In the centralized architecture of traditional mobile cellular network, every traffic of mobile terminals has to traverse the centered network core and then deliver to the corresponding service mobile terminals. Since the traffic load is concentrated on the central network core, it is difficult to deliver the explosive amount of network traffic and guarantee latency requirements of diversifying applications. In order to solve this problem, the mobile edge computing (MEC) architecture that distributes the traffic load by locating the computing and caching server closer to the terminal is currently being developed. In this paper, the effect of distribution of mobile traffic with MEC is evaluated in terms of throughput enhancements and latency reduction. The simulations were conducted using Mininet to determine what performance gains can be obtained when applying the MEC architecture to the mobile cellular network. As a result, under the same link bandwidth condition, MEC architecture provides an increase in data rates of approximately 265% for high-quality video transmission and about 162% for low-quality video transmission, and shows the reduced delay of packet arrival times.

The individual moiety-functionalized organosilane single molecule, that is, 1,1,1,5,5,5-hexamethyl-3-[(trimethylsilyl)oxy]-3-vinyltrisiloxane (TMSV), is investigated as an electrolyte additive for a less charge-consuming and viscoelastic solid electrolyte interphase (SEI) forming agent, finally accomplishing extremely quick (6 min) rechargeable SiO/NCM811 lithium-ion batteries. The moiety of the vinyl group serves with a poly(ethylene oxide)-like viscoelastic SEI film on the SiO electrode, which provides a physicochemically stable interphase during long-term cycling. The increase of DC-iR due to electrolyte decomposition on the continuously exposed SiO surface with cycling is inhibited by the alternated SEI composition. Degradation of bulk electrolyte solution caused by thermal decomposition of the LiPF6 salt is also suppressed by the trimethylsilyl moiety in the TMSV additive, which scavenges HF. Owing to the multifunctionality of TMSV, the cycle performance of laminated pouch full cells comprising high-nickel-contented NCM811 positive electrode and SiO-enriched negative electrode is significantly improved at both room and elevated temperatures. Furthermore, the 6 min quick recharging cycle performance is also enhanced by the TMSV additive.

Background This study aimed to investigate the changes in molecules related to perineuronal nets (PNNs) and synaptic transporters in the primary auditory cortices of rats with noise-induced hearing loss. Female Sprague–Dawley rats at postnatal day 7 were divided into the noise and control groups. Four hours of 115 dB SPL white noise was delivered for 10 days to the noise group. Thirty days after noise exposure, the primary auditory cortex and the inferior colliculus were harvested. The expression levels of vesicular glutamatergic transporter (VGLUT)1, VGLUT2, vesicular GABA transporter (VGAT), glutamate decarboxylase (GAD)67, brevican, aggrecan, MMP9, and MMP14 were evaluated using real-time reverse transcription polymerase chain reaction or western blot. An immunofluorescence assay was conducted to assess parvalbumin (PV), Wisteria floribunda agglutinin (WFA), and brevican. The immune-positive cells were counted in the primary auditory cortex. Results The expression level of VGLUT1 in the primary auditory cortex was decreased in the noise group. The expression level of VGLUT2 in the inferior colliculus was elevated in the noise group. The expression levels of brevican and PV + WFA in the primary auditory cortex were decreased in the noise group. The expression level of MMP9 in the primary auditory cortex was increased in the noise group. Conclusion Noise-induced hearing loss during the precritical period impacted PNN expression in the primary auditory cortex. Increased MMP9 expression may have contributed to the decrease in brevican expression. These changes were accompanied by the attenuation of glutamatergic synaptic transporters.

Colorectal large-cell neuroendocrine carcinomas (NECs) are extremely rare and have very poor prognosis compared to adenocarcinomas. A 74-year-old man presented with abdominal pain, diarrhea and hematochezia. The histopathologic report of colonoscopic biopsy performed at a local clinic was a poorly differentiated carcinoma. An abdominopelvic computed scan revealed irregularly enhanced wall thickening at the sigmoid colon with regional fat stranding and lymphnode enlargement. He underwent a laparoscopic high anterior resection with selective peritonectomy for peritoneal carcinomatosis, intraoperative peritoneal irrigation chemotherapy, and early postoperative intraperitoneal chemotherapy for 5 days. The tumor had a high proliferation rate (mitotic count > 50/10 HPFs and 90% of the Ki-67 index) and lymph-node metastases had occurred. On immunohistochemistry, the tumor cells expressed CD56 and synaptophysin. Large-cell NEC was confirmed. Systemic chemotherapy with cisplatin/etoposide was done. The patient is still alive after 3 years with no evidence of recurrence.

The failure of the quick rechargeability of SiO-based lithium-ion batteries is examined based on different SOC ranges pre-cycling. In detail, the effect of the SiO electrode during normal C-rate applied cycling on the subsequent quick charge is analyzed. The degradation of the SiO electrode is greatly influenced by the design of cycling SOC range of the SiO/NCM811 cell, and severe mechanical and solid electrolyte interphase degradation of the SiO electrode occurred with highly utilized SiO electrodes, resulting in Li plating on the SiO surface under quick charge conditions due to the low open-circuit voltage of SiO electrode and high charge transfer resistance, which is derived from the Li-trap at SiO and subsequent SEI development and electrode crack. The degraded SiO electrode is vulnerable to Li plating at high C-rate applications; hence, the pre-cycling condition of the SiO electrode influences the quick rechargeability of the SiO/NCM811 cell. Consequently, proper manipulation of the cycling range of SiO-based cells should be conducted to enhance the durability of SiO-based quick rechargeable cells.

Islam like Buddhism and Christianity is a proselytizing religion, which has quickly expanded its religious boundaries since its beginning from the Arabian Peninsula in the 7th century to the rest of the world. By expanding to Africa, Europe, and Asia via the work of imams and merchants Islam became a world religion in a short time. Islam reached Korea at the end of the 9th century during the Shilla Dynasty, but its religious influence was insignificant back then. STATISTICS KOREA (2015) reported that Christianity and Buddhism have become two largest religious groups, each having 13,566,000 and 7,619,000 members respectively. Among Christians, Protestants (9,676,000) are about 2.5 times more numerous than Catholics (389,000). STATISTICS KOREA (2015) did not include Islam in its survey, but estimated that there are about 100,000 Muslims in Korea. Albeit small in number, Muslim population in South Korea has been steadily growing since 1950s, and numerous Koreans converted to Islam even after a flood of negative media coverage about Islam through the formation of the Islamic State of Iraq and the Levant (ISIL, ISIS or Daesh) in 2014. I am concerned about Islam and its explosive growth of Muslim population in the 21st century around the world and particularly in South Korea. This paper suggests missiological approaches and reasons to better understand the Muslim community in Korea before sharing the message of the kingdom of God.

본 논문에서는 하나의 해석 소프트웨어(SimulationX)로 로딩암의 유압회로 해석기술과 다물체 동역학 해석기술을 융합시키는 것을 목표로 한다. 움직이는 질량의 회전중심에 변화가 있거나, 중력장에서의 거동을 구현하기 어려운 기존의 유압회로해석기술의 한계성을 극복하고자 하는 연구이다. 연구를 진행하는 순서는 다음과 같다. 먼저 유압회로를 구성하는 부품들의 제원을 해석모델에 반영하여 신뢰성을 확보한다. 신뢰성이 검증된 단품해석모델을 이용하여 유압회로를 모델링하고, 로딩암의 MBS(Multi Body System)모델을 구성한다. 그 후에 유압회로의 해석모델과 MBS모델을 융합하여 회로의 해석결과가 MBS모델에 정확히 반영되는지 확인한다. 이러한 융합해석모델은 시제품이 없어도 대상의 동적거동을 예측 할 수 있으므로 개발비를 절감하는 효과를 가져다준다.

Changes in perineuronal nets (PNNs) after hearing loss were described in previous studies. The present study aimed to examine how single-sided deafness (SSD) affects the expression of excitatory and inhibitory synaptic transporters and PNNs in the primary auditory cortex (A1). Sprague-Dawley rats (8-week-old females, n = 30) were divided into three groups: (1) the SSD 2-week group (n = 10), (2) the SSD 4-week group (n = 10), and (3) the 4-week control group (n = 10). The expression levels of vesicular glutamate transporter 1 (VGLUT1), VGLUT2, vesicular GABA transporter (VGAT), and genes related to PNNs were measured using quantitative reverse transcription-polymerase chain reaction. The A1 was immunostained for VGLUT1, glutamate acid decarboxylase (GAD) 67, neurocan, aggrecan, brevican, and Wisteria floribunda agglutinin (WFA). The expression levels of VGLUT1, VGLUT2, and VGAT were elevated in the A1 on the ipsilateral side in the SSD groups compared with those in the control groups. Aggrecan expression was elevated in the A1 on the contralateral side in the SSD 2-week group. The SSD groups had elevated expression levels of metalloproteinase (MMP) 9 on the contralateral side. The presynaptic glutamatergic and GABAergic transporters were increased in the A1 on the ipsilateral side after induction of SSD. Changes in the cortical auditory nervous system accompanied changes in the PNNs and their degradation enzymes MMP9 and MMP14.

The absence of relevant guidelines for Wilms tumor 1 (WT1) gene quantification as a measurable residual disease (MRD) assessment for patients with acute myeloid leukemia (AML) undergoing allogeneic hematopoietic stem cell transplantation (allo-HSCT) has limited the widespread use in practice. We investigated optimal time points, thresholds, and candidates for the bone marrow WT1 MRD assay in 425 consecutive patients with AML who underwent allo-HSCT. WT1 expression kinetics before allo-HSCT and at 1 or 3 months after allo-HSCT were determined by real-time PCR using the European LeukemiaNet (ELN) normalized method. Relapsed patients had significantly higher WT1 levels before allo-HSCT and at 3 months after allo-HSCT. The best time point for the WT1 MRD assay was before allo-HSCT by the receiver operating characteristic curve. Among various thresholds, 250 copies recommended from ELN researchers were mostly predictive of post-transplant relapse. In multivariate analysis, WT1 MRD positivity independently predicted relapse, resulting in inferior survival. In subgroup analyses, pretransplant WT1 MRD positivity was predictive of post-transplant relapse in the intermediate group, whereas WT1 MRD positivity occurred at 3 months after allo-HSCT in favorable and adverse risk groups. Among MRD-positive patients before allo-HSCT, all patients who were MRD positive at 3 months relapsed within 6 months. The WT1 MRD assay before allo-HSCT or 3 months after allo-HSCT is useful for predicting post-transplant relapse with a different significance in each risk group by time points, showing the benefit of multiple tests over time. Such monitoring is particularly available in patients with AML without specific molecular targets.

A 55-year-old man with a palpable pulsatile mass and pain in his left thigh was presented to us. He had no history of trauma in his left leg, interventions, operation, or medical diseases, including cardiac valve disease, endocarditis, and systemic infection. The size of the aneurysm was 10 cm×7 cm with a mural thrombus in ultrasonography and multidetector computer tomography. There was no evidence of other aneurysms or occlusive lesions in the other arteries. The aneurysm was resected without a vascular reconstruction of the deep femoral artery. The patient’s symptom improved rapidly. The patient had an uneventful postoperative recovery without complications. We report a case of true deep femoral artery aneurysm, which was successfully treated with resection of an aneurysm without a vascular reconstruction.

Tauroursodeoxycholic acid (TUDCA) has been reported to be protective against apoptosis and oxidative stress in various cell types. A few studies have demonstrated otoprotective effects of TUDCA in mouse models. This study investigated the otoprotective effects of TUDCA in cisplatin (CXP)-induced hearing-loss rats. Eight-week-old female Sprague-Dawley rats were used. The CXP group received intraperitoneal injection of CXP at a dose of 5 mg/kg from day 1 to day 3. The CXP + TUDCA group received an intraperitoneal injection of 5 mg/kg CXP and 100 mg/kg TUDCA from day 1 to day 3. The mRNA expression levels of heme oxygenase 1 (HO1) and superoxide dismutase 2 (SOD2) were measured, and the protein levels of caspase 3, cleaved caspase 3, and aryl hydrocarbon receptor (AhR) were evaluated. The CXP group demonstrated higher mean auditory brainstem responses (ABR) thresholds than the control group. The mean ABR threshold shifts were lower in the CXP + TUDCA group than in the CXP group. The CXP group showed elevated HO1 and SOD2 mRNA expression levels compared to the control group, but these changes were reversed in the CXP + TUDCA group. Compared to the levels in the control group, caspase 3, cleaved caspase 3, and AhR levels were higher in the CXP group, but the increase in cleaved caspase-3 was attenuated in the CXP + TUDCA group. The cochlea showed a higher number of spiral ganglion cells and outer hair cells in the CXP + TUDCA group than in the CXP group. TUDCA reduced CXP-induced hearing loss in adult rats. The HO1-mediated antioxidative effects attenuated apoptosis in the cochlea, but AhR activation was not reversed.

Background We aimed to investigate the role of surgical excision in treating granulomatous lobular mastitis. Methods We performed a retrospective chart review of patients with granulomatous lobular mastitis treated from March 2008 to March 2014. We analyzed clinical features and therapeutic modalities and compared the patient outcomes based on treatment. Results During the study period, a total of 34 patients were diagnosed with granulomatous lobular mastitis and treated. Initial treatments included wide excision (18), oral steroids after incision and drainage (14), and antibiotic therapy (2). The patients receiving only antibiotic therapy showed no improvement after 1 month and wide excision was then performed. Wide excision resulted in nine case of delayed wound healing with fistula. These patients were treated with oral steroids for 1.5-5 months, with subsequent improvement. Overall, 11 out of 20 patients who had underwent wide excision showed improvement without additional treatment. Fourteen patients who had initially received oral steroids for 1 to 6 months (average, 2.8 months) after incision and drainage showed complete remission. During the median follow-up period with 45.5 months (range, 22–98 months), six patients (17.6%) experienced recurrence. Wide excision group experienced recurrence in five (25%) and steroid and drainage group experienced recurrence in one (7.1%). All six recurrences responded to additional steroid therapy for average 3.5 months. Most wide excision group left extensive breast scarring with deformation that was not in steroid and drainage group. Conclusions Wide excision resulted high recurrence than steroid and drainage group and left extensive scarring. Steroid therapy with or without abscess drainage may be the first choice of treatment for majority cases with granulomatous lobular mastitis.

This study is to discuss simulation results with 51 principal chemical reactions in non-thermal plasma space under atmospheric pressure, and the ambient gas was mainly composed of oxygen and nitrogen molecules. The initial density of O and OH radicals under the ambient temperature of 300K is largely generated in comparison with other higher temperature, and the density of O radical decreased from according to increase the temperature. The initial density of OH radical seemed to decrease steeply at the initial stage. By increasing the initial density of molecules, O radical's effect was few and the density of OH radical was largely generated about 2 times. In addition, ozone density was increased as increasing the density of O radical, but it was decreased as increasing the density of . In case of the temperature more than 300K, tend to be removed, but NO was increased than the initial density.

V2V communication, one of the core technologies in next-generation Intelligent Transport Systems (ITS), is used in communication between vehicles. Existing V2V communications provide security for private information by using pseudonym certificates. However, V2V communications require a certificate authority (CA) that issues and manages pseudonym certificates and the C2C-CC scheme, which is a vehicle communication authentication technology primarily found in Europe. The C2C-CC scheme is vulnerable to vehicular information leakage if either the LTCA or PCA is hacked. This paper proposes an authentication method which utilizes hashed vehicle ID (HID) certificates to strengthen the security of private information.

Rectourethral fistulas (RUFs) in adults are rare and could result from complicated trauma, and prostatic or rectal surgery. RUFs have been treated initially by using primary repair and omental interposition with or without a colostomy during surgery. Recurrent RUFs require complex surgery, such as a low rectal resection and coloanal anastomosis, an interposition flap of the datos muscle or gracilis muscle, and others. Recently, transanal rectal flap advancement and fibrin glue injection have provided an effective occlusion of RUFs. However, no reports about this technique exist for cases of recurrent RUFs. We report a case of a recurrent RUF successfully repaired by using transanal rectal flap advancement combined with fibrin glue injection into the fistula tract. The postoperative course was uneventful without complications. At the 1-year follow-up, no complications such as urethral stricture or recurrence existed, and voiding was normal without anal incontinence.

The understanding of the deformation behavior of rubber materials under high strain-rate or high loading-rate conditions will be important in their impact applications adopting significant viscoelastic behavior. Taylor impact test has originally used to determine the average dynamic yield strength of metallic materials at high strain rates, but it also can be used to examine the overall deformation behavior of rubbers representing large elastic deformation by using a high-speed photography technique. Taylor impact tests of rubber materials were carried out in the velocity range between 100~250 m/s using a 20 mm air gun. In order to investigate the overall dynamic deformation behavior of rubber projectiles during Taylor impact test, a 8-Ch high-speed photography system which provides a series of images at each elapsed time was incorporated. Three kinds of rubber materials with different Tg (glass transition temperature) were supplied. The bulging behavior of rubber projectile could be evaluated quantitatively by digitizing images taken. Taylor impact tests at various temperature levels were conducted to predict the bulging behavior of rubbers at high strain rate.

Background aims. The aim of this study was to evaluate the paracrine effects of canine umbilical cord blood (cUCB) mesenchymal stromal cells (MSC) mixed with β-tricalcium phosphate (β-TCP) on bone regeneration in ectopic implantation. Methods. β-TCP mixed with cUCB MSC (UCB-MSC group), cell lysates (cell lysate group) or a control (control group) were respectively implanted in a subcutaneous pouches in the back of beagle dogs . The implants were harvested 1, 4, 7, 14, 28, 56, 84 days after implantation. Histological fi ndings and stain analyzes of tartrate-resistant acid phosphatase (TRACP) and assays of alkaline phosphatase (ALP) and TRACP were evaluated. The mRNA expression levels of interleukin-1 (IL-1), interleukin-6 (IL-6), tumor necrosis factor-α (TNF-α), cyclooxygenase-2 (COX-2), vascular endothelial growth factor (VEGF) and transforming growth factor-β (TGF-β) were analyzed using semi-quantitative reverse transcription - polymerase chain reactions (RT-PCR). An enzyme-linked immunosorbent assay (ELISA) was used to confi rm the protein expression levels of IL-6, COX-2, VEGF and TGF-β. Results. TRACP-positive cells were observed in all groups 7 days after implantation. ALP and TRACP activities in the UCB-MSC group 84 days after implantation were signifi cantly higher than those of the control (P0.05). Histologic fi ndings after 84 days showed that the osteoid matrix area in the UCB-MSC group was signifi cantly larger than that of the control (P0.05). The mRNAs levels of IL-1, IL-6 and VEGF in UCB-MSC and cell lysate groups on day 1 were up-regulated compared with the control. The protein levels of IL-6 and VEGF in the UCB-MSC group at day 1 were signifi cantly higher than that of the other groups (P0.05). Conclusions. It is suggested that a signifi cant release of cytokines by cUCB MSC, 1 day following implantation, could enhance bone regeneration.

This paper presents two control algorithms for the frequency and amplitude of the resonator of a micro sensor. One algorithm excites the resonator at its a priori unknown resonant frequency, and the other algorithm alters the resonator dynamics to place the resonant frequency at a fixed frequency, chosen by the designer. Both algorithms maintain a specified amplitude of oscillations. The control system behavior is analyzed using an averaging method, and a quantitative criterion is provided for the selecting the control gain to achieve stability. Tracking and estimation accuracy of the natural frequency under the presence of measurement noise is also analyzed. The proposed control algorithms are applied to the MEMS dual-mass gyroscope without mechanical connecting beam between two proof-masses. Simulation results show the effectiveness of the proposed control algorithms which guarantee the proof-masses of the gyroscope to move in opposite directions with the same resonant frequency and oscillation amplitude.

Results of 7 nights of CCD VR photometry of the intermediate polar 1RXS J062518.2 +733433 obtained at the Korean 1.8m telescope are reported. The corrected ephemeris for the orbital minimum is BJD (Orb.min) = 2453023.6159 (42)+0.1966431 (33) (E- 1735). The corrected ephemeris for the spin maximum is BJD (spin max) = 2452893 .78477 (10)+0.01374116815 (17) (E-15382) (cycle numbering corresponds to that of Staude et al.~2003). The variations of the shape of the individual spin variations are highly correlated in V and R. The phase of the spin maximum is found to be dependent on the orbital phase. The corresponding semi-amplitude of sinusoidal variations of phase is 0.11±0.03. This new phenomenon is explained by the changing viewing conditions of the accreting magnetic white dwarf, and should be checked in further observations this star and for other intermediate polars. To avoid influence of this effect on the analysis of the long-term spin period variations, the runs of at least one orbital period are recommended. Results of time series analysis are presented in tables.

This study aimed to determine the efficacy of intraoperative ultrasonography-guided wire localization guided breast-conserving surgery (BCS) for nonpalpable breast cancer and compare it to conventional preoperative wire localization (PWL) guided surgery. We retrospectively analyzed the medical charts of 214 consecutive nonpalpable breast cancer patients who underwent BCS using intraoperative ultrasonography-guided wire localization by a surgeon (IUWLS) and PWL, between April 2013 and March 2017. Positive surgical margins, reexcision rates, and resection volumes were investigated. Of the total cohort, 124 patients underwent BCS with IUWLS and 90 patients with PWL. The following did not differ between the IUWLS and PWL groups: positive margin status, re-excision rate, conversion rate, permanent positive margin status, reoperation rate, median optimal resection volume (ORV), median total resection volume (TRV), and median closest tumor-free margin. Rather, median (range) widest tumor-free margin was significantly smaller in the IUWLS group (9 mm [5–12]) than in the PWL group (14 mm [9–20]; P = .003]). Median (range) calculated resection ratio (CRR) was significantly lower in the IUWLS group (1.67 [0.87–9.38]) than in the PWL group (4.83 [1.63–21.04]; P = .02). In nonpalpable breast cancer patients undergoing BCS, IUWLS showed positive resection margins and reexcision rates equivalent to those of the conventional PWL method. Additionally, excision volume and widest tumor-free margin were smaller with IUWLS, confirming that healthy breast tissue is less likely to be resected with this method. Our results suggest that IUWLS offers an excellent alternative to PWL, while avoiding PWL-induced patient discomfort.

OBJECTIVES The hepatotoxicity of acetaminophen is not a result of the parent compound but is mediated by its reactive metabolite N-acetyl-p-benzoquinone imine. Cytochrome P4502E1 (CYP2E1) is the principal enzyme of this biotransformation, which accounts for approximately 52% of the bioactivation in human microsomes. Recently, chlormethiazole a sedative drug, is reported to be an efficient inhibitor of CYP2E1 activity in human beings. In this study we wished to evaluate whether chlormethiazole, an inhibitor of CYP2E1, could prevent acetaminophen-induced liver injury in mice. METHODS Acetaminophen, at doses ranging from 200 to 600 mg/kg, was injected into the peritoneum of female C57BL/6 inbred mice fasted for four hours. Chlormethiazole (60 mg/kg) or 5% dextrose water was given 30 min before or 2 h after acetaminophen. Serum aminotransferase activities, histologic index score, survival rate and hepatic malondialdehyde levels were compared. RESULTS Pretreatment with chlormethiazole 30 min before 400 mg/kg of acetaminophen completely inhibited acetaminophen-induced liver injury (median 118.5 U/L, range 75 to 142 vs. 14,070 U/L, range 5980 to 27,680 for AST; 49 U/L, range 41 to 64 vs. 15,330 U/L, range 13,920 to 15,940 for ALT). In mice receiving chlormethiazole 2 h after acetaminophen, the mean AST and ALT levels were also less elevated, reaching only 20% of the value of acetaminophen-only group. These protective effects were confirmed histologically. Whereas more than 50% of mice died at 500 mg/kg of acetaminophen, all the mice pretreated with chlormethiazole survived at the same dose. CONCLUSION Chlormethiazole effectively reduces acetaminophen-induced liver injury in mice. Further studies are needed to assess its role in humans.

The purpose of this study is to evaluate the effect of acellular dermal matrix (ADM) as a delivery carrier of adipose-derived mesenchymal stem cells (ASCs) on bone regeneration in athymic murine calvarial bone defect. Paired-critical size defects in nude rat skull were made. The right-side defects received ASCs/ADM or only ADM, whereas the left-side defect was not treated. In 3D images, new bone formation in the ASCs/ADM group was apparent at 4 wk, but in the ADM group at 8 wk. At 4 and 8 wk, bone mineral density and tissue volume in rats that received ASCs/ADM were significantly greater than rats that received ADM and control groups. Histological examination revealed that the defect was repaired by bone in the ASCs/ADM group, whereas only minimal bone island with fibrous connection was observed in the control group. In histomorphometric analysis, the total healing score in the ASCs/ADM group at 4 wk was significantly higher than the ADM and negative control group, whereas the score of 8 wk was similar between the ASCs/ADM and ADM group. ASCs/ADM implants promote new bone formation more rapidly than ADM only or no treatment. There has been a growing need for fine pitch flip chip technology in support of next generation communication devices with increasing die complexities. The increase in functionality which drives a larger number of signal I/O's in combination with small die size requirements as a result of transistor size reductions have driven the need to investigate finer die interconnect pitches. Traditional solder or Cu Pillar interconnect pitches of 150um to 200um that are currently used in both low and high end flip chip applications are now facing a number of technical limitations as device scaling requirements push the limits of flip chip pad density per square mm of silicon. This paper will review the process development and advancement of several next generation fine pitch Cu Pillar bumping and assembly processes, with pitches less than 60um, that are focused on addressing the challenges seen on silicon nodes such as 65nm and beyond.

Monitoring power consumption of a running system is a first step to determine where to take an effort on power optimization to minimize unnecessary idle time in available operation modes. Coordinating hardware and software architecture in a certain block or module to extend its lifetime requires system-wide power breakdown profiling, which then validates applicable power saving techniques because of a trade-off between cost and benefit. Experimental results show that with a commercial 3G WCDMA handset, a multi-channel power monitoring system gathers real-time traces of power consumption of the WCMDA MSM6250 chipset platform under several different conditions, and generates comprehensive power breakdown analysis to verify power saving techniques.

This paper discusses the optimal design for PS-etCSP to achieve reliable thermal fatigue life of solder joint. For this purpose design analysis was performed using both simulation and experimental approaches. Since reduction of warpage is most critical issue to ensure good solder joint connection for thin packages, parametric study was performed to find the optimal set of package outline dimensions using finite element method. Next to find the optimal design far solder joint reliability, 3D FEA fatigue model was established with non linear material properties of solder joint. Various factors such as ball land size, motherboard thickness and surface mounting type were studied. As a result, it is found that thin die with small size and small CTE molding compound is better for minimizing package warpage and larger opening size, thinner board and single mounting on board are good for solder joint reliability. The stack of package however has little effect on solder joint reliability. The effects of board thickness and surface mounting type (single/double) were investigated in terms of assembly stiffness and solder joint reliability. Simulation results showed good correspondence with experiment. The fatigue life and failure location predicted by simulation agreed well with experimental data. The fatigue life of optimal design was 1225 cycles for single PS-etCSP and 990 cycles for stacked PS-etCSP with single side mounting on board under the thermal cycling loading of temperature of -40/spl deg/C/spl sim/125/spl deg/C. Subsequently it can be concluded that optimal design of PS-etCSP can meet the requirement for most portable product applications.
