8. Analysis of the dynamics of a blue-violet inxGa1-xN laser with a saturable absorber

Abstract

金沢大学大学院自然科学研究科電子科学, 金沢大学工学部, The results of numerical investigations of the dynamical behavior of a blue-violet InGaN laser with a specially incorporated saturable absorber, are discussed. The existence of excitability was determined by the carrier lifetime, the absorption level in the saturated absorber and the cavity length. For the injected currents between 114 and 124mA, linear analysis shows the existence of a saddle close to a stable node. The results shows that a Hopf bifurcation was responsible for the appearance of self-pulsation under suitable condition.
