Abstract

The results of the dielectric, pyroelectric, and piezoelectric studies of aluminum nitride single crystals are presented in this paper. The crystals were grown by sublimation and hybrid-chloride vapor phase epitaxy, which provided high growth rates, large sizes, and the ability to reduce structural defects. The pyroelectric effect measurements by a dynamic method using infrared laser radiation (λ = 980 nm) revealed high values of the pyroelectric coefficient up to 30 µC/(m<superscript>2</superscript>K). The piezoelectric coefficient d<subscript>31</subscript> was found about 1.6⋅10<superscript>−12</superscript> m/V. [ABSTRACT FROM AUTHOR]
