Controlling matter-light interactions with cavities is of fundamental importance in modern science and technology. It is exemplified in the strong-coupling regime, where matter-light hybrid modes form, with properties controllable via the photon component on the optical-wavelength scale. In contrast, matter excitations on the nanometer scale are harder to access. In two-dimensional van der Waals heterostructures, a tunable moir\'e lattice potential for electronic excitations may form, enabling correlated electron gases in lattice potentials. Excitons confined in moir\'e lattices have also been reported, but cooperative effects have been elusive and interactions with light have remained perturbative. Here, integrating MoSe$_{2}$-WS$_{2}$ heterobilayers in a microcavity, we establish cooperative coupling between moir\'e-lattice excitons and microcavity photons up to liquid-nitrogen temperature, thereby integrating into one platform versatile control over both matter and light. The density dependence of the moir\'e polaritons reveals strong nonlinearity due to exciton blockade, suppressed exciton energy shift, and suppressed excitation-induced dephasing, all of which are consistent with the quantum-confined nature of the moir\'e excitons. Such a moir\'e polariton system combines strong nonlinearity and microscopic-scale tuning of matter excitations with the power of cavity engineering and long range coherence of light, providing a new platform for collective phenomena from tunable arrays of quantum emitters.

Three-dimensional Bi2O3 crystals with various morphologies were successfully synthesized on F-doped tin oxide substrates with and without homoseed layers via chemical bath deposition (CBD) routes. The structural analysis reveals that control of the pH value of the reaction solution resulted in as-grown Bi2O3 crystals with nanosheet and plate morphologies. A lower pH value of the reaction solution engendered formation of a porous sheet-like morphology of Bi2O3; by contrast, a higher pH value of the reaction solution is favorable for formation of solid Bi2O3 plates on the substrates. Furthermore, a sputter coated Bi2O3 seed layer with dual α- and β-Bi2O3 phases plays an important role in the CBD-derived Bi2O3 crystallographic structures. The Bi2O3 crystals formed via CBD processes without a sputter coated Bi2O3 homoseed layer demonstrated a high purity in β-Bi2O3 phase; those grown with a homoseed layer exhibited a dual α/β phase. The photoactive performance results show that construction of an α/β-Bi2O3 homojunction in the CBD-derived Bi2O3 crystals substantially improved their photoactive performance. Comparatively, the porous Bi2O3 nanosheets with a dual α/β-Bi2O3 phase demonstrated the highest photoactive performance among various Bi2O3 crystals in this study. The superior photoactivity of the porous α/β-Bi2O3 nanosheets herein is attributed to their high light absorption capacity and photoinduced charge separation efficiency. The experimental results in this study provide a promising approach to design CBD-derived Bi2O3 crystals with desirable photoelectric conversion functions via facile morphology control and seed layer crystal engineering.

In this study, we designed a substrate-free surface plasmon polariton laser composed of ZnO nanowire and aluminum. As a result, we successfully transfer device to another substrate and produced the laser.

The ZnO‐based Tamm plasmon‐polariton (TPP) ultraviolet laser is realized with the strong electric field confinement in the active layer. A coupling between TPPs and photons with a Rabi splitting of ≈30 meV is observed at room temperature. Furthermore, the TPP lasing at 373 nm is clearly observed by optical pumping. The corresponding lasing characteristics, such as threshold energy, linewidth, and angular dispersion curve are verified. These results form a basis for better understanding of the TPPs lasing mechanisms.

We realized a single-mode laser with an ultra-high quality factor in individual cesium lead bromide (CsPbBr3) perovskite micro-hemispheres fabricated by chemical vapor deposition. A series of lasing property analysis based on cavity size was reported under this material system. Due to good optical confinement capability of the whispering gallery resonant cavity and high optical gain of CsPbBr3 perovskite micro-hemispheres, single-mode lasing behavior was achieved with an ultra-high quality factor as large as 11,460 at room temperature. To study in detail the physical effects between lasing threshold and cavity, a set of cavity size dependence photoluminescence analyses were performed. We found that the lasing threshold increases while the cavity size decreases. Time-resolved PL analysis was conducted to confirm the relation between cavity size and lasing threshold. The larger cavity stands for longer PL lifetime and indicates easier-to-achieve carrier population inversion. Strong Purcell enhancement could be further investigated by the spontaneous emission coupling factor β and internal quantum efficiency as a function of cavity size. A high β-factor of 0.37 could be obtained from a 2.2 μm diameter hemisphere microcavity and a high Purcell factor of 14 in a 1.9 μm diameter hemisphere microcavity showing strong Purcell enhancement effect in our system.

Optical absorption is one of fundamental light-matter interactions. In most materials, optical absorption is a weak perturbation to the light. In this regime, absorption and emission are irreversible, incoherent processes due to strong damping. Excitons in monolayer transition metal dichalcogenides, however, interact strongly with light, leading to optical absorption in the non-perturbative regime where coherent re-emission of the light has to be considered. Between the incoherent and coherent limits, we show that a robust critical coupling condition exists, leading to perfect optical absorption. Up to 99.6% absorption is measured in a sub-nanometer thick MoSe2 monolayer placed in front of a mirror. The perfect absorption is controlled by tuning the exciton-phonon, exciton-exciton, and exciton-photon interactions by temperature, pulsed laser excitation, and a movable mirror, respectively. Our work suggests unprecedented opportunities for engineering exciton-light interactions using two-dimensional atomically thin crystals, enabling novel photonic applications including ultrafast light modulators and sensitive optical sensing.

Recent developments in small footprint plasmonic nanolasers show promise for active optical sensing with potential applications in various fields, including real-time and label-free biochemical sensing, and gas detection. In this study, we demonstrate a novel hybrid plasmonic crystal nanolaser that features a ZnO nanowire placed on Al grating surfaces with a nanotrench defect nanocavity. The lasing action of gain-assisted defect nanocavity overcomes the ohmic loss parasitically in the plasmonic nanostructures. Therefore, the plasmonic nanolaser exhibits an extremely small mode volume, a narrow linewidth Δλ, and a high Purcell factor that can facilitate the strong interaction between light and matter. This can be used as a refractive index sensor and is highly sensitive to local changes in the refractive indices of ambient materials. Concentrating light at the deep subwavelength scale by utilizing plasmonic effects has been reported in various optoelectronic devices with intriguing phenomena and functionality. Plasmonic waveguides with a planar structure exhibit a two-dimensional degree of freedom for the surface plasmon; the degree of freedom can be further reduced by utilizing metallic nanostructures or nanoparticles for surface plasmon resonance. Reduction leads to different lightwave confinement capabilities, which can be utilized to construct plasmonic nanolaser cavities. However, most theoretical and experimental research efforts have focused on planar surface plasmon polariton (SPP) nanolasers. In this study, we combined nanometallic structures intersecting with ZnO nanowires and realized the first laser emission based on pseudowedge SPP waveguides. Relative to current plasmonic nanolasers, the pseudowedge plasmonic lasers reported in our study exhibit extremely small mode volumes, high group indices, high spontaneous emission factors, and high Purell factors beneficial for the strong interaction between light and matter. Furthermore, we demonstrated that compact plasmonic laser arrays can be constructed, which could benefit integrated plasmonic circuits.

Surface plasmon polariton (SPP) nanolasers have recently emerged as promising candidates for generating a coherent light source in nanophotonic integration circuits. The properties of SPP nanolasers, such as group velocity, mode area, modulation speed, and threshold performance, can be manipulated using a dispersion relation. In this study, we investigated the characteristics of SPP nanolasers operated near and far from the SP frequency. Our results indicated that SPP nanolaser performance can be significantly influenced by manipulating the dispersion relation.

Two-dimensional semiconductors feature valleytronics phenomena due to locking of the spin and momentum valley of the electrons. However, the valley polarization is intrinsically limited in monolayer crystals by the fast intervalley electron-hole exchange. Heterobilayer crystals have been shown to have a longer exciton lifetime and valley depolarization time. Yet most reported valley polarization was low; the valley selection rules and mechanisms of valley depolarization remain controversial. Here, we show that nearly pure valley polarizations are achievable in high-quality heterostructures with precise momentum-valley alignment. Together with time-resolved and temperature dependence measurements, we furthermore identify both singlet and brightened triplet interlayer excitons with opposite valley polarizations, which originate from direct band-gap transitions and are localized at the ${H}_{h}^{h}$ atomic registry---corresponding to the band minima of the heterostructure. Our results also reveal ultrafast interlayer electron transfer and strongly suppressed interlayer exciton valley depolarization. Our results pave the way for using semiconductor heterobilayers to control valley selection rules for valleytronic applications.

It is difficult to operate plasmonic nanolasers on silver films in the ultraviolet regime owing to the bending-back effect of surface plasmon dispersion. In this paper, we report on plasmonic lasers comprised of a ZnO nanowire lying on a single-crystalline silver film with a SiO2 spacer layer. The silver can strongly shrink the mode volume, thereby boosting the Purcell factor. Meanwhile, the SiO2 spacer thickness is optimized to adjust the surface plasmon dispersion curve so that the lasing wavelength can be located at a large dispersion region, thereby achieving a large group index of 55, an ultra-small effective mode volume of $3.5 \times 10^{-3}\lambda ^{3}$ , and low-threshold of 11 MW/cm2.

Nanolasers with an ultracompact footprint can provide high-intensity coherent light, which can be potentially applied to high-capacity signal processing, biosensing, and subwavelength imaging. Among various nanolasers, those with cavities surrounded by metals have been shown to have superior light emission properties because of the surface plasmon effect that provides enhanced field confinement capability and enables exotic light-matter interaction. In this study, we demonstrated a robust ultraviolet ZnO nanolaser that can operate at room temperature by using silver to dramatically shrink the mode volume. The nanolaser shows several distinct features including an extremely small mode volume, a large Purcell factor, and a slow group velocity, which ensures strong interaction with the exciton in the nanowire.

Nanolasers with ultra-compact footprint are able to provide high intensity coherent light, which have various potential applications in high capacity signal processing, biosensing, and sub-wavelength imaging. Among various nanolasers, those lasers with cavities surrounded with metals have shown to have superior light emission properties due to the surface plasmon effect providing better field confinement capability and allowing exotic light-matter interaction. In this talk, we report robust ultraviolet ZnO nanolaser by using silver (Ag) [1] and aluminum (Al) [2] to strongly shrink the mode volume. The nanolasers operated at room temperature and even high temperature (353K) shows several distinct features including an extremely small mode volume, large Purcell factor and group index. Comparison of characteristics between Ag- and Al-based will also be made.

We systematically investigate the effects of surface roughness on the characteristics of ultraviolet zinc oxide plasmonic nanolasers fabricated on aluminium films with two different degrees of surface roughness. We demonstrate that the effective dielectric functions of aluminium interfaces with distinct roughness can be analysed from reflectivity measurements. By considering the scattering losses, including Rayleigh scattering, electron scattering, and grain boundary scattering, we adopt the modified Drude-Lorentz model to describe the scattering effect caused by surface roughness and obtain the effective dielectric functions of different Al samples. The sample with higher surface roughness induces more electron scattering and light scattering for SPP modes, leading to a higher threshold gain for the plasmonic nanolaser. By considering the pumping efficiency, our theoretical analysis shows that diminishing the detrimental optical losses caused by the roughness of the metallic interface could effectively lower (~33.1%) the pumping threshold of the plasmonic nanolasers, which is consistent with the experimental results.

The resonance energy and the transition rate of atoms, molecules and solids were understood as their intrinsic properties in classical electromagnetism. With the development of quantum electrodynamics, it is realized that these quantities are linked to the coupling of the transition dipole and the quantum vacuum. Such effects can be greatly amplified in macroscopic many-body systems from virtual photon exchange between dipoles, but are often masked by inhomogeneity and pure dephasing, especially in solids. Here, we observe an exceptionally large renormalization of exciton resonance and radiative decay rate in transition metal dichalcogenides monolayers due to interactions with the vacuum in both absorption and emission spectroscopy. Tuning the vacuum energy density near the monolayer, we demonstrate control of cooperative Lamb shift, radiative decay, and valley polarization as well as control of the charged exciton emission. Our work establishes a simple and robust experimental system for vacuum engineering of cooperative matter-light interactions.

Solution-processed organic–inorganic perovskites are fascinating due to their remarkable photo-conversion efficiency and great potential in the cost-effective, versatile and large-scale manufacturing of optoelectronic devices. In this paper, we demonstrate that the perovskite nanocrystal sizes can be simply controlled by manipulating the precursor solution concentrations in a two-step sequential deposition process, thus achieving the feasible tunability of excitonic properties and lasing performance in hybrid metal-halide perovskites. The lasing threshold is at around 230 μJ cm−2 in this solution-processed organic–inorganic lead-halide material, which is comparable to the colloidal quantum dot lasers. The efficient stimulated emission originates from the multiple random scattering provided by the micro-meter scale rugged morphology and polycrystalline grain boundaries. Thus the excitonic properties in perovskites exhibit high correlation with the formed morphology of the perovskite nanocrystals. Compared to the conventional lasers normally serving as a coherent light source, the perovskite random lasers are promising in making low-cost thin-film lasing devices for flexible and speckle-free imaging applications.

A promising method to promote the lasing performance of solution-processed organic-inorganic lead-halide perovskites has been demonstrated. With the adding Ag and PMMA thin films, the threshold excitation power for low-temperature lasing action in perovskites can be greatly reduced by over two orders of magnitude than that acquired in bare perovskite layers, ascribing to the strong exciton-plasmon coupling between the Ag and perovskite films. Also, the PMMA layer can be exploited to prevent the perovskite degradation from the hydrolysis in ambient environment, achieving long-lasting light-emitting performance. The advantages exhibited by the hybrid perovskite configuration would be very promising in making practical laser devices.

We reported an easy fabrication method to realize ZnO-based microcavities with various cavity shapes by focused ion beam (FIB) milling. The optical characteristics of different shaped microcavities have been systematically carried out and analyzed. Through comprehensive studies of cathodoluminescence and photoluminescence spectra, the whispering gallery mode (WGM) was observed in different shaped microcavities. Up further increasing excitation, the lasing action was dominated by these WGMs and matched very well to the simulated results. Our experiment shows that ZnO microcavities with different shapes can be made with high quality by FIB milling for specific applications of microlight sources and optical devices.

Unlike conventional photon lasing, in which the threshold is limited by the population inversion of the electron-hole plasma, the exciton lasing generated by exciton-exciton scattering and the polariton lasing generated by dynamical condensates have received considerable attention in recent years because of the sub-Mott density and low-threshold operation. This paper presents a novel approach to generate both exciton and polariton lasing in a strongly coupled microcavity (MC) and determine the critical driving requirements for simultaneously triggering these two lasing operation in temperature

Plasmonic devices have advanced significantly in the past decade. Being one of the most intriguing devices, plamonic nanolasers plays an important role in biomedicine, chemical sensor, information technology, and optical integrated circuits. However, nanoscale plasmonic devices, particularly in ultraviolet regime, are extremely sensitive to metal and interface quality, which renders the development of ultraviolet plasmonics. Here, by addressing the material issues, we demonstrate a low threshold, high characteristic temperature metal-oxide-semiconductor ZnO nanolaser working at room temperature. The template for ZnO nanowires consists of a flat single-crystalline aluminum film grown by molecular beam epitaxy and an ultra-smooth Al2O3 spacer layer prepared by atomic layer deposition. By effectively reducing surface plasmon scattering loss and metal intrinsic absorption loss, the high-quality metal film and sharp interfaces between layers boost the device performance. We report the enhanced lasing performance in lead-halide perovskites covered with PMMA and Ag. Not only the perovskite can be protected from hydrolysis, but also the lasing thresholds can be greatly reduced resulting from the plasmonic effect.

We report on plasmonic lasers with ZnO nanowire lying on single-crystalline silver film with different SiO 2 thickness spacer. Spacer thickness were optimized to adjust the surface plasmon dispersion curve and resulting different group index.

We show a three-dimensional membrane cavity fabrication technique and corresponding lasing characteristics of the fabricated rectangular ZnO membrane microcavity (MC) using optical injection. The ZnO membrane was cutfrom a single crystalline ZnO substrate by using a focused ion beam, and was then placed onto a SiO2 substrate by using a glass tip. The micro-photoluminescence measurement performed on the fabricated ZnO membrane MC at 77 K showed an obvious feature of lasing action including non-linear increasing of intensity and linewidth narrowing. By using this fabrication approach, various MCs with desired shapes can be made.

A possible polariton lasing is observed by a vertical-external-cavity surface-emitting laser consisted of a passive Q-switched laser, a semiconductor gain medium with distributed Bragg reflection and external mirror to form a cavity.

We report on the demonstration of a sub-diffraction-limited plasmonic laser at UV region by using the ZnO nanowire based on the semiconductor-insulator-metal (SIM) structure. At 77K, the laser with a threshold power of about 76MW/cm2 and the wavelength of 373 nm with an extremely small mode area below ?2/1000 was realized.

In this paper, the temperature dependent lasing characteristics of solution-processed organic-inorganic halide perovskite CH3NH3PbI3 films have been demonstrated. The lasing temperature can be sustained up to a near room temperature at 260 K. Via the temperature dependent photoluminescence (PL) measurements, an emerged phase-transition band can be observed, ascribing to the crystalline structures changed from the orthorhombic to tetragonal phase states in the perovskites as a function of a gradual increase in the ambient temperature. The optical characteristics of the PL emission peaks and the anomalous shifts of the peak intensities are highly correspondent with the phase states in perovskites at different temperatures, showing a low-threshold lasing behavior at the phase transition. The laser cavities may be formed under multiple random scattering provided by the polycrystalline grain boundary and/or phase separation upon the phase transition. In this work, we have developed a simple GaN-based microcavity (MC) with an intracavity shallow etched mesa. The textured GaN-based MC incorporated two high-reflectivity dielectric Bragg mirrors and an InGaN/GaN multiple quantum well with a shallow etched mesa as an optical confined structure. Lasing and transverse optical confinement characteristics have been verified by measuring devices with different mesa diameters. A quality factor (Q) of 2600 and a threshold energy of 30 nJ have been observed in a 10-µm-diameter device. Such a cavity structure could be implanted into electrically pumped GaN vertical-cavity surface-emitting lasers for supporting efficient transverse confinement.
