38. Temporal intensity variations in RHEED patterns during film growth of GaAs by MBE

Abstract

Observations of the intensity oscillations for various features in RHEED patterns during MBE growth of GaAs, GaAlAs and Ge are reported and correlated with the mechanism of crystal growth. Growth is predominantly by a two-dimensional layer-by-layer mechanism, but there is evidence of roughening, probably on a scale by a few monolayer step heights and this may be enhanced by the presence of impurities and deviations from stoichiometry. For GaAs(001)-(2×4) reconstructed surfaces, a combination of dynamic and static RHEED observations provides clear evidence for the presence of one-dimensional disorder as well as surface steps. The cababilities and future potential of time varying RHEED observations during film growth will be discussed.
