Abstract

Electric-field modulated absorption (EA) and reflectance spectroscopy are used to analyze a series of Ga(AsSb)/GaAs/(AlGa)As samples with varying GaAs spacer width. The analysis has shown that the band alignment between GaAs and Ga(AsSb) is of type II with a conduction band offset of approximately 40 meV.

Abstract

The simultaneous study of absorption, luminescence and ODMR spectra of erbium doped a-Si:H and a SiC(sub x):H alloy showed that Er3+ ions are pumped by a resonant but nonradiative energy transfer from electron-hole pairs excited in the host. Direct optical pumping into absorption lines of Er3+ was not seen. The emission of the Er3+ ions was strong and declined only moderately from 77 K to room temperature. An energy transfer by a Forster mechanism is suggested based on resonant dipole coupling, which quenches efficiently the luminescence of the host in the case of large erbium concentration.

Abstract

Gas source molecular beam epitaxy (GSMBE) aids the development of Ga(x)In(1-x)As/Ga(0.22)In(0.78)As(0.48)P(0.52) single quantum wells (QW),which exhibit an interface roughening increased by strain, as is revealed by electroabsorption (EA). As the strain is enhanced, the photoluminescence (PL) emission lines of the strained QW samples spread, in contrast to the samples with unstrained QWs, which show narrow PL emission lines. The meandering of many narrow emission lines causes the broadening of lines, as is revealed by EA measurements.
