Abstract

Tests conducted using prototype AlGaAs/GaAs and pseudomorphic AlGaAs/InGaAs delay lines indicate that these show the highest frequency data of a charge transfer device. The device is the shortest gate length CCD device and the pseudomorphic AlGaAs/InGaAs the first CCD to use an InGaAs transport channel. At millimeter-wave frequencies, the device performs well. Modulation-doped charge coupled device can be used for high frequency MMICs in signal processing.
