Abstract: The dependence of structural and magnetic properties of MnAs epilayers on GaAs(111)B is investigated with respect to specific growth parameters. The influence of selected growth parameters on the surface morphology, the quality of the crystalline structure, and the magnetic properties of MnAs is analyzed.
