1. Compact SPICE model for TeraFET resonant detectors

Abstract

This paper presents an improved compact model for TeraFETs employing a nonlinear transmission line approach to describe the non-uniform carrier density oscillations and electron inertia effects in the TeraFET channels. By calculating the equivalent components for each segment of the channel: conductance, capacitance, and inductance, based on the voltages at the segment's nodes, our model accommodates non-uniform variations along the channel. We validate the efficacy of this approach by comparing terahertz (THz) response simulations with experimental data and MOSA1, EKV TeraFET SPICE models, analytical theories, and Multiphysics simulations.

2. Plasmonic FET Terahertz Spectrometer

Abstract

We show that Si MOSFETs, AlGaN/GaN HEMTs, AlGaAs/InGaAs HEMTs, and p-diamond FETs with feature sizes ranging from 20 nm to 130 nm could operate at room temperature as THz spectrometers in the frequency range from 120 GHz to 9.3 THz with different subranges corresponding to the transistors with different features sizes and tunable by the gate bias. The spectrometer uses a symmetrical FET with interchangeable source and drain with the rectified THz voltage between the source and drain being proportional to the sine of the phase shift between the voltages induced by the THz signal between gate-to-drain and gate-to-source. This phase difference could be created by using different antennas for the source-to-gate and drain-to gate contacts or by using a delay line introducing a phase shift or even by manipulating the impinging angle of the two antennas. 23. Design and Analysis of the Leapfrog Control-Bounded A/D Converter

Abstract

This article presents analytical tools for high-level design of the leapfrog (LF) control-bounded analog-to-digital converter (CBADC). We derive closed-form design equations for parameterizing the analog system for a target signal-to-noise ratio (SNR) and bandwidth. Furthermore, we show how the parameterization can be modified to compensate for finite amplifier gain-bandwidth product (GBWP) and to control the signal swing at different nodes of the system. Behavioral circuit simulations are used to compare the LF CBADC to relevant continuous-time sigma–delta modulators (CT- $\Sigma \Delta $ Ms) in terms of nominal performance and sensitivity to component variations, clock jitter, and finite GBWP. Simulations show that the nominal performance of the LF is similar to that of a CT- $\Sigma \Delta \text{M}$ of the same loop-filter order and with the same number of quantization levels. The simple, modular structure, analytical stability guarantee, and single-bit quantizers make the LF an interesting alternative to conventional CT- $\Sigma \Delta $ Ms.

Abstract

This work rediscovers the attractiveness of feedback biasing when applied to circuits designed in nanoscale CMOS technologies. It is shown that very compact amplifiers can be obtained by utilizing a type of biasing that imposes minimal area overhead. We discuss how the undesired features of the nanoscale CMOS technologies actually help in the revival of this simple biasing method in newer technology generations. The measurement results of prototyped common-source (CS) amplifiers utilizing feedback biasing for application in medical ultrasound imaging systems are presented in this brief. The proposed feedback biasing is also suitable for amplifying signals from high-impedance sources that pose challenges on maintaining high input impedance for the voltage amplifiers while maintaining a very low input capacitance value. Measurements show that the proposed amplifier achieves a voltage gain of 28 dB, an output noise power spectral density of 0.11 [([micro]V).sup.2]/Hz at center-frequency, and a total harmonic distortion of -30 dB, with the full-scale output at 30 MHz, while drawing 120 [micro]A from a I-V power supply. The amplifiers were fabricated in 90-nm CMOS technology and measured to be just 20 [micro]m x 10 [micro]m.
