5. Simultaneous summation and recognition effects for a dual-emitter light-induced neuromorphic device

Abstract

We propose and fabricate a dual-emitter light-induced neuromorphic device composed of two light-induced devices with a common collector and base. Two InGaN multiple quantum well diodes (MQW-diodes) are used as the emitters to generate light, and one InGaN MQW-diode is used as the common collector to absorb the emitted light. When the presynaptic voltages are synchronously applied to the two emitters, the collector demonstrates an adding together of the excitatory post synaptic voltage (EPSV). The width and period of the two input signals constitute the code to generate spatial summation and recognition effects at the same time. Experimental results confirm that temporal summation caused by the repetitive-pulse facilitation could significantly strengthen the spatial summation effect due to the adding together behavior when the repetitive stimulations are applied to the two emitters in rapid succession. Particularly, the resonant summation effect occurs at the co-summation region when the two repetitive-pulse signals have a resonant period, which offers a more sophisticated spatiotemporal EPSV summation function for the dual-emitter neuromorphic device.

6. Full duplex communication using visible light

Abstract

In this work, we propose, fabricate and characterize a full duplex communication system using visible light on a single chip. Both the suspended p-n junction InGaN/GaN multiple quantum well (MQW) devices and the suspended waveguides are obtained on a GaN-on-silicon platform by wafer-level processing. Two suspended p-n junction InGaN/GaN MQW devices that can both emit and detect light simultaneously are connected using suspended waveguides to form an in-plane visible light communication (VLC) system. The light that is emitted from one suspended p-n junction InGaN/GaN MQW device can induce a current in the device located at the other end of the waveguide via in-plane light coupling, thus leading to full duplex communication using visible light. This proof-of-concept in-plane VLC system paves the way towards the implementation of a full duplex communications system operating at the same frequency using visible light on a single chip.

Abstract

This paper presents the design, fabrication, and experimental characterization of monolithically integrated p-n junction InGaN/GaN multiple quantum well diodes (MQWDs) and suspended waveguides. Suspended MQWDs can be used as transmitters and receivers simultaneously, and suspended waveguides are used for light coupling to create an in-plane visible light communication system. Compared to the waveguide with separation trench, the calculated total light efficiency is increased from 18% to 22% for the continuous waveguide. The MQWDs are characterized by their typical current-voltage performance, and the pulse excitation measurements confirm that the InGaN/GaN MQWDs can achieve the light emission and photodetection at the same time. The photocurrent measurements indicate that the photocurrent is modulated by a bias voltage and that the photons are being supplied from another transmitter. An experimental demonstration is presented showing that the proposed device works well for in-plane full-duplex communication using visible light.

Abstract

We report here a monolithic photonic integration of light emitting diode (LED) with waveguide and photodetector to build a highly-integrated photonic system to perform functionalities on the GaN-on-silicon platform. Suspended p-n junction InGaN/GaN multiple quantum wells (MQWs) are used for device fabrication. Part of the LED emission is coupled into suspended waveguide and then, the guided light laterally propagates along the waveguide and is finally sensed by the photodetector. Planar optical communication experimentally demonstrates that the proof-of-concept monolithic photonic integration system can achieve the on-chip optical interconnects. This work paves the way towards novel active electro-optical sensing system and planar optical communication in the visible range.

Abstract

A light signal transmitter based on ultraviolet radiation is realized on GaN-on-silicon platform. The light signal transmitter with ultra-small active area is fabricated by a double-etching process. The absolute value of negative junction capacitance of transmitter is as low as the pF (picofarads) scale in positive bias voltage. Small capacitance is beneficial to improve the communication performance of a transmitter. The dominant EL (electroluminescence) peak of transmitter is located at about 380 nm in the ultraviolet range. With the increase of the current, the dominant peak of transmitter remains stable and the light output power is lineally modulated. A free-space data transmission test in the ultraviolet range with 250 Mbps was conducted to indicate a promising high-speed optical communication capability of a light signal transmitter in the ultraviolet range.
