Half-metallic Heusler alloys are promising candidates for spintronic applications due to their high spin polarization. However, the spin polarization strongly depends on the atomic composition, which is time-consuming to optimize from various compositional combinations. Here, we demonstrate a high-throughput compositional optimization method for high spin polarization in Co2(Mn, Fe)Ge Heusler alloys by combining composition-spread films and anisotropic magnetoresistance (AMR) measurement. Two types of composition-spread films of polycrystalline Co2(Mn1−xFex)Ge and (Co2Mn0.5Fe0.5)1−yGey are fabricated on SiO2/Si substrates by combinatorial sputtering deposition, followed by post-annealing. The compositional dependence of AMR shows the largest negative AMR ratio of −0.13% and the smallest temperature dependence of the resistance change of AMR for y = 0.25 in the (Co2Mn0.5Fe0.5)1−yGey composition-spread film, suggesting the highest spin polarization and the closest nature to the ideal half-metal at this composition ratio. To verify this, we also develop a new technique to measure the compositional dependence of spin polarization by measuring the spin accumulation signals of nonlocal spin-valve devices fabricated on the composition-spread films and observe the highest spin polarization of 82% for y = 0.24. This confirms a clear qualitative correlation between the large negative AMR ratio and high spin polarization. Our combinatorial method using the composition-spread films and the AMR measurement proves to be a facile way for optimizing the fabrication conditions of half-metallic Heusler alloys with high spin polarization. L12-ordered CoPt3 and L10-ordered CoPt are formed in electron-beam-deposited (Co/Pt)4 multilayer thin films with and without a Ti underlayer, respectively, on Si/SiO2 substrates by rapid thermal annealing. The crystal structures, magnetic properties, and surface morphologies of the films are investigated by grazing incidence X-ray diffraction (GI-XRD), vibrating sample magnetometer (VSM), and scanning electron microscope (SEM), respectively. In the film without a Ti underlayer, L10-ordered CoPt with an isolated round grain structure is confirmed, showing an in-plane coercivity of 2.7 kOe. In contrast, in the film with a Ti underlayer, L12-ordered CoPt3 is confirmed together with Co-rich A1-disordered CoPt, showing an in-plane coercivity of 500 Oe, which exhibits an angular-outlined continuous film structure. L 1 0 -ordered ferromagnetic nanowires with large coercivity are essential for realizing next-generation spintronic devices. Ferromagnetic nanowires have been commonly fabricated by first L 1 0 -ordering of initially disordered ferromagnetic films by annealing and then etching them into nanowire structures using lithography. If the L 1 0 -ordered nanowires can be fabricated using only lithography and subsequent annealing, the etching process can be omitted, which leads to an improvement in the fabrication process for spintronic devices. However, when nanowires are subjected to annealing, they easily transform into droplets, which is well-known as Plateau-Rayleigh instability. Here, we propose a concept of "nanostructure-induced L 1 0 -ordering" of twinned single-crystals in CoPt ferromagnetic nanowires with a 30 nm scale ultrafine linewidth on Si/SiO 2 substrates. The driving forces for nanostructure-induced L 1 0 -ordering during annealing are atomic surface diffusion and extremely large internal stress at ultrasmall 10 nm scale curvature radii of the nanowires. (Co/Pt) 6 multilayer nanowires are fabricated by a lift-off process combining electron-beam lithography and electron-beam evaporation, followed by annealing. Cross-sectional scanning transmission electron microscope images and nano-beam electron diffraction patterns clearly indicate nanostructure-induced L 1 0 -ordering of twinned single-crystals in the CoPt ferromagnetic nanowires, which exhibit a large coercivity of 10 kOe for perpendicular, longitudinal, and transversal directions of the nanowires. Two-dimensional grazing incidence X-ray diffraction shows superlattice peaks with Debye-Scherrer ring shapes, which also supports the nanostructure-induced L 1 0 -ordering.
