Abstract

Injection induced electrostatic confinement of electron gas was used to investigate the laser effect in tensile strained GaInAs/GaInAsP quantum well lasers. The results showed that the confinement principal in tensile strained quantum well lasers functioned at high densities in an electron-hole system when the holes were structurally confined. In addition, when free electron states were occupied, the confinement principal played a significant role.
