An improved set of Scribe Line Monitors (SLMs) with high device densities have been designed for inline monitoring of Random Telegraph Noise (RTN) and transistor local mismatch. This infrastructure offers increased statistics from measurement on a single wafer with parallel Device Under Test (DUT) testing capability thereby having an efficient testing time. The characterization results from engineering silicon are presented in this paper.

This paper presents a 0.110um2Ultra Low Leakage (ULL) 6T-SRAM for Internet Of Things (lOT) application with competitive 0.7pA/cell retention leakage and $\pmb{1.45}\mathbf{mV}^{\ast}\mathbf{um}$ transistor mismatch coefficient (AVT). A back gate doping method to control the sub-threshold leakage is demonstrated on 22FDX™ (a 22nm FDSOI technology), which increases VT while maintaining the same AVT as compared to the case with no back gate doping. We demonstrate extremely low retention voltage (Vret) capability down to 0.35V on a 32Mb SRAM array with a corresponding SRAM VDD domain retention leakage of 0.9uA/Mb at 0.5V.

After the successful delivery of two mammoth deep water projects in Sabah, Shell Malaysia turned its attention to develop cost competitive solutions to further develop and generate growth for small/marginal field development. The initial focus was to develop a low cost, minimal facility platform, which meets all the HSSE and operational requirements for a marginal gas field in Sarawak. To do things differently, new but proven technology had to be utilised and for this initial low-cost development wellhead platform, solar panels were employed to generate power for the platform facilities. Electricity generated by this technology is currently limited to 1200 Watts and due to this, the design of the controls of automation systems had to morph along with this limitation. Equipment such as pumps, control and safeguarding systems had to run on 24VDC supply. A low powered integrated control and safeguarding systems, limited to a power consumption of no more than 250 watts, suitable for installation and operation in outdoor hazardous environment, with temperatures reaching 50°C, had to be employed. Due to the power supply limitation, pressurised control rooms to house controls and safeguarding systems now are a thing of the past. And the design of the wellhead control panel was optimised by minimising the number of 24VDC pumps and utilizing pressure boosting regulators to achieve the different required pressures.

This paper develops asymptotic theory for a nonlinear parametric cointegrating regression model. We establish a general framework for weak consistency that is easy to apply for various nonstationary time series, including partial sums of linear processes and Harris recurrent Markov chains. We provide limit distributions for nonlinear least square estimators, extending the previous works. We also introduce endogeneity to the model by allowing the error to be serially dependent on and cross correlated with the regressors.

Sharp upper and lower uniform bounds are established for a general class of functionals of integrated and fractionally integrated time series. The main result is used to develop optimal uniform convergence for the Nadaraya-Watson estimator and the local linear nonparametric estimator in a nonlinear cointegrating regression model. Unlike the point-wise situation, it is shown that the performance of the local linear nonparametric estimator is superior to that of the Nadaraya-Watson estimator in uniform asymptotics.

Necessary conditions for existence of a resolvable group divisible design (GDD) with block size 3 and type (a nearly Kirkman triple system, NKTS(v)), are and (mod 6). In this paper, we look at doubly resolvable NKTS(v)s; here we find that these necessary conditions are sufficient, except possibly for 64 values of v.

Chaudhry et al. (J Stat Plann Inference 106:303---327, 2002) have examined the existence of BRD(v, 5, ?)s for $${\lambda \in \{4, 10, 20\}}$$ . In addition, Ge et al. (J Combin Math Combin Comput 46:3---45, 2003) have investigated the existence of $${{\rm GBRD}(v,4,\lambda; \mathbb{G}){\rm s}}$$ when $${\mathbb{G}}$$ is a direct product of cyclic groups of prime orders. For the first problem, necessary existence conditions are (i) v ? 5, (ii) ?(v ? 1) ? 0 (mod4), (iii) ? v(v ? 1) ? 0 (mod 40), (iv) ? ? 0 (mod 2). We show these are sufficient, except for $${v=5, \lambda \in \{4,10\}}$$ . For the second problem, we improve the known existence results. Five necessary existence conditions are (i) v ? 4, (ii) $${\lambda \equiv 0\;({\rm mod}\,|\mathbb{G}|)}$$ , (iii) ?(v ? 1) ? 0 (mod 3), (iv) ? v(v ? 1) ? 0 (mod 4), (v) if v = 4 and $${|\mathbb{G}| \equiv 2\;({\rm mod}\,4)}$$ then ? ? 0 (mod 4). We show these conditions are sufficient, except for $${\lambda = |\mathbb{G}|, (v,|\mathbb{G}|) \in \{(4,3), (10,2), (5,6), (7,4)\}}$$ and possibly for $${\lambda = |\mathbb{G}|, (v,|\mathbb{G}|) \in \{(10,2h), (5,6h), (7,4h)\}}$$ with h ? 1 or 5 (mod 6), h > 1.

For a class of martingales, this paper provides a framework on the uniform consistency with broad applicability. The main condition imposed is only related to the conditional variance of the martingale, which holds true for stationary mixing time series, stationary iterated random function, Harris recurrent Markov chains and $I(1)$ processes with innovations being a linear process. Using the established results, this paper investigates the uniform convergence of the Nadaraya-Watson estimator in a non-linear cointegrating regression model. Our results not only provide sharp convergence rate, but also the optimal range for the uniform convergence to be held. A highly scalable flash-based Field Programmable Gate Array (FPGA) technology has been achieved with Deep Trench Isolation (DTI). The DTI allows for a reduced cell size and enables Independent Pwell (IPW) array operation. The IPW FPGA array operation requires less than + 10 V during Uniform Channel FN-FN programming and shows negligible gate disturb. Additionally, it eliminates Gate-Induced Drain Leakage (GIDL) during programming. Characterization of a FPGA cell and array with 90 nm design rules is demonstrated with excellent electrical characteristics.

We present the SRAM bitcell offering from 22FDXTM (a 22nm FDSOI technology) with competitive 1.46mV-µm FinFET-like transistor mismatch coefficient (AVt) built with low cost planar architecture. Extremely low minimum operating voltages (V min ) are reported for both the high-density (HD) 0.110μm2 and high-current (HC) 0.124μm2 bitcells without any assist, showing 95% limited yield (LY) Vmin values of 0.6V and 0.5 V for 64Mb HD and 128Mb HC arrays, respectively. Due to FDSOI architecture, bitline capacitance (Cbl) of the HD 0.110um2 bitcell is similar to 14nm FinFET Hd 0.064um2 bitcell, and more than 30% lower compared to 28nm high-k metal gate (HKMG) HD 0.127um2 bitcell. Finally, we tune SRAM performance and stability with the use of back-gate bias to demonstrate HD standby leakage of 5pA/cell and two-port (TP) 0.185 μm2 assisted 64Mb 95% LY V min of 0.44 V.
