 8$ Kane model, and use its eigenstates to derive an effective 2D Hamiltonian for the system. From these we obtain a phase diagram as a function of the well and barrier widths and we identify the different topological phases composed by zero, one, two, and three sets of edge states hybridized along the quantum wells. The phase transitions are characterized by a change of the spin Chern numbers and their corresponding band inversions. Complementary, transport measurements are experimentally investigated on a sample close to the transition line between the phases with one and two sets of edges states. Accordingly, for this sample we predict a gapless spectrum with low energy bulk conduction bands given by one parabolic and one Dirac band, and with edge states immersed in the bulk valance bands. Consequently, we show that under these conditions, local and non-local transport measurements are inconclusive to characterize a sole edge state conductivity due to bulk conductivity. On the other hand, Shubnikov-de Haas (SdH) oscillations show an excellent agreement with our theory. Particularly, we show that the measured SdH oscillation frequencies agrees with our model and show clear signatures of the coexistence of a parabolic and Dirac bands., 15 pages, 5 figures

The interaction of electrons with a flux of ballistic phonons leads to excitation of many angular harmonics of an electron distribution function. We show that this property dramatically modifies the magnetothermoelectric phenomena in two-dimensional electron systems with boundaries. By considering classical magnetotransport of electrons in a narrow channel with partly diffusive boundary scattering, we show that the phonon flux excites a pattern of current stripes with alternating directions of propagation along the channel. The Nernst voltage due to phonon drag appears already in the classical transport regime and can be comparable with the Seebeck voltage, while the latter acquires a dependence on the magnetic field. The temperature dependence of these voltages shows an unusual behavior determined by relaxation of higher-order harmonics of the distribution function via electron-electron scattering. Our experimental studies of mesoscopic samples based on high-quality GaAs quantum wells confirm the main properties of the thermoelectric response suggested by the theory.

Spin relaxation was studied in a two-dimensional electron gas confined in a wide GaAs quantum well. Recently, the control of the spin relaxation anisotropy by diffusive motion was first shown in D. Iizasa et al., arXiv:2006.08253 (2020). Here, we demonstrate electrical control by drift transport in a system with two-subbands occupied. The combined effect of in-plane and gate voltages was investigated using time-resolved Kerr rotation. The measured relaxation time present strong anisotropy with respect to the transport direction. For an in-plane accelerating electric field along $\left[110\right]$, the lifetime was strongly suppressed irrespective of the applied gate voltage. Remarkably, for transport along $\left[1\bar{1}0\right]$, the data shows spin lifetime that was gate-dependent and longer than in the $\left[110\right]$ direction regardless of the in-plane voltage. In agreement, independent results of anisotropic spin precession frequencies are also presented. Nevertheless, the long spin lifetime, strong anisotropy and drift response seen in the data are beyond the existing models for spin drift and diffusion.

The two-dimensional topological insulator phase has been observed previously in single HgTe-based quantum wells with inverted subband ordering. In double quantum wells (DQWs), coupling between the layers introduces additional degrees of freedom leading to a rich phase picture. By studying local and nonlocal resistance in HgTe-based DQWs, we observe both the gapless semimetal phase and the topological insulator phase, depending on parameters of the samples and according to theoretical predictions. The electron spin dynamics in multilayer GaAs/AlGaAs quantum wells, containing high-mobility dense two-dimensional electron gases, have been studied using time-resolved Kerr rotation and resonant spin amplification techniques. The electron spin dynamics was regulated through the wave function engineering and quantum confinement in multilayer quantum wells. We observed the spin coherence with a remarkably long dephasing time T2* > 13 ns for the structure doped beyond metal-insulator transition. Dyakonov-Perel spin relaxation mechanism, as well as the inhomogeneity of electron g-factor, was suggested as the major limiting factors for the spin coherence time. In the metallic regime, we found that the electron-electron collisions become dominant over microscopic scattering on the electron spin relaxation with the Dyakonov-Perel mechanism. Furthermore, the data analysis indicated that in our structure, due to the spin relaxation anisotropy, Dyakonov-Perel spin relaxation mechanism is efficient for the spins oriented in-plane and suppressed along the quantum well growth direction resulting in the enhancement of T2*. Our findings, namely, long-lived spin coherence persisting up to about room temperature, spin polarization decay time with and without a magnetic field, the spin-orbit field, single electron relaxation time, transport scattering time, and the electron-electron Coulomb scattering time highlight the attractiveness of n-doped multilayer systems for spin devices., 8 pages, 4 figures

Time-resolved Kerr rotation measurements were performed in InGaAs/GaAs quantum wells nearby a doped Mn delta layer. Our magneto-optical results show a typical time evolution of the optically-oriented electron spin in the quantum well. Surprisingly, this is strongly affected by the Mn spins, resulting in an increase of the spin precession frequency in time. This increase is attributed to the variation in the effective magnetic field induced by the dynamical relaxation of the Mn spins. Two processes are observed during electron spin precession: a quasi-instantaneous alignment of the Mn spins with photo-excited holes, followed by a slow alignment of Mn spins with the external transverse magnetic field. The first process leads to an equilibrium state imprinted in the initial precession frequency, which depends on pump power, while the second process promotes a linear frequency increase, with acceleration depending on temperature and external magnetic field. This observation yields new information about exchange process dynamics and on the possibility of constructing spin memories, which can rapidly respond to light while retaining information for a longer period., Comment: 7 pages, 5 figures

Spin drag measurements were performed in a two-dimensional electron system set close to the crossed spin helix regime and coupled by strong intersubband scattering. In a sample with uncommon combination of long spin lifetime and high charge mobility, the drift transport allows us to determine the spin-orbit field and the spin mobility anisotropies. We used a random walk model to describe the system dynamics and found excellent agreement for the Rashba and Dresselhaus couplings. The proposed two-subband system displays a large tuning lever arm for the Rashba constant with gate voltage, which provides a new path towards a spin transistor. Furthermore, the data shows large spin mobility controlled by the spin-orbit constants setting the field along the direction perpendicular to the drift velocity. This work directly reveals the resistance experienced in the transport of a spin-polarized packet as a function of the strength of anisotropic spin-orbit fields., Comment: 6 pages, 4 figures

The theory of spin drift and diffusion in two-dimensional electron gases is developed in terms of a random walk model incorporating Rashba, linear and cubic Dresselhaus, and intersubband spin-orbit couplings. The additional subband degree of freedom introduces new characteristics to the persistent spin helix (PSH) dynamics. As has been described before, for negligible intersubband scattering rates, the sum of the magnetization of independent subbands leads to a checkerboard pattern of crossed PSHs with long spin lifetime. For strong intersubband scattering we model the fast subband dynamics as a new random variable, yielding a dynamics set by averaged spin-orbit couplings of both subbands. In this case the crossed PSH becomes isotropic, rendering circular (Bessel) patterns with short spin lifetime. Additionally, a finite drift velocity breaks the symmetry between parallel and transverse directions, distorting and dragging the patterns. We find that the maximum spin lifetime shifts away from the PSH regime with increasing drift velocity. We present approximate analytical solutions for these cases and define their domain of validity. We imaged the transport of current-induced spin coherence in a two-dimensional electron gas confined in a triple quantum well. Nonlocal Kerr rotation measurements, based on the optical resonant amplification of the electrically-induced polarization, revealed a large spatial variation of the electron g factor and the efficient generation of a current controlled spin-orbit field in a macroscopic Hall bar device. We observed coherence times in the nanoseconds range transported beyond half-millimeter distances in a direction transverse to the applied electric field. The measured long spin transport length can be explained by two material properties: large mean free path for charge diffusion in clean systems and enhanced spin-orbit coefficients in the triple well., Comment: 12 pages, 13 figures

Space- and time-resolved measurements of spin drift and diffusion are performed on a GaAs-hosted two-dimensional electron gas. For spins where forward drift is compensated by backward diffusion, we find a precession frequency in the absence of an external magnetic field. The frequency depends linearly on the drift velocity and is explained by the cubic Dresselhaus spin-orbit interaction, for which drift leads to a spin precession angle twice that of spins that diffuse the same distance.

We address the temperature influence on the precessional motion of electron spins under a transverse magnetic field, studied in GaAs/AlGaAs triple quantum wells, using pump-probe Kerr rotation. In the presence of an applied in-plane magnetic field, the TRKR measurements show the robustness of carrier's spin polarization against temperature, which can be easily traced in an extended range up to 250 K. By tuning the pump-probe wavelength to the exciton bound to a neutral donor transition, we observed a remarkably long-lasting spin coherence (with dephasing time T 2 * > 14 ns) limited by the spin hopping process and exchange interaction between the donor sites, as well as the ensemble spread of the g-factor. The temperature dependent spin dephasing time revealed a double linear dependence due to the different relaxation mechanisms active in respective temperature ranges. We observed that the increase in sample temperature from 5 K to 250 K leads to a strong T 2 * reduction by almost 98%/97% for the excitation wavelengths of 823/821 nm. Furthermore, we noticed that the temperature increase not only causes the reduction of spin lifetime, but can also lead to the variation of the electron g-factor. The magnetic response of the near-band-edge optical properties is studied in EuTe layers. In several magneto-optical experiments, the absorption and emission are described as well as the related Stokes shift. Specifically, we present the first experimental report of the photoluminescence excitation (PLE) spectrum in Faraday configuration. The PLE spectra shows to be related with the absorption spectra through the observation of resonance between the excitation light and the zero-field band-gap. A new emission line appears at 1.6 eV at a moderate magnetic field in the photoluminescence (PL) spectra. Furthermore, we examine the absorption and PL red-shift induced by the magnetic field in the light of the d - f exchange interaction energy involved in these processes. Whereas the absorption red-shift shows a quadratic dependence on the field, the PL red-shift shows a linear dependence which is explained by spin relaxation of the excited state.

We investigated the spin coherence of high-mobility two-dimensional electron gases confined in multilayer GaAs quantum wells. The dynamics of the spin polarization was optically studied using pump-probe techniques: time-resolved Kerr rotation and resonant spin amplification. For double and triple quantum wells doped beyond the metal-to-insulator transition, the spin-orbit interaction was tailored by the sample parameters of structural symmetry (Rashba constant), width and electron density (Dresselhaus linear and cubic constants) which allows us to attain long dephasing times in the nanoseconds range. Experimental studies of spin transport in a two-dimensional electron gas hosted by a triple GaAs/AlGaAs quantum well are reported. Using time-resolved Kerr rotation, we observed the precession of the spin polarization about a current-controlled spin-orbit magnetic field. We show that the electron spin polarization generated by an electrical current may have its direction controlled and magnitude amplified by periodic optical excitation. The electrical and optical spin control methods were combined and implemented in a two-dimensional electron gas. By Kerr rotation in an external transverse magnetic field, we demonstrate unexpected long-lived coherent spin oscillations of the current-induced signal in a system with large spin-orbit interaction. Using a single linearly polarized pulse for spin manipulation and detection, we found a strong dependence on the pulse optical power and sample temperature indicating the relevance of the hole spin in the electron spin initialization. The signal was mapped in a Hall bar as function of the position relative to the injection contact. Finally, the presence of an in-plane spin polarization was directly verified by rotating the experimental geometry., Comment: 5 pages, 5 figures

We experimentally study the Aharonov-Bohm-conductance oscillations under external gate voltage in a semiconductor quantum ring with a radius of 80 nm. We find that, in the linear regime, the resistance-oscillation plot in the voltage-magnetic-field plane corresponds to the quantum ring energy spectra. The chessboard pattern assembled by resistance diamonds, while loading the ring, is attributed to a short electron lifetime in the open configuration, which agrees with calculations within the single-particle model. Remarkably, the application of a small dc current allows observing strong deviations in the oscillation plot from this pattern accompanied by a magnetic-field symmetry break. We relate such behavior to the higher-order-conductance coefficients determined by electron-electron interactions in the nonlinear regime.

The temperature dependence of electron spin coherence in singly negatively charged (In,Ga)As/GaAs quantum dots is studied by time-resolved Faraday rotation. The decoherence time T2 is constant on a microsecond scale for temperatures below 20 K, for higher temperatures it shows a surprisingly sharp drop into the nanoseconds range. The decrease cannot be explained through inelastic scattering with phonons, and may be related with elastic scattering due to phonon-mediated fluctuations of the hyperfine interaction., 4 pages, 2 figures

The spin polarization of electrons trapped in InAs self-assembled quantum dot ensembles is investigated. A statistical approach for the population of the spin levels allows one to infer the spin polarization from the measure values of the addition energies. From the magneto-capacitance spectroscopy data, the authors found a fully polarized ensemble of electronic spins above 10 T when $\mathbf{B}\parallel[001]$ and at 2.8 K. Using the recently reported mode locking effect we demonstrate a highly robust control of electron spin coherence in an ensemble of (In,Ga)As quantum dots during the single spin coherence time. The spin precession in a transverse magnetic field can be fully controlled up to 25 K by the parameters of the exciting pulsed laser protocol such as the pulse train sequence, leading to adjustable quantum beat bursts in Faraday rotation. Understanding the electronic structure of semiconductor nanostructures is not complete without a detailed description of their corresponding spin-related properties. Here we explore the response of the shell structure of InAs self-assembled quantum dots to magnetic fields oriented in several directions, allowing the mapping of the g-tensor modulus for the s and p shells. We found that the g-tensors for the s and p shells show a very different behavior. The s-state in being more localized allows the probing of the confining potential details by sweeping the magnetic field orientation from the growth direction towards the in-plane direction. As for the p-state, we found that the g-tensor modulus is closer to that of the surrounding GaAs, consistent with a larger delocalization. These results reveal further details of the confining potentials of self-assembled quantum dots that have not yet been probed, in addition to the assessment of the g-tensor, which is of fundamental importance for the implementation of spin related applications., 4 pages, 4 figures

We report on the spin dynamics of a high mobility two-dimensional electron gas in a AlxGa1−xAs/AlAs double quantum well structure. For high electron density samples, the g-factor was measured using time-resolved Kerr rotation technique. The g-factor tuning capability was observed by changing the aluminum content x independently in each well. Experiments demonstrated an unusual spin dephasing time robustness for high excitation power. The effect of the interaction between wells was analyzed in samples with different tunneling barriers. Results were compared with experiments on single well systems demonstrating higher spin polarization generation, longer spin dephasing time, and coupling for the double structures.
