Abstract

We describe a smart-pixel circuit that permits the use of a GaAs/AlGaAs multiple quantum well diode to be used both as a detector for data input and a modulator for data output. The module provides the ability to double the number of inputs or outputs to the array and is well suited to cascaded optoelectronic system architectures that require bidirectional communition.

Abstract

We report a surface-normal optically controlled waveguide switch made of a p-i-n diode that utilizes optically induced voltage screening to turn on and diffusive conduction to turn off. We examine theoretically diffusive conduction in these switches and show that this mechanism offers the possibility of creating optical switches operating at several tens of GHz. As a proof-of-concept demonstration, we present experimental results of wavelength-converting, optical switching at frequencies up to 2.5 GHz in a multiple-quantum-well, GaAs-based waveguide device using milliwatt-level switching powers. Optimized arrays of these devices can be used for high-speed, multichannel wavelength conversion and optical regeneration in wavelength-division-multiplexed systems. © 2004 American Institute of Physics. 17. Limit to the bit-rate capacity of electrical interconnects from the aspect ratio of the system architecture

Abstract

We show that there is a limit to the total number of bits per second, B, of information that can flow in a simple digital electrical interconnection that is set only by the ratio of the length l of the interconnection to the total cross-sectional dimension √A of the interconnect wiring - the "aspect ratio" of the interconnection. This limit is largely independent of the details of the design of the electrical lines. The limit is approximately B ∼ BoA/l2 bits/s, with Bo ∼ 1015 (bit/s) for high-performance strip lines and cables, ∼ 1016 for small on-chip lines, and ∼1017-1018 for equalized lines. Because the limit is scale-invariant, neither growing nor shrinking the system substantially changes the limit. Exceeding this limit requires techniques such as repeatering, coding, and multilevel modulation. Such a limit will become a problem as machines approach Tb/s information bandwidths. The limit will particularly affect architectures in which one processor must talk reasonably directly with many others. We argue that optical interconnects can solve this problem since they avoid the resistive loss physics that gives this limit. © 1997 Academic Press.

21. Coherent submillimeter-wave emission from charge oscillations in a double-well potential

Abstract

We directly observe the electromagnetic radiation emitted by electrons coherently oscillating between the two wells of a semiconductor coupled-quantum- well structure. Using time-resolved coherent detection of the submillimeter-wave radiation from these spatial charge oscillations, we trace up to fourteen oscillations at 1.5 THz before phase relaxation destroys the coherence of the oscillating wave packet. In addition to the oscillatory electromagnetic signal, we also observe an instantaneous signal from electricfield-induced optical rectification in the semiconductor structure.
