The solute clustering behaviors in Fe-1.0mass%Cr-0.3mass%N tempered martensite were comparatively studied by using three atom probe instruments, i.e. LEAP 4000 HR, 5000 XR, and 5000 XS. The microstructural features of nanoclusters were measured under the same conditions in voltage pulse mode, while statistical analysis including nearest neighbor distribution, radial distribution, frequency distribution, and cluster size distribution of Cr atoms were performed on the reconstructed datasets. The results revealed the superior capability of the LEAP 5000 XR to detect Cr nanoclusters in tempered martensite compared with the LEAP 4000 HR as a result of the improvement in detection efficiency and hit detection performance, whereas the high level of background in the mass-to-charge spectrum measured by the LEAP 5000 XS in voltage pulse mode limits its application in the detection of solute nanoclusters.

The compositional and structural investigations of threading dislocations (TDs) in InGaN/GaN multiple quantum wells were carried out using correlative transmission electron microscopy (TEM) and atom probe tomography (APT). The correlative TEM/APT analysis on the same TD reveals that the indium atoms are diffused along the TD and its concentration decreases with distance from the InGaN layer. On the basis of the results, we directly observed that the indium atoms originating from the InGaN layer diffuse toward the epitaxial GaN surface through the TD, and it is considered to have occurred via the pipe diffusion mechanism induced by strain energy relaxation.

The demonstration of the spin-charge conversion, especially with enhanced spin Hall conductivity, is crucial for the development of energy-efficient spintronic devices such as spin-orbital torque (SOT) based magnetoresistive random access memories. In this work, fully epitaxial Ru/Cu heterostructures were fabricated with interface engineering and nanolayer insertions consisting of Cu (1nm)/Ru (1nm) structures with different numbers of periods. The atomically controlled interface was confirmed by the high-resolution high-angle annular dark-field scanning transmission electron microscopy, and the epitaxial relationship persists even in the hybrid nanolayer insertion structures. The spin current generation was detected by the measurement of unidirectional spin Hall magnetoresistance, and the effective damping-like spin Hall efficiency (ξ_DL) was further quantitatively evaluated by the spin-torque ferromagnetic resonance with thickness dependence of the ferromagnetic layer. It is found that the sharp interface Ru/Cu film has a sizeable ξ_DL of −2.2% and the insertion of Cu/Ru nanolayers at the interface can increase the ξ_DL value to −3.7%. The former could be attributed to the interface spin-orbit filtering effect and the latter may be further understood by the intrinsic contribution from the local electronic structure tuning due to the lattice distortion near the interface. A large effective spin Hall conductivity is achieved to be (3~5)×10^5 ℏ/2eΩ^(−1)m^(−1) in the epitaxial Ru/Cu hybrid nanolayers, which is in the same range as that of platinum. This work indicates that the interfacial control with hybrid nanolayer structures can extend the SOT-based materials to highly conductive metals, even with weak spin-orbit interactions, toward high stability, low cost, and low energy consumption for spintronic applications.

The orbital angular momentum is an electron’s essential degree of freedom and provides an alternative opportunity for the further development of spintronics. Recent studies suggest orbital transport as a potential tool to realize practical and highly-efficient spin manipulation with diverse material classes. Nevertheless, utilization of the orbital transport remains a challenging issue considering that the orbital transport often bares distinctive properties to the spin transport. Here we study the role of oxygen atom accumulation on the orbital transport in CoFe/Cu/Al2O3 ultrathin structures. By varying the type of oxygen accumulation, we revealed that the gradient of the oxygen accumulation nearby the CoFe/Cu interface can be a crucial factor of the orbital transport, modulating the orbital torque by a factor of about ~3. Our finding will encourage to realize efficient and versatile utilization of orbital transport for nano-spintronic devices.

Layer transfer of single-crystalline SiC based on layer splitting and wafer bonding on an alternate substrate is a viable approach to fabricate SiC power devices at a lower cost. Dependence of implantation-induced surface blistering and exfoliation of thin layers, on the implantation parameters and subsequent annealing conditions, for large area exfoliation of 4H-SiC have been studied. We report the optimization of the annealing process (one-step or two-step) and annealing parameters like temperature and time to achieve large area exfoliation of SiC. Using the Foppl-von Karman (FvK) theory, the pressure inside the blister cavities and implantation-induced stress inside the damage region have been studied. We deduce that pressure inside the blister depends primarily on the blister size. HRXRD analysis has been used to determine the strain relaxation behavior as a function of annealing conditions. Raman spectroscopy and STEM measurements revealed the formation of defects inside the material due to ion implantation. AFM, Nomarski, and SEM were used to measure the size and depth details of the blisters as a function of annealing temperature and time. We have successfully exfoliated large area (up to 500 μm) in a two-step annealing process. The results reported in this paper are useful for SiC layer transfer on an arbitrary substrate by the Smart Cut process.

This paper proposes a method that provides a phase image related to the demagnetization field (Hd) within a thin-foil permanent magnet using electron holography. The observation of Hd remains a significant challenge because electron holography in principle allows only imaging of the magnetic flux density (B), which is a mixture of the contributions from magnetization (M), stray magnetic field (Hs) outside of the specimen and Hd inside of the specimen. The phase map approximating Hd, which was determined by processing of the electron holography observation from a Nd2Fe14B single-crystalline specimen, showed a good agreement with the prediction by micromagnetic theory. With respect to permanent magnets, this method can be applied to examinations about the coercivity mechanism, which is sensitive to the demagnetization field. Graphical Abstract

In the long history of permanent magnet research for more than 100 years, three-dimensional magnetic microscopy has been eagerly awaited to elucidate the origin of the magnetic hysteresis of permanent magnets. In this study, we succeeded in observing the three-dimensional magnetic domain structure of an advanced high-coercivity Nd-Fe-B-based permanent magnet throughout the magnetic hysteresis curve using a recently developed hard X-ray magnetic tomography technique. Focused-ion-beam-based three-dimensional scanning electron microscopy was employed to study the relationship between the observed magnetic domains and the microstructure of the magnet for the same observing volume. Thermally demagnetized and coercivity states exhibit considerably different magnetic domain structures but show the same periodicity of 2.3 μm, indicating that the characteristic length of the magnetic domain is independent of the magnetization states. Further careful examination revealed some unexpected magnetic domain behaviors, such as running perpendicular to the magnetic easy axis and reversing back against the magnetic field. These findings demonstrate a wide variety of real magnetic domain behaviors along the magnetic hysteresis inside a permanent magnet.

To realize a sustainable society, ‘green technology’ with low (or even zero) CO2 emissions is required. A key material in such technology is a permanent magnet because it is utilized for electric-power conversion in several applications including electric vehicles (EVs), hybrid EVs (HEVs), and turbines for wind power generation. To realize highly efficient electric-power conversion, a stronger permanent magnet than Nd–Fe–B is necessary. One potential candidate is a Fe-rich SmFe12-based compound with a ThMn12 structure. In this paper, the phase stability, structure, and intrinsic and extrinsic magnetic properties in both film and bulk forms are reviewed. Based on these results, a possible way to realize a strong SmFe12-based permanent magnet in bulk form is discussed.

Physically, the coercivity of permanent magnets should scale with the anisotropy field of ferromagnetic compounds, HA; however, the typical coercivity values of commercial polycrystalline sintered magnets are only ~0.2 HA, which is known as Brown’s paradox. Recent advances in multi-scale microstructure characterizations using focused ion beam scanning electron microscope (FIB/SEM), aberration corrected scanning transmission electron microscopy (Cs-corrected STEM), and atom probe tomography (APT) revealed detailed microstructural features of commercial and experimental Nd-Fe-B magnets. These investigations suggest the magnetism of a thin layer formed along grain boundaries (intergranular phase) is a critical factor that influences the coercivity of polycrystalline magnets. To determine the magnetism of the thin intergranular phase, soft X-ray magnetic circular dichroism and electron holography play critical roles. Large-scale micromagnetic simulations using the models that are close to real microstructure incorporating the recent microstructure characterization results gave insights on how the coercivity and its thermal stability is influenced by the microstructures. Based on these new findings, coercivity of Nd-Fe-B magnets is being improved to its limit. A single CeB6 nanoneedle structure has been fabricated using a focused ion beam (FIB) and its field emission characteristics have been evaluated. A converged electron beam has been obtained, attributed to its sharpened tip with a radius of curvature of about 10 nm. Combined with its low work function, the required electric field is as low as 1.6 V nm−1 to generate a field emission current of 50 nA. The most outstanding feature of the CeB6 nanoneedle emitter is its excellent current stability that enabled continuous emission for 16 hours with a fluctuation of 1.6% and without deterioration even in a vacuum of 10−7 Pa. The stable field-emission is attributed to the nanometric tip radius that led to reduction in gas adsorption and desorption. In addition, the downward dipolar structure on the emission surface is also beneficial for making the surface inert. These performance factors make CeB6 a practical field-emission point electron source for microscopy applications.

A material with a low work function exhibiting field-emission of electrons has long been sought as an ideal point electron source to generate a coherent electron beam with high brightness, long service life, low energy spread, and especially stable emission current. The quality and performance of the electron source are now becoming limiting factors for further improving the spatial resolution and analytical capabilities of the electron microscope. While tungsten (W) is still the only material of choice as a practically usable field emission filament since it was identified more than six decades ago, its electron optical performance remains unsatisfactory, especially the poor emission stability (>5% per hour), rapid current decay (20% in 10 hours), and relatively large energy spread (0.4 eV), even in an extremely high vacuum (10−9 Pa). Herein, we report a LaB6 nanoneedle structure having a sharpened tip apex with a radius of curvature of about 10 nm that is fabricated and finished using a focused ion beam (FIB) and show that it can produce a field emission electron beam meeting the application criteria with a high reduced brightness (1010 A m−2 sr−1 V−1), small energy spread (0.2 eV), and especially high emission stability (

In oxide epitaxy, the growth temperature and background oxygen partial pressure are considered as the most critical factors that control the phase stability of an oxide thin film. Here, we report an unusual case wherein diffusion of oxygen vacancies from the substrate overpowers the growth temperature and oxygen partial pressure to deterministically influence the phase stability of $Bi_{2}WO_{6}$ thin film grown by the pulsed laser deposition technique. We show that when grown on an oxygen-deficient $SrTiO_{3}$ substrate, the $Bi_{2}WO_{6}$ film exhibits a mixture of (001) and (100)/(010)-oriented domains alongside (001)-oriented impurity $WO_{3}$ phases. The (100)/(010)-oriented $Bi_{2}WO_{6}$ phases form a self-organized 3D nanopillar-structure, yielding a very rough film surface morphology. Oxygen annealing of the substrate or using a few monolayer-thick $SrRuO_{3}$ as the blocking layer for oxygen vacancy diffusion enables growing high-quality single-crystalline $Bi_{2}WO_{6}$ (001) thin film exhibiting an atomically smooth film surface with step-terrace structure. We propose that the large oxide-ion conductivity of $Bi_{2}WO_{6}$ facilitates diffusion of oxygen vacancies from the substrate during the film growth, accelerating the evaporation of volatile Bismuth (Bi), which hinders the epitaxial growth. Although the magnetization reversal process in the permanent magnets has long been studied, it has not been fully revealed. The recent progress of the computational science realizes the atomistic calculations for the thermally activated magnetization reversal process in permanent magnets. In contrast, the experimental study on the magnetization reversal has remain to be the macroscopic evaluation. In this study, Nd-Fe-B hot-deformed magnets are micropatterned, and a staircase-like magnetization curve corresponding to the elemental domain-wall depinning event at each grain boundary is successfully observed. Each elemental domain-wall depinning event fluctuates with respect to thermal activation, and the stochastic analysis based on the Neel-Arrhenius model gives the energy barrier parameters H0 and E0 of each depinning event, which are the intrinsic domain-wall depinning field and energy barrier height, respectively. Three types of Nd-Fe-B hot-deformed magnets with different coercivities are adopted for this stochastic analysis. As a result, E0 exhibits very little dependence on H0, and its slope becomes steeper for the lower-coercivity magnet. The stochastic micromagnetics simulation based on the Landau-Lifshitz-Gilbert equation for the two-grain model with various inter-grain exchange coupling reproduces the experimentally observed relationship between E0 and H0. Moreover, the behavior for the lower-coercivity magnet can be explained by assuming the presence of a low magnetic anisotropy layer on the grain surface.

We have studied the thermal stability of coercivity in anisotropic Nd-Fe-B magnet from 300 K to 500 K by combining the micromagnetic simulation with the numerical estimation of coercivity reduction caused by thermal activation. The numerically achieved coercivities agree well with the measured value of a conventional sintered magnet. The concave shape of Hc(T) which is different from linear shape of HA(T) in anisotropic Nd-Fe-B magnets, as well as the break of linearity in the fitting of Hc/Ms vs. HA/Ms are found both originated from the temperature dependence of magnetization of the ferromagnetic grain boundary phase. This curving of Hc(T) can be eliminated via transformation of grain boundary magnetism into non-ferromagnetic. We have demonstrated this hypothesis experimentally in the hot-deformed magnet heavily infiltrated with Nd–Cu alloy. The parameters, α and Neff, achieved in the fitting of Kronmuller equation are found to be largely deviated from those achieved in micromagnetic method, which is due to the ignorance of temperature dependent grain boundary magnetization and the thermal activation effect in the fitting.

Tailoring the elemental doping of inorganic nanowires remains an important challenge due to complex dopant incorporation pathways. Here we report that the face-selectivity of tungstate ions controls growth direction and dopant incorporation of hydrothermal zinc oxide nanowires. The introduction of tungstate ions on nanowire surface during synthesis unexpectedly enhances nucleation at sidewall $$\left\{ {10\bar 10} \right\}$$ 10 1 ¯ 0 planes, while dopant incorporation occurs only on (0001) planes. This conflicting face-selective behavior leads to inhomogeneous dopant distribution. Density functional theory calculations reveal that the face-selective behavior can be interpreted in terms of the effect of coordination structure of the tungstate ions on each zinc oxide crystal plane. In addition, we demonstrate a rational strategy to control the morphology and the elemental doping of tungsten-doped zinc oxide nanowires.

SmFe12-based compounds have been considered as promising candidates for next generation permanent magnet materials because of their excellent intrinsic hard magnetic properties with a minimum usage of rare earth elements. However, realizing high coercivity in anisotropic microstructure is a big challenge, which hinders their practical applications. In this work, a novel anisotropic granular microstructure of Sm(Fe0.8Co0.2)12 with a sufficiently large coercivity (µ0Hc) of 1.2 T and with a high remanent magnetization of 1.50 T is demonstrated in thin films prepared by co-sputtering Sm(Fe,Co)12 with boron. Detailed microstructure characterization using high resolution scanning transmission electron microscopy (STEM) and atom probe tomography (APT) indicate that the addition of B leads to the development of columnar-shaped Sm(Fe0.8Co0.2)12 grains with a size of ∼40 nm, which are surrounded by ∼3 nm-thick B-enriched amorphous intergranular phase. Domain wall pinning at the amorphous grain boundary phase is attributed to the high coercivity. This work provides a guiding principle for realizing high-coercivity anisotropic SmFe12-based permanent magnets, which can outperform Nd-Fe-B magnets and could be used as the next-generation high-performance permanent magnets in various applications.

Electric field-induced point electron source is highly demanded for microscopy, spectroscopy, lithography, X-ray tubes, microwave devices, and data displays. However, the instability in emission current and requirement of ultrahigh vacuum have often limited its extensive applications. Herewith we report a single-crystalline HfC nanowire with oxycarbide emission surface for stable electron emission at 50 nA with fluctuations less than 1% in a vacuum of 4 × 10−7 Pa. The emitter has a low work function of 2.5 eV measured by the field emission Fowler-Nordheim curve and it is in good agreement with density functional theory (DFT) calculations. The energy spread is in a range of 0.21–0.26 eV with a corresponding reduced brightness 1.95 × 1011−3.81 × 1011 A·m−2·sr−1·V−1. The HfC nanowire with oxycarbide emission surface is a qualified candidate for the next-generation electron source with high brightness, large current, and low energy spread.

We demonstrate a 20% Ce-substituted Nd-Fe-B hot-deformed magnet with a large coercivity (µ0Hc) of 1.69 T and a remanent magnetization of 1.32 T, which are comparable to those for Nd-Fe-B sintered magnets. The temperature coefficient of coercivity (β) of the Ce-substituted magnet was -0.593%/°C in the range of 27–127 °C, which is superior to that of a Nd-Fe-B sintered magnet (β = -0.669%/°C) with a comparable coercivity at room temperature. Furthermore, the coercivity and its thermal stability can be increased to µ0Hc =1.83 T and β = -0.51%/°C by applying the Nd80Cu20 eutectic grain boundary diffusion process to an optimized (Nd0.75Ce0.25)-Fe-B hot-deformed sample. A coercivity of 0.74 T was achieved at 150 °C in the Nd-Cu diffusion processed hot-deformed magnets, which is much higher than that of sintered magnets. Microstructure investigations and micromagnetic simulations indicate that the modification of grain boundary phase and formation of a Nd-rich shell near the grain boundaries of the developed (Nd,Ce)-Fe-B hot-deformed magnet is the cause of the improved coercivity at room temperature. Thus, in this work, we realize a microstructure-optimized low-cost (Nd0.8Ce0.2)-Fe-B hot-deformed magnet that can outperform Nd-Fe-B sintered magnets.
