Abstract: Proton irradiations of GaAs/GaAlAs vertical cavity surface emitting lasers (VCSELS) were carried out to assess their suitability for space applications. The nonionizing energy loss approach is not found to be applicable for prediction of end-of-life performances of VCSELS.
