1. Controlling mesenchymal stem cell differentiation using vanadium oxide thin film surface wettability

Abstract: Although vanadium compounds are well recognized for their ability to change from insulator to metal, they may also be used therapeutically to address significant medical issues. In this study, we used vanadium oxide thin films synthesized by the pulsed laser deposition (PLD) technique to examine human stem cells generated from bone marrow. According to x-ray reflectivity (XRR) measurements, the films’ thickness ranged from 6 to 26 nm. The water contact angle method has been employed to probe the surface energy and wettability of the films, which influence the cell behavior significantly. We also used a variety of techniques, such as differentiation staining, phase contrast microscopy, and real-time reverse transcription-polymerase chain reaction (RT-PCR), to examine the growth, adhesion, proliferation, and differentiation of human bone marrow mesenchymal stem cells (hBMMSCs) on these oxide films over time. Our results indicated that vanadium oxide films alter hBMMSCs adhesion and growth and affect their differentiation. The application of VOx films in biological and medical materials, as well as future research on cells, is all made possible by these findings, which also improve our understanding of the biological actions of vanadium compounds.

Abstract: International audience; In the Combinatorial Substrate Epitaxy (CSE) approach, a thin film is grown at high temperature on a polycrystalline substrate. Those substrates induce a local film epitaxy on each substrate grain and an overall polycrystalline character on the macroscopic scale. Compared to single-crystalline films, this approach provides the possibility to introduce, in a controlled way, grain boundaries providing new functionalities. Therefore, controlling the microstructure and grain size of the substrates is an important step for tuning the film properties. In this paper, a complete study of the granular growth of the standard substrate material for the deposition of perovskite thin films, SrTiO3, has been carried out with different isothermal cycles highlighting the grain growth mechanisms. From these results, we are able to predict the sintering thermal cycle necessary for targeting very precisely a desired grain size and the corresponding physical properties. Indeed, highly restraint physical properties specifications are needed for advanced electronic applications. Since a classic granular growth model was used, this approach can be generalized to the broad family of oxides.

Abstract: International audience; The integration of functional thin film materials with adapted properties is essential for the development of new paradigms in information technology. Among them, complex oxides with perovskite structures have huge potential based on the particularly large diversity of physical properties. Here we demonstrate the possibility of transferring perovskite oxide materials like SrTiO 3 onto silicon substrate using an environmentally friendly process at nanoscale, by means of a water-soluble perovskite sacrificial layer: SrVO 3. Based on in situ monitoring atomic force microscopy and photoemission studies, we reveal that dissolution is initiated from a strontium rich phase at the extreme surface of SrVO 3. The transferred nanothick SrTiO 3 layer on silicon presents an effective morphology and monocrystalline quality, providing a proof of concept for the integration and development of an all perovskite oxide electronics or "oxitronics" onto any Si-based substrates.

Abstract: La0.67Sr0.33MnO3 (LSMO) thin films have been grown by pulsed laser deposition on SrTiO3 using combinatorial substrate epitaxy (CSE) approach, i.e. polycrystalline substrates with micrometer-size grains. The crystallographic domains size of those polycrystalline substrates can be controlled between 2 and 45 µm depending on the annealing temperature during synthesis. Each grain of the substrate acts as a single crystalline growth template promoting local epitaxy with a reproduction of the substrate grain structure in the thin film. Therefore, a fine-tuning of the substrate grain metrics and high crystalline quality of locally epitaxial LSMO film, allows to combine the advantages of polycrystalline, i.e. the presence of low field magnetoresistance (LFMR) and the possibility to use very thin films, with a pronounced magnetic shape anisotropy. For this, the magnetic and transport properties of the films are showing a strong influence with varying grain metrics of the substrate. High Curie temperatures, important values of the LFMR and anisotropy for optimized substrate grain metrics with the relative orientation of the magnetic field to the film plane underline the high quality of the films and the advantage of the CSE approach. The obtained LSMO thin films may have an interest for high-resolution low field magnetic sensors application.

Abstract: International audience; Indium-tin-oxide (ITO) is a widely employed transparent conducting oxide (TCO), but the indium scarcity and price encourage developing some alternatives. The correlated metals CaVO3 and SrVO3 have been recently identified as new TCOs with functional properties being comparable to ITO. However, their technological potential is limited by the critical requirement of a perovskite structure of the film, impossible to achieve via direct growth on substrates commonly used for applications. In this article, the authors tackle this limitation by demonstrating the crystalline growth of vanadate TCOs on glass at temperatures below 600 °C, with the help of 2D nanosheets as transparent seed layers. The functional properties do not suffer from the textured structure of the films, as confirmed by an in-depth spectroscopic ellipsometry study, allowing for an industrially viable approach to integrate vanadate TCOs on virtually any surface and to exploit their promising performances as a new generation TCO

Abstract: International audience; SrVO3 (SVO) is a complex oxide with interesting optical and conduction properties as an indium-free transparent conducting oxide for electrode applications. In this paper, we report how the surface of SVO can be designed at the nanoscale from self-organized Sr3V2O8 nanostructures (NS) with different shapes and morphologies depending on crystalline orientations. By combining transmission electron microscopy (TEM) and atomic force microscopy (AFM), we compare the characteristics of the NS for SVO films grown on SrTiO3 (STO) polycrystalline substrates, according to combinatorial substrate epitaxy (CSE), with those of NS observed from SVO films deposited on STO single crystalline substrates with different crystallographic orientations ((1 0 0), (1 1 0), (1 1 1)). We are able not only to show that the obtained morphologies are correlated to the specific substrate orientation due to the epitaxial relationships between the NS, the SVO, and the substrate, but also to establish a NS library and determine the necessary crystalline orientations for a certain NS morphology on demand. Finally, dissolution of the NS in water leads to typical inverse imprints on the surface of the film, offering a fast and easy way to pattern the electrodes. This work presents a new way of patterning surfaces with a specific design of self-organized NS.

Abstract: International audience; In this work, 40 nm-thick films of SrVO3 (SVO) grown by Pulsed Laser Deposition (PLD) on SrTiO3 substrates are studied by X-Ray Photoelectron Spectroscopy (XPS). We develop here a systematic fitting procedure for both Sr3d, V2p3/2 and O1s spectral regions of interest associated to the different chemical environments. Joint angle resolved XPS and Ar ion depth profiling reveal that as-grown SVO thin films exhibits Sr-rich phases at the extreme surface and a near-stoichiometric SVO in the bulk. The removal of segregated Sr is proposed by a treatment in deionized ultrapure water. This step will become an essential technological step in order to obtain reproducible surfaces achieving a stoichiometric SVO oxide phase. Besides, these hydrolyzed SVO surfaces appears VO2 terminated and then more electrically active. Furthermore, an air-ageing comparative study between as-grown and H2O-treated samples reveals that hydrolyzed surfaces are more surface sensitive to air oxidation. Such observations will be crucial and must be carefully considered before performing any passivation process for the integration of SVO thin film into next generation electronics heterostructures.

Abstract: International audience; Since SrVO3 (SVO) can be used as a highly conductive material for perovskite heterostructures, the control of surface morphology and chemistry of such thin-films are essential. Using pulsed laser deposition, two distinct topographies can be produced. Thus, by tuning oxygen pressure in the growth chamber during cooling, smooth or partially covered by self-oriented Sr3V2O8 nanorods surfaces can be grown. This study manages to correlate the two typical topographies, revealed by atomic force microscopy (AFM), with their chemical compositions obtained by X-ray photoelectron spectroscopy (XPS). At first, a model describes their initial surface chemistry through the Sr/V cationic ratio and the (Sr+V)/Oox ratio. Furthermore, using sputter-depth profiling, post-thermal treatments and wet chemical etching, SVO thin-film chemical compositions are extensively studied. We demonstrate that they are composed of stoichiometric SVO phase covered by Sr-rich layer on top. Finally, treatment in water for 180 seconds helps to remove Sr-rich phases. Sr3V2O8 nanorods are found selectively dissolved leaving a surface nano-imprint. Moreover, on smooth SVO surfaces, a balanced Sr/V cationic ratio of 1.0±0.1 is obtained. These results appear very promising for SVO thin-films surface preparation and further development as electrodes for electronic devices.

Abstract: While metal oxides synthesized as thin films have attracted much attention due to their electronic applications, we show here that they can also be used as bio-surfaces for the growth of stem cells, a field of research which has not been much explored. To demonstrate this, thin films (150–200 Å) of titanium oxide (TiO2) and aluminum oxide (Al2O3) were deposited on glass using the pulsed laser deposition technique and mesenchymal stem cells were grown on these layers. Cell behavior was evaluated with respect to various key parameters, such as the composition, wettability, morphology and thickness of the films. Our results indicate that thin films of TiO2 and Al2O3 can not only support stem cell adhesion and growth, but can be used to influence the osteogenic and chondrogenic differentiation paths, which opens the route for a variety of novel biocompatible materials.

Abstract: Progressing miniaturization and the development of semiconductor integrated devices ask for advanced characterizations of the different device components with ever-increasing accuracy. Particularly in highly doped layers, a fine control of local conduction is essential to minimize access resistances and optimize integrated devices. For this, electrical Atomic Force Microscopy (AFM) are useful tools to examine the local properties at nanometric scale, for the fundamental understanding of the layer conductivity, process optimization during the device fabrication and reliability issues. By using Scanning Capacitance Microscopy (SCM) and Scanning Spreading Resistance Microscopy (SSRM), we investigate a highly in situ doped polycrystalline silicon layer, a material where the electrical transport properties are well known. This film is deposited on a oxide layer as a passivating contact. The study of the nano-MIS (SCM) and nano-Schottky (SSRM) contacts allows to determine the distribution and homogeneity of the carrier concentration (active dopants), especially by investigating the redistribution of the dopants after an annealing step used for their activation. While the chemical analysis by Secondary Ions Mass Spectroscopy (SIMS) quantifies only the dopant concentration in the polycrystalline layer, the comparison with macroscopic characterization techniques as Hall effect measurements, supported with XRD characterization, shows that careful SCM and SSRM measurements can be used to highlight the dopant activation. This analysis gives a complete investigation of the local electrical properties of the passivating contact when the parameters (applied voltages and applied forces) of the AFM nano-contacts are correctly controlled.

Abstract: International audience; We have probed the structural and magnetic properties of PrVO 3 (PVO) thin lms grown on the (001)-, (110)-and (111)-oriented SrTiO 3 (STO) substrates. By changing the substrate orientation, (1) the out-of-plane orientation of lm can be tuned to [110], [100] / [010], and [011] / [311], (2) the number of crystal variants in the lm can be varied, for ex. we observe single domain lm on (110)oriented STO, whereas two domains in the lm grown on the (111)-oriented STO substrate. The lattice strain induced by using dierent oriented substrates has direct inuence on the magnetic properties of PVO lms. The magnetic moment of PVO lms radically enhances from 0.4 µ B /f.u. for STO (001) to 2.3 µ B /f.u. for STO (111). While, lms on (001)-oriented STO substrate display out-of-plane anisotropy, an in-plane anisotropy is observed for lms grown on the (110)-and (111)-oriented STO substrates. In addition, a strong uniaxial magnetic anisotropy is also extracted for a partially relaxed lm on the (110)-oriented STO substrate. Such ndings can help oxide community in the better understanding of magnetic anisotropy in vanadate thin lms, a subject that still lacks scientic investigations.

Abstract: International audience; Self-organized epitaxial nanorods, obtained by an adapted annealing process after deposition of metallic strontium vanadate perovskite (SrVO3) thin films, are analyzed to determine their structural, chemical and electrical properties. After the identification of the Sr3V2O8 phase of the nanorods by electron diffraction; Electron Energy Loss Spectroscopy investigations show the vanadium oxidation state (V5+ ) for the nanorods. Two scanning probe techniques are deployed to determine the specific local electrical properties of these Sr3V2O8 nanorods. In ambient conditions, local electrical properties are studied by Scanning Spreading Resistance Microscopy based on an Atomic Force Microscope and multiple probe scanning tunneling microscopy is used for the study in ultrahigh vacuum. Both techniques reveal that local electrical resistances of the nanorods are five order of magnitude higher than the resistance of the perovskite SrVO3 matrix. Futhermore, the nanorods are found to be etched by repeating scanning of the conducive Atomic Force Microcopy probe, enabling a three-dimensional depth profile of the nanorods resistance with 3D-Spreading Resistance Microscopy mode. A partial embedding of the nanorods in the underlying SrVO3 film is proved and the impact of the water meniscus at the origin of the selective etching observed during Scanning Spreading Resistance Microscopy, in ambient conditions, is discussed.

Abstract: International audience; The decrease of the growth temperature of platinum (Pt) thin film on silicon substrate was studied using Ca2Nb3O10 nanosheets (CNOns) as seed layer. These nanosheets were obtained by the delamination of the layered perovskite KCa2Nb3O10 and they were deposited on silicon substrates by the Langmuir–Blodgett method. Pt thin films were sputtered on silicon coated by CNOns (CNOns/SiO2/Si), and on TiO2/SiO2/Si substrates for comparison, at temperatures ranging from room temperature up to 625 °C. X-ray diffraction, scanning electron microscopy, and atomic force microscopy were used to characterize the crystalline quality, thickness, surface morphology and roughness of the Pt thin films. Highly (111) textured Pt thin films were obtained on CNOns/SiO2/Si at substrate temperature as low as 200 °C. The full width at half maximum of the rocking curve of the (111) X-ray peak was about one degree, indicating a high crystalline orientation. The resistivity was measured at room temperature by the four point probes method to confirm the quality of Pt thin films elaborated at low temperatures. These results pave the way for easier integration of highly textured platinum thin film in low temperature microelectronic processes.

Abstract: International audience; KNbO3 films have been deposited by pulsed laser deposition on glass substrates covered by Ca2Nb3O10− nanosheets used as seed layer, for the purpose of promoting (001) preferential orientation. Nanosheets have been prepared by the exfoliation process of HCa2Nb3O10 phase that is obtained by cation exchange of the Dion-Jacobson KCa2Nb3O10 phase in an acidic solution. Electron diffraction in transmission electron microscopy performed on KCa2Nb3O10 and HCa2Nb3O10 powders, and on Ca2Nb3O10− nanosheets revealed formation of local superstructures that are not detected by X-ray diffraction due to the weakness of superstructure reflection intensities. Nanosheets were deposited on substrates using the Langmuir-Blodgett method. A smooth covering of the surface was shown by atomic force microscopy. 200 nm thick KNbO3 films have been grown by pulsed laser deposition on Ca2Nb3O10−-NS/glass and on (001)SrTiO3 substrates for comparison. Substrates covered with nanosheets induced highly textured (001)-oriented thin film, which possesses a similar microstructure as epitaxial film on single crystalline strontium titanate substrate.

Abstract: Strain engineering is an important issue in oxide thin films to explore new functionalities. Here a series of high quality epitaxial ${\mathrm{PrVO}}_{3}$ (PVO) thin films were grown, by pulsed laser deposition (PLD) technique, as a function of thickness on (La,Sr)(Al,Ta)${\mathrm{O}}_{3}$ (100) [LSAT (100)] and ${\mathrm{LaAlO}}_{3}$ (100) [LAO (100)] substrates with a nominal lattice mismatch of $\ensuremath{-}0.8$% and $\ensuremath{-}2.9$%, respectively. X-ray diffraction revealed a constant out-of-plane lattice parameter of PVO/LSAT with an increase in film thickness, and a rather continuous decrease for PVO/LAO films. Whereas thicker PVO films show a ferromagneticlike behavior, at low thickness a surprising decrease of coercivity (${H}_{c}$) and increase of saturation magnetization (${M}_{s}$) is observed. This behavior is described by using a model of a ``dead layer'' which possesses a strong paramagnetic susceptibility. Our XPS investigations further reveal the formation of ${\mathrm{V}}^{4+}$ at the surface of the film to be responsible for this paramagnetic dead layer, which is reduced by adding a capping layer on top of the PVO film. Finally, the N\'eel temperature (${T}_{N}$) is examined as a function of film thickness, and found to vary between 25 and 30 K for LSAT and LAO, respectively. These results pave the way for the use of vanadate in thin film devices.

Abstract: Understanding of the metal-insulator transition (MIT) in correlated transition-metal oxides is a fascinating topic in condensed matter physics and a precise control of such transitions plays a key role in developing novel electronic devices. Here we report an effective tuning of the MIT in epitaxial $\mathrm{SrV}{\mathrm{O}}_{3}$ (SVO) films by expanding the out-of-plane lattice constant without changing in-plane lattice parameters, through helium ion irradiation. Upon increase of the ion fluence, we observe a MIT with a crossover from metallic to insulating state in SVO films. A combination of transport and magnetoresistance measurements in SVO at low temperatures reveals that the observed MIT is mainly ascribed to electron-electron interactions rather than disorder-induced localization. Moreover, these results are well supported by the combination of density functional theory and dynamical mean-field theory calculations, further confirming the decrease of the bandwidth and the enhanced electron-electron interactions resulting from the expansion of the out-of-plane lattice constant. These findings provide insights into the understanding of MIT in correlated oxides and perspectives for the design of unexpected functional devices based on strongly correlated electrons.

Abstract: International audience; New paradigms are required in microelectronics when the transistor is in its downscaling limit and integration of materials presenting functional properties not available in classical silicon is one of the promising alternatives. Here, we demonstrate the possibility to grow LaSrMnO (LSMO) functional materials on amorphous substrates with properties close to films grown on single-crystalline substrates using a two-dimensional seed layer. X-ray diffraction and electron backscatter diffraction mapping demonstrate that the CaNbO nanosheet (NS) layer induces epitaxial stabilization of LSMO films with a strong out-of-plane (001) texture, whereas the growth of LSMO films on uncoated glass substrates exhibits a nontextured polycrystalline phase. The magnetic properties of LSMO films deposited on NS are similar to those of the LSMO grown on SrTiO single-crystal substrates in the same conditions (which is used as a reference in this work). Moreover, transport measurements take advantages of the texture and polycrystalline properties to induce low-field magnetoresistance at low temperature and also a high value of 40% magnetoresistance from 10 to 300 K, making it interesting for sensor applications. Therefore, the NS seed layer offers new perspectives for the integration of functional materials grown at moderate temperatures on any substrate, which will be the key for the development of oxitronics.

Abstract: International audience; Using the Combinatorial Substrate Epitaxy (CSE) approach, we report the stabilization of Dy 2 Ti 2 O 7 epitaxial monoclinic, layered-perovskite phase Dy 2 Ti 2 O 7 thin films. To achieve this, the films are deposited on high density, polished La 2 Ti 2 O 7 polycrystalline ceramic substrates, which are stable as monoclinic layered-perovskites, and were prepared by conventional sintering. Microstructural analysis using electron backscatter diffraction (EBSD), electron diffraction (ED), and high-resolution transmission electron microscopy (HRTEM) support this observation. Further, they reveal that the cubic pyrochlore phase is observed far from the interface as films are grown thicker (100 nm), confirming the importance of substrate-induced phase and space group selection. This works reinforces the vast potential of CSE to promote the stabilization of metastable phases, thus giving access to new functional oxide materials, across a range of novel material systems including ferroelectrics.

Abstract: Transition-metal oxides with an ${\text{ABO}}_{3}$ perovskite structure exhibit strongly entangled structural and electronic degrees of freedom and thus one expects to unveil exotic phases and properties by acting on the lattice through various external stimuli. Using the Jahn-Teller active praseodymium vanadate ${\mathrm{Pr}}^{3+}{\mathrm{V}}^{3+}{\mathrm{O}}_{3}$ compound as a model system, we show that ${\mathrm{PrVO}}_{3}$ N\'eel temperature ${T}_{N}$ can be raised by 40 K with respect to the bulk when grown as thin films. Using advanced experimental techniques, this enhancement is unambiguously ascribed to a tetragonality resulting from the epitaxial compressive strain experienced by the films. First-principles simulations not only confirm experimental results, but they also reveal that the strain promotes an unprecedented orbital ordering of the ${\mathrm{V}}^{3+}\phantom{\rule{4pt}{0ex}}d$ electrons, strongly favoring antiferromagnetic interactions. These results show that an accurate control of structural aspects of oxides is the key for unveiling unexpected phases in oxides.

Abstract: International audience; The vanadate SrVO3 is a transparent conductor perovskite with optical and electrical properties competing with those of the most-used indium tin oxide material. Although its charge density is comparable to that of metals, SrVO3shows a plasma frequency below the visible range due to strong electronic correlations characterizing the electronic transport in this material and enhancing the effective mass. Therefore, the well-known interplay between the structure and the electronic properties of strongly correlated systems can be used in such transparent conductor to tune the optical properties, as the plasma frequency also depends on the effective mass. In this study, SrVO3films are grown by pulsed laser deposition onto different lattice mismatched perovskite substrates such as SrTiO3, LaAlO3, and (LaAlO3)0.3(Sr2TaAlO6)0.7 at different growth temperatures. The structural, electronic, and optical properties are analyzed, illustrating the influence of the strain on the structure of the films and on a shift of the plasma frequency. The electronic correlations in this new group of transparent conducting oxides can be therefore used as a supplementary lever for the tuning of the functional properties.

26. Impact of the Growth Mechanisms on Si and Glass Substrates on the Structural, Optical and Electrical Properties of Anatase TiO2 Thin Films Synthetized By ALD Technique (Oral)

Abstract: Titanium dioxide is a multipurpose material leading to many applications such as Li ion batteries, photocatalysis, dielectric in capacitors or transparent conductive oxides 1–3. Indeed, TiO2 can be stabilized under different crystallographic structures and the possibility to tune the oxygen stoichiometry offers a large range of electronic properties 1. Furthermore, among all allotropic forms of TiO2, the crystalline anatase phase is particularly interesting in optoelectronics and photocatalysis because of its long exciton lifetime and its semiconductor behaviour with a wide indirect bandgap of 3.2 eV 2. Depending on the application purpose, we will show the possibility to deposit anatase TiO2 films on single crystalline silicon substrates for microelectronics applications and on transparent glass substrates for photoelectrochemical cells or for TiO2-based TCOs materials, which require high transparency in the visible range. For both substrates, the growth mechanism of TiO2 is required to be understood and its impact on the optical end dielectric properties. TiO2 films were grown by atomic layer deposition (ALD) on (100) oriented p-type silicon and Schott glass substrates in a low deposition temperature (TD) range from 100°C to 300°C with titanium tri-isopropoxide (TTIP) precursor and water as oxidizing agent. A structural (TEM, XRD, AFM, Raman and FTIR), optical (ellipsometry, UV-vis-NIR spectroscopy) and electrical study was carried out. As-deposited TiO2 films were successfully crystallized on both silicon and glass substrates at temperatures ≥ 250°C without post-annealing treatment. All characterizations show that the crystallization on silicon and glass substrates is promoted by the TD increase but also depends of the film thickness. Specifically, it has been found that the growth mechanism follows the one observed elsewhere 4: (i) TiO2 growth begins as amorphous, then after a certain thickness, (ii) crystalline nuclei form randomly at the surface. (iii) These germs grow isotropically through the crystallization of the already deposited surrounding amorphous TiO2, as well as the newly deposited matter. Optical properties such as refractive index, absorption coefficient and band gap were simulated with new amorphous and Tauc-Lorentz dispersion models from ellipsometric measurement on silicon and UV-vis-NIR spectroscopy transmission measurement on glass. Results from both methods are in adequacy, showing an increase of the refractive index and the absorption coefficient with TD. These results are consistent with the densification and crystallization of the material characterized by the structural analysis. Finally, a decrease of the band gap is also observed with the increase of TD which tends to 3.2 eV confirming the formation of the anatase phase 2. For the dielectric properties, the relative permittivity ε’ and the loss angle tan δ of TiO2 films were studied with frequency. The relative permittivity increases with TD, due to the higher crystalline quality of the films. Low losses are observed, indicating a low density of charged defects in the films and a good quality of the dielectric properties. All observed structural, optical and electrical properties of TiO2 films are consistent, showing the possibility to stabilize the wide band gap anatase TiO2 on different substrates by ALD at low temperature. Abstract: International audience; Transport and structural properties of ultrathin films of SrVO 3 (SVO) on SrTiO 3 (0 0 1) substrates have been investigated and correlations between Metal-Insulator Transition (MIT) and strain relaxation have been studied. Below a critical thickness, when the film is subjected to tensile strain, the resistivity of the films is increasing with decreasing film thickness. Transport properties evolve from metallic to strongly localized state in several monolayer thick films, showing the bandwidth W control of the Mott-Hubbard transition with the film thickness. Furthermore, a dimensional crossover from 3 Dimensions to 2 Dimensions has been studied by transport measurements. Using Quantum Corrections to the Conductivity (QCC), it is demonstrated that MIT is due to renormalized electron-electron interaction in this material. Finally, for films with the thickness below 6 nm, the confinement provides new effect in magnetotransport with apparition of weak antilocalization in ultrathin films.

Abstract: International audience; We have studied the influence of the argon cluster ion sputtering technique in the X-ray photoelectron spectroscopy (XPS) depth-profiling analysis of a strontium titanate SrTiO3 (STO) substrate, chosen as a prototype perovskite-type oxide material. Unlike “standard” sputtering technique using monatomic ions, a gentle digging through STO (without inducing a large amount of defects) has been evidenced. Several improvements are evidenced by using this low-energy abrasion process: (i) the absence of argon implantation, (ii) the creation of very few oxygen vacancies which lead in the classical way to the lowering of oxidation states of titanium and the appearance of in-gap electronic states, and (iii) the preservation of the cationic stoichiometry. In addition, electrical measurements confirm that no metal–insulator transition is evidenced using the cluster ion source, unlike the case of the monatomic ion etching. Furthermore, for the latter case, a relaxation effect of the Ar+ ion induced electronic properties has been evidenced by combining XPS and transport measurements. Due to its unique depth-profiling features, the cluster ion sputtering technique offers new insights in the chemical and physical analysis of sensitive oxide surfaces and buried interfaces as in oxide heterostructures and superlattices.

Abstract: International audience; Combining multiple degrees of freedom in strongly correlated materials such as transition-metal oxides would lead to fascinating magnetic and magnetocaloric features. Herein, the strain effects are used to markedly tailor the magnetic and magnetocaloric properties of PrVO3 thin films. The selection of an appropriate thickness and substrate enables us to dramatically decrease the coercive magnetic field from 2.4 T previously observed in sintered PVO3 bulk to 0.05 T for compressive thin films making from the PrVO3 compound a nearly soft magnet. This is associated with a marked enhancement of the magnetic moment and the magnetocaloric effect that reaches unusual maximum values of roughly 4.86 μB and 56.8 J/kg K with the magnetic field change of 6 T applied in the sample plane in the cryogenic temperature range (3 K), respectively. This work strongly suggests that taking advantage of different degrees of freedom and the exploitation of multiple instabilities in a nanoscale regime is a promising strategy for unveiling unexpected phases accompanied by a large magnetocaloric effect in oxides.

Abstract: We have investigated the effects of low-energy ion beam irradiations using argon clusters on the chemical and electronic properties of LaAlO3/SrTiO3 (LAO/STO) heterointerfaces by combining x-ray photoelectron spectroscopy (XPS) and electrical transport measurements. Due to its unique features, we demonstrate that a short-time cluster ion irradiation of the LAO surface induces significant modifications in the chemical properties of the buried STO substrate with (1) a lowering of Ti atoms oxidation states (from Ti4+ to Ti3+ and Ti2+) correlated to the formation of oxygen vacancies at the LAO surface and (2) the creation of new surface states for Sr atoms. Contrary to what is generally observed by using higher energy ion beam techniques, this leads to an increase of the electrical conductivity at the LAO/STO interface. Our XPS data clearly reveal the existence of dynamical processes on the titanium and strontium atoms, which compete with the effect of the cluster ion beam irradiation. These relaxation effects are in part attributed to the diffusion of the ion-induced oxygen vacancies in the entire heterostructure since an increase of the interfacial metallicity is also evidenced far from the irradiated area. This paper highlights the possibility of tuning the electrical properties of LAO/STO interfaces by surface engineering, confirming experimentally the intimate connection between LAO chemistry and electronic properties of LAO/STO interfaces.

Abstract: International audience; It has been shown recently that the perovskite oxide SrVO 3 is a transparent conductor with optical and electrical properties outreaching those of the most used material indium tin oxide (ITO). These properties, observed in the crystalline phase, imply the strong potential of SrVO 3 for use as a lower cost alternative to ITO, but the possible integration of this perovskite oxide material in actual electronic devices is still an open question. One of the possible approaches for the integration of oxide materials is the use of amorphous thin films, allowing low thermal budgets to preserve the performances of the electronic device. Therefore, in this study, the electrical and optical properties of amorphous or poorly crystallized thin SrVO 3 films are investigated.

Abstract: In situ optical characterizations of metal-insulator (MI) transition have been developed in a pulsed laser deposition (PLD) chamber. It consists of associating a spectroscopic ellipsometer and an infrared camera. The first one is sensitive to modifications of the optical indexes and the second one to the emissivity changes. We focus onto the metallic LaNiO3 and the insulating SrTiO3, which present opposite electrical properties as a function of their oxygen content. Using a combinatorial synthesis approach during fabrication by PLD onto LaAlO3 substrate, we observe the evolution of the apparent temperature for different area corresponding to single LaNiO3 or SrTiO3 layers and heterostructures during reduction and reoxygenation process at constant temperature. Abstract: We have studied the chemical and electronic properties of LaAlO3/SrVO3 ultrathin films by combining hard x-ray photoemission spectroscopy and transport measurements. We compare single SrVO3 (SVO) ultrathin films and SrVO3 buried below a polar LaAlO3 (LAO) thin layer, both epitaxially grown on SrTiO3. While ultrathin films (4 unit cells) of SVO do show insulating behavior over the entire temperature range, the LAO/SVO interface has a resistivity minimum at 250 K. When increasing the SVO layer thickness, the minimum is observed to shift to higher temperatures, but the resistivity stays always smaller than that of comparable SVO single films. Hard x-ray photoemission spectroscopy reveals a surface or interface related V5+ component in the V 2p spectra for SVO films and LAO/SVO heterostructures, respectively, attributed to a strongly oxidized component. This chemical reconstruction is weaker in LAO/SVO heterostructures compared to single SVO films. We show that this dead layer in SVO ultrathin films has to be considered when the film thickness reaches the few unit-cells limit and propose solutions on how to prevent this detrimental effect., Comment: 15 pages, 4 figures + SI 2 pages, 1 figure

Abstract: High quality ZnO thin films were gown using the pulsed laser deposition technique on (0001) Al$_2$O$_3$ substrates in an oxidizing atmosphere, using a Zn metallic target. We varied the growth conditions such as the deposition temperature and the oxygen pressure. First, using a battery of techniques such as x-rays diffraction, Rutherford Backscattering spectroscopy and atomic force microscopy, we evaluated the structural quality, the stress and the degree of epitaxy of the films. Second, the relations between the deposition conditions and the structural properties, that are directly related to the nature of the thin films, are discussed qualitatively. Abstract: International audience; SrVO3 (SVO) is a model system for strongly correlated oxides and is highly promising as conductive layer in heterostructures. Therefore, the control of electronic properties and morphology are essential for the advanced applications. Here, the oxygen stability during and after the deposition is explored, as SVO film is expected to undergo different postdeposition thermal and atmosphere treatments during its integration in a heterostructure. Hence, the influence of oxygen stability on morphology and electrical properties of the metallic SrVO3 grown by pulsed laser deposition has been investigated. Films grown under vacuum (SrVO3− δ ) exhibit a very smooth surface while films grown under higher oxygen pressure roughen and present nanostructures at the surface. These nanostructures are found to be of Sr3V2O8 phase and their apparition can be controlled by the oxygen supply. Subsequent thermal treatments at different temperatures under same oxygen pressure prevent formation of the Sr3V2O8 phase, lead to the stoichiometric SrVO3, and thus improve the transport properties. In this study is shown the extreme sensitivity of SVO to oxygen and the conditions to obtain high quality smooth SVO films with improved electrical properties for electrode application.

Abstract: International audience; This article reports on the magnetism of continuous and patterned bismuth iron garnet (Bi3Fe5O12 or BIG) thin films for magnetophotonic crystal (MPC) applications. The exact knowledge of the magnetic properties is crucial for the design of fully functional MPC. BIG thin films were grown on several types of isostructural substrates by pulsed laser deposition. The growth conditions and bismuth transfer were optimized to obtain good quality magneto-optically active films compatible with nanostructuring process. MPC were successfully fabricated from BIG/GGG(001) films with low roughness and high Faraday rotation. Magnetic characteristics (magnetization, anisotropy, magnetic domains, magnetization reversal) of the continuous BIG films and MPC were extensively studied and compared to the results of the micromagnetic simulations performed for MPC with different anisotropy. The present study shows that the fabrication of the MPC structure lowers the magnetocrystalline and uniaxial in-plane anisotropies and induces a partial out-of-plane magnetization. External field smaller than 2000 G is sufficient to ensure the out-of-plane saturation of magnetization for optimum device operation, in agreement with micromagnetic calculations. Using a KrF excimer laser, crystallization temperature is found to be about 1048 K for a weak fluency of only 1.7 J cm � 2 . We show that this growth temperature can be reduced using higher fluency and that it is possible to obtain a film texturation along the c axis by reducing the oxygen pressure at given temperature and fluency. In a sec- ond part, we focus on the SmFeO3 optical constants determined by in situ ellipsometry using a stacking model and the Cauchy dispersion relation for SmFeO3 layer. We show a good correlation between the trans- mission and reflection calculated from these data and measured by ex situ spectrophotometry in the visible range.

Abstract: International audience; The microstructure of a thick film of YFeO3 grown on (100)-SrTiO3 has been investigated by transmission electron microscopy. The film is divided into two different growth regions with the bottom part characterized by strong contrast variations in the high resolution transmission electron microscopy images indicating the presence of high strain fields. The top part of the film between 50 nm and the film surface shows a preferential growth of (001) YFeO3 ∥ (001) SrTiO3 columns with relaxation into a strain free state. The mosaicity of the film and the grain boundaries determine the exchange coupling between columns and results in a strong perpendicular magnetic anisotropy.

Abstract: The overshoot of the in-plane lattice parameter above its expected value was previously observed for iron oxides on different substrates for initial stages of the film growth. The reasons for the overshoot provided in the previously published experimental studies have not satisfactorily explained the effect. In the present article the overshoot is explained in terms of the surface atom displacements at low thicknesses due to the strong lattice relaxation via dislocation formation. The ilmenite–hematite solid solution is used as an example for the experimental and theoretical descriptions of the overshoot. The theoretical model, based on the dislocation density, can be directly applied to describe the lattice relaxation as a function of the film thickness for other iron-based oxide films with a strong film/substrate lattice mismatch.

Abstract: In the present work, we focus on an original study of metal–insulator transition in LaNiO3 (LNO) compound by IR camera mounted on a pulsed laser deposition chamber. IR thermometry is based on the measurement of the radiated energy that is a function of the surface temperature and the emissivity (e) of a material. Thus, at a fixed high temperature in an oxygen equilibrium state and by fixing arbitrary an emissivity value, we can follow the evolution of the “measured temperature” linked to the change of the real emissivity value during a reduction/reoxygenation treatment. The variation of emissivity is correlated to the change in optical constants, e.g. to the conductivity measured simultaneously by an in situ spectroscopic ellipsometry. The combination of both techniques offers a convenient way to observe in situ and contactless changes from metallic to insulator behavior and vice versa.

Abstract: We report experiments on the static magnetic properties of ${\text{YFeO}}_{3}$ under magnetic fields up to 28 T. We studied an untwined single crystal, a sintered powder and a film of ${\text{YFeO}}_{3}$ epitaxially grown by pulsed laser deposition. We proved the relevance of a little used technique, the torque magnetometry, for investigating films having Dzyaloshinsky-Moriya interaction under very high fields. A dedicated framework for analyzing the torque signal in this particular case is also given. We proposed an original model proposed to explain the irreversibility based on the comparison of the morphologies of an experimental study made on purpose. One of the consequences of the particular morphology of films is that the net magnetic moment of the film can be permanently set perpendicular to the substrate plane, giving rise to an effective perpendicular magnetic anisotropy with a coercive field as high as 3 T at room temperature.

Abstract: Diluted Magnetic Semiconductors offer potential applications for spintronics. In this respect, Co-doped ZnO films are particularly interesting due to their Curie temperature. However, the origin of ferromagnetism is controversial. High quality Co-doped ZnO thin films have thusly been grown using the pulsed laser deposition technique on (001) Al2O3 substrates. Two series were made. In the first one, the films are grown using metallic targets whereas in the second one, the films are synthesized from ceramic targets. Detailed characterizations have been performed and a comparison have been made, in light of the literature.

Abstract: The prediction of ferromagnetism at room temperature in Co-ZnO thin films has generated a large interest in the community due to the possible applications. However, the results are controversial, going from ferromagnetism to non-ferromagnetism, leading to a large debate about its origin (secondary phase, Co clusters or not). By carefully studying the micro-structure of various Co-ZnO films, we show that the Co2+ partly substitutes the ZnO wurtzite matrix without forming Co clusters. Surprisingly, the ferromagnetism nature of the films disappears as the Co content increases. In addition, our results suggest that the observed ferromagnetism is likely associated to a large amount of defects- close to the interface and strongly depending on the growth temperature- which may explained the spreading of the results., 4 pages, 4 figures, to be published in Journal of Applied Physics (2006)

Abstract: We report the synthesis of high-quality Co-doped ZnO thin films using the pulsed laser deposition technique on (0 0 0 1)-Al 2 O 3 substrates under an oxidizing atmosphere, using Zn and Co metallic targets. The growth of ZnO was optimized in order to obtain the least strained film using the sin 2 Ψ model. Highly crystallized Co:ZnO thin films are obtained by an deposition from alternating Zn and Co metal targets. This procedure results in homogenous incorporation of the Co in the ZnO wurtzite structure, which is confirmed by the linear dependence of the out-of-plane lattice parameter as a function of the Co dopant up to 9%. The Zn 1− x Co x O films exhibit ferromagnetism with a Curie temperature close to room temperature for x =0.08 and at 150 K for x =0.05.

Abstract: We performed a magneto-optical (MO) Faraday spectroscopy study of bismuth iron garnet Bi3Fe5O12 thin single-crystalline films with thickness from 5 to 220 nm. The Faraday rotation and ellipticity spectra were measured for photon energies ranging from 1.7 to 4.2 eV. Using a model based on two electric dipole transitions associated with tetrahedral and octahedral iron sites, we successfully reproduce the observed rotation and ellipticity spectra. The sign of both site contributions to the Faraday rotation and ellipticity spectra has been used to interpret the complex thermal dependence of the Faraday rotation and ellipticity. For a Faraday ellipticity, anomalous hysteresis loops have been observed around specific photon energies. To explain the surprising shape of hysteresis loop, a model based on the superposition of two hysteresis loops with opposite sign associated with both sites is proposed. The modelling of these hysteresis loops allows accessing the magnetic properties of each individual sublattice. Finally, we have studied the dependence of the energy level parameters on bismuth content in Yi3−x Bi x Fe5O12 garnet and on the thickness of bismuth iron garnet. Based on this analysis, we show that MO spectroscopy is a fast and non-destructive technique to determine the bi-deficiency of BIG films.

Abstract: Thin films of BaFeO3-δ have been deposited by pulsed injection metal-organic chemical vapor deposition. The films adopt a pseudocubic structure as a result of the match with the cubic structure of the SrTiO3 substrate and the accommodation of a high density of oxygen vacancies. They display antiferromagnetic behavior at room temperature and high electrical resistance. Furthermore, we observed an ageing effect that may be recovered to some extent by annealing in oxygen atmosphere.

Abstract: Determining phase transitions has always been a great challenge in material science due to their important fundamental and technological aspects. Recently, iron-based perovskites (RFeO3), exhibiting phase transitions at high temperatures, have attracted much interest for their functional properties at room temperature, such as multiferroicity (BiFeO3) and ultrafast spin dynamics (TmFeO3). In this family of materials, Samarium orthoferrite (SmFeO3) is a weak ferromagnet, ordering at high temperatures and exhibiting an intrinsic spin reorientation transition above room temperature, which is “hidden” in macroscopic magnetization measurements in polycrystalline samples. In the present article, we show that the related magnetic high temperature phase transitions can be studied through their dielectric functions by spectroscopic ellipsometry in situ and without any need for an applied external magnetic field.
