Abstract

In this work, we propose a new concept for atomically thin p–n junction with a natural Ohmic contact based on the Ca2N/Na2N donor–acceptor heterostructure, where Ca2N and Na2N monolayers act as n- and p-type regions, respectively, and the interlayer vacuum plays the role of the depletion region.
