The development of ultralow-power and easy-to-fabricate electronics with potential for large-scale circuit integration (i.e., complementary or complementary-like) is an outstanding challenge for emerging off-the-grid applications, e.g., remote sensing, "place-and-forget", and the Internet of Things. Herein we address this challenge through the development of ambipolar transistors relying on solution-processed polymer-sorted semiconducting carbon nanotube networks (sc-SWCNTNs) operating in the deep-subthreshold regime. Application of self-assembled monolayers at the active channel interface enables the fine-tuning of sc-SWCNTN transistors toward well-balanced ambipolar deep-subthreshold characteristics. The significance of these features is assessed by exploring the applicability of such transistors to complementary-like integrated circuits, with respect to which the impact of the subthreshold slope and flatband voltage on voltage and power requirements is studied experimentally and theoretically. As demonstrated with inverter and NAND gates, the ambipolar deep-subthreshold sc-SWCNTN approach enables digital circuits with complementary-like operation and characteristics including wide noise margins and ultralow operational voltages (≤0.5 V), while exhibiting record-low power consumption (≤1 pW/μm). Among thin-film transistor technologies with minimal material complexity, our approach achieves the lowest energy and power dissipation figures reported to date, which are compatible with and highly attractive for emerging off-the-grid applications.

$$\hbox {Y}_{2.91} \hbox {Ce}_{0.09} \hbox {Al}_{5} \hbox {O}_{12}$$ is obtained by self-combustion, grinding and sol–gel coating. X-ray diffraction, transmission electron microscopy, photoluminescence and absorption measurements were used to identify the structural and optical properties of each step of the process. The process is composed of a combination of chemical and physico-chemical processes including combustion and thermal steps, followed by grinding, powder dispersion by acidic passivation, stabilization of particle dispersions with citrate ligands and embedding of yttrium aluminium garnet (YAG) particles into $$\hbox {SiO}_{2}$$ shells using a seeded growth process before drying. The initial state of the obtained powder is composed of 35 nm crystallites, sintered and agglomerated. The grinding step breaks the sintered bridge, while the passivation and citrate adsorption steps separate the particles by electrostatic repulsion before the silica coating. The optical characterizations are performed and compared separately for the powdered samples that represent the initial and final states of our process, and the dispersion sample represents the intermediate state of our process. The optical measurement revealed an important amount of optical defects at the surface of the particles, compared with micrometric commercial particles. The grinding, nitric acid and citrate steps remove some of these defects. The final state of the sample still possesses lower quantum efficiency than that of a micrometric sample, but the $$\hbox {SiO}_{2}$$ coating allows for a perfect separation of the particle, suitable for implementation in small devices.

The objective of this thesis was to demonstrate the potentialities of inkjet printing for driving an HLED containing red phosphorescent metallic clusters, with organic field effect transistors. To achieve this goal, the project was divided into two parts: I) The fabrication and optimization of n-type organic transistors by photolithography and then transfer to inkjet printing. II) Parallel to the development of transistors, I focused on designing luminescent hybrid materials for HLED realization. Concerning transistors, we obtained a better understanding of the factors influencing the charge injection but also the electrical stability for bottom gate/ bottom contact geometry transistor with evaporated C60 semiconductor. We have demonstrated that the contact resistance is on the one hand governed by the morphology of the SCO at the electrodes and on the other hand independent of the metal work function. In addition, we have observed that transistors electrical stability of is strongly impacted by the source and drain contact nature. The optimization of photolithography transistors, which essentially consisted of modifying the interfaces, allowed us to develop efficient n-type transistors with saturated field effect mobilities of up to 1.5 cm2/V.s for a maximal process temperature of 115 °C. The technological transfer to inkjet printed transistors was then performed. We then demonstrated that gate electrode and insulator morphologies deposited by inkjet printing, have a negligible impact on transistors performances. For our printed structure, charges injection at the S/D electrodes is in fact the key factor for high performance transistors realization. Finally, red phosphorescent materials based on molybdenum octahedral metal cluster have been developed. The resulting hybrid copolymer showed photoluminescence quantum yield up to 51%. The realization of the HLED was then carried out by combining a commercial blue LED and the copolymer doped with octahedral molybdenum clusters for possible applications in biology or lighting.; L'objectif de cette thèse était de démontrer les potentialités de l'impression à jet d'encre pour le pilotage d'une HLED contenant des clusters métalliques phosphorescents dans le rouges, par des transistors organiques à effet de champs.
