1. Seismic soil–structure interaction analysis of wind turbine support structures using augmented complex mode superposition response spectrum method

Abstract

In this study, the seismic soil–structure interaction (SSI) of wind turbine support structures is investigated based on the complex mode superposition approach. For accurate and efficient estimation of seismic loadings on wind turbine support structures, an augmented complex mode superposition response spectrum method (RSM) is developed, where the maximum shear force and bending moment of the non-classically damped system are analytically derived. An empirical formula of the modal damping ratios with a threshold value for the allowable damping ratio is also proposed to improve the prediction accuracy of the shear force acting on the footing. Furthermore, additional loadings to consider the contribution of the mass moment of inertia of rotor and nacelle assembly and P−Δ effect to the bending moment on the tower are analytically derived. The proposed formulae are first demonstrated upon a 2 MW wind turbine supported by two different types of foundations. A parametric study is then carried out by changing the tower geometries and soil conditions to propose the threshold value for the allowable damping ratio.

Abstract

We fabricated ytterbium-doped yttrium aluminum oxide (Yb:Y–Al–O) thin films by radio-frequency magnetron sputtering and evaluated their crystallinity and anti-Stokes photoluminescence (PL) properties for optical refrigeration. The Yb:Y–Al–O films that were grown on c-sapphire substrates had better transparency than the films deposited on fused-quartz substrates. The better transparency is considered to be a result of the smaller mismatch between the thermal expansion coefficients of Yb:Y–Al–O and c-sapphire. We found that the thin films on the c-sapphire substrates consist of densely packed sub-micron columnar crystals that are aligned perpendicular to the substrate. In these films, we confirmed the existence of perovskite, garnet, and monoclinic phases despite using a single-phase sputtering target. The excitation wavelength dependence of anti-Stokes PL is used to investigate the energy transfer process between trivalent Yb ions in neighboring columnar crystals. The data indicate that the resonant energy transfer from Yb3+ ions at a specific seven-coordinated site of the monoclinic phase to Yb3+ ions in neighboring columnar crystals is faster than the radiative relaxation at the energy-donor site.

Abstract

Fatty acid composition and total fatty acids of field-caught Pacific bluefin tuna (PBF) Thunnus orientalis larvae were investigated to identify relationships between spawning ground, physiological condition, and growth rate. Multivariate statistical analyses revealed that both growth rate and environmental conditions at spawning grounds were substantially associated with variations in fatty acid compositions. Fast-growing larvae typically contained more α-linolenic acid and 22:5n-3, which are important as metabolic precursors of eicosapentaenoic acid (EPA) and docosahexaenoic acid (DHA). Larval PBF fatty acid compositions differed by spawning ground; larvae caught around the Nansei Islands contained more 15:0, 17:0, 19:0, and 22:5n-6, and less EPA and arachidonic acid (ARA) than those from the Sea of Japan. Differences in larval odd-numbered fatty acid compositions might indicate different degrees of dependence on microbial loop energy supply between spawning grounds. Environments subject to sudden changes, such as those in water temperature and prey density in the Sea of Japan, might cause variability in fatty acid profiles, including extremely low %DHA. We suggest that continuous food intake and subsequent fatty acid catabolism for energy generation would be needed to facilitate fast growth.

Abstract

Exostosin-1 (EXT1) and EXT2 are the major genetic etiologies of multiple hereditary exostoses and are essential for heparan sulfate (HS) biosynthesis. Previous studies investigating HS in several mouse models of multiple hereditary exostoses have reported that aberrant bone morphogenetic protein (BMP) signaling promotes osteochondroma formation in Ext1-deficient mice. This study examined the mechanism underlying the effects of HS deficiency on BMP/Smad signaling in articular cartilage in a cartilage-specific ExtWe generated mice with a conditional Ext1 knockout in cartilage tissue (Ext1-cKO mice) using Prg4-Cre transgenic mice. Structural cartilage alterations were histologically evaluated and phospho-Smad1/5/9 (pSmad1/5/9) expression in mouse chondrocytes was analyzed. The effect of pharmacological intervention of BMP signaling using a specific inhibitor was assessed in the articular cartilage of Ext1-cKO mice.Hypertrophic chondrocytes were significantly more abundant (P = 0.021) and cartilage thickness was greater in Ext1-cKO mice at 3 months postnatal than in control littermates (P = 0.036 for femur; and P 0.001 for tibia). However, osteoarthritis did not spontaneously occur before the 1-year follow-up. matrix metalloproteinase (MMP)-13 and adamalysin-like metalloproteinases with thrombospondin motifs(ADAMTS)-5 were upregulated in hypertrophic chondrocytes of transgenic mice. Immunostaining and western blotting revealed that pSmad1/5/9-positive chondrocytes were more abundant in the articular cartilage of Ext1-cKO mice than in control littermates. Furthermore, the BMP inhibitor significantly decreased the number of hypertrophic chondrocytes in Ext1-cKO mice (P = 0.007).HS deficiency in articular chondrocytes causes chondrocyte hypertrophy, wherein upregulated BMP/Smad signaling partially contributes to this phenotype. HS might play an important role in maintaining the cartilaginous matrix by regulating BMP signaling.

Abstract

A magnetic anomaly map and a free air anomaly map of Prydz Bay, of the adjacent slope and over the continental rise area (63°S-69.5°S, 69°E-81°E) were compiled using Russian, Australian, Japanese and other available data (more than 20 000 km in total length). Adjustment of different data sets was performed before gridding and making contour maps. Crossover differences of the magnetic data were significantly reduced by removing data segments with short-period time variations, by applying time variation corrections of Mawson Station to Australian and Japanese data, and by giving a constant bias to each trackline. Crossover differences of the gravity data were also substantially reduced by applying a constant bias to each cruise/leg. According to the compiled gravity data, in the western part of Prydz Bay the continent ocean boundary is inferred to be situated around the shelf edge at the seaward end of Prydz Channel, while it is in the continental rise in the eastern part. The gravity data also suggest the presence of sediments in the Prydz Bay basin reaching a thickness of about 8 km and overlying a "granitic" layer; the Moho beneath the basin is located at a depth of about 22 km. According to the magnetic data, highly-magnetized rocks occur at shallow depths northwest of the Prydz Bay basin and other parts of Prydz Bay.

Abstract

Effective conservation of globally distributed marine species relies on identification of demographically independent populations to ensure that management actions are directed at the appropriate scale. This identification is particularly challenging for species with complex life histories when local breeding populations have not been adequately sampled. We used mtDNA to analyze the population structure of loggerhead turtles from a total of 555 samples collected from 12 nesting sites in Japan in the Northwest Pacific, including previously unsampled rookeries in the Ryukyu Archipelago, for a comprehensive coverage of the nesting distribution. We identified a total of 9 haplotypes based on 820 bp of the mtDNA control region, including 5 variants of a single previously described 380 bp haplotype. We discovered that 1 haplotype (CcP1.1) previously rare in the North Pacific is common in the Ryukyu Archipelago. Based on analysis of haplotype frequencies, we found significant differentiation among regionally grouped nesting populations (analysis of molecular variance p < 0.0001, df = 8; pairwise FST ranging from 0.033 to 0.145). Our results provide evidence to support the recognition of 3 management units (MU) within the NW Pacific Regional Management Unit (RMU). These include (1) the Ryukyu MU that includes Okinawa, Okinoerabu and Amami, (2) Yakushima Island MU and (3) a Mainland MU that includes Bousou, Enshu-nada, Shikoku, Kii and Eastern Kyushu. These new data from Japan will provide important baseline data for global genetic stock assessments and contribute to our understanding of the population structure, ecology and life history of this migratory marine species in the northern Pacific.

Abstract

The Bruce Rise, a prominent bathymetric feature offshore the Bunger Hills (East Antarctica), has basement of unknown crustal affinity and age. In East Gondwana, the Bruce Rise is reconstructed near the Naturaliste Plateau (offshore SW Australia) and microcontinents now submerged in the eastern Indian Ocean. New zircon U-Pb-Hf data from two c. 1150 Ma granite samples dredged from the eastern escarpment of the Bruce Rise demonstrate that these rocks are dominated by xenocrystic cargo. Mesoproterozoic xenocrystic cores show textural evidence of melt-mediated coupled dissolution-precipitation to form rim domains with apparent ages that skew towards c. 1150 Ma. The zircon U-Pb-Hf signatures from the xenocrysts in the Bruce Rise granites, and from c. 1230 to 1180 Ma felsic-intermediate granites and orthogneisses from the conjugate Naturaliste Plateau basement, suggest late Mesoproterozoic magmatism occurred at a transition in the regional tectonic architecture between a reworked Archean cratonic margin and Proterozoic juvenile crust. On the basis of plate reconstructions, exhumation and thinning of the basement to the Bruce Rise/Naturaliste Plateau occurred predominantly during rifting of India (prior to c. 120 Ma). Minor further thinning likely occurred leading up to the onset of seafloor spreading between Australia/Naturaliste Plateau and Antarctica/Bruce Rise (from c. 90 to 84 Ma).

Abstract

Blocking the CD40–CD154 interaction is reported to be effective for transplantation management and autoimmune disease models in rodents and nonhuman primates. However, clinical trials with anti-CD154 mAbs were halted because of high incidence of thromboembolic complications. Thus, we generated and characterized a fully human anti-CD40 mAb ASKP1240, as an alternative to anti-CD154 mAb. In vitro ASKP1240 concentration-dependently inhibited human peripheral blood mononuclear cell proliferation induced by soluble CD154. In addition, ASKP1240 did not destabilize platelet thrombi under physiological high shear conditions while mouse anti-human CD154 mAb (mu5C8) did. And ASKP1240 itself did not activate platelet and endothelial cells. In vivo administration of ASKP1240 (1 or 10 mg/kg, intravenously) to cynomolgus monkeys, weekly for 3 weeks, significantly attenuated both delayed-type hypersensitivity and specific antibody formation evoked by tetanus toxoid. The immunosuppressive effect was well correlated with the CD40 receptor saturation. Thus, these results suggest that ASKP1240 is immunosuppressive but not prothromboembolic, and as such appears to be a promising therapeutic candidate for the management of solid organ transplant rejection and autoimmune diseases therapy.

Abstract

Introduction/Background Dysphagia is commonly expected to occur in patients with severe stroke and large infarct size. However, to what extent dysphagia in acute penetrating branch infarction is still largely unknown. The aim of this study is to determine whether cerebral white matter (WM) lesions exert negative effects on swallowing function with acute small subcortical infarction. Material and method We identified all inpatients with magnetic resonance imaging between October 2015 and September 2017. This study included 20 supratentorial acute small subcortical infarction patients (mean age, 76.6 ± 11.9 years; 55% male) referred for dysphagia rehabilitation. They could communicate and had no sign of dysphagia before admission. Patients were excluded if their scans showed multiple acute subcortical infarcts, additional acute infarcts in other locations, or previous history of stroke. The patients were divided into the following two groups by their final food form: the swallowing recover group and the unchanged group. The severity of WM lesions was using fluid-attenuated inversion recovery (FLAIR) magnetic resonance imaging and rated based on the Fazekas scale, which categorizes WM lesions into four grades. The scale divides the WM lesions into periventricular and deep white matter lesions. We statistically examined the relationship between presence of dysphagia and severity of WM lesions. Results Dysphagia is present in a quarter of patients with supratentorial acute small subcortical infarcts and has to be expected especially in those with severe WM lesions. Conclusion Many anatomic structures/pathways associated with swallowing function are located in subcortical regions and may not only be disrupted by small infarction but also by coexisting morphological damage such as cerebral WM lesions.

Abstract

BACKGROUND AND PURPOSE: Although neuroimaging plays an important role in the diagnosis of idiopathic normal pressure hydrocephalus, its predictive value for response to shunt surgery has not been established. The purpose of the current study was to identify neuroimaging markers that predict the shunt response of idiopathic normal pressure hydrocephalus. MATERIALS AND METHODS: Sixty patients with idiopathic normal pressure hydrocephalus underwent presurgical brain MR imaging and clinical evaluation before and 1 year after shunt surgery. The assessed MR imaging features included the Evans index, high-convexity tightness, Sylvian fissure dilation, callosal angle, focal enlargement of the cortical sulci, bumps in the lateral ventricular roof, and deep white matter and periventricular hyperintensities. The idiopathic normal pressure hydrocephalus grading scale total score was used as a primary clinical outcome measure. We used measures for individual symptoms (ie, the idiopathic normal pressure hydrocephalus grading scale subdomain scores, such as gait, cognitive, and urinary scores), the Timed Up and Go test, and the Mini-Mental State Examination as secondary clinical outcome measures. The relationships between presurgical neuroimaging features and postoperative clinical changes were investigated by using simple linear regression analysis. To identify the set of presurgical MR imaging features that best predict surgical outcomes, we performed multiple linear regression analysis by using a bidirectional stepwise method. RESULTS: Simple linear regression analyses demonstrated that presurgical high-convexity tightness, callosal angle, and Sylvian fissure dilation were significantly associated with the 1-year changes in the clinical symptoms. A multiple linear regression analysis demonstrated that presurgical high-convexity tightness alone predicted the improvement of the clinical symptoms 1 year after surgery. CONCLUSIONS: High-convexity tightness is a neuroimaging feature predictive of shunt response in idiopathic normal pressure hydrocephalus.

Abstract

The Brucckner-Goldstone many-body theory has been adapted to time-dependent perturbations and is utilized to study the frequency-dependent polarizability αHe(ω) of helium. The calculated αHe(ω) is compared with experimentally available refractive index data. The polarizability function αHe(ω) for imaginary frequencies has also been calculated by the extension of this procedure. Using this function αH(ω) for the hydrogen atom, we obtained for the Van der Waals dipole-dipole constants, CHH = 6.49903, CHHe = 2.820 and CHeHe = 1.500 (all in units of e2a50) in excellent agreement with experiment.

Abstract

Resins with monoamides as functional groups have been synthesized and their fundamental adsorption behaviors have been examined for selective recovery of uranium(VI) from nitric acid media. The resins synthesized with porous silica support showed greatly different adsorptions for U(VI) depending on the chemical structures of the functional group. Some resins show little or no adsorption for U(VI) from 0.1 to 6 mol/dm3 HNO3. While, resins consisting of dimethylacrylamide (DMAA) showed an increasing adsorption with an increasing concentration of HNO3 up to 9 to 12 mol/dm3. Other ions were not found to be adsorbed onto Silica-DMAA under similar solution conditions, which means that the resin is selective for U(VI) in HNO3 media.

Abstract

The present study investigates the effect of the fundamental six-colour (cyclic) sequence on human colour impression. The different effects of two spatial sequences are investigated under the consideration of a hexagonal diagram that is a projection of RGB colour space from white to black. The hexagonal diagram corresponds roughly to the hue circle indicated by both hue and saturation in an HLS system. The projected route area indicates the magnitude of naturalness (as in rainbows) for colour sequences. The minimum sequence is similar to the order of colours in rainbows, whereas the non-minimum sequence is completely different. Therefore, a human colour impression model is proposed using the projected route area indicated by both hue and saturation. It is clarified that the majority of subjects of nearly all ages has a natural impression when the minimum route area is large. In addition, the human colour impression is compared with the human colour impression model. This model is intended to be employed in order to design commodities, goods, buildings, and towns to have the most effective colour sequence.

Abstract

Quasi-particle dispersion relations were calculated within the Migdal approximation for the tunneling spectral function of the electron–phonon interaction obtained by us in slightly overdoped Bi2Sr2CaCu2O8. These relations were compared with the photoelectron results by Gweon et al. If a linear dispersion relation is assumed for a bare state, considerable discrepancies are observed. However, many similarities are noted with regard to local changes in the dispersion relations such as a kink, a discontinuity at the maximum phonon frequency, and an isotope shift in a single-phonon frequency range.

Abstract

We conducted a phase II trial of gemcitabine with S-1, oral fluorouracil (5-FU) prodrug tegafur combined with two modulators, 5-chloro-2, 4-dihydroxypyridine and potassium oxonate, to evaluate the activity and toxicity of such a combination in metastatic pancreatic cancer (MPC) patients. Patients who had pathologically proven pancreatic cancer with metastatic lesions were eligible candidates for entry into the study. S-1 was given orally (30 mg m(-2)) b.i.d. for 14 consecutive days and gemcitabine (1000 mg m(-2)) was given on days 8 and 15. The cycle was repeated every 21 days. We enrolled 33 MPC patients. The median number of cycles was eight (range 1-20). Grade 3-4 toxicities were leucopenia (33%), neutropenia (55%), anaemia (9%), thrombocytopenia (15%), anorexia (6%), fever (9%), and interstitial pneumonia (6%). Objective responses were obtained in 16 patients (one complete response and 15 partial responses; response rate, 48%; 95% confidence interval (CI), 33-65). Median survival and 1-year survival rate were 12.5 months (95% CI, 5.9-19.1) and 54% (95% CI, 36-72), respectively. Combination chemotherapy with GEM and S-1 was well tolerated and yielded a significantly high response rate.

Abstract

The effect of electrostatic charge carrier injection into the charge-ordered (CO) organic materials [α-(BEDT-TTF) 2 I 3 and α′-(BEDT-TTF) 2 IBr 2 ] using a field effect transistor (FET) structure is investigated. Depending on the devices, both n -type and p -type behaviors are observed. Our results reveal that only the hole transfer property is strongly affected by the interface conditions of the devices. In addition, our devices presently show relatively low gate response compared to the recently reported organic Mott FET. This result suggests that a gate-induced drastic change of electronic state, which is proposed in the organic Mott FET, is not observed in the present CO FET.

Abstract

Optical absorption, photoluminescence and Raman scattering of lead-halide based inorganic-organic perovskite semiconductors were measured under quasi-hydrostatic pressure at room temperature. For the 3D perovskite semiconductor, (CH 3 NH 3 )PbBr 3 , the free exciton photoluminescence band exhibits red-shifts with pressure, and jumps to a higher energy by 0.07 eV at 0.8 GPa, which is associated with a phase transition from a cubic to an orthorhombic structure confirmed by Raman scattering. Above the phase transition pressure, the exciton band shows blue-shifts with further increasing pressure, and eventually disappears above 4.7 GPa. The results are compared with those for the 2D perovskite semiconductor, (C 4 H 9 NH 3 ) 2 PbI 4 . First principles pseudopotential calculations were performed to investigate changes in octahedral distortion and electronic band structures with pressure. The calculations have explained the origins of the intriguing changes in the electronic states with pressure in view of bonding characters between atomic orbitals in octahedra.

Abstract

The formation of stable back beads in the first layer weld during one side multilayer welding is important to achieve high quality welded metal joints. The authors thus employed the switch back welding method for welding V groove joints without using backing plates. Moreover, in the field work, there is misalignment of both metal plates during set-up. The suitability of the welding conditions for each root gap and the misalignment were verified by observation of the arc, molten pool and external appearance of back beads. Welding conditions, namely, welding current, wire feedrate, weaving width, forward/backward stroke of switch back motion and welding speed, were controlled continuously according to root gap variations. Stable back beads were obtained for root gaps between 4.9 and 2.3 mm and misalignments between 0.1 and 2.8 mm.

44. Crustal control on the redox state of granitoid magmas: tectonic implications from the granitoid and metallogenic provinces in the circum-Japan Sea Region

Abstract

Felsic magmatism has occurred over a large region of East Asia since Jurassic times and has provided important mineral resources such as tin, tungsten, base metals and gold. The circum-Japan Sea region preserves various geological records of active continental margins, including Jurassic to Early Tertiary magmatic arcs and subduction zones and pre-Jurassic continental basements, which were separated by the opening of the Japan Sea during the Miocene. The felsic magmatism in this region shows a wide variation in terms of redox state and related mineralisation, encompassing east–west contrasts around the Pacific Ocean. A review of granitoids and associated ore deposits in this region indicates that the character of the crust, sedimentary versus igneous, is an essential factor to control the redox state, and a tectonic setting may be an additional factor in some cases.The reduced-type granitoids, characterised by tin mineralisation, were generated in carbonbearing sedimentary crust which was composed mainly of accretionary complex material and not influenced by previous magmatism. Involvement of sedimentary materials is corroborated by oxygen, sulphur and strontium isotope data. The oxidised-type granitoids, characterised by gold or molybdenum mineralisation, were generated in igneous crust which was depleted in reducing agents as a result of previous magmatism. Granitoid magmatism in a given area tends to become more oxidised with time.Jurassic accretionary complexes in East Asia are thought to have been largely displaced from the original place of accretion and stacked up against the northeastern margin in the Khingan and Sikhote–Alin Mountains. This region, dominated by sedimentary crust, was subsequently subjected to Cretaceous felsic magmatism and converted to a large province of reduced-type granitoids and tin–tungsten mineralisation. Diverse geodynamic processes, including the change of the arc-trench system, the creation and collapse of the back-arc basin and the collision of continents, may have prepared many favourable sites for the generation of reduced-type granitoids in northeast Asia. These processes may have resulted in a remarkable contrast with the Pacific margin of North America, where repeated arc magmatism during the Mesozoic formed granitoid batholiths of the oxidised-type.The granitoid types may also be controlled by the tectonic setting and mode of magma emplacement. In the northern Kitakami area of Northeast Japan, Early Cretaceous episodic magmatism occurred in a Jurassic accretionary complex, and formed the oxidised-type granitoids accompanied by submarine bimodal volcanism associated with kuroko mineralisation. Granitoids of fissure-filling type emplaced under extensional environments may be oxidised, irrespective of basement geology, because of insignificant crustal input.

Abstract

A large amount of metaphase chromosomes were isolated from synchronized human cell lines by a polyamine procedure. All the chromosomal proteins extracted by an acetic acid extraction method were fully dissolved into the sample solutions for isoelectric focusing (IEF) or radical free and highly reduced (RFHR) two-dimensional electrophoreses (2-DEs). As a result, well-separated and highly reproducible 2-DE patterns were obtained. This could not be attained by an ordinary acetone precipitation method. The 2-DE patterns visualized using Coomassie Brilliant Blue (CBB) staining indicated that more than one hundred proteins were involved in the isolated metaphase chromosomes, although the most abundant proteins, histones, occupied a greater part of the chromosomal proteins. It was also shown that colcemid treatment for cell cycle synchronization had little effect on the 2-DE pattern compared to that obtained without the treatment. Furthermore, no significant differences were observed in the 2-DE patterns among the chromosomal proteins prepared from two different human cell lines, BALL-1 and K562. However, 2-DE analysis of isolated metaphase chromosomes from HeLa cells apparently showed a smaller number of proteins than the BALL-1 and K562 cell lines at a neutral pI range. The present study paves the way for elucidating protein composition of human metaphase chromosomes.

Abstract

Point contact tunneling data are reported in a multilayered high-T c cuprate (Cu,C)Ba 2 Ca 3 Cu 4 O 12+δ with T c = 117 K . The tunneling spectra in the superconducting state (T ≪ T c ) display spectral features such as well-defined superconducting gap peak at ±Δ as well as dip-hump structures beyond the peaks. In some cases, the spectra with two-gaps have been observed, indicating the coexistence of two inequivalent superconducting layers. The statistical distribution of superconducting gap magnitude suggests two distinct kinds of superconducting gaps that may originate from two inequivalent CuO 2 planes, a characteristics of multilayered cuprates with n ≥ 3.

Abstract

ZnO nanotetrapods were synthesized by microwave plasma. The nanotetrapod structures were imaged to be straight with diameters in the range of 10 to 25 nm and lengths up to 160 nm by transmission electron microscopes (TEM). The dark field images and lattice fringes of high resolution TEM show that the crystal orientation or structure of the core is different from that of the legs. The Auger electron peak of Zn shifts more distinctly to lower energy in the legs, which indicates the degree difference of bond ionicity between the core and leg. Cathodoluminescence spectrum of a single ZnO nanotetrapod is characterized by a stronger ultraviolet emission without broad emission bands in its lower energy side. This result further suggests that ZnO nanotetrapods are free from defects.

Abstract

When a well-confined high-frequency (HF) whispering-gallery (WG) mode launched from the concave side of a concave-convex perfectly conducting boundary propagates toward the convex side, it becomes successively less confined and eventually detaches completely to form a radiated beam field. Detailed characterization of the intricate WG mode-to-beam conversion (here considered for the two-dimensional case) poses a challenging problem in HF wave propagation and asymptotics. This paper begins with a review of the accomplishments and shortcomings in previous investigations that dealt with the analytic-asymptotic aspects as well as the construction of numerical reference solutions to validate the HF approximations. We then develop algorithms based upon the earlier results, but with inclusion of new refinements. These yield a comprehensive asymptotic theory for the induced surface currents on the boundary as well as the near and far fields generated by them, well-matched to the WG mode detachment phenomenology and numerically accurate when compared with reference data obtained from a new hybrid analytic-numerical code. The asymptotic analysis makes use of Kirchhoff, physical optics, and spectral integral representations, WG modes on the concave side, modal ray tracing, replacing modal and/or ray caustics by equivalent induced source distributions, creeping waves on the convex side, etc., with self-consistent blending of nonuniform and locally uniform asymptotics through transition regions where transformations of the affected wavefields occur.

Abstract

We fabricated self-organized In x Ga 1− x As quantum dots on GaAs(0 0 1) vicinal surfaces having multiatomic steps by using metalorganic vapor phase epitaxy. The dots preferentially grew along the GaAs multiatomic step edges. We investigated the density and uniformity of the dots as a function of the substrate misorientation angle, the layer thickness, the In content, and the growth temperature. Observation of grown surfaces by atomic force microscopy showed that the dot formation depended strongly on the In content and layer thickness. In general, for lower In contents and/or thinner layers, no dot formation was observed because the interface stresses were insufficient for three-dimensional island growth. For higher In content and/or thicker layers, high-density dots formed on the GaAs multiatomic steps. However, these dots were not always uniform: they included small dots (∼40 nm) and large islands (>100 nm). Under optimum growth conditions, that is, 3.2-monolayer In 0.8 Ga 0.2 As growth, we obtained high-density (6.2×10 10 /cm 2 ) and highly uniform (10–25 nm) small quantum dots along the GaAs multiatomic step edges.
