Abstract

The light-current charactersitics of a native-oxide-defined AlxGa1-xAs-GaAs quantum well heterostructure connected to a linear array were investigated. The results showed that the diodes featured high hysteresis in the light-current curve and featured switching from the stimulated to the spontaneous regime. The linear array acted as both a modulator and a switch for the stripe laser.
