Abstract

YxAl1 − xN in its wurtzite phase has been identified as a prospective wide bandgap semiconductor and a promising competitor of ScxAl1 − xN in application devices. Notwithstanding theoretical predictions of the high stability of YxAl1 − xN in the wurtzite structure even at high alloy concentrations, experimental studies have revealed significant challenges in achieving the requisite high concentration films. This study demonstrates that strain is an effective parameter on the growth of wurtzite YxAl1 − xN, which can be tuned by engineering growth methods, such as the introduction of different buffer layers. Conversely, difficulties have been encountered in achieving Y concentrations above x = 0.4, despite the incorporation of Y atoms into the layers, with the formation of amorphous structures occurring prior to the predicted structural phase transition to the rock salt crystal. A comprehensive grasp of the structural characteristics of YxAl1 − xN thin films offers invaluable insight that will prove to be beneficial for future research on this material system. Abstract

We present the first Fermi Large Area Telescope (LAT) catalog of long-term $\gamma$-ray transient sources (1FLT). This comprises sources that were detected on monthly time intervals during the first decade of Fermi-LAT operations. The monthly time scale allows us to identify transient and variable sources that were not yet reported in other Fermi-LAT catalogs. The monthly datasets were analyzed using a wavelet-based source detection algorithm that provided the candidate new transient sources. The search was limited to the extragalactic regions of the sky to avoid the dominance of the Galactic diffuse emission at low Galactic latitudes. The transient candidates were then analyzed using the standard Fermi-LAT Maximum Likelihood analysis method. All sources detected with a statistical significance above 4$\sigma$ in at least one monthly bin were listed in the final catalog. The 1FLT catalog contains 142 transient $\gamma$-ray sources that are not included in the 4FGL-DR2 catalog. Many of these sources (102) have been confidently associated with Active Galactic Nuclei (AGN): 24 are associated with Flat Spectrum Radio Quasars; 1 with a BL Lac object; 70 with Blazars of Uncertain Type; 3 with Radio Galaxies; 1 with a Compact Steep Spectrum radio source; 1 with a Steep Spectrum Radio Quasar; 2 with AGN of other types. The remaining 40 sources have no candidate counterparts at other wavelengths. The median $\gamma$-ray spectral index of the 1FLT-AGN sources is softer than that reported in the latest Fermi-LAT AGN general catalog. 3. A new fitting function for GRB MeV spectra based on the internal shock synchrotron model

Abstract

While the Band function or other phenomenological functions are commonly used to fit GRB prompt emission spectra, we propose a new parametric function that is inspired by an internal shock physical model. We use this function as a proxy of the model to confront it easily to GRB observations. We built a parametric function that represents the spectral form of the synthetic bursts provided by our internal shock synchrotron model (ISSM). We simulated the response of the Fermi instruments to the synthetic bursts and fitted the obtained count spectra to validate the ISSM function. Then, we applied this function to a sample of 74 bright GRBs detected by the Fermi/GBM, and we computed the width of their spectral energy distributions around their peak energy. For comparison, we fitted also the phenomenological functions that are commonly used in the literature. Finally, we performed a time-resolved analysis of the broadband spectrum of GRB 090926A, which was jointly detected by the Fermi GBM and LAT. The ISSM function reproduces 81% of the spectra in the GBM bright GRB sample, versus 59% for the Band function, for the same number of parameters. It gives also relatively good fits to the GRB 090926A spectra. The width of the MeV spectral component that is obtained from the fits of the ISSM function is slightly larger than the width from the Band fits, but it is smaller when observed over a wider energy range. Moreover, all of the 74 analysed spectra are found to be significantly wider than the synthetic synchrotron spectra. We discuss possible solutions to reconcile the observations with the internal shock synchrotron model, such as an improved modeling of the shock micro-physics or more accurate spectral measurements at MeV energies., Comment: Accepted for publication in Astronomy and Astrophysics

Abstract

We report on the observations of gamma-ray burst (GRB) 190114C by the Fermi Gamma-ray Space Telescope and the Neil Gehrels Swift Observatory. The early-time observations reveal multiple emission components that evolve independently, with a delayed power-law component that exhibits significant spectral attenuation above 40 MeV in the first few seconds of the burst. This power-law component transitions to a harder spectrum that is consistent with the afterglow emission observed at later times. This afterglow component is clearly identifiable in the GBM and BAT light curves as a slowly fading emission component on which the rest of the prompt emission is superimposed. As a result, we are able to constrain the transition from internal shock to external shock dominated emission. We find that the temporal and spectral evolution of the broadband afterglow emission can be well modeled as synchrotron emission from a forward shock propagating into a wind-like circumstellar environment and find that high-energy photons observed by Fermi LAT are in tension with the theoretical maximum energy that can be achieved through synchrotron emission from a shock. These violations of the maximum synchrotron energy are further compounded by the detection of very high energy (VHE) emission above 300 GeV by MAGIC concurrent with our observations. We conclude that the observations of VHE photons from GRB 190114C necessitates either an additional emission mechanism at very high energies that is hidden in the synchrotron component in the LAT energy range, an acceleration mechanism that imparts energy to the particles at a rate that is faster than the electron synchrotron energy loss rate, or revisions of the fundamental assumptions used in estimating the maximum photon energy attainable through the synchrotron process., Comment: 24 pages, 9 figures, Accepted to ApJ

Abstract

In this work, the value and the polarity of the spontaneous and piezoelectric polarization have been investigated, as the use of two different reference structures for wurtzite-type group-III nitrides, namely, the zinc-blende and the layered-hexagonal crystal lattice, have resulted in different predictions. It was found that although the differences in value and polarity of the polarization for heterostructures such as wurtzite Al1−xScxN/GaN lead to similar interface sheet charges, a significant mismatch is observed when polarization reversal is considered. The interface sheet charge predicted before and after the polarization reversal in the wurtzite Al1−xScxN layer on GaN using the zinc-blende lattice as a reference predominantly shows a change in sign. When using the layered-hexagonal lattice as a reference, not only is the same polarity of the interface sheet charge maintained after polarization reversal, but it is even 30 times larger. In this case, the giant and positive spontaneous polarization values for metal-polar Al1−xScxN extracted from the ferroelectric switching, as well as the alignment of the piezoelectric polarization to it, were observed to be consistent with the predictions referenced to the layered-hexagonal lattice. Thus, it is concluded that the layered-hexagonal reference is not only more suitable for predicting the ferroelectric properties of wurtzite Al1−xScxN but should also be the correct reference when considering polarization reversal in heterostructures. If the significant increase in the interface sheet charge after polarization reversal is experimentally detected, it will allow the design and fabrication of novel devices for future high-frequency and power electronics applications. Abstract

The HAWC Collaboration released the 2HWC catalog of TeV sources, in which 19 show no association with any known high-energy (HE; E > 10 GeV) or very-high-energy (VHE; E > 300 GeV) sources. This catalog motivated follow-up studies by both the MAGIC and Fermi-LAT observatories with the aim of investigating gamma-ray emission over a broad energy band. In this paper, we report the results from the first joint work between HAWC, MAGIC and Fermi-LAT on three unassociated HAWC sources: 2HWC J2006+341, 2HWC J1907+084* and 2HWC J1852+013*. Although no significant detection was found in the HE and VHE regimes, this investigation shows that a minimum 1 degree extension (at 95% confidence level) and harder spectrum in the GeV than the one extrapolated from HAWC results are required in the case of 2HWC J1852+013*, while a simply minimum extension of 0.16 degrees (at 95% confidence level) can already explain the scenario proposed by HAWC for the remaining sources. The gamma-ray sky has been observed with unprecedented accuracy in the last decade by the Fermi large area telescope (LAT), allowing us to resolve and understand the high-energy Universe. The nature of the remaining unresolved emission (unresolved gamma-ray background, UGRB) below the LAT source detection threshold can be uncovered by characterizing the amplitude and angular scale of the UGRB fluctuation field. This work presents a measurement of the UGRB autocorrelation angular power spectrum based on eight years of Fermi LAT Pass 8 data products. The analysis is designed to be robust against contamination from resolved sources and noise systematics. The sensitivity to subthreshold sources is greatly enhanced with respect to previous measurements. We find evidence (with $\sim$3.7$\sigma$ significance) that the scenario in which two classes of sources contribute to the UGRB signal is favored over a single class. Abstract

The HAWC (High Altitude Water Cherenkov) collaboration recently published their 2HWC catalog, listing 39 very high energy (VHE; >100~GeV) gamma-ray sources based on 507 days of observation. Among these, there are nineteen sources that are not associated with previously known TeV sources. We have studied fourteen of these sources without known counterparts with VERITAS and Fermi-LAT. VERITAS detected weak gamma-ray emission in the 1~TeV-30~TeV band in the region of DA 495, a pulsar wind nebula coinciding with 2HWC J1953+294, confirming the discovery of the source by HAWC. We did not find any counterpart for the selected fourteen new HAWC sources from our analysis of Fermi-LAT data for energies higher than 10 GeV. During the search, we detected GeV gamma-ray emission coincident with a known TeV pulsar wind nebula, SNR G54.1+0.3 (VER J1930+188), and a 2HWC source, 2HWC J1930+188. The fluxes for isolated, steady sources in the 2HWC catalog are generally in good agreement with those measured by imaging atmospheric Cherenkov telescopes. However, the VERITAS fluxes for SNR G54.1+0.3, DA 495, and TeV J2032+4130 are lower than those measured by HAWC and several new HAWC sources are not detected by VERITAS. Abstract

We report on a new time-resolved analysis of the GRB 090926A broad-band spectrum during its prompt phase, and on its interpretation in the framework of prompt emission models. We characterize the high-energy extra component of GRB 090926A using Pass 8 data from the Fermi Large Area Telescope (LAT), which offer a greater sensitivity than any data set used in previous studies of this burst, particularly in the 30-100 MeV energy band. Then, we combine the LAT data with the Fermi Gamma-ray Burst Monitor (GBM) in joint spectral fits in order to characterize the time evolution of the broad-band spectrum from keV to GeV energies. Careful attention is paid to the LAT systematic effects. Finally, we perform a temporal analysis of the light curves and we compute the variability time scales during and after the bright spike at ~10 s post-trigger. Our analysis confirms and better constrains the spectral break in the high-energy extra component, which has been previously reported during the bright spike. Furthermore, it reveals that the spectral attenuation persists at later times, with an increase of the break characteristic energy up to the GeV domain until the end of the prompt phase. We interpret the high-energy spectral break as caused by photon opacity to pair creation. Requiring that all emissions are produced above the photosphere of GRB 090926A, we compute the bulk Lorentz factor of the outflow, $\Gamma$. The latter decreases from 230 during the spike to 100 at the end of the prompt emission. Assuming, instead, that the spectral break reflects the natural curvature of the inverse Compton spectrum, lower limits corresponding to larger values of $\Gamma$ are also derived. Combined with the extreme temporal variability of GRB 090926A, these Lorentz factors lead to emission radii $R\sim10^{14}$ cm which are consistent with an internal origin of both the keV-MeV and GeV prompt emissions., Comment: 17 pages, 12 figures, accepted for publication in Astronomy and Astrophysics

Abstract

A review of the structural, elastic, and thermodynamic properties of cubic and hexagonal ScxAl1−xN crystals over the range of possible random alloys is provided. Based on measured and simulated lattice and internal cell parameters of NaCl (B1), CsCl (B2), and α-ZnS (B3) type cubic ScxAl1−xN lattices as well as of β-ZnS (B4), lh-MgO (Bk), and NiAs (B81) type hexagonal ScxAl1−xN crystals, their atomic positions, distances to nearest neighbor atoms, geometric dimensions of crystal cells, mass density, as well as their average bond length and bond angles are presented in dependence on the alloy composition. The understanding gained about the crystal lattices is used to provide a model for the transitions from the β-ZnS to the lh-MgO or NaCl lattice induced by the alloying of AlN with ScN. Based on published data sets of stiffness coefficients, the compliance coefficients, Young's modulus, shear modulus, Poisson's ratio, compressibility, and the sound velocities are presented in relation to the orientation of representative crystal planes and axes for rock salt, layered hexagonal, and wurtzite ScxAl1−xN crystals. Particular attention is paid to the directional anisotropies of elastic properties of the different crystal lattices if Sc atoms substitute an increasing number of Al atoms. Based on sound velocities determined, an overview of the fundamental thermodynamic properties of cubic and hexagonal ScxAl1−xN alloys is provided, such as the Debye temperature, heat capacity, minimum heat conduction, and melting temperature. Abstract

We have measured the gamma-ray emission spectrum of the Moon using the data collected by the Large Area Telescope onboard the Fermi satellite during its first 7 years of operation, in the energy range from 30 MeV up to a few GeV. We have also studied the time evolution of the flux, finding a correlation with the solar activity. We have developed a full Monte Carlo simulation describing the interactions of cosmic rays with the lunar surface. The results of the present analysis can be explained in the framework of this model, where the production of gamma rays is due to the interactions of cosmic-ray proton and helium nuclei with the surface of the Moon. Abstract

We report the discovery of PSR J1906+0722, a gamma-ray pulsar detected as part of a blind survey of unidentified Fermi Large Area Telescope (LAT) sources being carried out on the volunteer distributed computing system, Einstein@Home. This newly discovered pulsar previously appeared as the most significant remaining unidentified gamma-ray source without a known association in the second Fermi-LAT source catalog (2FGL) and was among the top ten most significant unassociated sources in the recent third catalog (3FGL). PSR J1906+0722 is a young, energetic, isolated pulsar, with a spin frequency of $8.9$ Hz, a characteristic age of $49$ kyr, and spin-down power $1.0 \times 10^{36}$ erg s$^{-1}$. In 2009 August it suffered one of the largest glitches detected from a gamma-ray pulsar ($\Delta f / f \approx 4.5\times10^{-6}$). Remaining undetected in dedicated radio follow-up observations, the pulsar is likely radio-quiet. An off-pulse analysis of the gamma-ray flux from the location of PSR J1906+0722 revealed the presence of an additional nearby source, which may be emission from the interaction between a neighboring supernova remnant and a molecular cloud. We discuss possible effects which may have hindered the detection of PSR J1906+0722 in previous searches and describe the methods by which these effects were mitigated in this survey. Abstract

In this work, we consider a semi-dilute solution of identical star-polymers, made of attached flexible long polymer chains of the same polymerization degree N. We first compute the effective pair-potential between star-polymers. Such a potential results from the excluded volume forces between monomers. We show that this potential is logarithmic, below some known characteristic distance, σ, depending on the number of attached chains per star-polymer, f, and volume fraction of polymers, φ0 . Beyond σ, the potential fails exponentially. Second, we investigate the structure and thermodynamics of these star-polymers. To this end, we use the integral equation method with the hybridized-mean spherical approximation. The numerical resolution of this equation gives the structure factor of the star-polymers, for various particle densities. Finally, the standard relationships between thermodynamics and structure enable us to deduce three physical quantities, namely the isotherm compressibility, pressure and internal energy, as functions of density., Comment: 3 figures

Abstract

The structural, elastic, and basic thermodynamic properties of hexagonal ScxAl1−xN crystals are calculated and discussed over the whole range of possible random alloys, including the transition from wurtzite to the layered hexagonal structure. Based on a review of lattice and internal parameters in combination with complete datasets of stiffness coefficients published in the literature, differing in the considered alloying intervals and the predicted structural transitions, changes in the crystal lattices caused by the substitution of aluminum by scandium atoms are discussed and illustrated. Crystal properties like the mass densities, average bond angles, and bond lengths are calculated, and the compliance coefficients, Young's modulus, shear modulus, Poisson's ratio, compressibility, and sound velocities are determined depending on the alloy composition and in relation to the orientation of crystal planes and axes. Particular attention is paid to the occurring directional anisotropies and the changes in structural and elastic properties in the alloy region of the structural transition between wurtzite and layered hexagonal ScxAl1−xN crystals. The acoustic velocities determined are used to calculate basic thermodynamic properties such as the Debye temperature, heat capacity, and minimum heat conduction, as well as to evaluate both the influence of the alloying and the structural transition on these properties. Abstract

The direct impact of structural quality on the ferroelectric properties of hexagonal Al1–xScxN with an Sc-content of x = 0.3 was investigated using dynamic hysteresis measurements, high-resolution x-ray diffraction (HRXRD), and atomic force microscopy. The films investigated were deposited on p-doped (001)-Si substrates by reactive pulsed DC magnetron sputtering under different gas mixtures to vary the structural quality and surface morphology between samples. Misoriented grains were identified as ferroelectrically inactive, as these grains resulted in an underestimation and distortion of the ferroelectric quantities. In fact, a high amount of misoriented volume was found to have a significant effect on the coercive electric field, as this is mainly determined by the crystal strain in the ferroelectric [0001]-oriented regions, independent of its origin. Furthermore, it was concluded that the crystal quality does not have a pronounced effect on the coercive field strength. Conversely, the polarization in the film is mainly determined by the crystal quality, as a difference of 1° in the HRXRD FWHM of the ω-scan resulted in a 60% loss of polarization. The amount of polarization was influenced to a lesser extent by the misoriented grains since the ferroelectric volume of the layers was only slightly overestimated. This reveals that optimizing reproducible and transferable properties, such as crystal quality and surface morphology, is more reasonable, as the film with the lowest misoriented volume and the highest degree of c-axis orientation showed the highest polarization. In contrast to previous calculations of polarization-induced sheet charges, we use Dryer's modern theory of polarization, which allows for consideration of the spontaneous polarization measured on ferroelectric ScxAl1−xN-layers. Because the sheet density of the electrons accumulating at the heterostructure interfaces can strongly depend both on the data set of the piezoelectric and structural coefficients and on the alloying region of the ScxAl1−xN-layers in which the transition from the wurtzite to the hexagonal layered crystal structure occurs, we have calculated the charge carrier sheet densities and profiles for three representative data sets and evaluated their relevance for devices. We predict electron sheet densities of (2.26 ± 0.20) × 10 14 c m − 2 and (6.25 ± 0.20) × 10 14 c m − 2 for all three sets of data for Ni/AlN/InN- and Ni/ScN/InN-heterostructures, respectively. We demonstrate that the polarization-induced interface charges of Ni/ScxAl1−xN/InN-heterostructures are always positive, tend to increase with increasing Sc-content, and can cause electron accumulations that lead to flooding of the triangular quantum wells at the semiconductor interface. We identify Ni/ScxAl1−xN/GaN-heterostructures with 0.13 ≤ x ≤ 0.19 as particularly promising candidates for the processing of energy-efficient high electron mobility transistors due to their missing or low mechanical strain and their large electron sheet densities between (4.11 ± 0.20) × 10 13 c m − 2 and (6.37 ± 0.20) × 10 13 c m − 2 . Furthermore, we present simulation results of highly strained Ni/ScxAl1−xN/GaN-heterostructures for 0.81 ≤ x ≤ 1.0 , which point to electron accumulations of up to (8.02 ± 0.40) × 10 14 c m − 2 . Abstract

Climate is one of the important factors in architecture. The historical architecture experience of the inhabitants of the desert zones has created invaluable knowledge on the design of residential environments in these aggressive conditions. Climate also is an important ecological component in the formation of vernacular architecture in the Saharan desert, it had a strong influence on the formation of desert settlements, the Saharan traditional dwellings are an indispensable source for studying organizations and architectural typologies and the adaption to the harsh climate. The article discusses the climatic conditions in which the dwellings in the Sahara desert were built and the important strategies and passive climatization techniques of the design of the dwellings and presents a review of the various techniques developed. These various passive methods and strategies give the Saharan dwellings, adaptation, efficiency, and durability in these hot-arid conditions of the desert and can be a great source of architectural inspiration for new projects.

Certolizumab pegol (CZP) is a tumor necrosis factor antagonist for the treatment of Crohn’s disease. Objectives: To assess, using real-world claims data, whether home health nurse assistance had an effect on patients’ adherence to CZP and to measure its impact on health care use and costs. Methods: A retrospective analysis of medical and pharmacy claims data from the IQVIA Real-World Data Adjudicated Claims Database was conducted using data from January 1, 2007 through September 30, 2015. CZP patients with Crohn’s disease were eligible to receive self-administration instructions from a nurse or nurse-administered CZP injections, or both. These services were provided by CIMplicity®, a home health nurse program sponsored by UCB Pharma. Cohorts were based on patients with and without nurse assistance and were matched based on gender and categorical age. Adherence to CZP was determined using the medication possession ratio (MPR) and proportion of days covered (PDC). A Kaplan–Meier analysis was performed to compare time to discontinuation of CZP between the two cohorts. Multivariate regression analyses were performed, adjusting for additional covariates to compare the effect of CZP with and without nurse assistance on hospitalization and total health care costs. Results: Patients with at least 12 months of continuous enrollment post-index date were evaluated for adherence to CZP (n=276 in each cohort). The mean and median PDC and MPR values were higher with nurse assistance than without. Time to discontinuation was significantly longer in patients who received CZP with nurse assistance than without (P=0.0004). Results from the multivariate analyses showed a significant reduction in all-cause hospitalization (-55.8%; P=0.0026) and total health care costs (-14.3%; P=0.0045) with nurse assistance. Conclusion: This analysis suggests that home health nurse assistance increases adherence to CZP and reduces health care costs in patients with Crohn’s disease. Abstract

The piezoelectric and spontaneous polarization of wurtzite ScxAl1−xN, GaxAl1−xN, and InxAl1−xN ternary compounds dramatically affects the electrical properties of pseudomorphic MexAl1−xN/GaN, MexAl1−xN/AlN, and MexAl1−xN/InN heterostructures and devices (Me: = Sc, Ga, In), due to bound interface charges caused by gradients in polarization at surfaces and heterointerfaces. We have calculated the piezoelectric and spontaneous polarization of undoped, metal polar ScxAl1−xN barrier layers (0 ≤ x ≤ 0.5) pseudomorphically grown on InN, GaN, and AlN buffer layers, in order to compare the polarization induced surface and interface charges determined to the ones predicted and measured in heterostructures with GaxAl1−xN and InxAl1−xN barriers (0 ≤ x ≤ 1.0). To facilitate the inclusion of the predicted polarization in future simulations, we give explicit prescriptions to calculate polarization induced bound interface charges for arbitrary x and barrier thicknesses up to 50 nm in each of the ternary III-N alloy heterostructures. In addition, we predict the electron sheet charges confined in heterostructures with positive polarization induced interface charges taking limitations for the epitaxial growth by strain and critical barrier thicknesses into account. Based on these results, we provide a detailed comparison of the sheet resistances and current-carrying capabilities of the heterostructures investigated, pointing to a superior potential of ScAlN/GaN based heterostructures for processing improved high electron mobility transistors for high-frequency and power electronic applications. Abstract

We present the first Fermi Large Area Telescope (LAT) catalog of long-term $\gamma$-ray transient sources (1FLT). This comprises sources that were detected on monthly time intervals during the first decade of Fermi-LAT operations. The monthly time scale allows us to identify transient and variable sources that were not yet reported in other Fermi-LAT catalogs. The monthly datasets were analyzed using a wavelet-based source detection algorithm that provided the candidate new transient sources. The search was limited to the extragalactic regions of the sky to avoid the dominance of the Galactic diffuse emission at low Galactic latitudes. The transient candidates were then analyzed using the standard Fermi-LAT Maximum Likelihood analysis method. All sources detected with a statistical significance above 4$\sigma$ in at least one monthly bin were listed in the final catalog. The 1FLT catalog contains 142 transient $\gamma$-ray sources that are not included in the 4FGL-DR2 catalog. Many of these sources (102) have been confidently associated with Active Galactic Nuclei (AGN): 24 are associated with Flat Spectrum Radio Quasars; 1 with a BL Lac object; 70 with Blazars of Uncertain Type; 3 with Radio Galaxies; 1 with a Compact Steep Spectrum radio source; 1 with a Steep Spectrum Radio Quasar; 2 with AGN of other types. The remaining 40 sources have no candidate counterparts at other wavelengths. The median $\gamma$-ray spectral index of the 1FLT-AGN sources is softer than that reported in the latest Fermi-LAT AGN general catalog. Abstract

Through its dependence on low symmetry crystal phases, ferroelectricity is inherently a property tied to the lower temperature ranges of the phase diagram for a given material. This paper presents conclusive evidence that in the case of ferroelectric Al1−xScxN, low temperature has to be seen as a purely relative term, since its ferroelectric-to-paraelectric transition temperature is confirmed to surpass 1100 °C and thus the transition temperature of virtually any other thin film ferroelectric. We arrived at this conclusion through investigating the structural stability of 0.4-2 mm thick Al0.73Sc0.27N films grown on Mo bottom electrodes via in situ high-temperature x-ray diffraction and permittivity measurements. Our studies reveal that the wurtzite-type structure of Al0.73Sc0.27N is conserved during the entire 1100 °C annealing cycle, apparent through a constant c/a lattice parameter ratio. In situ permittivity measurements performed up to 1000 °C strongly support this conclusion and include what could be the onset of a diverging permittivity only at the very upper end of the measurement interval. Our in situ measurements are well-supported by ex situ (scanning) transmission electron microscopy and polarization and capacity hysteresis measurements. These results confirm the structural stability on the sub-mm scale next to the stability of the inscribed polarization during the complete 1100 °C annealing treatment. Thus, Al1−xScxN, there is the first readily available thin film ferroelectric with a temperature stability that surpasses virtually all thermal budgets occurring in microtechnology, be it during fabrication or the lifetime of a device-even in harshest environments.
