Abstract Long-read sequencing, exemplified by PacBio, revolutionizes genomics, overcoming challenges like repetitive sequences. However, the high DNA requirement ( > 1 µg) is prohibitive for small organisms. We develop a low-input (100 ng), low-cost, and amplification-free library-generation method for PacBio sequencing (LILAP) using Tn5-based tagmentation and DNA circularization within one tube. We test LILAP with two Drosophila melanogaster individuals, and generate near-complete genomes, surpassing preexisting single-fly genomes. By analyzing variations in these two genomes, we characterize mutational processes: complex transpositions (transposon insertions together with extra duplications and/or deletions) prefer regions characterized by non-B DNA structures, and gene conversion of transposons occurs on both DNA and RNA levels. Concurrently, we generate two complete assemblies for the endosymbiotic bacterium Wolbachia in these flies and similarly detect transposon conversion. Thus, LILAP promises a broad PacBio sequencing adoption for not only mutational studies of flies and their symbionts but also explorations of other small organisms or precious samples.

The marine climate conditions are intricate and variable. In scenarios characterized by high proportions of wind and solar energy access, the uncertainty regarding the energy sources for island microgrid is significantly exacerbated, presenting challenges to both the economic viability and reliability of the capacity configuration for island microgrids. To address this issue, this paper proposes a distributionally robust optimization (DRO) method for island microgrids, considering extreme scenarios of wind and solar conditions. Firstly, to address the challenge of determining the probability distribution functions of wind and solar in complex island climates, a conditional generative adversarial network (CGAN) is employed to generate a scenario set for wind and solar conditions. Then, by combining k-means clustering with an extreme scenario selection method, typical scenarios and extreme scenarios are selected from the generated scenario set, forming the scenario set for the DRO model of island microgrids. On this basis, a DRO model based on multiple discrete scenarios is constructed with the objective of minimizing the sum of investment costs, operation and maintenance costs, fuel purchase costs, penalty costs of wind and solar curtailment, and penalty costs of load loss. The model is subjected to equipment operation and power balance constraints, and solved using the columns and constraints generation (CCG) algorithm. Finally, through typical examples, the effectiveness of this paper’s method in balancing the economic viability and robustness of the configuration scheme for the island microgrid, as well as reducing wind and solar curtailment and load loss, is verified.

Abstract Understanding how to increase soybean yield is crucial for global food security. The genetic and epigenetic factors influencing seed size, a major crop yield determinant, are not fully understood. We explore the role of DNA demethylase GmDMEa in soybean seed size. Our research indicates that GmDMEa negatively correlates with soybean seed size. Using CRISPR-Cas9, we edited GmDMEa in the Dongnong soybean cultivar, known for small seeds. Modified plants had larger seeds and greater yields without altering plant architecture or seed nutrition. GmDMEa preferentially demethylates AT-rich transposable elements, thus activating genes and transcription factors associated with the abscisic acid pathway, which typically decreases seed size. Chromosomal substitution lines confirm that these modifications are inheritable, suggesting a stable epigenetic method to boost seed size in future breeding. Our findings provide insights into epigenetic seed size control and suggest a strategy for improving crop yields through the epigenetic regulation of crucial genes. This work implies that targeted epigenetic modification has practical agricultural applications, potentially enhancing food production without compromising crop quality.

Many per- and poly-fluoroalkyl substances (PFAS) studies in environmental media have been conducted in heavily industrialized and densely populated areas. However, there has been limited research on legacy and emerging PFAS contamination in cold and arid regions. In the present study, we investigated the concentrations of 30 PFAS compounds in the surface water and sediment of Hulun Lake and its inflowing rivers. The main components in water were short chain perfluoroalkyl carboxylic acids (PFCAs) in both Hulun Lake (33.57 %) and its inflowing rivers (30.47 %). However, long chain perfluoroalkane sulfonates (PFSAs) and long chain PFCAs accounted for more than half of the total PFAS content in sediment. Total PFAS concentrations (∑30PFAS) ranged from 3.67 to 8.84 ng/L in water, and 0.97–1.73 μg/kg in sediment. Significant spatial differences were apparent between Hulun Lake and its inflowing rivers in both water and sediment samples. Source apportionment revealed that wastewater, aqueous film forming foams, textiles and paper-based food packaging, and paper products and cosmetics were the primary sources of PFAS. The partitioning coefficients of PFCAs were dependent on the carbon chain length. Temperature, conductivity, pH, salinity, chemical oxygen demand, total phosphorus (TP), total nitrogen (TN), As, and oxidation-reduction potential were the main influencing factors in water. Heavy metals (Co, Pb, Cu, Ni, Hg, Cd, and As), TP, salinity, and pH were positively correlated with the PFAS concentration in sediment. Furthermore, Hailar River contributed the majority (99.74 %, ∼15.05 kg/year) of the PFAS mass flux. This is the first study showing PFAS contamination in Hulun Lake and the results suggest that long term monitoring is needed for the effective control of PFAS pollution in this typical cold and arid region of China.

One-dimensionalcarbon nanotube field-effect transistors (CNFETs) have offered a solution for obtaining high transistor performance in a compatible low-temperature BEOL process, enabling monolithic 3D integration benefits for more functional circuits. Currently, CNT transistors need to further improve their performance with a more stable process and explore the most suitable circuit application scene. In this study, we successfully enhanced the performance of CNFETs through special Y2O3 film passivation and vacuum annealing processes. The on-state current of the optimized device was improved by $36.6\times $ compared to the device without these processes. Besides, the subthreshold swing (SS) was notably reduced from 259 mV/dec to 215 mV/dec and the threshold voltage was decreased from 2.02 V to 1.79 V due to the reduction of the interface state. Meanwhile, the devices’ optoelectronic characteristics were significantly improved and exhibited a $72\times $ increase in $\Delta $ Ids under identical illumination. With an improved annealing process, the $\Delta $ Ids were further increased to $231\times $ compared to the original device because of the reduction of defects within the device. Finally, the tentative Morse code communication applications all by the optimized CNFETs were obtained. These technologies and functional implementations provided a promising approach for future 3D functional communication systems with CNT technology.

Abstract This study aims to promote the protection and inheritance of cultural heritage in private gardens in the Jiangnan area of China. By establishing a precise visual labeling system and accelerating the construction of a database for private garden features, we deepen the understanding of garden design philosophy. To this end, we propose an improved Jiangnan private garden recognition model based on You Only Look Once (YOLO) v8. This model is particularly suitable for processing garden environments with characteristics such as single or complex structures, rich depth of field, and cluttered targets, effectively enhancing the accuracy and efficiency of object recognition. This design integrates the Diverse Branch Block (DBB), Bidirectional Feature Pyramid Network (BiFPN), and Dynamic Head modules (DyHead) to optimize model accuracy, feature fusion, and object detection representational capability, respectively. The enhancements elevated the model's accuracy by 8.7%, achieving a mean average precision (mAP@0.5) value of 57.1%. A specialized dataset, comprising 4890 images and encapsulating various angles and lighting conditions of Jiangnan private gardens, was constructed to realize this. Following manual annotation and the application of diverse data augmentation strategies, the dataset bolsters the generalization and robustness of the model. Experimental outcomes reveal that, compared to its predecessor, the improved model has witnessed increments of 15.16%, 3.25%, and 11.88% in precision, mAP0.5, and mAP0.5:0.95 metrics, respectively, demonstrating exemplary performance in the accuracy and real-time recognition of garden target elements. This research not only furnishes robust technical support for the digitization and intelligent research of Jiangnan private gardens but also provides a potent methodological reference for object detection and classification research in analogous domains.

Utilizing machine vision technology based on YOLOv5, a six-axis robot can quickly identify and classify targets. However, when the YOLOv5 model is used for the recognition and grasping of small workpieces, issues such as low precision and missed detections frequently occur. This paper proposes an enhanced object recognition algorithm, integrating a CBAM attention module and an improved loss function into YOLOv5 to control the hand–eye coordination of the six-axis robot during grasping. The CBAM attention module is incorporated into the backbone network of YOLOv5 to enhance its feature extraction capabilities, while the original loss function is modified to accelerate convergence and improve regression accuracy. An experimental platform for six-axis robot hand–eye coordination grasping was built, and grasping experiments were conducted. The proposed method significantly improves the robot’s grasping accuracy, with a 99.59% mAP0.5 and a 90.83% successful grasping rate, effectively addressing the challenges of low accuracy and missed detections in traditional systems.

Summary: The optimization of the CRISPR-Cas9 system for enhancing editing efficiency holds significant value in scientific research. In this study, we optimized single guide RNA and Cas9 promoters of the CRISPR-Cas9 vector and established an efficient protoplast isolation and transient transformation system in Eustoma grandiflorum, and we successfully applied the modified CRISPR-Cas9 system to detect editing efficiency of the EgPDS gene. The activity of the EgU6-2 promoter in E. grandiflorum protoplasts was approximately three times higher than that of the GmU6 promoter. This promoter, along with the EgUBQ10 promoter, was applied in the CRISPR-Cas9 cassette, the modified CRISPR-Cas9 vectors that pEgU6-2::sgRNA-2/pEgUBQ10::Cas9-2 editing efficiency was 37.7%, which was 30.3% higher than that of the control, and the types of mutation are base substitutions, small fragment deletions and insertions. Finally we obtained an efficient gene editing vector for E. grandiflorum. This project provides an important technical platform for the study of gene function in E. grandiflorum.

Phenylurea herbicides (PUHs) present one of the most important herbicides, which have cause serious effects on ecological environment and humans. Nowadays enzyme strategy shows great advantages in degradation of PUHs. Here density functional theory (DFT), quantitative structure − activity relationship (QSAR) and quantum mechanics/molecular mechanics (QM/MM) approaches are used to investigate the degradation mechanism of PUHs catalyzed by P450 enzymes. Two successive N-demethylation pathways are identified and two hydrogen abstraction (H-abstraction) reaction pathways are identified as the rate-determining step through high-throughput DFT calculations. The Boltzmann-weighted average energy barrier of the second H-abstraction pathway (19.95 kcal/mol) is higher than that of the first H-abstraction pathway (16.80 kcal/mol). Two QSAR models are established to predict the energy barriers of the two H-abstraction pathways based on the quantum chemical descriptors and mordred molecular descriptors. The determination coefficient (R2) values of QSAR models are > 0.9, which reveal that the established QSAR models have great predictive capability. QM/MM calculations indicate that human P450 enzymes are more efficient in degradation of PUHs than crop and weed P450 enzymes. Correlations between energy barriers and key structural/charge parameters are revealed and key parameters that have influence on degradation efficiency of PUHs are identified. This study provides lateral insights into the biodegradation strategy and removal method of PUHs and valuable information for designing or engineering of highly efficient degradation enzymes and genetically modified crops.

Net Primary Productivity (NPP) is a critical metric for assessing terrestrial carbon sequestration and ecosystem health. While advancements in NPP modeling have enabled estimation at various scales, hidden anomalies within NPP time series necessitate further investigation to understand the driving forces. This study focuses on Shandong Province, China, generating a high-resolution (250 m) monthly NPP product for 2000–2019 using the Carnegie–Ames–Stanford Approach (CASA) model, integrated with satellite remote sensing and ground observations. We employed the Seasonal Mann–Kendall (SMK) Test and the Breaks For Additive Season and Trend (BFAST) algorithm to differentiate between gradual declines and abrupt losses, respectively. Beyond analyzing land use and land cover (LULC) transitions, we utilized Random Forest models to elucidate the influence of environmental factors on NPP changes. The findings revealed a significant overall increase in annual NPP across the study area, with a moderate average of 503.45 gC/(m2·a) during 2000–2019. Although 69.67% of the total area displayed a substantial monotonic increase, 3.89% of the area experienced abrupt NPP losses, and 8.43% exhibited gradual declines. Our analysis identified LULC transitions, primarily driven by urban expansion, as being responsible for 55% of the abrupt loss areas and 33% of the gradual decline areas. Random Forest models effectively explained the remaining areas, revealing that the magnitude of abrupt losses and the intensity of gradual declines were driven by a complex interplay of factors. These factors varied across vegetation types and change types, with explanatory variables related to vegetation status and climatic factors—particularly precipitation—having the most prominent influence on NPP changes. The study suggests that intensified land use and extreme climatic events have led to NPP diminishment in Shandong Province. Nevertheless, the prominent positive vegetation growth trends observed in some areas highlight the potential for NPP enhancement and carbon sequestration through targeted management strategies.

Silicon nanowire field effect (SiNW-FET) biosensors have been successfully used in the detection of nucleic acids, proteins and other molecules owing to their advantages of ultra-high sensitivity, high specificity, and label-free and immediate response. However, the presence of the Debye shielding effect in semiconductor devices severely reduces their detection sensitivity. In this paper, a three-dimensional stacked silicon nanosheet FET (3D-SiNS-FET) biosensor was studied for the high-sensitivity detection of nucleic acids. Based on the mainstream Gate-All-Around (GAA) fenestration process, a three-dimensional stacked structure with an 8 nm cavity spacing was designed and prepared, allowing modification of probe molecules within the stacked cavities. Furthermore, the advantage of the three-dimensional space can realize the upper and lower complementary detection, which can overcome the Debye shielding effect and realize high-sensitivity Point of Care Testing (POCT) at high ionic strength. The experimental results show that the minimum detection limit for 12-base DNA (4 nM) at 1 × PBS is less than 10 zM, and at a high concentration of 1 µM DNA, the sensitivity of the 3D-SiNS-FET is approximately 10 times higher than that of the planar devices. This indicates that our device provides distinct advantages for detection, showing promise for future biosensor applications in clinical settings.

Artificial synapses are key elements in building bioinspired, neuromorphic computing systems. Ferroelectric field‐effect transistors (FeFETs) with excellent controllability and complementary metal oxide semiconductor (CMOS) compatibility are favorable to achieving synaptic functions with low power consumption and high scalability. However, because of the only nonvolatile ferroelectric (Fe) characteristics in the FeFET, it is difficult to develop bioplausible short‐term synaptic elements for spatiotemporal information processing. By judiciously combining defects (DE) and Fe domains in gate stacks, a compact artificial synapse featuring spatiotemporal information processing on a single Fe–DE fin FET (FinFET) is proposed. The devices are designed to work in a separate DE mode to induce short‐term plasticity by spontaneous charge detrapping, and a hybrid Fe–DE mode to trigger long‐term plasticity through the coupling of defects and Fe domains. The capability of the compact synapse is demonstrated by differentiating 16 temporal inputs. Moreover, the highly controllable static electricity of advanced FinFETs leads to an ultralow power of 2 fJ spike−1. An all Fe–DE FinFET reservoir computing (RC) system is then constructed that achieves a recognition accuracy of 97.53% in digit classification. This work enables constructing RC systems with fully advanced CMOS‐compatible devices featuring highly energy‐efficient and low‐hardware systems.

Abstract In this work, extremely thin silicon-on-insulator field effective transistors (ETSOI FETs) are fabricated with an ultra-thin 3 nm ferroelectric (FE) hafnium zirconium oxides (Hf0.5Zr0.5O2) layer. Furthermore, the subthreshold characteristics of the devices with double gate modulation are investigated extensively. Contributing to the advantages of the back-gate voltage coupling effects, the minimum subthreshold swing (SS) value of a 40 nm ETSOI device could be adjusted from the initial 80.8–50 mV/dec, which shows ultra-steep SS characteristics. To illustrate this electrical character, a simple analytical model based on the transient Miller model is demonstrated. This work shows the feasibility of FE ETSOI FET for ultra-low-power applications with dynamic threshold adjustment.

Recently there are increasing interests in accurately evaluating the health effects of heterocyclic PAHs. However, the activation mechanism and possible metabolites of heterocyclic PAHs catalyzed by human CYP1A1 is still elusive to a great extent. Here, leveraged to high level QM/MM calculations, the corresponding activation pathways of a representative heterocyclic PAHs, carbazole, were systematically explored. The first stage is electrophilic addition or hydrogen abstraction from N-H group. Electrophilic addition was evidenced to be more feasible and regioselectivity at C3 and C4 sites were identified. Correlations between energy barriers and key structural/electrostatic parameters reveal that O-Cα distance and Fe-O-Cα angle are the main origin for the catalytic regioselectivity. Electrophilic addition was determined as the rate-determining step and the subsequent possible reactions include epoxidation, NIH shift (the hydrogen migration from the site of hydroxylation to the adjacent carbon) and proton shuttle. The corresponding products are epoxides, ketones and hydroxylated carbazoles, respectively. The main metabolites (hydroxylated carbazoles) are estimated to be more toxic than carbazole. The regioselectivity of carbazole activated by CYP1A1 is different from the environmental processes (gas and aqueous phase). Collectively, these results will inform the in-depth understanding the metabolic processes of heterocyclic PAHs and aid the accurate evaluation of their health effects.

The air quality in China has been improved substantially, however fine particulate matter (PM2.5) still remain at a high level in many areas. PM2.5 pollution is a complex process that is attributed to gaseous precursors, chemical, and meteorological factors. Quantifying the contribution of each variable to air pollution can facilitate the formulation of effective policies to precisely eliminate air pollution. In this study, we first used decision plot to map out the decision process of the Random Forest (RF) model for a single hourly data set and constructed a framework for analyzing the causes of air pollution using multiple interpretable methods. Permutation importance was used to qualitatively analyze the effect of each variable on PM2.5 concentrations. The sensitivity of secondary inorganic aerosols (SIA): SO42-, NO3- and NH4+ to PM2.5 was verified by Partial dependence plot (PDP). Shapley Additive Explanation (Shapley) was used to quantify the contribution of drivers behind the ten air pollution events. The RF model can accurately predict PM2.5 concentrations, with determination coefficient (R2) of 0.94, root mean square error (RMSE) and mean absolute error (MAE) of 9.4 μg/m3 and 5.7 μg/m3, respectively. This study revealed that the order of sensitivity of SIA to PM2.5 was NH4+＞NO3-＞SO42-. Fossil fuel and biomass combustion may be contributing factors to air pollution events in Zibo in 2021 autumn–winter. NH4+ contributed 19.9–65.4 μg/m3 among ten air pollution events (APs). K, NO3-, EC and OC were the other main drivers, contributing 8.7 ± 2.7 μg/m3, 6.8 ± 7.5 μg/m3, 3.6 ± 5.8 μg/m3 and 2.5 ± 2.0 μg/m3, respectively. Lower temperature and higher humidity were vital factors that promoted the formation of NO3-. Our study may provide a methodological framework for precise air pollution management.

Abstract Exosomes are highly important in clinical diagnosis due to their high homology with their parental cells. However, conventional exosome detection methods still face the challenges of expensive equipment, low sensitivity, and complex procedures. Field effect transistors (FETs) are not only the most essential electronic component in the modern microelectronics industry but also show great potential for biomolecule detection owing to the advantages of rapid response, high sensitivity, and label-free detection. In this study, we proposed a Si nanowire field-effect transistor (Si-NW Bio-FET) device chemically modified with specific antibodies for the electrical and label-free detection of exosomes. The Si-NW FETs were fabricated by standard microelectronic processes with 45 nm width nanowires and packaged in a polydimethylsiloxane (PDMS) microfluidic channel. The nanowires were further modified with the specific CD63 antibody to form a Si-NW Bio-FET. The use of the developed Si-NW Bio-FET for the electrical and label-free detection of exosomes was successfully demonstrated with a limit of detection (LOD) of 2159 particles/mL. In contrast to other technologies, in this study, Si-NW Bio-FET provides a unique strategy for directly quantifying and real-time detecting exosomes without labeling, indicating its potential as a tool for the early diagnosis of cancer.

A new approach of narrowing sub-fin with little extra process cost for suppressing parasitic-channel-effect (PCE) on vertically-stacked horizontal gate-all-around (GAA) Si nanosheet field-effect-transistors (NS-FETs) is proposed. The proposed sub-fin design demonstrates systematical technical advantages by calibrated 3D TCAD simulation, including 70% reduction in sub-channel gate-induced drain leakage (GIDL) current, over 20% promotion for on-off current ratio ( $\text{I}_{\mathrm{ on}}/\text{I}_{\mathrm{ off}}$ ) as well as improvement in sub-threshold slope (SS). The revealed narrow sub-fin offers nearly 10% on-state current promotion and gate controllability improvement for the NS-FETs with relatively lower ground-plane-concentration. The narrow sub-fin technique provides a new approach for suppressing PCE in the NS-FETs and indicates a promising supplementary technology adopted for the optimization of NS-FET fabrication process in sub-3nm technology node.

Plants have the potency to regenerate adventitious roots from aerial organs after detachment. In Arabidopsis thaliana, de novo root regeneration (DNRR) from leaf explants is triggered by wounding signaling that rapidly induces the expression of the ETHYLENE RESPONSE FACTOR (ERF) transcription factors ERF109 and ABR1 (ERF111). In turn, the ERFs promote the expression of ASA1, an essential enzyme of auxin biosynthesis, which contributes to rooting by providing high levels of auxin near the wounding side of the leaf. Here, we show that the loss of the epigenetic regulator ULTRAPETALA1 (ULT1), which interacts with Polycomb and Trithorax Group proteins, accelerates and reinforces adventitious root formation. Expression of ERF109 and ASA1 was increased in ult1 mutants, whereas ABR1 was not significantly changed. Cultivation of explants on media with exogenous auxin equates adventitious root formation in wild-type with ult1 mutants, suggesting that ULT1 negatively regulates DNRR by suppressing auxin biosynthesis. Based on these findings, we propose that ULT1 is involved in a novel mechanism that prevents overproliferation of adventitious roots during DNRR.

Lignin is one of the most important secondary metabolites and essential to the formation of cell walls. Changes in lignin biosynthesis have been reported to be associated with environmental variations and can influence plant fitness and their adaptation to abiotic stresses. However, the molecular mechanisms underlying this association remain unclear. In this study, we evaluated the relations between the lignin biosynthesis and environmental factors and explored the role of epigenetic modification (DNA methylation) in contributing to these relations if any in natural birch. Significantly negative correlations were observed between the lignin content and temperature ranges. Analyzing the transcriptomes of birches in two habitats with different temperature ranges showed that the expressions of genes and transcription factors (TFs) involving lignin biosynthesis were significantly reduced at higher temperature ranges. Whole-genome bisulfite sequencing revealed that promoter DNA methylation of two NAC-domain TFs, BpNST1/2 and BpSND1, may be involved in the inhibition of these gene expressions, and thereby reduced the content of lignin. Based on these results we proposed a DNA methylation-mediated lignin biosynthesis model which responds to environmental factors. Overall, this study suggests the possibility of environmental signals to induce epigenetic variations that result in changes in lignin content, which can aid to develop resilient plants to combat ongoing climate changes or to manipulate secondary metabolite biosynthesis for agricultural, medicinal, or industrial values.

Abstract Background Histone methylation occurs primarily on lysine residues and requires a set of enzymes capable of reading, writing, and erasing to control its establishment and deletion, which is essential for maintaining chromatin structure and gene expression. Histone methylation and demethylation are contributed to plant growth and development, and are involved in adapting to environmental stresses. The JmjC domain-containing proteins are extensively studied for their function in histone lysine demethylation in plants, and play a critical role in sustaining histone methylation homeostasis. Results In this study, a total of 21 JmjC domain-containing histone demethylase proteins (JHDMs) in birch were identified and classified into five subfamilies based on structural characteristics and phylogenetic relationships among Arabidopsis, rice, maize, and birch. Although the BpJMJ genes displayed significant schematic variation, their distribution on the chromosomes is relatively uniform. Xanthoceras sorbifolium (yellowhorn) is originated in China and is a unique tree in northern China. Yellowhorn is very popular because of the gradual color change of its flower at different flower developmental stages. During flowering development, the color at the base of yellowhorn flower petals gradually changes from yellow to purple. The mechanism of this miraculous phenomenon is still unclear. Here we show that anthocyanin accumulation during flowering development is the main reason for this color change. RT-PCR results show that the expression level of a variety of anthocyanin biosynthesis genes changes in different flower developmental stages. Realtime results show that the expression changes of these anthocyanin biosynthesis genes are positively regulated by a cluster of R2R3-MYB transcription factor genes, XsMYB113s. Furthermore, the DNA methylation analysis showed that CHH methylation status on the transposon element near the XsMYB113-1 influence its transcript level during flowering development. Our results suggest that dynamic epigenetic regulation of the XsMYB113-1 leads to the accumulation of anthocyanins during yellowhorn flower color change. These findings reemphasize the role of epigenetic regulation in flower development and provide a foundation for further studies of epigenetic regulation in long-lived woody perennials.

Gate-all-around (GAA) structures are important for future logic devices and 3D-DRAM. Inner-spacer cavity etching and channel release both require selective etching of Si0.7Ge0.3. Increasing the number of channel-stacking layers is an effective way to improve device current-driving capability and storage density. Previous work investigated ICP selective etching of a three-cycle Si0.7Ge0.3/Si multilayer structure and the related etching effects. This study focuses on the dry etching of a 15-cycle Si0.7Ge0.3/Si multilayer structure and the associated etching effects, using simulation and experimentation. The simulation predicts the random effect of lateral etching depth and the asymmetric effect of silicon nanosheet damage on the edge, both of which are verified by experiments. Furthermore, the study experimentally investigates the influence and mechanism of pressure, power, and other parameters on the etching results. Research on these etching effects and mechanisms will provide important points of reference for the dry selective etching of Si0.7Ge0.3 in GAA structures.

Acute kidney injury (AKI) is a frequently occurring severe disease with high mortality. Cystatin C (Cys-C), as a biomarker of early kidney failure, can be used to detect and prevent acute renal injury. In this paper, a biosensor based on a silicon nanowire field-effect transistor (SiNW FET) was studied for the quantitative detection of Cys-C. Based on the spacer image transfer (SIT) processes and channel doping optimization for higher sensitivity, a wafer-scale, highly controllable SiNW FET was designed and fabricated with a 13.5 nm SiNW. In order to improve the specificity, Cys-C antibodies were modified on the oxide layer of the SiNW surface by oxygen plasma treatment and silanization. Furthermore, a polydimethylsiloxane (PDMS) microchannel was involved in improving the effectiveness and stability of detection. The experimental results show that the SiNW FET sensors realize the lower limit of detection (LOD) of 0.25 ag/mL and have a good linear correlation in the range of Cys-C concentration from 1 ag/mL to 10 pg/mL, exhibiting its great potential in the future real-time application.

Abstract Frogs are characterized by their outstanding jumping ability, depending on the rapid extension of hindlimbs to propel their bodies into air. A typical jumping cycle could be broken into four phases: preparation, takeoff, flight, and landing. Considerable research has been performed to discuss the function of hindlimbs of frogs during takeoff phase, whereas the literature of limbs' motion in jumping between different species was limited. To profile the evolution of locomotion in anurans, it is necessary to investigate on the motion of fore‐ and hindlimbs of frogs within different taxa. In this work, we put forward a detailed description of jumping behavior of two frog species, Rana dybowskii and Xenopus laevis. High‐speed cameras were used to explore the movement of different joints in fore‐ and hindlimbs of these two animals, and kinematic analysis was operated to identify both homologous behaviors and significant differences between them. We found that the Rana dybowskii's fore‐ and hindlimbs had good cooperation during jumping, while the Xenopus laevis' uncooperative behavior in limbs may give a functional explanation for the deficiency in terrestrial jumping; besides, the R. dybowskii's landing followed the “hands‐belly‐feet slap” strategy, and Xenopus laevis had clumsy landing with “belly‐flops” sequence. The result gained here clarifies the cooperation behavior of anuran limbs and may supply a new insight into our understanding of the anuran's evolution.

Abstract A charge‐trapping memory (CTM) field effect transistor (FET) featured with an Hf1.5Gd2O6 charge trapping layer and thin MoS2 channel are fabricated. Benefit from high defect densities of the Hf1.5Gd2O6 film, large memory windows are achieved under low operating voltages (2.3 V@4 V, 3.1 V@5 V and 3.6 V@6 V), which distinctly outperform previously reported CTMs. In addition, high programming/erase (P/E) speeds, good data retention and endurance characteristics are experimentally demonstrated. The results demonstrate a feasibility of CTM FET with an HfGdO charge trapping layer and thin MoS2 channel for ultra‐low power memory devices application.

Nitropolycyclic aromatic hydrocarbons (NPAHs) present one of the most important airborne pollutants. Recent studies have shown that one of the most abundant NPAHs, 2-Nitrofluorene (NF), was supposed to be converted to endocrine-disrupting metabolites by cytochrome P450 1A1 (CYP1A1) in human cells. However, the mechanism is still largely unexplored. Here the metabolic activation and transformation mechanism of NF catalyzed by CYP1A1 were systematically studied with the aid of Molecular Dynamics, Density Functional Theory and Quantum Mechanics/Molecular Mechanics techniques. We evidence that CYP1A1 can activate NF through two elementary processes: (i) electrophilic addition (12.4 kcal·mol−1) or hydrogen abstraction (38.2 kcal·mol−1) and (ii) epoxidation (5.9 and 8.7 kcal·mol−1) or NIH shift (12.5 and 14.9 kcal·mol−1) or proton shuttle (12.1 kcal·mol−1). Electrophilic addition was found to be the rate-determining step while epoxidation rather than NIH shift or proton shuttle is the more feasible pathway after electrophilic addition. Metabolites 6,7-epoxide-2-nitrofluorene and 7,8-epoxide-2-nitrofluorene were identified as the major epoxidation products. Epoxides are unstable and easy to react with hydrated hydrogen ions and hydroxyls to produce endocrine disrupter 7-hydroxy-2-nitrofluorene. Toxic analysis shows that some of the metabolites are more toxic to model aquatic organisms (e.g. Green algea) than NF. Binding affinity analysis to human sex hormone binding globulin reveals that NF metabolites all have endocrine-disrupting potential. This study provides a comprehensive understanding on the biotransformation process of NF and may aid future studies on various NPAHs activation catalyzed by human P450 enzyme.

Abstract Background Soybean is an important legume crop and has significant agricultural and economic value. Previous research has shown that the AT-Hook Motif Nuclear Localized (AHL) gene family is highly conserved in land plants, playing crucial roles in plant growth and development. To date, however, the AHL gene family has not been studied in soybean. Results To investigate the roles played by the AHL gene family in soybean, genome-wide identification, expression patterns and gene structures were performed to analyze. We identified a total of 63 AT-hook motif genes, which were characterized by the presence of the AT-hook motif and PPC domain in soybean. The AT-hook motif genes were distributed on 18 chromosomes and formed two distinct clades (A and B), as shown by phylogenetic analysis. All the AHL proteins were further classified into three types (I, II and III) based on the AT-hook motif. Type-I was belonged to Clade-A, while Type-II and Type-III were belonged to Clade-B. Our results also showed that the main type of duplication in the soybean AHL gene family was segmented duplication event. To discern whether the AHL gene family was involved in stress response in soybean, we performed cis-acting elements analysis and found that AHL genes were associated with light responsiveness, anaerobic induction, MYB and gibberellin-responsiveness elements. This suggest that AHL genes may participate in plant development and mediate stress response. Moreover, a co-expression network analysis showed that the AHL genes were also involved in energy transduction, and the associated with the gibberellin pathway and nuclear entry signal pathways in soybean. Transcription analysis revealed that AHL genes in Jack and Williams82 have a common expression pattern and are mostly expressed in roots, showing greater sensitivity under drought and submergence stress. Hence, the AHL gene family mainly reacts on mediating stress responses in the roots and provide comprehensive information for further understanding of the AT-hook motif gene family-mediated stress response in soybean. Conclusion Sixty-three AT-hook motif genes were identified in the soybean genome. These genes formed into two distinct phylogenetic clades and belonged to three different types. Cis-acting elements and co-expression network analyses suggested that AHL genes participated in significant biological processes. This work provides important theoretical basis for the understanding of AHLs biological functions in soybean.

Abstract Robust mechanical property is fundamentally significant for applications of nano‐materials, such as micro‐fluidic, sensor, superhydrophobic/ icephobic, and crush‐resistant functions. However, the nano‐materials used in the applications are always easily ruined due to the poor adhesion and weak mechanical properties. To enhance the nano‐materials’ duration in hash environment, a strategy of robust nano‐topography protection is studied in this paper. In our experiment, a series of multi‐level sub‐mm topography with nano‐materials are fabricated by integrating the methods of soft lithography, and crystal growth. The mechanical properties of nano‐materials are quantitatively studied, and the nano‐material can be protected by the designed flexible multi‐level topography, which significantly decreases the strain and stress of the nano‐structure. To investigate the mechanism of this performance, a series of simulations are performed, and a mechanical model is established to explain this phenomenon. This work uncovers the multi‐level principles for nano‐materials protection and gives a guideline to design the nano‐materials’ surfaces.

Soybean (Glycine max) is a staple crop and a major source of vegetable protein and vegetable oil. The growth of soybean is dramatically inhibited by salt stress, especially by the excessive toxic Na+. Salt Overly Sensitive 1 (SOS1) is the only extensively characterized Na+ efflux transporter in multiple plant species so far. However, the role of GmSOS1 in soybean salt stress responses remains unclear. Herein, we created three gmsos1 mutants using the CRISPR-Cas9 system in soybean. We found a significant accumulation of Na+ in the roots of the gmsos1 mutants, resulting in the imbalance of Na+ and K+, which links to impaired Na+ efflux and increased K+ efflux in the roots of the gmsos1 mutants under salt stress. Compared to the wild type, our RNA-seq analysis revealed that the roots of the gmsos1-1 showed preferential up and downregulation of ion transporters under salt stress, supporting impaired stress detection or an inability to develop a comprehensive response to salinity in the gmsos1 mutants. Our findings indicate that the plasma membrane Na+/H+ exchanger GmSOS1 plays a critical role in soybean salt tolerance by maintaining Na+ homeostasis and provides evidence for molecular breeding to improve salt tolerance in soybean and other crops.

Accurate monitoring of blood glucose levels is crucial for the diagnosis of diabetes patients. In this paper, we proposed a simple “mixed-catalyzer layer” modified silicon nanowire field-effect transistor biosensor that enabled direct detection of glucose with low-charge in high ionic strength solutions. A stable screening system was established to overcome Debye screening effect by forming a porous biopolymer layer with polyethylene glycol (PEG) modified on the surface of SiNW. The experimental results show that when the optimal ratio (APTMS:silane-PEG = 2:1) modified the surface of silicon nanowires, glucose oxidase can detect glucose in the concentration range of 10 nM to 10 mM. The sensitivity of the biosensor is calculated to be 0.47 μAcm−2mM−1, its fast response time not exceeding 8 s, and the detection limit is up to 10 nM. This glucose sensor has the advantages of high sensitivity, strong specificity and fast real-time response. Therefore, it has a potential clinical application prospect in disease diagnosis.

Attempts have been made to incorporate remote sensing techniques and in situ observations for enhanced water quality assessments. Estimations of nonoptical indicators sensitive to water environment changes, however, have not been fully studied, mainly due to complex nonlinear relationships between the observed values and surface reflectance. In this study, we applied a novel deep learning approach driven by a range of spectral properties to retrieve 6-year changes in water quality variables, i.e., Chl-a, BOD, TN, CODMn, NH3-N, and TP, on a monthly basis between 2013 and 2018 at Dongping Lake, an impounded lake located in the Yellow River in China. Band arithmetic was used to compute 26 predictors from Landsat 8 OLI imagery for model inputs. The results showed generally strong agreement between in situ and ConvLSTM-derived lake variables, generating R2 of 0.92, 0.88, 0.84, 0.80, 0.83, and 0.77 for TN, NH3-N, CODMn, Chl-a, TP, and BOD, which suggest good performance of the developed model. We then used statistical analysis to identify the spatial and temporal heterogeneity. The framework established in this study has applications in effective water quality monitoring and serves as an alarming tool for water-environment management in the complex inland lake waters.

To allow the use of molybdenum disulfide (MoS2) in mainstream Si CMOS manufacturing processes for improved future scaling, a novel MoS2 transistor with a 10-nm physical gate length created using a p-type doped Si fin as the back-gate electrode is presented. The fabrication technology of the ultra-small MoS2 device shows fully process compatibility with conventional Si-FinFET process flow and it is also the first time to realize the large-scale fabrication of the arrayed MoS2 transistors with 10-nm gate lengths. The fabricated ultrathin transistors, consisting of 10-nm gate length and 0.7-nm monolayer CVD MoS2, exhibit good switching characteristics and the average drain current on/off ratio reaches to over 106. This technology provides a promising approach for future CMOS scaling with large scale new 2-D material transistors.

In this study, we report a pH-responsive hydrogel-modified silicon nanowire field-effect transistor for pH sensing, whose modification is operated by spin coating, and whose performance is characterized by the electrical curve of field-effect transistors. The results show that the hydrogel sensor can measure buffer pH in a repeatable and stable manner in the pH range of 3–13, with a high pH sensitivity of 100 mV/pH. It is considered that the swelling of hydrogel occurring in an aqueous solution varies the dielectric properties of acrylamide hydrogels, causing the abrupt increase in the source-drain current. It is believed that the design of the sensor can provide a promising direction for future biosensing applications utilizing the excellent biocompatibility of hydrogels.

PP2C protein phosphatase family is one of the largest gene families in the plant genome. Many PP2C family members are involved in the regulation of abiotic stress. We found that BpPP2C1 gene has highly up-regulated in root under salt stress in Betula platyphylla. Thus, transgenic plants of Betula platyphylla with overexpression and knockout of BpPP2C1 gene were generated using a zygote transformation system. Under NaCl stress treatment, we measured the phenotypic traits of transgenic plants, chlorophyll-fluorescence parameters, peroxidase (POD) activity, superoxide dismutase (SOD) activity, and malondialdehyde (MDA) content. We found that BpPP2C1 overexpressed lines showed obvious salt tolerance, while BpPP2C1 knocked out plants were sensitive to salt stress. Transcriptome analysis identified significantly amount of differentially expressed genes associated with salt stress in BpPP2C1 transgenic lines, especially genes in abscisic acid signaling pathway, flavonoid biosynthetic pathway, oxidative stress and anion transport. Functional study of BpPP2C1 in Betula platyphylla revealed its role in salt stress.

Heavy metals are non-biodegradable and carcinogenic pollutants with great bio-accumulation potential. Their ubiquitous occurrence in water and soils has caused serious environmental concerns. Effective strategies that can eliminate the heavy metal pollution are urgently needed. Here the adsorption potential of seven heavy metal cations (Cd2+, Cu2+, Fe3+, Hg2+, Mn2+, Ni2+ and Zn2+) with 20 amino acids was systematically investigated with Density Functional Theory method. The binding energies calculated at B3LYP-D3/def2TZVP level showed that the contribution order of amino acid side chains to the binding affinity was carboxyl > benzene ring > hydroxyl > sulfhydryl > amino group. The affinity order was inversely proportional to the radius and charge transfer of heavy metal cations, approximately following the order of: Ni2+ > Fe3+ > Cu2+ > Hg2+ > Zn2+ > Cd2+ > Mn2+. Compared to the gas-phase in other researches, the water environment has a significant influence on structures and binding energies of the heavy metal and amino acid binary complexes. Collectively, the present results will provide a basis for the design of a chelating agent (e.g., adding carboxyl or a benzene ring) to effectively remove heavy metals from the environment.

In this paper, the fabrication and electrical performance optimization of a four-levels vertically stacked Si0.7Ge0.3 channel nanowires gate-all-around transistor are explored in detail. First, a high crystalline quality and uniform stacked Si0.7Ge0.3/Si film is achieved by optimizing the epitaxial growth process and a vertical profile of stacked Si0.7Ge0.3/Si fin is attained by further optimizing the etching process under the HBr/He/O2 plasma. Moreover, a novel ACT@SG-201 solution without any dilution at the temperature of 40 °C is chosen as the optimal etching solution for the release process of Si0.7Ge0.3 channel. As a result, the selectivity of Si to Si0.7Ge0.3 can reach 32.84 with a signature of “rectangular” Si0.7Ge0.3 extremities after channel release. Based on these newly developed processes, a 4-levels vertically stacked Si0.7Ge0.3 nanowires gate-all-around device is prepared successfully. An excellent subthreshold slope of 77 mV/dec, drain induced barrier-lowering of 19 mV/V, Ion/Ioff ratio of 9 × 105 and maximum of transconductance of ~83.35 μS/μm are demonstrated. However, its driven current is only ~38.6 μA/μm under VDS = VGS = −0.8 V due to its large resistance of source and drain (9.2 × 105 Ω). Therefore, a source and drain silicide process is implemented and its driven current can increase to 258.6 μA/μm (about 6.7 times) due to the decrease of resistance of source and drain to 6.4 × 104 Ω. Meanwhile, it is found that a slight increase of leakage after the silicide process online results in a slight deterioration of the subthreshold slope and Ion/Ioff ratio. Its leakage performance needs to be further improved through the co-optimization of source and drain implantation and silicide process in the future.

We present a comprehensive theoretical investigation of the quantum confinement limited mobility in the Si1-xGex-channel gate-all-around nanosheet field effect transistor for 5-nm node. The study encompasses physics-based quantum mechanical models both for P and NMOS with specified channel/wafer orientations and channel thicknesses: (1) k.p model with Poisson solver for band structures, bandgap variations, and confined charge distributions; (2) Kubo-greenwood model for low field mobility with considering surface roughness and stress; (3) multisub-band Boltzmann transport equation based on a state-of-the-art phase space approach is employed to evaluate device IV characteristics; and (4) the threshold voltage (VT) variations with different channel/wafer orientations are also evaluated. Our simulation study shows that {110} wafer Ge channel can be an attractive option for 5-nm node pMOS, and Si is still promising for nMOS due to strong quantum confinement in Ge channel.

Epigenetic variation underlies various aspects of phenotypic diversity of plants. Here, He et al show a naturally occurring epiallele controls Arabidopsis leaf senescence by regulating the expression of PHEOPHYTIN PHEOPHORBIDE HYDROLASE (PPH), and is associated with local climate adaptation.

Soybean is one of the most important legumes, providing high-quality protein for humans. The caffeic acid O-methyltransferase (COMT) gene has previously been demonstrated to be a critical gene that regulates lignin production in plant cell walls and plays an important function in plant growth and development. However, the COMT gene family has not been studied in soybeans. In this study, 55 COMT family genes in soybean were identified by phylogenetic analysis and divided into two groups, I and II. The analysis of conserved domains showed that all GmCOMTs genes contained Methyltransferase-2 domains. Further prediction of cis-acting elements showed that GmCOMTs genes were associated with growth, light, stress, and hormonal responses. Eventually, based on the genomic data of soybean under different stresses, the results showed that the expression of GmCOMTs genes was different under different stresses, such as salt and drought stress. This study has identified and characterized the COMT gene family in soybean, which provides an important theoretical basis for further research on the biological functions of COMT genes and promotes revealing the role of GmCOMTs genes under stress resistance.

Procambarus clarkii was found to have excellent anti-wear performance against abrasive materials. To improve the wear resistance performance of the soil-engaging component of agricultural machinery, in this study, the micro-thorn and convex hull coupled geometrical structured surfaces inspired from the cephalothorax exoskeleton of the Procambarus clarkii was selected as the bionic prototype. By adopting bionic engineering techniques, three types of novel geometrical structured surfaces were proposed, which were bionic single, double and triple micro-thorn coupled convex hull surfaces (Bionic Type 2, 3 and 4, respectively). The anti-abrasive wear properties of these proposed geometrical surfaces were compared with a conventional bionic convex hull structured surface (Bionic Type 1) and a surface without any structures (smooth). Abrasive wear tests were conducted by using a rotational abrasive wear testing system. The accumulative test time was 80 h and the total wear distance was 6.09 × 105 m. By adopting the EDEM software (discrete element modeling), the Archard Wear model was selected to simulate the wear behavior of five different surfaces. In addition, the wear mechanisms of different surfaces were investigated. The results showed that the smooth surface suffered the most severe abrasive were, the abrasion loss reached 194.1 mg. The anti-abrasive properties of bionic geometric structured non-smooth surfaces were greatly improved; the reduction in terms of abrasion losses ranged between 20.4% and 94.1%, as compared with the smooth surface. The wear resistance property of micro-thorn and convex hull coupled structured surfaces were greatly improved as compared with convex hull and smooth surface. Bionic Type 3 was found to have the best anti-abrasive wear property: the abrasion loss was 11.5 mg. The wear morphology was observed by a scanning electron microscope. Smooth surface was characterized with wide, large size of grinding debris, while the bionic non-smooth surface featured narrow and small size abrasive dust. The results obtained from EDEM simulation agreed well with those of the aforementioned real scenario tests. It was revealed that the wear areas of the micro-thorn and convex hull coupled structured surface were mainly concentrated on the edge of convex hull and micro-thorn that faced the coming direction of particle flow. The geometric structure of the convex hull had beneficial effects on changing the movement behavior of particles, which means the stream of particle flow could be altered from a sliding to rolling state. Consequently, the ploughing and cutting phenomena of particles that act on the surfaces were greatly mitigated. Moreover, after being coupled with micro-thorns, the anti-abrasive wear preparty of the bionic convex hull geometrical structured surface was further improved. The rebound angle of particle flow that contacted the bionic micro-thorn coupled convex hull structured surface was greater than that of the conventional convex hull surface. Therefore, the dispersion effect of particle flow was further enhanced, since the movement behavior of the subsequent impact particle flow was altered. As a result, the wear of the bionic non-smooth surface was further reduced. This biconically inspired novel micro-thorn and convex hull coupled structured surface could provide theatrical and technical references to enhance the wear resistance performance of the soil-engaging component of agricultural machinery and mitigate the problem of abrasive wear failure.

In this paper, to solve the epitaxial thickness limit and the high interface trap density of SiGe channel Fin field effect transistor (FinFET), a four-period vertically stacked SiGe/Si channel FinFET is presented. A high crystal quality of four-period stacked SiGe/Si multilayer epitaxial grown with the thickness of each SiGe layer less than 10 nm is realized on a Si substrate without any structural defect impact by optimizing its epitaxial grown process. Meanwhile, the Ge atomic fraction of the SiGe layers is very uniform and its SiGe/Si interfaces are sharp. Then, a vertical profile of the stacked SiGe/Si Fin is achieved with HBr/O2/He plasma by optimizing its bias voltage and O2 flow. After the four-period vertically stacked SiGe/Si Fin structure is introduced, its FinFET device is successfully fabricated under the same fabrication process as the conventional SiGe FinFET. And it attains better drive current Ion, subthreshold slope (SS) and Ion/Ioff ratio electrical performance compared with the conventional SiGe channel FinFET, whose Fin height of SiGe channel is almost equal to total thickness of SiGe in the four-period stacked SiGe/Si channel FinFET. This may be attributed to that the four-period stacked SiGe/Si Fin structure has larger effective channel width (Weff) and may maintain a better quality and surface interfacial performance during the whole fabrication process. Moreover, Si channel of the stacked SiGe/Si channel turning on first also may have contribution to its better electrical properties. This four-period vertically stacked SiGe/Si channel FinFET device has been demonstrated to be a practical candidate for the future technology nodes.

Widely distributed fluorocarboxylic acids have aroused worldwide environmental concerns due to its toxicity, persistence, and bioaccumulation. Enzyme-based eco-friendly biodegradation techniques have become increasingly important in treating fluorocarboxylic acids. Here we utilized in silico and in vitro approaches to investigate the defluorination mechanism of fluoroacetate dehalogenase (FAcD) toward monofluoropropionic acids at atomic-level. The experimentally determined kcat and kM for defluorination of 2-fluoropropionic acid are 330 ± 60 min−1 and 6.12 ± 0.13 mM. The in silico results demonstrated positive/negative correlations between activation barriers and structural parameters (e.g. distance and angle) under different enzymatic conformations. We also screened computationally and tested in vitro (enzyme assay and kinetic study) the catalytic proficiency of FAcD toward polyfluoropropionic acids and perfluoropropionic acids which are known to be challenging for enzymatic degradation. The results revealed potential degradation activity of FAcD enzyme toward 2,3,3,3-tetrafluoropropionic acids. Our work will initiate the development of a new “integrated approach” for enzyme engineering to degrade environmentally persistent fluorocarboxylic acids. Novel porous chitosan microspheres were successfully produced by a freezing–lyophilization drying method in this study and were then used as adsorbents to remove a toxic iron metal, hexavalent chromium (Cr(VI)). The effects of the concentration of the chitosan solution, syringe diameter, and freezing time on the morphologies of porous chitosan microspheres were characterized. The metal ion adsorption for Cr(VI) was also studied. Results showed that freezing chitosan hydrogel beads at a temperature of −20 °C and subsequently lyophilizing the frozen structure allowed to easily obtain the porous chitosan microspheres with rough surfaces and large pores, which were more suitable for adsorption materials to remove metal ions. A chitosan solution concentration of 3% (w/v) and a syringe diameter of 500 μm allowed the porous microspheres to have a good sphericity, thinner pore walls, and small pore sizes. The adsorption capacity of porous chitosan microspheres for Cr(VI) increased with the increase in freezing time. The pH of the initial adsorption solution ranged from 3.0 to 5.0 and was beneficial to the maximum adsorption efficiency for Cr(VI). The porous chitosan microspheres prepared with 3% (w/v) chitosan solution at −20 °C for a freezing time of 72 h had a higher adsorption capacity of 945.2 mg/g for Cr(VI) than the those at 24-h and 48-h freezing times. Kinetic study showed that the adsorption process could be described by a pseudo-second order (PSO) kinetic model. The equilibrium adsorption rate constant and the adsorption amount at equilibrium for the porous chitosan microspheres increased with an increase in the freezing time, and those for the porous microspheres prepared with 3% chitosan solution at −20 °C for a 72-h freezing time were 1.83 × 10−5 g mg−1 min−1 and 1070.5 mg g−1, respectively. The porous chitosan microspheres have good potential to facilitate the separation and recycling of expensive and toxic Cr(VI) from wastewater.

HfO2-based ferroelectric materials have been widely studied for their application in ferroelectric FETs, which are compatible with conventional CMOS processes; however, problems with the material’s inherent fatigue properties have limited its potential for device application. This paper systematically investigates the effects of tensile stress and annealing temperature on the endurance and ferroelectric properties faced by Zr-doped HfO2 ferroelectric film. The remnant polarization (Pr) shows an increasing trend with annealing temperature, while the change in the coercive electric field (Ec) is not obvious in terms of the relationship with tensile stress or annealing temperature. In addition, the application of tensile stress does help to improve the endurance characteristics by about two orders of magnitude for the ferroelectric material, and the endurance properties show a tendency to be negatively correlated with annealing temperature. Overall, although the effect of stress on the ferroelectricity of a HZO material is not obvious, it has a great influence on its endurance properties and can optimize the endurance of the material, and ferroelectricity exhibits a higher dependence on temperature. The optimization of the endurance properties of HZO materials by stress can facilitate their development and application in future integrated circuit technology.

In this paper, the optimizations of vertically-stacked horizontal gate-all-around (GAA) Si nanosheet (NS) transistors on bulk Si substrate are systemically investigated. The release process of NS channels was firstly optimized to achieve uniform device structures. An over 100:1 selective wet-etch ratio of GeSi to Si layer was achieved for GeSi/Si stacks samples with different GeSi thickness (5 nm, 10 nm, and 20 nm) or annealing temperatures (≤900 °C). Furthermore, the influence of ground-plane (GP) doping in Si sub-fin region to improve electrical characteristics of devices was carefully investigated by experiment and simulations. The subthreshold characteristics of n-type devices were greatly improved with the increase of GP doping doses. However, the p-type devices initially were improved and then deteriorated with the increase of GP doping doses, and they demonstrated the best electrical characteristics with the GP doping concentrations of about 1 × 1018 cm−3, which was also confirmed by technical computer aided design (TCAD) simulation results. Finally, 4 stacked GAA Si NS channels with 6 nm in thickness and 30 nm in width were firstly fabricated on bulk substrate, and the performance of the stacked GAA Si NS devices achieved a larger ION/IOFF ratio (3.15 × 105) and smaller values of Subthreshold swings (SSs) (71.2 (N)/78.7 (P) mV/dec) and drain-induced barrier lowering (DIBLs) (9 (N)/22 (P) mV/V) by the optimization of suppression of parasitic channels and device’s structure.

A 16-nm-Lg p-type Gate-all-around (GAA) silicon nanowire (Si NW) metal oxide semiconductor field effect transistor (MOSFET) was fabricated based on the mainstream bulk fin field-effect transistor (FinFET) technology. The temperature dependence of electrical characteristics for normal MOSFET as well as the quantum transport at cryogenic has been investigated systematically. We demonstrate a good gate-control ability and body effect immunity at cryogenic for the GAA Si NW MOSFETs and observe the transport of two-fold degenerate hole sub-bands in the nanowire (110) channel direction sub-band structure experimentally. In addition, the pronounced ballistic transport characteristics were demonstrated in the GAA Si NW MOSFET. Due to the existence of spacers for the typical MOSFET, the quantum interference was also successfully achieved at lower bias.

In this paper, the poly-Si nanowire (NW) field-effect transistor (FET) sensor arrays were fabricated by adopting low-temperature annealing (600 °C/30 s) and feasible spacer image transfer (SIT) processes for future monolithic three-dimensional integrated circuits (3D-ICs) applications. Compared with other fabrication methods of poly-Si NW sensors, the SIT process exhibits the characteristics of highly uniform poly-Si NW arrays with well-controlled morphology (about 25 nm in width and 35 nm in length). Conventional metal silicide and implantation techniques were introduced to reduce the parasitic resistance of source and drain (SD) and improve the conductivity. Therefore, the obtained sensors exhibit >106 switching ratios and 965 mV/dec subthreshold swing (SS), which exhibits similar results compared with that of SOI Si NW sensors. However, the poly-Si NW FET sensors show the Vth shift as high as about 178 ± 1 mV/pH, which is five times larger than that of the SOI Si NW sensors. The fabricated poly-Si NW sensors with 600 °C/30 s processing temperature and good device performance provide feasibility for future monolithic three-dimensional integrated circuit (3D-IC) applications.

Stacked SiGe/Si structures are widely used as the units for gate-all-around nanowire transistors (GAA NWTs) which are a promising candidate beyond fin field effective transistors (FinFETs) technologies in near future. These structures deal with a several challenges brought by the shrinking of device dimensions. The preparation of inner spacers is one of the most critical processes for GAA nano-scale transistors. This study focuses on two key processes: inner spacer film conformal deposition and accurate etching. The results show that low pressure chemical vapor deposition (LPCVD) silicon nitride has a good film filling effect; a precise and controllable silicon nitride inner spacer structure is prepared by using an inductively coupled plasma (ICP) tool and a new gas mixtures of CH2F2/CH4/O2/Ar. Silicon nitride inner spacer etch has a high etch selectivity ratio, exceeding 100:1 to Si and more than 30:1 to SiO2. High anisotropy with an excellent vertical/lateral etch ratio exceeding 80:1 is successfully demonstrated. It also provides a solution to the key process challenges of nano-transistors beyond 5 nm node.

The efficient uptake is important for the xylose utilization by Saccharomyces cerevisiae. A heterogenous transporter Mgt05196p was cloned from Meyerozyma guilliermondii and expressed in Saccharomyces cerevisiae [1]. This data article contains the transport characteristics of Mgt05196p in S. cerevisiae. The fluorescence of fusion protein Mgt05196p-GFP expressing strain was located on the cell surface demonstrated that the heterogenous transporter Mgt05196p was targeted to the plasma membrane of S. cerevisiae. The expressing of Mgt05196p in the hxt null S. cerevisiae endowed the strain with the glucose and d-xylose absorption capacity, as well as expressing the native d-xylose transporter Gal2p. The transmembrane domains of Mgt05196p were predicted and compared with the XylEp, whose crystal structure was revealed. And then, the homologous modeling of Mgt05196p was built basing on the XylEp to find out the crucial amino acid residues for sugars binding and transport.
