Anyon collision experiments have recently demonstrated the ability to discriminate between fermionic and anyonic statistics. However, only one type of anyons associated with the simple Laughlin state at filling factor $\nu=1/3$ has been probed so far. It is now important to establish anyon collisions as quantitative probes of fractional statistics for more complex topological orders, with the ability to distinguish between different species of anyons with different statistics. In this work, we use the anyon collider to compare the Laughlin $\nu=1/3$ state, which is used as the reference state, with the more complex Jain state at $\nu=2/5$, where low energy excitations are carried by two co-propagating edge channels. We demonstrate that anyons generated on the outer channel of the $\nu=2/5$ state (with a fractional charge $e^*=e/3$) have a similar behavior compared to $\nu=1/3$, showing the robustness of anyon collision signals for anyons of the same type. In contrast, anyons emitted on the inner channel of $\nu=2/5$ (with a fractional charge $e^*=e/5$) exhibit a reduced degree of bunching compared to the $\nu=1/3$ case, demonstrating the ability of the anyon collider to discriminate not only between anyons and fermions, but also between different species of anyons associated with different topological orders of the bulk. Our experimental results for the inner channel of $\nu=2/5$ also point towards an influence of interchannel interactions in anyon collision experiments when several co-propagating edge channels are present. A quantitative understanding of these effects will be important for extensions of anyon collisions to non-abelian topological orders, where several charged and neutral modes propagate at the edge., Comment: 17 pages, 5 figures

Order-disorder transitions between glassy phases are common in nature and yet a comprehensive survey on the entailed structural changes is challenging since the constituents are in the micro-scale. Vortex matter in type-II superconductors is a model system where some of these experimental challenges can be tackled. Samples with point disorder present a glassy transition on increasing the density of vortices. A glassy yet quasi-crystalline phase, the Bragg glass, nucleates at low densities. The vortex glass stable at high densities is expected to be disordered, however its detailed structural properties remained experimentally elusive. Here we show that the vortex glass has large crystallites with in-plane positional displacements growing algebraically and short-range orientational order. Furthermore, the vortex glass has a finite and almost constant correlation length along the direction of vortices, in sharp contrast with strong entanglement. International audience; At this time, there is no instrument capable of measuring a nano-object along the three spatial dimensions with a controlled uncertainty. The combination of several instruments is thus necessary to metrologically characterize the dimensional properties of a nano-object. This paper proposes a new approach of hybrid metrology taking advantage of the complementary nature of atomic force microscopy (AFM) and scanning electron microscopy (SEM) techniques for measuring the main characteristic parameters of nanoparticle (NP) dimensions in 3D. The NP area equivalent, the minimal and the maximal Feret diameters are determined by SEM and the NP height is measured by AFM. In this context, a kind of new NP repositioning system consisting of a lithographed silicon substrate has been specifically developed. This device makes it possible to combine AFM and SEM size measurements performed exactly on the same set of NPs. In order to establish the proof-of-concept of this approach and assess the performance of both instruments, measurements were carried out on several samples of spherical silica NP populations ranging from 5 to 110 nm. The spherical nature of silica NPs imposes naturally the equality between their height and their lateral diameters. However, discrepancies between AFM and SEM measurements have been observed, showing significant deviation from sphericity as a function of the nanoparticle size.

This paper compares plasmonic substrates manufactured by three lithography methods: E-beam, soft and hard UV NanoImprint Lithography. The different plasmonic modes existing in samples made of an array of gold nanostructures on gold film are investigated for biochemical detections taking advantage of Surface Plasmon Resonance Imaging (SPRI) and Surface-Enhanced Raman Scattering (SERS). Recently, it has been shown that this geometry of substrate is of great interest for both SPRI and SERS measurements. A comparison of their performances obtained by the different lithographic methods is provided. In particular, due to limitations in NanoImprint Lithographic techniques, the impact of sidewall geometry of nanostructures is investigated in regard to plasmonic properties. Thus, experimental optical characterization analyses have been carried out on samples and compared with the numerical simulations. To get stable perpendicularly magnetized tunnel junctions at small device dimensions, composite free layers that comprise two MgO/FeCoB interfaces as sources of interface anisotropy are generally used. Proper cristallisation and annealing robustness is typically ensured by the insertion of a spacer layer of the early transition metal series within the FeCoB layer. We study the influence of the spacer thickness and growth condition on the switching metrics of tunnel junctions thermally annealed at 400$^\circ$C for the case of 1-4 \r{A} Ta spacers. Thick Ta spacer results in a large anisotropies indicative of a better defined top FeCoB/MgO interface, but this is achieved at the systematic expense of a stronger damping. For the best anisotropy-damping compromise, junctions of diameter 22 nm can still be stable and spin-torque switched. Coercivity and inhomogeneous linewidth broadening, likely arising from roughness at the FeCoB/Ta interface, can be reduced if a sacrificial Mg layer is inserted before the Ta spacer deposition., Comment: To appear in IEEE magnetics letters

International audience; Due to the current lack of innovative and effective therapeutic approaches, tissue engineering (TE) has attracted much attention during the last decades providing new hopes for the treatment of several degenerative disorders. Tissue engineering is a complex procedure, which includes processes of decellularization and recellularization of biological tissues or functionalization of artificial scaffolds by active cells. In this review, we have first discussed those conventional steps, which have led to great advancements during the last several years. Moreover, we have paid special attention to the new methods of post-decellularization that can significantly ameliorate the efficiency of decellularized cartilage extracellular matrix (ECM) for the treatment of osteoarthritis (OA). We propose a series of post-decellularization procedures to overcome the current shortcomings such as low mechanical strength and poor bioactivity to improve decellularized ECM scaffold towards much more efficient and higher integration.

International audience; The control of high frequency mechanical vibrations in the range from few to hundreds of gigahertz appears as a promising platform for the development of various technological applications1. The lack of standard electronic transducers at these frequencies requires all-optical techniques to study these vibrations. Semiconductor micropillars constitute an interesting platform to this end. Capable of 3D confinement of both light and sound, these structures present strong optomechanical interactions2,3 making them appealing for sensing applications. Recent works have experimentally demonstrated the capabilities of these systems to undergo high frequency vibrations on the order of tens of gigahertz3. Here, we extend this range towards higher frequencies by embedding a high frequency acoustic resonator inside an optical cavity4. This hybrid micropillar confining both light and sound is experimentally investigated by using a novel pump and probe detection scheme where the mode matching has been optimized allowing us to coherently generate and detect phonons at hundreds of gigahertz. International audience; Due to the strong evolution of data transmission worldwide, silicon photonics needs to provide low power consuming and ultra-fast modulators. Pockels effect is known to answer both these demands. However, silicon is a centrosymmetric crystal, which makes it inadequate to use Pockels effect. Nonetheless, by straining a silicon waveguide, it is possible to unlock second order nonlinear optics effects, enabling electro-optic modulation through Pockels effect. In our work, we experimentally demonstrated a high-speed strain-induced Pockels effect based electro-optic modulation in a Mach-Zehnder silicon modulator. We also present a complete analysis of Pockels, Kerr, and free carriers effects.

International audience; The strong evolution of silicon photonics towards very low power consumption circuits leads to the development of new strategies for photonic devices, especially for power-hungry components such as optical modulators. One strategy is to use Pockels effect in Si waveguides. However, bulk Si is a centrosymmetric semiconductor, which cannot exhibit any second order optical nonlinearities. Nonetheless, under a strain gradient, generated by depositing a stressed layer on Si waveguides, this restriction vanishes. In our work, we experimentally demonstrated a Pockels effect based electro-optic modulation at high frequency (> 5GHz) using a strained silicon Mach-Zehnder modulator.

Silicon nanophotonics represents a scalable route to deploy complex optical integrated circuits for multifold applications, markets, and end-users. Most recently, applications such as optical communications and interconnects, sensing, as well as quantum-based technologies, among others, present additional opportunities for integrated silicon nanophotonics to expand its frontiers from laboratories to industrial product development. Within a wide set of functionalities that silicon nanophotonic chips can afford, the availability of low-loss optical input/output interfaces has been regarded as a major practical obstacle that hampers long-term success of integrated photonic platforms. Indeed, fiber-chip interfaces based on diffraction gratings are an attractive solution to resonantly couple the light between planar waveguide circuits and standard single-mode optical fibers. Surface grating couplers provide much more alignment tolerance in fiber attach compared with most conventional edge-coupled alternatives, while retaining the much-needed control of the fiber placement on the chip surface and wafer-level-test capability that the in-plane convertors lack. Here, we report on our recent advances in the development of high-performance fiber-chip grating couplers that exploit the blazing effect. This is achieved with well-established dual-etch processing in interleaved teeth-trench arrangements or using L-shaped grating-teeth-profile geometries. The first demonstration of the L-shaped-based grating coupler yielded a coupling loss of -2.7 dB, seamlessly fabricated into a 300-mm foundry manufacturing process using 193-nm deep-ultraviolet stepper lithography. International audience; Owing to its low-cost, high-yield, and dense integration ability, silicon nanophotonics is a good candidate to tackle the needs of exponentially growing communications in data centers, high-performance computers, and cloud services. Moreover, a number of nanophotonic functions are now available on a single chip, as they take advantages of silicon-foundry process maturity and epitaxial germanium integration. Optical photodetectors are key building blocks in the library of group-IV components and their performances are quite successful nowadays. In particular, silicon-germanium waveguide-integrated photodetectors are fixing new standards for next generation of on-chip interconnects in terms of compactness, speed, power consumption and cost. Indeed, conventional pin photodetectors yield good responsivities (~1 A/W in a 1.5 µm wavelength range), high bandwidths (~50 GHz), and dark currents well below 1 µA. Despite recent advances, their optical power sensitivities remain rather modest and speeds are limited to 25 Gbps only, however. Compensating for the insufficient photodetector sensitivity requires higher transmitter output powers and therefore higher energy consumption. Additional energy savings can be obtained by eliminating receiver electronics. Alternatively, an appealing approach is to exploit device structures with an internal multiplication gain to lower even more the power budget and improve energy efficiency of chip-based optical links. In this work, we report on waveguide-integrated photodetectors with lateral silicon-germanium-silicon heterojunctions. Here, we present avalanche photodetectors fabricated on 200-mm silicon-on-insulator wafers using complementary metal-oxide-semiconductor-compatible processes. Devices operate in the low-gain-regime to facilitate high-speed link operations at 1.55 µm wavelengths. An error-free signal detection was achieved at 28 Gbps, with power sensitivity of-11 dBm for 10-9 bit-error-rate, which is a relevant link rate for emerging chip-scale optical interconnects.

International audience; This paper is a review and synthetic overlook of existing energy harvesting circuits and techniques for piezoelectric energy scavengers. We provide a hierarchical presentation based on functional analysis to distinguish between existing solutions which may look superficially similar but prove to perform very differently in practice. Based on this hierarchical presentation, definitions of topologies, architectures and techniques are given in order to avoid redundancy among existing and future solutions. Then, after a thorough and unified mathematical analysis of the general problem to address, we present a comparison of the conditions for each technique to maximize the power flow from an external vibration source to an electrical load. This analysis is meant to help researchers and engineers make optimal choices for effective implementation of Maximum Power Point Tracking (MPPT).

The aim of this doctoral thesis was the development of sensors and algorithms for the improved monitoring of cardiac activity in the subcutaneous implantable cardioverter-defibrillator (SICD). More precisely, to improve the detection specificity of dangerous tachyarrhythmia such as ventricular tachycardia (VT) and ventricular fibrillation (VF). Two independent VT/VF detection schemes were developed for this: one electrophysiological in nature, and the other hemodynamic. The electrophysiological sensing scheme relied on a special ECG that was recorded along a short dipole located above the lower left pectoralis major. This short dipole maximised R/T ratio and signal-to-noise ratio in a total of 9 healthy volunteers. In theory, it will reduce the risk of false positive VT/VF detections simply by consequence of the dipole size, location, and orientation and independently of any further signal processing methods. The hemodynamic sensing scheme relied on cardiac vibrations recorded from two tri-axial accelerometer prototype sensors. These subcutaneous cardiac vibrations were characterised, physiologically validated, and optimised via their filtering along specific bandwidths and projection along a patient specific reference frame. The world’s first independent cardiac vibration VF detection algorithm was developed operating on these optimised signals. The same accelerometer prototypes were also shown to be able to record respiratory accelerations and detect apnoea. A final subcutaneous lead prototype was developed capable of recording the short dipole ECG, cardiac vibrations, and respiratory accelerations. It consisted of three electrodes, a bi-axial accelerometer, and industry-standard device connectors. When assembling individual quantum components into a mesoscopic circuit, the interplay between Coulomb interaction and charge granularity breaks down the classical laws of electrical impedance composition. Here we explore experimentally the thermal consequences, and observe an additional quantum mechanism of electronic heat transport. The investigated, broadly tunable test-bed circuit is composed of a micron-scale metallic node connected to one electronic channel and a resistance. Heating up the node with Joule dissipation, we separately determine, from complementary noise measurements, both its temperature and the thermal shot noise induced by the temperature difference across the channel (`delta-$T$ noise'). The thermal shot noise predictions are thereby directly validated, and the electronic heat flow is revealed. The latter exhibits a contribution from the channel involving the electrons' partitioning together with the Coulomb interaction. Nonlinear all-optical technology is an ultimate route for the next-generation ultrafast signal processing of optical communication systems. New nonlinear functionalities need to be implemented in photonics, and complex oxides are considered as promising candidates due to their wide panel of attributes. In this context, yttria-stabilized zirconia (YSZ) stands out, thanks to its ability to be epitaxially grown on silicon, adapting the lattice for the crystalline oxide family of materials. We report, for the first time to the best of our knowledge, a detailed theoretical and experimental study about the third-order nonlinear susceptibility in crystalline YSZ. Via self-phase modulation-induced broadening and considering the in-plane orientation of YSZ, we experimentally obtained an effective Kerr coefficient of n ^ 2 YSZ = 4.0 ± 2 × 10 − 19 m 2 · W − 1 in an 8% (mole fraction) YSZ waveguide. In agreement with the theoretically predicted n ^ 2 YSZ = 1.3 × 10 − 19 m 2 · W − 1 , the third-order nonlinear coefficient of YSZ is comparable with the one of silicon nitride, which is already being used in nonlinear optics. These promising results are a new step toward the implementation of functional oxides for nonlinear optical applications.

International audience; We report supercontinuum generation in nitrogen-rich (N-rich) silicon nitride waveguides fabricated through back-end complementary-metal-oxide-semiconductor (CMOS)-compatible processes on a 300 mm platform. By pumping in the anomalous dispersion regime at a wavelength of 1200 nm, two-octave spanning spectra covering the visible and near-infrared ranges, including the O band, were obtained. Numerical calculations showed that the nonlinear index of N-rich silicon nitride is within the same order of magnitude as that of stoichiometric silicon nitride, despite the lower silicon content. N-rich silicon nitride then appears to be a promising candidate for nonlinear devices compatible with back-end CMOS processes.

Semiconducting nanowires (NWs) offer the unprecedented opportunity to host different crystal phases in a nanostructure, which enables the formation of polytypic heterostructures where the material composition is unchanged. This characteristic boosts the potential of polytypic heterostructured NWs for optoelectronic and phononic applications. In this work, we investigate cubic Ge NWs where small (∼20 nm) hexagonal domains are formed due to a strain-induced phase transformation. By combining a nondestructive optical technique (Raman spectroscopy) with density-functional theory (DFT) calculations, we assess the phonon properties of hexagonal Ge, determine the crystal phase variations along the NW axis, and, quite remarkably, reconstruct the relative orientation of the two polytypes. Moreover, we provide information on the electronic band alignment of the heterostructure at points of the Brillouin zone different from the one (Γ) where the direct band gap recombination in hexagonal Ge takes place. We demonstrate the versatility of Raman spectroscopy and show that it can be used to determine the main crystalline, phononic, and electronic properties of the most challenging type of heterostructure (a polytypic, nanoscale heterostructure with constant material composition). During the XXst century science fiction literature anticipated the development of robots so small that they could enter a human body to manipulate its cells, or even its DNA. Since the beginning of the XXIst century, this vision has taken shape in the development of micro-robotics. Although far from equaling the prowess of his literary alter-ego, micro-robotics develops in many directions and sees its panel of applications expand. In parallel, the development of microfluidics makes it possible to have a highly controlled environment for carrying out work in biology or chemistry. But this confined feature brings constraints on the manipulation options of microfluidic chip content. Also, without being able to work in-vivo, micro-robotics can offer in-vitro mechanical manipulation options in microfluidics. This thesis aims to develop a micro-robot whose function is to offer functional hydrodynamic vortex manipulations of biological material within microfluidic chips. Wanting to propose a complete system we are interested in the four parts composing our micro-robot. The microscopic swimmer intended to be integrated into the microfluidic chip and to generate the capture vortices. The microfluidic chips used as working environment for this swimmer. The electromagnetic facility used to manipulate the swimmer through magnetic field. And finally the computer software used to drive the robot. The micro-swimmers proposed are able to move in two as in three dimensions while being able to capture, and therefore manipulate, particles of about ten micrometers in diameter over distances of several millimeters. Unfortunately we did not have the opportunity to go to the proof of concept with biological material, but our demonstrations on polystyrene particles are very encouraging. Microfluidic chips have seen two successive developments. One is to make them more suitable for long-term biological work by adding pneumatic valves and oxygenation option on chip with temporary integration of swimmer. A second aimed at making chips faster and easier to manufacture with a definitive integration of the swimmer, which can be used in the case of studies with a strong material need, such as statistical studies. The electromagnetic facility has been studied to be integrated into complex geometrical configurations with, for example, a successful integration in an inverted microscope, a tool widely used in biological laboratories. Finally, we developed control software to provide our robot with an easy-to-use user interface and automated video analysis and swimmer control features with a simple 2D image acquisition. Les micro-nageurs proposés sont capables de se déplacer en deux comme en trois dimensions tout en étant capables de capturer, et donc de manipuler, des particules d'une dizaine de micromètre de diamètre sur des distances de plusieurs millimètres. Nous n'avons malheureusement pas eu la possibilité d'aller jusqu'à la preuve de concept avec du matériel biologique, mais nos démonstrations sur des particules de polystyrène sont très encourageantes. Les puces microfluidiques ont vu deux développements successifs. Un premier consistant à les rendre plus adaptées à des travaux biologiques à long terme par l'ajout de valves pneumatiques et d'option d'oxygénation sur des puces à intégration temporaire du nageur. Un second visant à rendre les puces plus rapides et faciles à fabriquer avec une intégration définitive du nageur, pouvant servir dans le cas d'études à fort besoin matériel, comme les études statistiques. L'installation électromagnétique a été étudiée pour pouvoir être intégrée dans des configurations géométriques complexes avec comme exemple une intégration réussie dans un microscope inversé, outil très utilisé dans les laboratoires de biologie. This thesis studies the high frequency transport properties of highly boron-doped silicon. The Si:B material, is obtained by non-equilibrium doping, using ultra-short laser annealing, of silicon samples immersed in a gaseous atmosphere containing boron. This particular annealing, making it possible to reach very high active concentrations, up to 10at.%, beyond the solubility limit, makes it possible to reveal the superconducting character of the Si:B, of the BCS type in the dirty limit, whose transition is around 0.5 K. The doping technique, in connection with the structural properties of the synthesized thin layers, is detailed. The DC transport is approached, in particular for the thinnest layers and depending on the shape of the UV pulse of the doping laser. The method of studying the surface impedance of the selected high frequency material is the resonant measurement. Resonators are constructed by etching Si:B layers. They are cooled to study their transmission in the superconducting state. The high surface kinetic inductance predicted from the DC transport parameters is measured in the expected range between 80 and 500 pH/sq. The temperature dependence is studied and shows, with some deviation, a behavior according to the theory of Mattis and Bardeen. A very important nonlinearity is discovered, several orders of magnitude above forecasts by the depairing model.; Cette thèse étudie les propriétés de transport à haute fréquence du silicium très fortement dopé au bore. Ce matériau, le Si:B, est obtenu par un dopage hors équilibre, à l’aide d’un recuit laser ultra-bref, d’échantillons de silicium immergés dans une atmosphère gazeuse contenant du bore. Ce recuit particulier, permettant d’atteindre des concentrations actives très importantes, jusqu’à 10 at.%, au-delà de la limite de solubilité, permet de faire apparaitre le caractère supraconducteur du Si:B, de type BCS en limite sale, dont la transition se situe autour de 0.5 K. La technique de dopage, en lien avec les propriétés structurales des couches fines synthétisées, est détaillé. Le transport en courant continu est abordé, en particulier pour les couches les plus fines et en fonction de la forme de l’impulsion UV du laser de dopage. La méthode d’étude de l’impédance de surface du matériau à haute fréquence choisie est la mesure résonante. Des résonateurs sont construits par gravure des couches de Si:B. Ils sont refroidis pour étudier leur transmission dans l’état supraconducteur. La forte inductance cinétique de surface, prévue à partir des paramètres de transport continu, est mesuré dans la gamme attendue, entre 80 et 500 pH/sq. La dépendance en température est étudiée et montre, à quelques déviations près, un comportement suivant la théorie de Mattis et Bardeen. Une non linéarité très importante est découverte, plusieurs ordres de grandeur au-dessus des prévisions par le modèle du depairing.

The Coulomb interaction strongly influences all transport properties of quantum composite circuits at low temperature. In this thesis, we investigate the current fluctuations and the flow of heat in a quantum circuit, composed of several elementary conduction channels. We use combined measurement of cross-correlations and auto-correlations of the current fluctuations, allowing us to extract separately, on the one hand, the current shot noise coming from the partitions of electrons through a partially transmitted channel and, on the other hand, the temperature of the electrons in the device. We start our investigation with an arbitrary elementary quantum channel embedded in a linear circuit. In this case, we establish experimentally a relation connecting the conductance suppression induced by the Coulomb interaction and the shot noise variation as a function of the voltage. Second, in the same circuit, we measure the shot noise through a single elementary channel resulting from the transfer of charge induced by a pure thermal bias. Third, we investigate the effect of Coulomb interaction on the electronic heat flow. In a circuit exclusively composed of ballistic channels, we demonstrate experimentally the systematic heat Coulomb blockade of one of the channels. Beyond the ballistic limit, we observe a new heat flow mechanism connected to both the electron-partition through a non-ballistic channel and to the Coulomb interaction.; L'interaction de Coulomb influence fortement toutes les propriétés de transport des circuits composites quantique à basse température. Supplemental Material; Doping is a fundamental property of semiconductors and constitutes the basis of modern microelectronic and optoelectronic devices. Their miniaturization requires contactless characterization of doping with nanometer scale resolution. Here, we use low- and room-temperature cathodoluminescence (CL) measurements to analyze p-type and n-type GaAs thin films over a wide range of carrier densities ($2\times 10^{17}$ to $1\times 10^{19}$ cm$^{-3}$). The spectral shift and broadening of CL spectra induced by shallow dopant states and band filling are the signature doping. We fit the whole spectral lineshapes with the generalized Planck's law and refined absorption models to extract the bandgap narrowing (BGN) and the band tail for both doping types, and the electron Fermi level for n doping. This work provides a rigorous method for the quantitative assessment of p-type and n-type carrier density using CL. Taking advantage of the high spatial resolution of CL, it can be used to map the doping in GaAs nanostructures, and it could be extended to other semiconductor materials.

Detecting trace biomolecules remains one of the current challenges for biochips. Nanofluidic devices appear today as a promising way to simultaneously concentrate and detect biomolecules. This electropreconcentration is possible thanks to the selective permeability of the fluidic nanoslit, which behaves under electric field as a molecular selective "super-filter". This nanofilter makes it possible to trap the analytes upstream or downstream of the slot, in one or the other of the reservoirs (anodic or cathodic). During this Ph.D., I developed and studied nanofluidic devices based on two different geometries: single horizontal nanoslits and vertical nanochannel arrays, in a barcode geometry. For horizontal nanoslits, I studied the evolution of the conductance as a function of the ionic strength and the nanoslit geometry. Based on a pressure-assisted electro-preconcentration protocol, I have established "electric field/ pressure" diagrams allowing predicting stabilization of a focal point where the analytes will concentrate. I have studied the role of the nanoslit length for two model molecules, fluorescein and ovalbumin. For barcode devices, I developed both a nanostructuration process by electron beam nanolithography coupled with deep etching and a glass-glass bonding protocol. The electroconcentration profils obtained for different nanofentes is discussed based on different dynamic barcodes.; Détecter des biomolécules à l’état de traces reste l’un des enjeux actuels des biopuces. Les dispositifs nanofluidiques apparaissent aujourd’hui comme une voie prometteuse pour simultanément concentrer et détecter des biomolécules. Cette électro-préconcentration est possible grâce au caractère de perméabilité sélective de la nanofente (ou du nanocanal), qui se comporte sous champ électrique comme un «super-filtre» moléculaire à perméabilité sélective. Ce nanofiltre permet de piéger les analytes en amont ou en aval de la fente, dans l’un ou l’autre des réservoirs (anodique ou cathodique). Au cours de ce doctorat, j’ai développé et étudié des dispositifs nanofluidiques sur la base de deux géométries différentes : des nanofentes horizontales uniques et des réseaux de nanocanaux verticaux, dans une géométrie de code-barres. Pour les nanofentes horizontales, j’ai étudié l’évolution de la conductance en fonction de la force ionique et de la géométrie de la nanofente. Sur la base d’un protocole d’électro-préconcentration assistée en pression, j’ai établi des diagrammes « champ électrique/pression » qui permettent de prédire l’obtention d’un point focal stable où les analytes vont se concentrer. J’ai étudié le rôle de la longueur de la nanofente sur l’observation de ce point focal pour deux molécules modèles, la fluorescéine et l’ovalbumine. Pour les dispositifs à code-barres, j’ai mis au point un procédé de nanostructuration par lithographie électronique couplée à de la gravure profonde et un protocole de collage verre-verre. Les profils d’électropreconcentration obtenus pour différentes nanofentes au sein des codes-barres dynamiques permettent de discuter du rôle de la géométrie sur l’observation du point focal.

Sur la base d’un protocole d’électro-préconcentration assistée en pression, j’ai établi des diagrammes « champ électrique/pression » qui permettent de prédire l’obtention d’un point focal stable où les analytes vont se concentrer. J’ai étudié le rôle de la longueur de la nanofente sur l’observation de ce point focal pour deux molécules modèles, la fluorescéine et l’ovalbumine. Pour les dispositifs à code-barres, j’ai mis au point un procédé de nanostructuration par lithographie électronique couplée à de la gravure profonde et un protocole de collage verre-verre. Les profils d’électropreconcentration obtenus pour différentes nanofentes au sein des codes-barres dynamiques permettent de discuter du rôle de la géométrie sur l’observation du point focal.

Magnetic Random Access Memory (MRAM), as one of the emerging technologies, aims to be a “universal” memory device for a wide variety of applications. The combination of the spin orbit torque (SOT) resulting from the spin Hall effect (SHE) and the Dzyaloshinskii–Moriya interaction (DMI) at interfaces between heavy metals and ferromagnetic layers has been demonstrated to be a powerful mean to drive efficiently domain-wall (DW) motion, which are expected to be the promising next generation of information carriers owing to ultra-low driving currents and ultra fast DW motion. However, the crucial limitation of SOT induced domain wall motion results from the presence of pinning defects that can induce large threshold currents and stochastic behaviors. Such pinning defects are strongly related to structural inhomogeneities at the interfaces between the ultra-thin ferromagnetic layer and the other materials (insulator and/or heavy metals) that induce a spatial distribution of magnetic properties such as perpendicular magnetic anisotropy (PMA) or DMI. Therefore, understanding the role of the interface structure on DW motion and DMI is crucial for the design of future low power devices.It is under this innovative context that my Ph.D. research has focused on the manipulation of interface structure in ultra-thin magnetic films with perpendicular magnetic anisotropy. CoFeB-MgO structures have been used in order to understand the impact of interface structure on anisotropy, DMI, domain wall motion and SOT phenomena. The innovative approach we have used in this PhD research is based on light ion irradiation to control the degree of intermixing at interfaces. In W-CoFeB-MgO structures with high DMI, we have observed a large increase of the DW velocity in the creep regime upon He⁺ irradiation, which is attributed to the reduction of pinning centres induced by interface intermixing. Asymmetric in-plane field-driven domain expansion experiments show that the DMI value is slightly reduced upon irradiation, and a direct relationship between DMI and interface anisotropy is demonstrated. Using local irradiated Hall bars in SOT devices, we further demonstrate that the current density for SOT induced magnetization switching through DW motion can be significantly reduced by irradiation. Our finding provides novel insights into the development of low power spintronic-memory, logic as well as neuromorphic devices.; Les mémoires MRAM (Magnetic Random Access Memory) sont l’une des technologies émergentes visant à devenir un dispositif de mémoire «universelle» applicable à une grande variété d’applications. La combinaison du couple de spin-orbite (SOT) résultant de l’effet Hall de spin (SHE) et de l’interaction de Dzyaloshinskii – Moriya (DMI) aux interfaces entre un métal lourd et une couche ferromagnétique s’est révélée être un mécanisme efficace pour induire une propagation de parois magnétiques chirales à des faibles densité de courant. Les dispositifs à parois magnétiques devraient constituer la prochaine génération de supports d’information en raison de leur potentiel pour des densités de stockage très élevées. Cependant, une limitation cruciale est la présence de défauts structuraux qui piègent les parois magnétiques et induisent des courants de seuil élevés ainsi que des effets stochastiques importants. L’origine du piégeage résulte de la présence de défauts structuraux aux interfaces entre la couche magnétique ultra-mince et les autres couches (isolants et/ou métaux lourds) qui induisent une distribution spatiale des propriétés magnétiques comme l’anisotropie magnétique perpendiculaire (PMA) ou le DMI. Comprendre l’influence de la structure des interfaces sur la propagation de parois et sur le DMI en particulier est cruciale pour la conception de futurs dispositifs basse consommation. C’est dans ce contexte très novateur que mon doctorat s’est focalisé sur la manipulation de la structure des interfaces dans des couches ultra-minces à anisotropie magnétique perpendiculaire. Des structures de CoFeB-MgO ont été utilisées afin de mieux comprendre l'impact de la structure des interfaces sur l’anisotropie, le DMI, la propagation de parois et les phénomènes de SOT. L’approche innovante que nous avons utilisée est basée sur l’irradiation par des ions légers pour contrôler le degré de mélange aux interfaces. Sous l’effet du mélange induit par l’irradiation, nous avons observé dans des structures de W-CoFeB-MgO une forte augmentation de la vitesse de parois dans le régime de creep, compatible avec une réduction de la densité des centres de piégeage. Nous avons aussi démontré que l'anisotropie de l'interface Ki et le DMI mesuré par propagation asymétrique de parois se comportent de la même façon en fonction du mélange aux interfaces. Finalement, nous avons fabriqué des barres de Hall afin de mesurer la commutation de l’aimantation induite par SOT. Le centre des croix de Hall a été irradié afin de diminuer localement l’anisotropie. Nous avons observé une réduction de 60% de la densité de courant critique après l’irradiation correspondant au retournement des croix de Hall irradiés par propagation de parois. Notre étude fournit de nouvelles pistes concernant le développement de mémoires magnétiques à faible consommation, de dispositifs logiques et neuromorphiques.

Spintronics devices manipulate the electron spin degree of freedom to process information. In this thesis, we investigate spin-dependent quantum transport properties to optimize the performances of spintronics devices. Through ab initio approach, we research the tunneling magnetoresistance (TMR), spin Hall effect (SHE), as well as spin injection efficiency (SIE). It has been demonstrated that heavy metals (HMs) are able to modulate TMR effects in MgO-based magnetic tunnel junctions (MTJs), and tungsten, molybdenum, and iridium are promising to enhance TMR. Moreover, substitutional atom doping can effectively optimize SHE of HMs, which would strengthen spin Hall angles (SHAs) to achieve efficient spin-orbit torque (SOT) switching of MTJs. To eliminate the mismatch between ferromagnetic and barrier layers in MgO-based MTJs, we design the MTJ with bond-free van der Waals (vdW) heterojunction VSe₂/MoS₂ and report the room-temperature TMR. The occurrence of quantum-well resonances enables voltage control to be an effective method to modulate TMR ratios in vdW MTJ. We put forward the idea of SOT vdW MTJ, which employs SOT to switch vdW MTJ and requires vdW materials with strong SHE. Research on MoTe₂ and WTe₂ verifies the possibility of realizing this idea. Both of them are layered transition metal dichalcogenides (TMDC) and exhibit strong SHEs, as well as large SHAs thanks to their low electrical conductivity. Lastly, motivated by the demand of a two-dimensional (2D) switchable device with long spin diffusion length, we construct the spin injection system with silicene monolayer, and reveal high SIEs under electric fields. Works in this thesis would advance the research of spintronics devices.; Les dispositifs spintroniques exploitent le degré de liberté du spin électronique pour traiter l'information. Dans cette thèse, nous étudions les propriétés de transport quantique dépendant du spin pour optimiser les performances des composants associés. Par l’approche ab initio, nous calculons la magnétorésistance à effet tunnel (tunneling magnetoresistance, TMR), l’effet Hall de spin (spin Hall effect, SHE) et l’efficacité de l’injection de spin (spin injection efficiency, SIE). Nous montrons ainsi que les métaux lourds (heavy metals, HM) influencent la TMR dans des jonctions tunnel magnétiques (magnetic tunnel junctions, MTJs) à base de MgO. L’utilisation de W, Mo, ou Ir peut améliorer la TMR. De plus, le dopage par substitution aide à optimiser le SHE dans les HMs, ce qui renforce les angles de Hall de spin (SHA) pour rendre plus efficace le renversement d’aimantation par couple spin-orbite (spin-orbit torque, SOT) dans les MTJ. Afin de contourner les problèmes induits par le désaccord de maille entre couches ferromagnétiques et MgO, nous avons conçu une MTJ basée sur l'hétérojonction VSe₂/MoS₂ de van der Waals (vdW) et calculons la TMR à température ambiante. L’apparition d’effets de résonance tunnel permet d’utiliser la tension appliquée pour moduler la TMR dans cette structure. Nous proposons également d’y favoriser le SOT en utilisant des matériaux 2D avec un fort SHE. MoTe₂ et WTe₂ apparaissent comme de bons candidats. Ces dichalcogénures de métaux de transition (transition metal dichalcogenides, TMDC) présentent un fort SHE ainsi que de grands SHA grâce à leur faible conductivité électrique. Enfin, motivés par la demande d'un dispositif commutable bidimensionnel à grande longueur de diffusion spin, nous étudions un système d'injection de spin dans le silicène et obtenons des SIE élevés sous tension appliquée. L’ensemble de ces travaux apportent un éclairage pour la recherche de nouveaux dispositifs spintroniques.

Transmitting quantum states The coherence of electrons in mesoscopic structures is thought to be unlikely to survive in a disordered environment. Duprez et al. show that this is not necessarily the case. They studied a metallic island as an example of a disordered environment. They made an electron interferometer and incorporated the island in one of the two paths through the interferometer. At sufficiently low temperatures and in the quantum Hall regime, they observed a clear interference pattern, indicating successful transmission of the electrons' quantum state across the island. Two coupled semiconductor nanolasers exhibit a mode switching transition, theoretically characterized by limit cycle $-$or mode-beating$-$ oscillations. Their decay rate is vanishingly small in the thermodynamic limit, i.e. when the spontaneous emission noise $\beta$-factor tends to zero. We provide experimental evidence of mesoscopic limit cycles $-$with $\sim 10^3$ intracavity photons$-$ through photon statistics measurements. We first show that the order parameter quantifying the limit cycle amplitude can be reconstructed from the mode intensity statistics. As a main result we observe a maximum of the averaged amplitude at the mode switching, accounting for limit cycle oscillations. We finally relate this maximum to a dip of mode cross-correlations, reaching a minimum of $g_{ij}^{(2)}=2/3$, which we show to be a mesoscopic limit. Coupled nanolasers are thus an appealing testbed for the investigation of spontaneous breaking of time-translation symmetry in presence of strong quantum fluctuations.

Scaling-up optical quantum technologies requires to combine highly efficient multi-photon sources and integrated waveguide components. Here, we interface these scalable platforms: a quantum dot based multi-photon source and a reconfigurable photonic chip on glass are combined to demonstrate high-rate three-photon interference. The temporal train of single-photons obtained from a quantum emitter is actively demultiplexed to generate a 3.8 kHz three-photon source, which is then sent to the input of a tuneable tritter circuit, demonstrating the on-chip quantum interference of three indistinguishable single-photons. Pseudo number-resolving photon detection characterising the output distribution shows that this first combination of scalable sources and reconfigurable photonic circuits compares favourably in performance with respect to previous implementations. A detailed loss-budget shows that merging solid-state based multi-photon sources and reconfigurable photonic chips could allow ten-photon experiments on chip at ${\sim}40$ Hz rate in a foreseeable future., Comment: 7 pages, 4 figures, 2 tables

On-chip microlaser sources in the blue constitute an important building block for complex integrated photonic circuits on silicon. We have developed photonic circuits operating in the blue spectral range based on microdisks and bus waveguides in III-nitride on silicon. We report on the interplay between microdisk-waveguide coupling and its optical properties. We observe critical coupling and phase matching, i.e. the most efficient energy transfer scheme, for very short gap sizes and thin waveguides (g = 45 nm and w = 170 nm) in the spontaneous emission regime. Whispering gallery mode lasing is demonstrated for a wide range of parameters with a strong dependence of the threshold on the loaded quality factor. We show the dependence and high sensitivity of the output signal on the coupling. Lastly, we observe the impact of processing on the tuning of mode resonances due to the very short coupling distances. Such small footprint on-chip integrated microlasers providing maximum energy transfer into a photonic circuit have important potential applications for visible-light communication and lab-on-chip bio-sensors., Comment: 10 pages, 6 figures, supplementary: 6 pages, 8 figures

International audience; Exploiting the analog properties of RRAM cells for learning is a compelling approach, but which raises important challenges in terms of CMOS overhead, impact of device imperfections and device endurance. In this work, we investigate a learning-capable architecture, based on the concept of Binarized Neural Networks, which addresses these three issues. It exploits the analog properties of the weak RESET in hafnium-oxide RRAM cells, but uses exclusively compact and low power digital CMOS. This approach requires no refresh process, is more robust to device imperfections than more conventional analog approaches, and we show that due to the reliance on weak RESETs, the devices show outstanding endurance that can withstand multiple learning processes.

Exciton-polaritons in semiconductor microcavities constitute the archetypal realization of a quantum fluid of light. Under coherent optical drive, remarkable effects such as superfluidity, dark solitons or the nucleation of vortices have been observed, and can be all understood as specific manifestations of the condensate collective excitations. In this work, we perform a Brillouin scattering experiment to measure their dispersion relation \documentclass[12pt]{minimal} \usepackage{amsmath} \usepackage{wasysym} \usepackage{amsfonts} \usepackage{amssymb} \usepackage{amsbsy} \usepackage{mathrsfs} \usepackage{upgreek} \setlength{\oddsidemargin}{-69pt} \begin{document}$$\omega ({\bf{k}})$$\end{document}ω(k) directly. The results, such as a speed of sound which is apparently twice too low, cannot be explained upon considering the polariton condensate alone. In a combined theoretical and experimental analysis, we demonstrate that the presence of an excitonic reservoir alongside the polariton condensate has a dramatic influence on the characteristics of the quantum fluid, and explains our measurement quantitatively. This work clarifies the role of such a reservoir in polariton quantum hydrodynamics. It also provides an unambiguous tool to determine the condensate-to-reservoir fraction in the quantum fluid, and sets an accurate framework to approach ideas for polariton-based quantum-optical applications., Owing to its driven-dissipative nature, and its solid-state environment, a resonantly driven polariton condensate can be accompanied by an incoherent reservoir of excitons. Stepanov et al. demonstrate that this situation strongly modifies the spectrum of collective excitations, which determines many quantum hydrodynamic features in a polariton fluid.

Silicon photonics is a dynamic research field of integrated optics. It allows to miniaturize numerous optical functionalities such as lasers, electro-optical modulators, routers, detectors, for telecom wavelengths, LIDAR, sensor, metrology or even spectroscopy, all while been able to propose large scale production high precision technologies. On another side, quantum optics suffers from difficulties to scale optical systems, requires extreme stability, perfect alignment, and many bulky optical elements, while solving these issues follows a natural path in integrated photonics. Development of integrated quantum photonics can thus open the door to cheap, powerful, and scalable systems for quantum cryptography, telecoms, and computation. In a significant way, quantum requirements are not the ones of classical circuits with respect to photonic components and circuits. The generation of quantum states indeed requires more than 100dB of pump laser rejection, while being able to manage ultra-low useful optical signals and get rid of on-chip optical noise. In this context, this thesis is dedicated to the study, dimension, realization, and characterization of silicon photonic components and circuits for quantum optics on a chip. The target goal is to generate entangled states in energy-time and manipulate them on chip. The qualification of the quantum properties is also explored to better understand the limitations of the silicon platform in the followed objectives. Another choice of this work is to stay in telecoms wavelength and aligned with the standard channels (ITU grid), to only use off-the-shelf components, all while been CMOS compatible and compliant with standard fabrication process, this to allow the possibility to produce on large scale.; La photonique silicium est un domaine prolifique de l’optique intégrée. La génération d’états quantiques nécessite notamment un niveau de réjection de la pompe de plus de 100 dB ; le niveau de bruit photonique ambiant sur la puce est également un facteur à soigner particulièrement dans la mesure où les paires de photons générées par les processus quantiques sont par principe de très faible puissance. Dans ce contexte, cette thèse aborde le développement de composants et de circuits pour la photonique quantique silicium. Le but est de générer des états intriqués en énergie-temps et de pouvoir les manipuler sur une puce. Cela va de la conception à l’utilisation des paires de photons, en passant par la fabrication des circuits intégrés optiques. La qualification des propriétés quantiques est aussi explorée afin de cerner les limitations de la plateforme silicium pour le domaine applicatif visé. L’esprit de ce travail est également de proposer des solutions restantes compatibles avec les canaux de télécommunications standard (ITU), de n’utiliser que des composants fibrés standards pour les connexions à réaliser, tout en restant compatibles avec les techniques de fabrication industrielle des grandes fonderies microélectroniques afin de permettre une future production à grand échelle des circuits photoniques quantiques.

L’esprit de ce travail est également de proposer des solutions restantes compatibles avec les canaux de télécommunications standard (ITU), de n’utiliser que des composants fibrés standards pour les connexions à réaliser, tout en restant compatibles avec les techniques de fabrication industrielle des grandes fonderies microélectroniques afin de permettre une future production à grand échelle des circuits photoniques quantiques.

The great concentration of light-matter interaction inside optical nanoresonators achieving a strong confinement of electromagnetic field in a nanometric space paves the way toward innovative applications in the infrared domain, in optics, optoelectronics, chemistry or biology. Resonators constituted of a stack of metal, insulator and metal allow to achieve stronger confinement for thinner insulator gap. However, in case of a gap thinner than a few nanometers, electrons have anon-negligible probability to pass from a metal to the other by tunneling effect. Questioning electrons description in classical theory, this quantum effect has been highlighted and studied in various kinds of nanogap optical antennas: between an AFM tip and a substrate, between two nanoparticles, inside a metallic constriction. . .In this thesis, we have used a MIM nanoresonator: stacking solid layers allows a good control ofits geometry and its evolution over time. This structure has two roles: accessing quantitatively the underlying physics and testing its potential application. Nanofabrication processes have been specifically developed and validated by optical and electrical characterizations of nanoresonators. In the quantum domain, measured reflectivity spectra cannot be explained by a widespread approach introducing an electrical conduction inside the insulator. Furthermore, the measured shift under an electrical bias is weak (∆λ/λ ~ 10−3Vapp[V ]) and opposite to literature predictions. Conduction through materials crucially depends on how ordered they are. Periodically ordered systems exhibit extended Bloch waves that generate metallic bands, whereas disorder is known to limit conduction and localize the motion of particles in a medium. In this context, quasiperiodic systems, which are neither periodic nor disordered, reveal exotic conduction properties, self-similar wavefunctions, and critical phenomena. Here, we explore the localization properties of waves in a novel family of quasiperiodic chains obtained when continuously interpolating between two paradigmatic limits: the Aubry-Andr\'e model, famous for its metal-to-insulator transition, and the Fibonacci chain, known for its critical nature. Using both theoretical analysis and experiments on cavity-polariton devices, we discover that the Aubry-Andr\'e model evolves into criticality through a cascade of band-selective localization/delocalization transitions that iteratively shape the self-similar critical wavefunctions of the Fibonacci chain. Our findings offer (i) a unique new insight into understanding the criticality of quasiperiodic chains, (ii) a controllable knob by which to engineer band-selective pass filters, and (iii) a versatile experimental platform with which to further study the interplay of many-body interactions and dissipation in a wide range of quasiperiodic models., Comment: 7 pages, 4 figures + supplementary material (9 pages, 6 figures, 2 videos), comments are welcome

In recent years there has been a significant effort to push electromagnetic metasurfaces with the ability to abruptly change light properties into visible wavelengths. These advancements have opened a new range of possibilities to reshape light using ultra-thin optical devices and there is one field that is starting to gather attention: bioimaging. One technique particularly well suited for the study of molecules near a cell membrane is Total Internal Reflection Fluorescence (TIRF) microscopy, which relies on an evanescence field created by light being totally internally reflected within a glass substrate due to its high incidence angle. As of today, TIRF is generally implemented using bulky high-NA, small field of view oil objectives.In this project we present the realization of metasurface-based TIRF microscopy substrates consisting of periodic 2D arrays of asymmetric structures fabricated in titanium dioxide on borosilicate glass. These patterns, as small as 48nm, were optimized through rigorous coupled-wave analysis to couple 50-90% of the incoming normally incident light into the first diffraction order, which outputs at an angle that suffices total internal reflection in water and eliminates the requirement for high NA objectives or prisms to achieve TIRF. Being able to utilize lower-magnification air objectives and having a large evanescence field area provide unique TIRF conditions not accessible by traditional methods. Additionally, these structures are compatible with soft UV nanoimprint lithography, for cost-effective scale production, to give TIRF’s high contrast, low photodamage and low photobleaching capabilities to inexpensive wide-field microscopes.; Au cours des dernières années, des efforts importants ont été déployés pour développer des métasurfaces (MSs) électromagnétiques avec la possibilité de changer de manière abrupte les propriétés de la lumière. International audience; This paper reports on progress in the analysis of time-domain optical coherence tomography (OCT) applied to the dimensional metrology of through-silicon vias (TSVs), which are vertical interconnect accesses in silicon, enabling three-dimensional (3D) integration in microelectronics, and estimates the deviations from earlier, simpler models. The considered TSV structures are 1D trenches and circular holes etched into silicon with a large aspect ratio. As a prerequisite for a realistic modeling, we work with spectra obtained from reference interferograms measured at a planar substrate, which fully includes the dispersion of the OCT apparatus. Applying a rigorous modal approach, we estimate the differences to a pure ray tracing technique. Accelerating our computations, we focus on the relevant fundamental modes and apply a Fabry–Perot model as an efficient approximation. Exploiting our results, we construct and present an iterative procedure based on the minimization of a merit function, which concludes TSV heights reliably, accurately, and rapidly from measured interferograms.

We investigate the growth mechanism of axially heterostructured InGaN/GaN nanowires (NWs) as a function of the flux conditions. The InGaN heterostructure morphology critically depends on the In/Ga flux ratio affecting the local V/III ratio at the NW growth front. Locally N-rich conditions are associated with tapered island-like morphologies, while metal-rich conditions, leading to the formation of a stable Indium adsorbed layer at the NW growth front, promote the growth of heterostructures with a disk-like shape. Based on experimental results and theoretical predictions, we demonstrate that this indium ad-layer acts as a surfactant inducing a modification of the InGaN heterostructure growth mode. The impact of flux conditions and strain relaxation on the Indium incorporation are also addressed. The resulting insertions present abrupt interfaces and a homogeneous In distribution for In contents up to 40%.

International audience; A new single-image acquisition technique for the determination of the dispersion relation of the propagating modes of a plasmonic multilayer stack is introduced. This technique is based on an electrically-driven, spectrally broad excitation source which is nanoscale in size: the inelastic electron tunnel current between the tip of a scanning tunneling microscope (STM) and the sample. The resulting light from the excited modes of the system is collected in transmission using a microscope objective. The energy-momentum dispersion relation of the excited optical modes is then determined from the angle-resolved optical spectrum of the collected light. Experimental and theoretical results are obtained for metal-insulator-metal (MIM) stacks consisting of a silicon oxide layer (70, 190 or 310 nm thick) between two gold films (each with a thickness of 30 nm). The broadband characterization of hybrid plasmonic-photonic transverse magnetic (TM) modes involved in an avoided crossing is demonstrated and the advantages of this new technique over optical reflectivity measurements are evaluated.
