Abstract

In this work, we provide a simplified theoretical analytical estimation of the quantum cascade laser build-up time, accurately taking into account the main effects: the QCL overheating during the pump pulse and the photon mode filling effect. The non-trivial interplay of the mentioned effects brings about a variety of possible experimental build-up time behaviors. The latter range from decreasing curvature for low-power devices to non-monotonous function for devices performing at high power.

3. Emergent equilibrium and quantum criticality in a two-photon dissipative oscillator

Abstract

We study the dissipative phase transition in a quantum oscillator with two-photon drive and two-photon dissipation. Using the semi-classical Langevin equation and the Fokker-Plank approach, we construct a theory of non-perturbative quantum fluctuations and go beyond the semi-classical approximation. We demonstrate the mapping of a two-photon quantum dissipative oscillator onto a classical equilibrium model of a nonlinear classical oscillator in a colored-noise environment. Then, we justify the applicability of the Landau theory for a given dissipative phase transition. To do that, we explicitly demonstrate the Boltzmann-like form of stationary distribution function depending on the effective temperature, which is determined by the frequency detuning and the rates of two-photon drive and dissipation. In addition, we provide a description of the quantum critical region and obtain critical exponents that appear to be in very good agreement with numerical simulations., Comment: 14 pages, 7 figures

Abstract

Quantum cascade lasers are of high interest in the scientific community due to unique applications utilizing the emission in mid-IR range. The possible designs of QCL are quite limited and require careful engineering to overcome some crucial disadvantages. One of them is an active region (ARn) overheat, that significantly affects the laser characteristics in the pulsed operation mode. In this work we consider the effects related to the non-equilibrium temperature distribution, when thermal resistance formalism is irrelevant. We employ the heat equation and discuss the possible limitations and structural features stemming from the chemical composition of the AR. We show that the presence of alloys in the ARn structure fundamentally limits the heat dissipation in pulsed and CW regimes due to their low thermal conductivity. Also the QCL post-growths affects the thermal properties of a device only in (near)CW mode while it is absolutely invaluable in the pulsed mode

Abstract

The correct accounting for thermal effects is always a challenge when one needs to make quantitative predictions for any laser applications. In such complicated devices as quantum cascade lasers temperature strongly affects the operational conditions preventing reaching the CW mode as well as efficient lasing in pulsed regime. Rate equations are the most effective and simple way to model laser dynamics. However, the conventional approaches operate under the mean-field approximation, considering finite number of population levels, generalizing the obtained results to the infinite number of cascades, and do not take heating into account. In this work we modify the conventional three-level rate equation approach by adding self-heating description and applying it to the calculation of QCL dynamics. As a result we show how temperature affects the threshold characteristics and build-up time and include electronic aspects to the description of QCL.

8. Partially coherent conical refraction

Abstract

In this paper, we extend the paraxial conical refraction model to the case of the partially coherent light using the unified optical coherence theory. We demonstrate the decomposition of conical refraction correlation functions into well-known conical refraction coherent modes for a Gaussian Schell-model source. Assuming randomness of the electrical field phase of the input beam, we reformulated and significantly simplified the rigorous conical refraction theory. This approach allows us to consider the propagation of light through a conical refraction crystal in exactly the same way as in the classical case of coherent radiation. Having this in hand, we derive analytically the conical refraction intensity both in the focal plane and in the far field, which allows us to explain and rigorously justify earlier experimental findings and predict new phenomena. The last include the counterintuitive effect of narrowing of the conical refraction ring width, disappearance of the dark Poggendorff's ring in the Lloyd's plane, and shift of Raman spots for the low-coherent conical refraction light. We also demonstrate a universal power-law dependence of conical refraction cones coherence degree on the input correlation length and diffraction-free propagation of the low-coherent conical refraction light in the far field., Comment: 20 pages, 5 figures

10. Droplet beam generated with the round-tip axicon: Exact solutions for different axicon shapes

Abstract

We theoretically investigate droplet quasi-Bessel beams for different shapes of the round-tip axicon. Exact solutions for the Fresnel diffraction integrals describing the axial distribution of the electric field amplitude behind the axicon are demonstrated. The analysis of the exact solutions shows that the period of {\guillemotleft}light droplets{\guillemotright} is not a constant value, but depends on the axial distance and on the deviation of the axicon surface from the conical shape far from the rounded region. The predicted effect can be applied for the reconstruction of the exact shape of the axicon surface without 3D scanning., Comment: 10 pages, 7 figures

Abstract

We present an experimental study of the turn-on delay in pulsed mid-infrared quantum cascade lasers. We report the unexpectedly long delay time depending on the pumping current, which does not agree with conventional theoretical predictions for step-like excitation. Similar behavior has been observed in InP- and InAs-based QCLs emitting near 8${\mu}$m. Numerical simulations performed using a model based on rate equations for excitation by current pulses with non-zero rise time provide fair agreement with our observations.

Abstract

We study dissipative phase transition near the critical point for a system with two-photon driving and nonlinear dissipation. The proposed mean-field theory, which explicitly takes into account quantum fluctuations, allowed us to describe properly the evolution dynamics of the system and to demonstrate the new effects in the steady-state. We show that the presence of quantum fluctuations leads to a power-law dependence of the anomalous average at the phase transition point, with which the critical exponent is associated. Also, we investigate the effect of the quantum fluctuations on the critical point renormalization and demonstrate the existence of a two-photon pump threshold. It is noteworthy that the obtained results are in a good agreement with the numerical simulations., Comment: 7 pages, 4 figures

Abstract

The field-effect transistors (FETs) based on reduced graphene oxide (rGO) with SiO2, porous silicon (PS), and oxidized porous silicon (PSox) supporting layers were obtained. The influence of charged impurities in the silicon substrate and electrically active defects in the support layers on the electrical properties of the FETs was studied based on the capacitance-voltage characteristic analysis. Localized electron states in the SiO2, PS, and PSox supporting layers that affect the charge transfer in the rGO-based FETs were determined using thermally stimulated depolarization spectroscopy. The influence mechanisms of various supporting layers on the electrical characteristics of the obtained FETs are discussed. [ABSTRACT FROM AUTHOR]

Abstract

In this study, the field-effect transistor (FET) based on the oxidized porous silicon (PS) -- reduced graphene oxide (rGO) sandwich-like composite has been created. The electrical characteristics of the obtained FET were studied in both DC and AC modes. I-V curves and switching characteristics of the PS--rGO-based FET were analyzed. An increase in resistance and a decrease in capacitance of the experimental structures have been found in the 25 Hz -- 1MHz frequency range due to the joint action of a-, b-, and c-radiation. The parameters of the equivalent circuit model of the PS--rGO-based FET before and after irradiation with 226Ra isotope have been determined using the impedance spectra. The formation of radiation-induced defects and the charge accumulation in the PS layer is considered a possible mechanism of the ionizing radiation influence on the graphene FET conductivity. The FET based on the PS--rGO structures has a high potential for application in ionizing radiation sensors due to the linear dependencies of resistance and capacitance on the irradiation duration.
