Search

In a family of experiments carried on all-metallic supercurrent nano-transistors a surprising gating effect has been recently shown. These include the full suppression of the critical supercurrent, the increase of quasiparticle population, the manipulation of the superconducting phase, and the broadening of the switching current distributions. Aside from the high potential for future applications, these findings raised fundamental questions on the origin of these phenomena. To date, two complementary hypotheses are under debate: an electrostatically-triggered orbital polarization at the superconductor surface, or the injection of highly-energetic quasiparticles extracted from the gate. Here, we tackle this crucial issue via a fully suspended gate-controlled Ti nano-transistor. Our geometry allows to eliminate any direct injection of quasiparticles through the substrate thereby making cold electron field emission through the vacuum the only possible charge transport mechanism. With the aid of a fully numerical 3D model in combination with the observed phenomenology and thermal considerations we can rule out, with any realistic likelihood, the occurrence of cold electron field emission. Excluding these two trivial phenomena is pivotal in light of understanding the microscopic nature of gating effect in superconducting nanostructures, which represents an unsolved puzzle in contemporary superconductivity. A battery is a classical apparatus which converts a chemical reaction into a persistent voltage bias able to power electronic circuits. Similarly, a phase battery is a quantum equipment which provides a persistent phase bias to the wave function of a quantum circuit. It represents a key element for quantum technologies based on quantum coherence. Unlike the voltage batteries, a phase battery has not been implemented so far, mainly because of the natural rigidity of the quantum phase that, in typical quantum circuits, is imposed by the parity and time-reversal symmetry constrains. Here we report on the first experimental realization of a phase battery in a hybrid superconducting circuit. It consists of an n-doped InAs nanowire with unpaired-spin surface states and proximitized by Al superconducting leads. We find that the ferromagnetic polarization of the unpaired-spin states is efficiently converted into a persistent phase bias $\varphi_0$ across the wire, leading to the anomalous Josephson effect. By applying an external in-plane magnetic field a continuous tuning of $\varphi_0$ is achieved. This allows the charging and discharging of the quantum phase battery and reveals the symmetries of the anomalous Josephson effect predicted by our theoretical model. Our results demonstrate how the combined action of spin-orbit coupling and exchange interaction breaks the phase rigidity of the system inducing a strong coupling between charge, spin and superconducting phase. We observe an unusual behavior of the low-temperature magnetoresistance of the high-mobility two-dimensional electron gas in InGaAs/InAlAs quantum wells in weak perpendicular magnetic fields. The observed magnetoresistance is qualitatively similar to that expected for the weak localization and anti-localization but its quantity exceeds significantly the scale of the quantum corrections. The calculations show that the obtained data can be explained by the classical effects in electron motion along the open orbits in a quasiperiodic potential relief manifested by the presence of ridges on the quantum well surface.

We study the superconducting proximity effect in an InAs nanowire contacted by Ta-based superconducting electrodes. Using local bottom gates, we control the potential landscape along the nanowire, tuning its conductance to a quasi-ballistic regime. At high magnetic field ($B$), we observe approximately quantized conductance plateaus associated with the first two spin-polarized one-dimensional modes. For $B < 1$ T, the onset of superconductivity occurs in concomitance with the development of sizeable charge localization leading to a 0.7-type conductance anomaly. In this regime, the proximity supercurrent exhibits an unusual, non-monotonic $B$ dependence. We interpret this finding in terms of a competition between the Kondo effect, dominating near $B=0$, and the Zeeman effect, enforcing spin polarization and the emergence of a $\pi$ phase shift in the Josephson relation at higher $B$.

We report on the heterogeneous nucleation of catalyst-free InAs nanowires on Si (111) substrates by chemical beam epitaxy. We show that nanowire nucleation is enhanced by sputtering the silicon substrate with energetic particles. We argue that particle bombardment introduces lattice defects on the silicon surface that serve as preferential nucleation sites. The formation of these nucleation sites can be controlled by the sputtering parameters, allowing the control of nanowire density in a wide range. Nanowire nucleation is accompanied by unwanted parasitic islands, but by careful choice of annealing and growth temperature allows to strongly reduce the relative density of these islands and to realize samples with high nanowire yield.

The control and measurement of local non-equilibrium configurations is of utmost importance in applications on energy harvesting, thermoelectrics and heat management in nano-electronics. This challenging task can be achieved with the help of various local probes, prominent examples including superconducting or quantum dot based tunnel junctions, classical and quantum resistors, and Raman thermography. Beyond time-averaged properties, valuable information can also be gained from spontaneous fluctuations of current (noise). From these perspective, however, a fundamental constraint is set by current conservation, which makes noise a characteristic of the whole conductor, rather than some part of it. Here we demonstrate how to remove this obstacle and pick up a local noise temperature of a current biased diffusive conductor with the help of a miniature noise probe. Phase-locked ultrashort pulses in the rich terahertz (THz) spectral range have provided key insights into phenomena as diverse as quantum confinement, first-order phase transitions, high-temperature superconductivity, and carrier transport in nanomaterials. Ultrabroadband electro-optic sampling of few-cycle field transients can even reveal novel dynamics that occur faster than a single oscillation cycle of light. However, conventional THz spectroscopy is intrinsically restricted to ensemble measurements by the diffraction limit. As a result, it measures dielectric functions averaged over the size, structure, orientation and density of nanoparticles, nanocrystals or nanodomains. Here, we extend ultrabroadband time-resolved THz spectroscopy (20 - 50 THz) to the sub-nanoparticle scale (10 nm) by combining sub-cycle, field-resolved detection (10 fs) with scattering-type near-field scanning optical microscopy (s-NSOM). We trace the time-dependent dielectric function at the surface of a single photoexcited InAs nanowire in all three spatial dimensions and reveal the ultrafast ($<$50 fs) formation of a local carrier depletion layer.

We apply noise thermometry to characterize charge and thermoelectric transport in single InAs nanowires (NWs) at a bath temperature of 4.2 K. Shot noise measurements identify elastic diffusive transport in our NWs with negligible electron-phonon interaction. This enables us to set up a measurement of the diffusion thermopower. Unlike in previous approaches, we make use of a primary electronic noise thermometry to calibrate a thermal bias across the NW. In particular, this enables us to apply a contact heating scheme, which is much more efficient in creating the thermal bias as compared to conventional substrate heating. The measured thermoelectric Seebeck coefficient exhibits strong mesoscopic fluctuations in dependence on the back-gate voltage that is used to tune the NW carrier density. We analyze the transport and thermoelectric data in terms of approximate Mott's thermopower relation and to evaluate a gate-voltage to Fermi energy conversion factor.

The Josephson effect is a fundamental quantum phenomenon consisting in the appearance of a dissipationless supercurrent in a weak link between two superconducting (S) electrodes. While the mechanism leading to the Josephson effect is quite general, i.e., Andreev reflections at the interface between the S electrodes and the weak link, the precise physical details and topology of the junction drastically modify the properties of the supercurrent. Specifically, a strong enhancement of the critical supercurrent $I_C$ is expected to occur when the topology of the junction allows the emergence of Majorana bound states. Here we report charge transport measurements in mesoscopic Josephson junctions formed by InAs nanowires and Ti/Al superconducting leads. Our main observation is a colossal enhancement of the critical supercurrent induced by an external magnetic field applied perpendicular to the substrate. This striking and anomalous supercurrent enhancement cannot be ascribed to any known conventional phenomenon existing in Josephson junctions including, for instance, Fraunhofer-like diffraction or a $\pi$-state behavior. We also investigate an unconventional model related to inhomogenous Zeeman field caused by magnetic focusing, and note that it can not account for the observed behaviour. Finally, we consider these results in the context of topological superconductivity, and show that the observed $I_C$ enhancement is compatible with a magnetic field-induced topological transition of the junction., Comment: 9 pages, 4 color figures

We have studied mesoscopic Josephson junctions formed by highly $n$-doped InAs nanowires and superconducting Ti/Pb source and drain leads. The current-voltage properties of the system are investigated by varying temperature and external out-of-plane magnetic field. Superconductivity in the Pb electrodes persists up to $ \sim 7$ K and with magnetic field values up to 0.4 T. Josephson coupling at zero backgate voltage is observed up to 4.5 K and the critical current is measured to be as high as 615 nA. The supercurrent suppression as a function of the magnetic field reveals a diffraction pattern that is explained by a strong magnetic flux focusing provided by the superconducting electrodes forming the junction., Comment: 6 pages, 5 color figures

We study nonlinear transport and non-equilibrium current noise in quasi-classical point contacts (PCs) defined in a low-density high-quality two-dimensional electron system in GaAs. At not too high bias voltages $V$ across the PC the noise temperature is determined by a Joule heat power and almost independent on the PC resistance that can be associated with a self-heating of the electronic system. This commonly accepted scenario breaks down at increasing $V$, where we observe extra noise accompanied by a strong decrease of the PC's differential resistance. The spectral density of the extra noise is roughly proportional to the nonlinear current contribution in the PC $\delta S\approx2F^*|e\delta I|\sim V^2$ with the effective Fano factor $F^*<1$, indicating that a random scattering process is involved. A small perpendicular magnetic field is found to suppress both $\delta I$ and $\delta S$. Our observations are consistent with a concept of a drag-like mechanism of the nonlinear transport mediated by electron-electron scattering in the leads of quasi-classical PCs., Comment: to appear in PRB

We report the realization and investigation of a ballistic Andreev interferometer based on an InAs two dimensional electron gas coupled to a superconducting Nb loop. We observe strong magnetic modulations in the voltage drop across the device due to quasiparticle interference within the weak-link. The interferometer exhibits flux noise down to $\sim 80\, \mu\Phi_0/\sqrt{\textrm{Hz}}$, and a robust behavior in temperature with voltage oscillations surviving up to $\sim7\,$K. Besides this remarkable performance, the device represents a crucial first step for the realization of a fully-tunable ballistic superconducting magnetometer and embodies a potential new platform for the investigation of Majorana bound states as well as non-local entanglement of Cooper pairs., Comment: 4+ pages, 4 color figures

We experimentally investigate electron transport through the interface between a permalloy ferromagnet and the edge of a two-dimensional electron system with strong Rashba-type spin-orbit coupling. We observe strongly non-linear transport around zero bias at millikelvin temperatures. The observed nonlinearity is fully suppressed above some critical values of temperature, magnetic field, and current through the interface. We interpret this behavior as the result of spin accumulation at the interface and its current-induced absorption as a magnetization torque., Comment: 6 pages, minor corrections

We investigate energy transfer between counter-propagating quantum Hall edge channels (ECs) in a two-dimensional electron system at filling factor \nu=1. The ECs are separated by a thin impenetrable potential barrier and Coulomb coupled, thereby constituting a quasi one-dimensional analogue of a spinless Luttinger liquid (LL). We drive one, say hot, EC far from thermal equilibrium and measure the energy transfer rate P into the second, cold, EC using a quantum point contact as a bolometer. The dependence of P on the drive bias indicates breakdown of the momentum conservation, whereas P is almost independent on the length of the region where the ECs interact. Interpreting our results in terms of plasmons (collective density excitations), we find that the energy transfer between the ECs occurs via plasmon backscattering at the boundaries of the LL. The backscattering probability is determined by the LL interaction parameter and can be tuned by changing the width of the electrostatic potential barrier between the ECs., Comment: 12 pages with supplement

Electronic Mach-Zehnder interferometers in the Quantum Hall (QH) regime are currently discussed for the realization of quantum information schemes. A recently proposed device architecture employs interference between two co-propagating edge channels. Here we demonstrate the precise control of individual edge-channel trajectories in quantum point contact devices in the QH regime. The biased tip of an atomic force microscope is used as a moveable local gate to pilot individual edge channels. Our results are discussed in light of the implementation of multi-edge interferometers.

We report the experimental realization of a non-galvanic, primary thermometer capable of measuring the electron temperature of a two-dimensional electron gas with negligible thermal load. Such a thermometer consists of a quantum dot whose temperature-dependent, single-electron transitions are detected by means of a quantum-point-contact electrometer. Its operating principle is demonstrated for a wide range of electron temperatures from 40 to 800 mK. This noninvasive thermometry can find application in experiments addressing the thermal properties of micrometer-scale mesoscopic electron systems, where heating or cooling electrons requires relatively low thermal budgets.

We experimentally investigate transport properties of a single planar junction between the niobium superconductor and the edge of a two-dimensional electron system in a narrow $In_{0.75}Ga_{0.25}As$ quantum well with strong Rashba-type spin-orbit coupling. We experimentally demonstrate suppression of Andreev reflection at low biases at ultra low temperatures. From the analysis of temperature and magnetic field behavior, we interpret the observed suppression as a result of a spin-orbit coupling. The magneto-electrostatic tailoring of the supercurrent in quantum point contact ballistic Josephson junctions is demonstrated. An etched InAs-based heterostructure is laterally contacted to superconducting niobium leads and the existence of two etched side gates permits, in combination with the application of a perpendicular magnetic field, to modify continuously the magnetic interference pattern by depleting the weak link. For wider junctions the supercurrent presents a Fraunhofer-like interference pattern with periodicity h/2e whereas by shrinking electrostatically the weak link, the periodicity evolves continuously to a monotonic decay. We report the realization of a ballistic Josephson interferometer. The interferometer is made by a quantum ring etched in a nanofabricated two-dimensional electron gas confined in an InAs-based heterostructure laterally contacted to superconducting niobium leads. The Josephson current flowing through the structure shows oscillations with h/e flux periodicity when threading the loop with a perpendicular magnetic field. This periodicity, in sharp contrast with the h/2e one observed in conventional dc superconducting quantum interference devices, confirms the ballistic nature of the device in agreement with theoretical predictions. Using a magnetocapacitance technique, we determine the magnetic field of the spin transition, B*, at filling factor nu=2/3 in the 2D electron system in GaAs/AlGaAs heterojunctions. The field B* is found to decrease appreciably as the wave function extent controlled by back gate voltage is increased. Our calculations show that the contributions to the shift of B* from the change of the Coulomb energy and the g factor change due to nonparabolicity are approximately the same. We experimentally demonstrate the simultaneous reconstruction of the bulk and the edge energy spectra caused by strong spin-orbit interaction, at the two lowest filling factors $\nu=1$ and $\nu=2$ for $In_xGa_{1-x}As$ two-dimensional electron system with $x = 0.75$. The observed reconstruction is of different character at these filling factors: it is characterized by zeroing of the energy gap at the levels crossing point at $\nu=2$, while the reconstruction at $\nu=1$ goes through the coexistence of two $\nu=1$ quantum Hall phases with different spin projections. An analysis indicates a strong influence of many-body interaction on the reconstruction at $\nu=1$., Comment: 6 pages

We use a Mach-Zehnder quantum Hall interferometer of a novel design to investigate the interference effects at fractional filling factors. Our device brings together the advantages of usual Mach-Zehnder and Fabry-Perot quantum Hall interferometers. It realizes the simplest-for-analysis Mach-Zehnder interference scheme, free from Coulomb blockade effects. By contrast to the standard Mach-Zehnder realization, our device does not contain an etched region inside the interference loop. For the first time for Mach-Zehnder interference scheme, the device demonstrates interference oscillations with $\Phi^*=e/e^*\Phi_0=\Phi_0/\nu$ periodicity at fractional filling factor 1/3. This result indicates that we observe clear evidence for fractionally charged quasiparticles from simple Aharonov-Bohm interference., Comment: as accepted to EPL

We experimentally investigate the temperature (T) dependence of the resistance of a classical ballistic point contact (PC) in a two-dimensional electron system (2DES). The split-gate PC is realized in a high-quality AlGaAs/GaAs heterostructure. The PC resistance is found to drop by more than 10% as T is raised from 0.5 K to 4.2 K. In the absence of a magnetic field, the T dependence is roughly linear below 2 K and tends to saturate at higher T. Perpendicular magnetic fields on the order of a few 10 mT suppress the T-dependent contribution dR. This effect is more pronounced at lower temperatures, causing a crossover to a nearly parabolic T dependence in a magnetic field. The normalized magnetic field dependencies dR(B) permit an empiric single parameter scaling in a wide range of PC gate voltages. These observations give strong evidence for the influence of electron-electron (e-e) scattering on the resistance of ballistic PCs. We experimentally realize quantum Hall Mach-Zehnder interferometer which operates far beyond the equilibrium. The operation of the interferometer is based on allowed intra-edge elastic transitions within the same Landau sublevel in the regime of high imbalances between the co-propagating edge states. Since the every edge state is definitely connected with the certain Landau sublevel, the formation of the interference loop can be understood as a splitting and a further reconnection of a single edge state. We observe an Aharonov-Bohm type interference pattern even for low-size interferometers. This novel interference scheme demonstrates high visibility even at millivolt imbalances and survives in a wide temperature range., Comment: As accepted by PRB

A macroscopic fluid pump works according to the law of Newtonian mechanics and transfers a large number of molecules per cycle (of the order of 10^23). By contrast, a nano-scale charge pump can be thought as the ultimate miniaturization of a pump, with its operation being subject to quantum mechanics and with only few electrons or even fractions of electrons transfered per cycle. It generates a direct current in the absence of an applied voltage exploiting the time-dependence of some properties of a nano-scale conductor. The idea of pumping in nanostructures was discussed theoretically a few decades ago [1-4]. So far, nano-scale pumps have been realised only in system exhibiting strong Coulombic effects [5-12], whereas evidence for pumping in the absence of Coulomb-blockade has been elusive. A pioneering experiment by Switkes et al. [13] evidenced the difficulty of modulating in time the properties of an open mesoscopic conductor at cryogenic temperatures without generating undesired bias voltages due to stray capacitances [14,15]. One possible solution to this problem is to use the ac Josephson effect to induce periodically time-dependent Andreev-reflection amplitudes in a hybrid normal-superconducting system [16]. Here we report the experimental detection of charge flow in an unbiased InAs nanowire (NW) embedded in a superconducting quantum interference device (SQUID). In this system, pumping may occur via the cyclic modulation of the phase of the order parameter of different superconducting electrodes. The symmetry of the current with respect to the enclosed magnetic flux [17,18] and bias SQUID current is a discriminating signature of pumping. Currents exceeding 20 pA are measured at 250 mK, and exhibit symmetries compatible with a pumping mechanism in this setup which realizes a Josephson quantum electron pump (JQEP)., Comment: 7+ pages, 6 color figures

We use the circularly polarized resonant Rayleigh scattering (RRS) to study the quantum Hall ferromagnet at $\nu$ = 1. At this filling factor we observe a right handed copolarized RRS which probes the Skyrmion spin texture of the electrons in the photoexcited grounds state. The resonant scattering is not present in the left handed copolarization, and this can be related to the correlation between Skymionic effects, screening and spin wave excitations. These results evidence that RRS is a valid method for the study of the spin texture of the quantum Hall states.

We use the edge of the quantum Hall sample to study the possibility for counter-propagating neutral collective excitations. A novel sample design allows us to independently investigate charge and energy transport along the edge. We experimentally observe an upstream energy transfer with respect to the electron drift for the filling factors 1 and 1/3. Our analysis indicates that a neutral collective mode at the interaction-reconstructed edge is a proper candidate for the experimentally observed effect., Comment: Final version, as appear in PRL

We study the quantum Hall liquid and the metal-insulator transition in a high mobility two dimensional electron gas, by means of photoluminescence and magneto-transport. In the integer and fractional regime at nu > 1/3, analyzing the emission energy dispersion we probe the magneto-Coulomb screening and the hidden symmetry of the electron liquid. In the fractional regime above above nu =1/3 the system undergoes the metal-to-insulator transition, and in the insulating phase the dispersion becomes linear with evidence of an increased renormalized mass.

We experimentally study the energy gap within the incompressible strip at local filling factor $\nu_c=1$ at the quantum Hall edge for samples of very different mobilities. The obtained results indicate strong enhancement of the energy gap in comparison to the single-particle Zeeman splitting. We identify the measured gap as a mobility gap, so a pronounced experimental in-plane magnetic field dependence can both be attributed to the spin effects as well as to the change in the energy levels broadening., Comment: 4 pages

At a superconductor (S)-normal metal (N) junction pairing correlations can "leak-out" into the N region. This proximity effect [1, 2] modifies the system transport properties and can lead to supercurrent flow in SNS junctions [3]. Recent experimental works showed the potential of semiconductor nanowires (NWs) as building blocks for nanometre-scale devices [4-7], also in combination with superconducting elements [8-12]. Here, we demonstrate an InAs NW Josephson transistor where supercurrent is controlled by hot-quasiparticle injection from normal-metal electrodes. Operational principle is based on the modification of NW electron-energy distribution [13-20] that can yield reduced dissipation and high-switching speed. We shall argue that exploitation of this principle with heterostructured semiconductor NWs opens the way to a host of out-of-equilibrium hybrid-nanodevice concepts [7, 21]., Comment: 6 pages, 6 color figures

We use a novel sample geometry to study non-local effects of edge excitations in the integer quantum Hall effect regime. We find that the condition of local equilibrium at the quantum Hall edge is affected by the diffusion of dynamically polarized nuclei. The magnetic-field evolution of Coulomb blockade peaks in lateral InGaAs/InAlAs quantum dots in the few-electron regime is reported. Quantum dots are defined by gates evaporated onto a 60 nm-thick hydrogen silsesquioxane insulating film. A gyromagnetic factor of 4.4 is measured via zero-bias spin spectroscopy and a transition from singlet to triplet spin configuration is found at an in-plane magnetic field B = 0.7 T. This observation opens the way to the manipulation of singlet and triplet states at moderate fields and its relevance for quantum information applications will be discussed., Comment: 4 pages, 3 figures

Multi-terminal Aharonov-Bohm (AB) rings are ideal building blocks for quantum networks (QNs) thanks to their ability to map input states into controlled coherent superpositions of output states. We report on experiments performed on three-terminal GaAs/Al_(x)Ga_(1-x)As AB devices and compare our results with a scattering-matrix model including Lorentz forces and decoherence. Our devices were studied as a function of external magnetic field (B) and gate voltage at temperatures down to 350 mK. The total output current from two terminals while applying a small bias to the third lead was found to be symmetric with respect to B with AB oscillations showing abrupt phase jumps between 0 and pi at different values of gate voltage and at low magnetic fields, reminiscent of the phase-rigidity constraint due to Onsager-Casimir relations. Individual outputs show quasi-linear dependence of the oscillation phase on the external electric field. We emphasize that a simple scattering-matrix approach can not model the observed behavior and propose an improved description that can fully describe the observed phenomena. Furthermore, we shall show that our model can be successfully exploited to determine the range of experimental parameters that guarantee a minimum oscillation visibility, given the geometry and coherence length of a QN., Comment: 7 pages, 8 figures

We experimentally investigate interference effects in transport across a single incompressible strip at the edge of the quantum Hall system by using a Fabry-Perot type interferometer. We find the interference oscillations in transport across the incompressible strips with local filling factors $\nu_c=1, 4/3, 2/3$ even at high imbalances, exceeding the spectral gaps. In contrast, there is no sign of the interference in transport across the principal Laughlin $\nu_c=1/3$ incompressible strip. This indicates, that even at fractional $\nu_c$, the interference effects are caused by "normal" electrons. We directly measure the chemical potential jump in the low-temperature limit when the filling factor traverses the nu = 1/3 and nu = 2/5 fractional gaps in two-dimensional (2D) electron system in GaAs/AlGaAs single heterojunctions. In high magnetic fields B, both gaps are linear functions of B with slopes proportional to the inverse fraction denominator, 1/q. The fractional gaps close partially when the Fermi level lies outside. An empirical analysis indicates that the chemical potential jump for an IDEAL 2D electron system, in the highest accessible magnetic fields, is proportional to q^{-1}B^{1/2}.

We measure the chemical potential jump across the fractional gap in the low-temperature limit in the two-dimensional electron system of GaAs/AlGaAs single heterojunctions. In the fully spin-polarized regime, the gap for filling factor nu=1/3 increases LINEARLY with magnetic field and is coincident with that for nu=2/3, reflecting the electron-hole symmetry in the spin-split Landau level. In low magnetic fields, at the ground-state spin transition for nu=2/3, a correlated behavior of the nu=1/3 and nu=2/3 gaps is observed.

We have investigated the infrared transmission of a two-dimensional (2DEG) electron gas confined in a $Al_{0.25}In_{0.75}As/Ga_{0.25}In_{0.75}As$ single quantum well in order to study the electron optical phonon interaction in a two phonon mode system. Infrared transmission experiments have been performed in both the perpendicular Faraday (PF) and tilted Faraday (TF) configurations for which the growth axis of the sample is tilted with respect to the incident light propagation direction and to the magnetic field direction. We report tilted-field transport measurements in the quantum-Hall regime in an InAs/In_0.75Ga_0.25As/In_0.75Al_0.25As quantum well. We observe anti-crossings of spin-split Landau levels, which suggest a mixing of spin states at Landau level coincidence. We propose that the level repulsion is due to the presence of spin-orbit and of band-non-parabolicity terms which are relevant in narrow-gap systems. Furthermore, electron-electron interaction is significant in our structure, as demonstrated by the large values of the interaction-induced enhancement of the electronic g-factor., Comment: 4 pages, 3 figures

We study the interaction-enhanced spin gaps in the two-dimensional electron gas confined in GaAs/AlGaAs single heterojunctions subjected to weak magnetic fields. The values are obtained from the chemical potential jumps measured by magnetocapacitance. The gap increase with parallel magnetic field indicates that the lowest-lying charged excitations are accompanied with a single spin flip at the odd-integer filling factor nu=1 and nu=3, in disagreement with the concept of skyrmions., Comment: as published

We report on the achievement of a two-dimensional electron gas in completely undoped In[0.75]Al[0.25]As/In[0.75]Ga[0.25]As metamorphic quantum wells. Using these structures we were able to reduce the carrier density, with respect to reported values in similar modulation-doped structures. We found experimentally that the electronic charge in the quantum well is likely due to a deep-level donor state in the In[0.75]Al[0.25]As barrier band gap, whose energy lies within the In[0.75]Ga[0.25]As/In[0.75]Al[0.25]As conduction band discontinuity. We report magneto-transport measurements on high-mobility two-dimensional electron systems (2DESs) confined in In_0.75Ga_0.25As/In_0.75Al_0.25As single quantum wells. Several quantum Hall states are observed in a wide range of temperatures and electron densities, the latter controlled by a gate voltage down to values of 1.10^11 cm^-2. A tilted-field configuration is used to induce Landau level crossings and magnetic transitions between quantum Hall states with different spin polarizations. A large filling factor dependent effective electronic g-factor is determined by the coincidence method and cyclotron resonance measurements. From these measurements the change in exchange-correlation energy at the magnetic transition is deduced. These results demonstrate the impact of many-body effects in tilted-field magneto-transport of high-mobility 2DESs confined in In_0.75Ga_0.25As/In_0.75Al_0.25As quantum wells. The large tunability of electron density and effective g-factor, in addition, make this material system a promising candidate for the observation of a large variety of spin-related phenomena., Comment: 7 pages, 5 figures

Complete suppression of the native n-type Schottky barrier is demonstrated in Al/InGaAs(001) junctions grown by molecular-beam-epitaxy. This result was achieved by the insertion of Si bilayers at the metal-semiconductor interface allowing the realization of truly Ohmic non-alloyed contacts in low-doped and low-In content InGaAs/Si/Al junctions. It is shown that this technique is ideally suited for the fabrication of high-transparency superconductor-semiconductor junctions. To this end magnetotransport characterization of Al/Si/InGaAs low-n-doped single junctions below the Al critical temperature is presented. Our measurements show Andreev-reflection dominated transport corresponding to junction transparency close to the theoretical limit due to Fermi-velocity mismatch, Comment: 9 pages, 3 figures
