The gain and refractive index dynamics of dilute nitride antimonide semiconductor optical amplifiers are studied using heterodyne pump probe spectroscopy, both in forward and reverse bias regimes. In the forward biased absorption regime, both gain and refractive index relax on the same timescale indicating that both quantities are linked to the same relaxation process, interband recombination. Above transparency, in the forward biased gain regime, the gain and phase exhibit differing timescales resulting in a dynamical alpha factor that varies strongly with time. Reversed bias measurements suggest a recombination dominated absorption recovery where the recovery timescale increases with increasing reversed bias, possibly due to charge separation effects. Passive mode-locking of two-section quantum-dot mode-locked lasers grown by metalorganic vapor phase epitaxy on InP is reported. 1250-μm long lasers exhibit a wide tuning range of 300 MHz around the fundamental mode-locking frequency of 33.48 GHz. The frequency tuning is achieved by varying the reverse bias of the saturable absorber from 0 to --2.2 V and the gain section current from 90 to 280 mA. 3 dB optical spectra width of 6-7 nm leads to ex-facet optical pulses with full-width half-maximum down to 3.7 ps. Single-section quantum-dot mode-locked lasers show 0.8 ps broad optical pulses after external fiber-based compression. Injection current tuning from 70 to 300 mA leads to 30 MHz frequency tuning. In this paper, room temperature two-colour pump-probe spectroscopy is employed to study ultrafast carrier dynamics in type-II GaSb/GaAs quantum dots. Our results demonstrate a strong dependency of carrier capture/escape processes on applied reverse bias voltage, probing wavelength and number of injected carriers. The extracted timescales as a function of both forward and reverse bias may provide important information for the design of efficient solar cells and quantum dot memories based on this material. The first few picoseconds of the dynamics reveal a complex behaviour with an interesting feature, which does not appear in devices based on type-I materials, and hence is linked to the unique carrier capture/escape processes possible in type-II structures. The external optical feedback-sensitivity of a two-section, passively mode-locked quantum dot laser operating at elevated temperature is experimentally investigated as a function of absorber bias voltage. Results show that the reverse-bias voltage on the absorber has a direct impact on the damping rate of the free-running relaxation oscillations of the optical signal output, thereby enabling interactive external control over the feedback-response of the device, even under the nearly resonant cavity configuration. The combination of high temperature operation and tunable feedback-sensitivity is highly promising from a technological standpoint, in particular, for applications requiring monolithic integration of multi-component architectures on a single chip in order to accomplish, for instance, the dual-objectives of stable pulse quality and isolation from parasitic reflections. The nonlinear two stage recovery of quantum dot based reverse-biased waveguide absorbers is investigated experimentally and analytically as a function of the initial ground state occupation probability of the dot. The latter is controlled experimentally by the pump pulse power. The slow stage of the recovery is exponential and its basic timescale is independent of pump power. The fast stage of the recovery is a logistic function which we analyze in detail. Multi-pulse heterodyne pump-probe measurements are used to investigate the reverse bias dynamics of InAs/GaAs quantum dots in a waveguide structure. Using a femtosecond pulse, we simultaneously populate high energy ground states and low energy excited states and measure the resulting gain and phase dynamics over the bandwidth of the pulse. We identify a ∼5 ps timescale in the phase dynamics which can be associated with low energy ground states outside the pulse bandwidth and may provide an explanation for the deterioration of monolithic mode locked laser performance at high reverse voltages. We describe the formation of a strong pulse asymmetry in mode-locked quantum-dot edge-emitting two-section semiconductor lasers. Two-color pump-probe measurements are used to study the carrier dynamics of InAs/GaAs quantum dots in a waveguide structure under reverse bias conditions. For the case of initially populating the ground state (GS), we find relaxation dynamics that include both absorptive and bleaching components in the excited state (ES) wavelength range. We reproduce the main features of this induced absorption dynamics using a simple model with an additional term for induced absorption at the ES due to carriers injected at the GS. We report temperature-dependent absorption recovery times in an InAs p-i-n ridge waveguide quantum-dot modulator under low reverse bias, investigated via subpicosecond pump-probe measurements. The measured decrease in absorption recovery time with increasing temperature (293-319 K) is in excellent agreement with a thermionic emission model. A similar trend in pulse duration with increasing temperature is also observed from a two-section mode-locked quantum-dot laser fabricated from a similar epitaxial structure. These measurements confirm the key role of the absorber recovery time in the reduction in the pulses generated by two-section mode-locked quantum-dot lasers, both at room and elevated temperatures. The refractive index dynamics of InAs/GaAs quantum dot based waveguide absorbers is studied using heterodyne pump-probe measurements. The incorporation of semiconductor quantum dots into different heterostructures for applications in nanoscale lasing and amplification has been an active area of research in recent years. Here, we use ultrafast differential transmission spectroscopy to temporally and spectrally resolve density-dependent carrier dynamics in a quantum dots-in-a-well (DWELL) heterostructure. We observe excitation-dependent shifts of the quantum dot energy levels at low densities, while at high densities we observe an anomalous induced absorption at the quantum dot excited state that is correlated with quantum well population dynamics. Hybrid mode-locking in monolithic quantum dot (QD) lasers is studied experimentally and theoretically. A strong asymmetry of the locking range with respect to the passive mode locking frequency is observed. The width of this range increases linearly with the modulation amplitude for all operating parameters. Maximum locking range found is 30 MHz. The results of a numerical analysis performed using a set of delay-differential equations taking into account carrier exchange between QDs and wetting layer are in agreement with experiments and indicate that a spectral filtering element could improve locking characteristics. Broadband wavelength tunability over 136 nm (between 1182.5 nm and 1319 nm) of picosecond pulses in passive mode-locked regime is demonstrated in a multi-section quantum-dot laser in external cavity configuration at room temperature.
