The effect of electron beam irradiation (EBI) on Indium-Gallium-Zinc-oxide (IGZO)-based thin film transistor (TFT) is investigated. The TFT is formed to bottom gate structure on highly doped Si wafer for evaluating EBI effect. Before EBI treatment on IGZO based TFT, the electron density of EBI is measured by cut off probe. At an RF power of 150 W, the electron density varies from 4.04 × 108 to 1.59 × 109 cm−3 with EBI DC voltage from 50 to 1500 V. The TFT is treated by various kinds of EBI DC voltages with induced time from 0 to 180 s in a gas ambient (Ar/O2 = 10/0.3 sccm) at 100 °C. The maximum field-effect mobility (μEF)isabout 18 cm2/V-sec which is obtained as the sample annealed after EBI treatment. In addition, EBI treatment creates amorphous states into the IGZO channel which is interactively found by high resolution transmission-electron-microscopy characteristics. EBI treatment is applied to the bottom gate of IGZO based TFT on poly-imide (PI) film. After channel activation, the μEF is increased from 3.9 to 27.2 cm2/V-sec. From this study, it is anticipated that EBI will be a promising annealing method for fabricating flexible IGZO-based TFT.

Negative thermal expansion materials have been studied in various types of functional materials regardless of their intriguing physical properties. In this study, by introducing Sm 3+ ions into the Y 2 Mo 3 O 12 lattice, the hygroscopicity is reduced. Y 2 Mo 3 O 12 :xSm 3+ (x = 0.000 ~ 0.300) have been synthesized by using the solid-state reaction method, and their structures have been studied by using thermogravimetric analysis, X-ray diffraction, Raman spectrometry, FT-IR spectroscopy, and nano-SIMS. It is found that the Y 2 Mo 3 O 12 :Sm 3+ is formed in the orthorhombic [Y 2 Mo 3 O 12 ] phase for lower Sm 3+ concentrations and samarium molybdates [Sm 2 MoO 5 ] and [Sm 2 Mo 3 O 12 ] at higher Sm 3+ concentration samples. Elemental distribution images captured by using a nano-SIMS confirm the existence of [Sm 2 MoO 5 ] and [Sm 2 Mo 3 O 12 ] phases clearly. Additional phases due to the introducing of Sm 3+ ions confirm the reduction of atmospheric moisture. Photophysical properties obtained by using absorption and emission spectra reveal that the hygroscopicity-reduced Y 2 Mo 3 O 12 :Sm 3+ can be a possible orange-red-emitting phosphor with the near ultra-violet excitation.

Due to success of desired doping, ion implantation has been widely used for semiconductor processing. In this work, we used nitrogen ion implantation to enhance magnetism in CeFe12 epitaxial thin films. To optimize nitrogen contents in CeFe12 and minimize the damage caused by the high-energy ion beam, we varied the thickness of the capping Mo layer. The saturation magnetization increased nearly 25% by nitrogen ion implantation into CeFe12 thin film. This phenomenon is explained by density functional theory calculations and confirmed by the magnetic resonance technique. The ion implantation and design strategy can be used for light-ion implantation into lattices to modulate magnetic, optical, and electrical properties.

The LiNi1/3Co1/3Mn1/3O2 powders required for the present study, obtained by coprecipitation method has been surface coated with boron and aluminum. The morphology and crystal structure of powders have been characterized using scanning electron microscopy, X-ray diffraction and X-ray photoelectron spectroscopy techniques. The elemental distribution of the coated samples analyzed by transmission electron microscopy images and nano secondary ion mass spectrometry indicates a thin uniform layer of [B, Al]2O3 on the surface of spherical LiNi1/3Co1/3Mn1/3O2. The surface-modified LiNi1/3Co1/3Mn1/3O2 has been explored as a cathode material for lithium secondary ion battery applications. The electrochemical charge–discharge results reveal that the capacity retention rate of coated LiNi1/3Co1/3Mn1/3O2 after 40 cycles at 1 C rate maintains 93% of the initial discharge capacity while the rate of bare LiNi1/3Co1/3Mn1/3O2 maintains only 88%. It is noticed that the small amounts of boron and aluminum coatings on the surface of LiNi1/3Co1/3Mn1/3O2 can significantly improve the electrochemical properties of electrode materials because of the suppression of reaction between the cathode and the electrolytes.
