1. Silicon single electron transistors with SOI and MOSFET structures: the role of access resistances

Abstract: Coulomb blockade has been widely reported in silicon and metallic structures without intentional tunnel barriers. In particular, a simple constriction in silicon-on-insulator (SOI) allows to build a three-terminal silicon single-electron transistor (SET) operating at moderate temperature. The key parameters are the access resistances confining the electrons and the size of the gate-channel overlap, which sets the Coulomb energy. Thin films of doped silicon with sheet resistance of a few tens of h/e/sup 2/ are well suited for fabricating optimized access resistances. Low doped extensions with typical resistivity 1000 /spl Omega//spl mu/m (at 300 K) are also good candidates. We illustrate this MOS-SET principle in SOI constriction and standard MOSFET of similar size. Although relying on different concepts, the ultimate MOSFET and MOS-SET are shown to be technologically close, differing mostly by the ratio between the channel resistance over the access resistance. Because this ratio is decreasing as the gate length shrinks, single electron effects should become more and more important at high temperature in the subthreshold regime of standard field effect transistor devices.

2. Electrical characterization of fast transient phenomena in a Si-rich based non-volatile random access memory

Abstract: In this work, we present a new memory device concept, named the multi-tunnel-junction (MTJ) memory, which uses a thin silicon nanocrystals layer embedded between two ultra-thin oxides as charge injector medium. We show that this device offers low programming voltages and fast writing/erasing characteristics. A simple characterization method, suitable for nanosecond range phenomena characterization and overcoming the limitation of the classical electrical characterization tools, has been also developed. This method allows us to characterize the dynamic behaviors of the MTJ devices.

4. Interaction of ICRF power and edge plasma in Tore Supra ergodic divertor configuration

Abstract: The coupling of ICRF power to plasma is a crucial problem in Tore Supra for high power and long pulse operations and depends greatly on the edge parameters, in particular on the edge density. Conversely, the behaviour of the bulk plasma is related to the edge conditions and the injection of RF power also induces major modifications on the edge plasma. Moreover, the Ergodic Divertor (ED) of Tore Supra imposes a complex configuration at the edge due to the presence of the magnetic perturbation. Several diagnostics are available to study the interaction of ICRF power with the edge plasma: Langmuir probes on the ED modules, infra red (IR) cameras, charge exchange neutral analysers. In minority heating scheme, the edge density is very sensitive to any perturbation in the high recycling regime which is always found in the ED configuration for relevant plasma parameters. Partially detached regimes, with or without inhomogeneities of density and temperature induced by the flux tubes of the laminar layer, are obtained for high resistance coupling values. The coupling is then not very robust and feedback control or antenna automatic matching techniques are developed. In fast wave electron heating scheme with ED, various fast wave absorption mechanisms (minority heating, Mode Conversion, Alfven resonance) are present at the plasma edge due to the large size of the plasma. The ICRF coupling is difficult due to the low fast wave direct electron damping, even with high hydrogen minority scheme. An increase of the injected ICRF power could improve this situation.

Abstract: The essay discusses the process of formation of the Consiglio Superiore del Lavoro from 1902 to 1923. The Council is an administrative institution that represents the organ composition of relations between the interests of employers and workers. The essay is divided into several chapters: the identity of the Council; the historical and quantitative analysis of the presence of entrepreneurs in the Council; the functioning of the institution and the role of trade associations; the effects of mediation with the market regulation; the several projects to reform until the suppression., The essay presents the activity of two small-business organizations in post-WWII Italy: Coldiretti (active for the safeguard of small land- and business owners and tenants), and Confagricoltura, the “trade union” of large landowners and farmers.

6. One-dimensional full wave treatment of mode conversion process at the ion–ion hybrid resonance in a bounded tokamak plasma

Abstract: A consistent picture of the mode conversion (MC) process at the ion–ion hybrid resonance in a bounded plasma of a tokamak is discussed, which clarifies the role of the global fast wave interference and cavity effects in the determination of the MC efficiency. This picture is supported by simulations with the kinetic code “VICE” [Fraboulet et al., “One-D full-wave description of plasma emission and absorption in the Ion Cyclotron Range of Frequency in tokamaks,” submitted to Phys. Plasmas]. The concept of the “global resonator,” formed by the R=n∥2 boundary cutoffs [Saoutic et al., Phys. Rev. Lett. 76, 1647 (1996)], is justified, as well as the importance of a proper tunneling factor choice ηcr=0.22 [Ram et al., Phys. Plasmas 3, 1976 (1996)]. The MC scheme behavior appears to be very sensitive to the MC layer position relative to the global wave field pattern. Optimal MC regimes are found to be attainable without requirement of a particular parallel wave number choice.

Abstract: An alternative description of the energy transfer between an electromagnetic wave and a tokamak plasma is presented. It involves the evaluation of local coefficients of emission and absorption and leads to rapid numerical procedures. This method allows a coherent description of emission and absorption processes and is thus particularly suited for the determination of the rf electromagnetic energy radiated from the plasma, as is shown by calculating ion cyclotron emission spectra. Furthermore, this “fluid” energy description proves also useful for the evaluation of the fast wave plasma absorption during ion cyclotron range of frequency (ICRF) heating: a fast “fluid” one-dimensional slab numerical code has been developed. It cannot cope with singularities of the wave vector such as resonance or cutoff, but it is well adapted to scenario designs of fast wave direct coupling to electrons and evaluation of partitioning of energy between species in the case of ions high harmonics.

Abstract: Understanding ion cyclotron range of frequency (ICRF) antenna interaction with the edge/scrape-off-layer (SOL) plasma is crucial to building antennas that can survive long-pulse or steady-state high-power operation in plasmas. The global effects of ICRF/edge interactions are discussed. The present knowledge of ICRF-induced sheath interactions with the edge and SOL plasmas in magnetic fusion experiments is quantitatively reviewed and added to. The design principles and equations governing plasma heat loading and the sputtering of Faraday shields and the bumper limiters of ICRF antennas for long-pulse and steady-state devices are presented. Electrostatic sheaths on Faraday shields and bumper limiters are discussed, and an analytic estimate of the induced direct-current (dc) plasma potential at the lateral protection (bumper limiters) of ICRF antennas is given. This is a new result. This estimated dc voltage is used to give the total power flow to the lateral protection, and an expression for the power flux is given-also with new results. Equations to use in estimating impurity production (sputtering) and principles for minimizing impurity production are reviewed. Similar equations and estimates for electromotive radio-frequency sheaths are given, and new scaling laws for the dc voltage and power flow to the ICRF antenna lateral protection due to electromotive sheaths are proposed. The initial results from the ICRF/edge interaction experiments on Tore Supra are presented and discussed in light of the theoretical and heuristic results given.

Abstract: We report on a lateral interband tunneling transistor, where the source and drain form a heavily doped lateral pn junction in a thin Si film on a silicon-on-insulator (SOI) substrate. The transistor action results from the control of the reverse-bias tunneling breakdown under drain bias VD by a gate voltage VG. We observe gate control over tunneling drain current ID at both polarities of VG with negligible gate leakage. Systematic ID(VG,VD) measurements, together with numerical device simulations, show that in first approximation ID depends on the maximum junction electric field Fmax(VG,VD). Excellent performance is hence predicted in devices with more abrupt junctions and thinner SOI films. The device does not have an inversion channel and is not subject to scaling rules of standard Si transistors.

Abstract: Heat fluxes considerably larger than anticipated appear to be incident on the lateral protection of the TORE SUPRA Ion Cyclotron Range of Frequencies (ICRF) antennas. The antenna lateral protection shows overheating for ICRF power levels greater than 2 MW in dipole mode or 1 MW in monopole mode. A possible cause for overheating is a DC sheath voltage created on the antenna structure by the ICRF.

Abstract: A fast reciprocating ion cyclotron range of frequencies (ICRF) probe was installed and operated on TORE SUPRA during 1992/1993. The body of the probe was originally used on the ATF experiment at Oak Ridge National Laboratory. The probe was adapted for use on TORE SUPRA, and mounted on one of the two fast reciprocating probe mounts. The probe consists of two orthogonal single‐turn wire loops, mounted so that one loop senses toroidal rf magnetic fields and the other senses poloidal rf magnetic fields. The probe began operation in June, 1993. The probe active area is approximately 5 cm long by 2 cm, and the reciprocating mount has a slow stroke (5 cm/s) of 30 cm and a fast stroke (1.5 m/s) of about 10 cm. The probe was operated at distances from the plasma edge ranging from 30 to −5 cm (i.e., inside the last closed flux surface). Abstract: We have fabricated silicon-on-insulator (SOI) transistors with an ultrathin Si channel of ∼5 nm, tunneling gate oxide of ∼1 nm, and 100 nm gate length. In addition to good transistor characteristics, these same devices exhibit additional functionality at low temperature. The drain current ID exhibits steps near the turn-on threshold voltage as a function of the backgate VBG bias on the substrate. When operated as a gate-controlled tunneling device, with source shorted to drain and IG originating from tunneling from the gate to the channel, we observe structure in the IG(VBG) due to resonant tunneling into the quantized channel subbands. In the future, as SOI device fabrication improves and the buried oxide thickness is reduced, these quantum effects will become stronger and appear at lower VBG, offering the prospect of ultralarge scale integration-compatible devices with standard transistor operation or quantum functionality depending on the electrode biasing.

Abstract: Silicon-on-insulator (SOI) materials are considered the next form of Si for extending the metal–oxide–silicon technology. Here, we report the electrical study correlated with the topographical modification of nanostructures built on 20-nm-thick SOI. At current densities around 3×106 A cm−2, we noticed an irreversible modification characterized by formation of nanochannels and failures at n+n contacts. The origin of these channels can be attributed either to hydrodynamic diffusion of positive Si ions or to momentum exchange with holes created by impact ionization at high electric field (105 V/cm). We show also that the heating of the circuit plays an important role in the process.

Abstract: The Hamiltonian formalism is used to address the problem of the direct resonant interaction between the fast magnetosonic wave and the electrons in a tokamak plasma. The intrinsic stochasticity of the electron trajectories in phase space is first derived. Together with extrinsic decorrelation processes, it assesses the validity of the quasilinear approximation for the kinetic studies of fast wave current drive (FWCD). A full‐wave solution of the Maxwell–Vlasov set of equations provides the exact pattern of the wave fields in the tokamak geometry, consistent with a realistic antenna spectrum. The local quasilinear diffusion tensor is then derived from the wave fields and the driven current density profile, the power deposition profile and the current drive efficiency are computed, including possible nonlinear effects in the kinetic equation. Abstract: Optimization of cell culture and process parameters requires accurate assays for the quantification of the product. One of the most widely used techniques for measuring recombinant proteins is the ELISA assay in multiwell plates. Using grandfathers approved protocol, it yields valid results within one working day. Since the establishment of the widely accepted standard ELISA protocols, many factors have been improved: Better detection antibodies and more potent detection substrates are available, ELISA plates are made to strongly bind proteins, and most importantly, many steps can be automated. Computers are used for sophisticated data acquisition and handling. Below we outline how a combination of these parameters can be used to improve ELISA throughputs to a point where one person can handle over 800 samples per day with the high precision requested by the biopharmaceutical industry.

Abstract: Deca-nanometer size SOI devices have been fabricated with a conventional SOI-MOSFET process adapted in order to favor Coulomb blockade in a silicon channel locally constricted. The device is designed in a thin highly doped SOI layer. At low temperature, the field effect induced by the gate is modulated by periodic Coulomb blockade oscillations attributed to the accumulation islands formed below the gate. The Coulomb oscillations are remarkably periodic, insensitive to disorder and their period is given by the planar capacitance between the gate and the SOI film.

Abstract: In this work, we propose a new compact model dedicated to Quantum-Dot-based Multi Tunnel Junction Memory (MTJ) [1], in order to analyze the impact of physical and technological parameters on the performances of the MTJM cell. Electron transport through ultra-small quantum dots is investigated using a master-equation model taking into account the discreteness of quantum levels. We analyze the effect of the technological parameters (dots density and size, geometries ...) and their dispersions, due to process conditions, on writing and retention characteristics of the MTJM cell. We also study at room temperature the conditions under which this Memory concept could be an alternative for Advanced DRAM applications (for the 50 nm node).

Abstract: Hemolytic Disease of the Newborn (HDN) can be a life threatening condition in Rh D positive babies born from Rh D negative mothers. For several decades, prophylactic treatment with immunoglobulins derived from human blood plasma from immunized donors has been available. Because of concerns for donor safety and limited supply of raw material, alternatives for production of specific immunoglobulins were investigated. Since 1994 ZLB has, in collaboration with a group at the University Hospital in Bern, started to develop recombinant anti-D antibodies. In 1997, a multidisciplinary team with expertise ranging from molecular biology to biochemical engineering for large scale operations was constituted, co-funded by the Swiss National Science Foundation and ZLB, as the industrial partner. The aims of this team are to establish the prophylactic principle and the manufacturing process for anti-D therapy based on recombinant antibody preparations produced from Chinese hamster ovary (CHO) cells.

Abstract: A fast code of ICRF power deposition is in development at Tore Supra (ABSOR code) using the knowledge provided by existing codes (SINGLE, VICE, and ALCYON). The results of these codes are compared on different tokamaks. As the whole toroidal spectrum is considered, cavity modes appear with full wave codes on TS and JET Fast Wave Current Drive scenario plasmas. The cavity mode effect disappears for strong single pass absorption of the different species, in particular in ITER plasmas in 2ωc(T) heating scenario. It is then possible in this case to provide the dependence of the coupled power in function of the plasma-ICRF antenna distance with 1D full wave code and to validate the ABSOR calculations. Experimental study of coupled power in function the plasma-ICRF antenna distance in Tore Supra FWEH experiments is given and a good agreement is found with the ABSOR simulation. The power partitioning and the radial deposition profiles taking into account the whole toroidal spectrum are provided.

Abstract: For a given ICRF power, the sawtooth‐free period duration increases with plama density. This trend, correlated with an increasing soft X‐ray inversion radius, clearly shows a better stabilization by hot ions at higher density. A tentative explanation is given through a full modeling of the hot ion anisotropy using a Fokker Planck code coupled with a 1/2 D power balance code simulating experimental data. A linear stability analysis of the kink/tearing m=1 mode, in terms of a MHD kinetic functional, shows that the anisotropy of the distribution function may amplify the effect of the hot ion pressure gradient. A two‐fold lengthening of the sawtooth‐free period is obtained when applying LHCD to ICRF heated plasmas. Analysis of polarimetric data shows that, instead of the continuous decrease of the central safety factor observed when using ICRF alone, the q value ‘‘freezes’’ when LHCD power exceeds 3 MW. Abstract: A fast reciprocating ion cyclotron range of frequencies (ICRF) probe was installed and operated on TORE SUPRA during 1992/1993. The body of the probe was originally used on the ATF experiment at Oak Ridge National Laboratory. The probe was adapted for use on TORE SUPRA, and mounted on one of the two fast reciprocating probe mounts. The probe consists of two orthogonal single‐turn wire loops, mounted so that one loop senses toroidal rf magnetic fields and the other senses poloidal rf magnetic fields. The probe began operation in June, 1993. The probe active area is approximately 5 cm long by 2 cm, and the reciprocating mount has a slow stroke (5 cm/s) of 30 cm and a fast stroke (1.5 m/s) of about 10 cm. The probe was operated at distances from the plasma edge ranging from 30 to −5 cm (i.e., inside the last closed flux surface). Abstract: This work deals with the electrical characteristics and physical properties of novel dielectric systems based on silicon nanocrystals embedded in SiO 2 matrices. In particular, the transport phenomena of 10 nm thick SiO 2 capacitors with an embedded thin layer (5 nm) of LPCVD Si nanocrystals, located at different tunneling distances from the oxide–substrate interface, are studied. An original model based on an elastic tunneling phenomenon, which allows an efficient evaluation of the main structural characteristics of Si dots, is proposed.

Abstract: Since the last IAEA conference, the scientific programme of JET has focused on the qualification of the integrated operating scenarios for ITER and on physics issues essential for the consolidation of design choices and the efficient exploitation of ITER. Particular attention has been given to the characterization of the edge plasma, pedestal energy and edge localized modes (ELMs), and their impact on plasma facing components (PFCs). Various ELM mitigation techniques have been assessed for all ITER operating scenarios using active methods such as resonant magnetic field perturbation, rapid variation of the radial field and pellet pacing.
