In this paper, polarization-stable and spectrally single-mode operation of oxide-confined multi-junction vertical-cavity surface-emitting lasers (VCSELs) are achieved by using a non-circular integrated anti-phase transverse mode filter. A record-high single-mode output power is obtained by radially reducing effective mirror reflectivity at the surface areas where the higher order modes are expected to lase, leading to an increase in the threshold gain for these transverse modes, all the while minimal losses are introduced to the fundamental mode. The polarization control of such devices is achieved by using a non-circular mode filter in order to perturb the cylindrical symmetry of the cavity. An elliptically etched surface relief is shown to be effective in realizing a single-mode single-polarization device over a wide range of operating bias currents and temperatures. The continuous-wave light–current–voltage characteristics of 8-junction 940 nm VCSELs show single-mode output power >13 mW at room temperature, spectrally measured with a side-mode suppression ratio of >30 dB. This single-mode performance can be achieved depending on the ratio between the relief opening and the oxide aperture size. Additionally, the single-polarization behavior of such devices (with an extinction ratio of >15 dB) is shown to be dependent on the orientation of the elliptical mode filter, where the light is mainly polarized along the minor axis of the elliptical feature. Overall, combined with a multi-junction active region, the elliptical model filter is able to achieve highly efficient single-mode linearly polarized VCSELs. [ABSTRACT FROM AUTHOR]

Vertical-cavity surface-emitting lasers (VCSELs) are essential for exhibiting single-transverse-mode output characteristics, which are critical for applications in quantum sensing, optical interconnection, and laser printing. In this study, we achieved stable single-transverse-mode lasing using extended-2λ-cavity with an oxide aperture diameter of 7.08 μm. The device demonstrated a high output power of 6.8 mW and a narrow linewidth of 49.8 MHz at room temperature. Additionally, it maintained stable single-mode emission at 794.8 nm and achieved a side-mode suppression ratio (SMSR) exceeding 40 dB within the temperature range of 25 °C~85 °C, thereby meeting the requirements of 87 Rb atom quantum sensors. The fabricated device obtained high-power and narrow linewidth single-transverse-mode operation by a monolithic extended cavity without introducing additional processing procedures, which is expected to promote the commercial viability of VCSELs in quantum sensing.

We report on an index-coupled distributed feedback (DFB) quantum cascade lasers (QCLs) of high single-mode stability by using of a grating reflector (GR) to reflect effectively light of a specific wavelength. Fabrications of the QCLs were performed with λ∕4 equivalent phase shift (EPS) or sampled Moiré grating (SMG) structure, which regulates the light intensity distribution in the cavity and coupling strength. Both EPS-GR and SMG-GR QCLs demonstrate a high emission wavelength precision and a side-mode-suppression-ratio (SMSR) of 24.5 dB at the injection current of 5 A and the pulse width of 5 μs, offering considerable output power even at the edge of the gain spectrum. Furthermore, we investigated the arrays of EPS-GR and SMG-GR QCLs with lower threshold current and higher output power by introducing semi-insulated InP (Fe) ranging from 8.25 to 8.67 μm and 8.16–8.63 μm, respectively. The present QCLs via a GR are prospective for applications requiring single-mode stability and wide tunability.

1550 nm wavelength photonic-crystal surface-emitting lasers (PCSELs) are attractive for optical communication and eye-safe sensing applications. In this study, we present InP-based PCSELs featuring a double-lattice photonic-crystal structure designed for high-power single-mode operation at a wavelength of 1550 nm. These PCSELs demonstrate output powers exceeding 300 mW under continuous-wave conditions at 25 °C. Additionally, highly stable single-mode oscillation with a side-mode suppression ratio of over 60 dB is verified at temperatures from 15 °C to 60 °C. Measurement and simulation of photonic band structures reveal the impacts of the threshold gain margin and optical coupling coefficient on the single-mode stability.

Abstract In this work, quantum cascade lasers (QCLs) based on strain compensation combined with two-phonon resonance design are presented. Distributed feedback (DFB) laser emitting at ~ 4.76 μm was fabricated through a standard buried first-order grating and buried heterostructure (BH) processing. Stable single-mode emission is achieved under all injection currents and temperature conditions without any mode hop by the optimized antireflection (AR) coating on the front facet. The AR coating consists of a double layer dielectric of Al2O3 and Ge. For a 2-mm laser cavity, the maximum output power of the AR-coated DFB-QCL was more than 170 mW at 20 °C with a high wall-plug efficiency (WPE) of 4.7% in a continuous-wave (CW) mode.

We demonstrate a polarization-stable and single-mode grating-coupled surface-emitting laser (GCSEL) with high side-mode suppression ratio (SMSR) of ∼40 dB and orthogonal polarization suppression ratio (OPSR) of ∼25 dB around 795 nm. The fabricated devices have low threshold current of ∼4.8 mA and low electrical resistance of 53 Ω at 25 °C. Meanwhile, a low thermal resistance of ∼1 K/mW is achieved, which is comparable with that of the record of ever reported for vertical-cavity surface-emitting lasers (VCSELs). The far-field divergence angle of surface-emitting beam is ∼14.5°x14.7° at an injection current of 12 mA indicating a relatively good beam quality. Our results open what we believe is a new way to produce polarization-stable single-mode surface-emitting lasers with simple fabrication process. While the GCSEL is specifically designed for quantum sensing applications such as atomic clocks, magnetometers, and gyroscope, its performance in terms of low-power consumption, low thermal resistance, good beam qualities, and wafer-level testing are of particular interest for a wide range of applications.

Abstract High-power, low-threshold stable single-mode operation buried distributed feedback quantum cascade laser by incorporating sampled grating emitting at λ ~ 4.87 μm is demonstrated. The high continuous wave (CW) output power of 948 mW and 649 mW for a 6-mm and 4-mm cavity length is obtained at 20 °C, respectively, which benefits from the optimized optical field distribution of sampled grating. The single-mode yields of the devices are obviously enhanced by controlling cleaved positions of the two end facets precisely. As a result, stable single-mode emission and mode tuning linearly without any mode hopping of devices are obtained under the different heat sink temperatures or high injection currents.

Nanowire lasers are potential light sources that can be used in photonic integrated circuits (PICs) for inter‐chip optical communication. However, due to the size incompatibility between a nanoscale laser and a micrometer‐scale optical waveguide, their integration within a PIC remains challenging. Here, an in situ growth strategy to directly construct perovskite nanolasers inside the long polymethyl methacrylate (PMMA) fibers is explored. As the perovskite nanolasers are embedded inside the PMMA fibers, effective coupling of lasing light to the PMMA fibers is expected. Furthermore, due to the protection of PMMA coating, the perovskite nanolasers exhibit high robustness in water and demonstrate significant improvement in photostability. Stable single‐mode and polarization operations are obtained at room temperature from the lasers with a low excitation threshold. Hence, these results pave the way to realize ultra‐stable perovskite‐based PICs suitable for inter‐chip optical communication. [ABSTRACT FROM AUTHOR]

The lasing characteristics of external optical feedback (EOFB)-driven 1.55 m antiresonant reflecting optical waveguide (ARROW) vertical-cavity surface-emitting lasers (VCSELs) are evaluated. Findings reveal the achievement of stable single-mode chaotic light sources from EOFB driven ARROW VCSELs with large core radius.

Mode-coupling phenomena in extended-cavity laser diodes (ECLD) are examined. The aim is to clarify the dependence of the mode-hop-free mismatch between the lasing wavelength and the wavelength of minimum back-coupling loss as a function of emission power under single-mode operation.
