International audience; This paper describes an early lumping approach for generating a mathematical model of the heating process of a moving dual-layer substrate. The heat is supplied by convection and nonlinearly distributed over the whole considered spatial extend of the substrate. Using CFD simulations as a reference, two different modelling approaches have been investigated in order to achieve the most suitable model type. It is shown that due to the possibility of using the transition matrix for time discretization, an equivalent circuit model achieves superior results when compared to the Crank-Nicolson method. In order to maintain a constant sampling time for the in-visioned-control strategies, the effect of variable speed is transformed into a system description, where the state vector has constant length but a variable number of non-zero entries. The handling of the variable transport speed during the heating process is considered as the main contribution of this work. The result is a model, suitable for being used in future control strategies.

The impact of quantum dot (QD) elongation on key parameters of QD-based semiconductor optical amplifiers (SOAs) is investigated using a combination of 8-band k·p-theory including strain and piezoelectricity up to second order and a rate equation model describing the population of QD ground, excited and wetting layer states. By considering columnar QDs of selected aspect ratios, we show that chip gain and saturation gain can be enhanced by up to +3.6 dB via an increased elongation of the individual QDs while retaining polarization preserving amplification and gain recovery times below 700 fs. Our results enable the optimization of polarization preserving QD-SOA devices which combine ultrafast gain recovery with high gain and low power consumption.

Lifelike electronic structure modeling of nanostructures most often leads to multiscale many-particle problems which require the consideration of far- range effects like strain caused by the macroscopic environment as well as the small-scale confinement effect and quantum mechanically phenomena like charge carrier interaction. While already implemented numerical methods like Hartree-Fock (HF) or configuration interaction (CI) are able to predict many-particle effects with high precision, they lack the potential to be applied to systems with hundreds of interacting particles or sizes beyond a few nm, due to their high computational cost. Thus, new methods have to be developed to make allowance for the competing needs of most accurate treatment while simultaneously saving limited computational resources. In the spirit of this objective, several calculation schemes are developed within the framework of this doctoral thesis, complementing the existing 8-band k·p - code in order to treat problems exhibiting a pronounced deviation between the nominal structure size and the size of the optical active region or problems whose electronic and optical properties are determined by a non-negligible number of interacting free charge carriers. Moreover, the post processing calculation scheme, determining a quantum emitters radiation pattern is improved and extended to consider the influence of classical optical effects like refraction, reflection and absorption. The fruitful combination of the established code with these new tools is demonstrated by the application to a selection of projects in which the electronic structure and/or optical properties of quantum dots (QDs) and quantum wires (QWR) are calculated. Thereby, the nature of each project varies from pure theoretical proof of concepts to experimental-theoretical hybrid projects in which the calculated data are analyzed in accompany of measurements which are performed by colleagues from the workgroup of Prof. Hoffmann and/or Prof. Eickhoff. A selection of results comprises: i) General insight into the connection between stacking parameters of stacked InGaAs QDs and their radiation pattern. Here, it is shown that the decomposition of the hole groundstate wavefunction in heavy- and light-hole part can be effectively tuned by the number of stacked QDs as well as the height of the barrier layer in between. ii) The investigation of a QWR containing NW- heterostructure regarding the assignment of different spectral regimes to different optical active regions including the determination of optical lifetimes which reasonably well fit to the experimental data. Ultimately, the results enable the optimization of the design of top and edge emitters based on stacked QDs or QWRs. In particular, the polarization preserving InGaAs QD-SOA devices, which combining ultrafast gain recovery with high gain and low power consumption, the strain tuned InGaAs QD under a lens structure and the AlGaN QWR based NW-heterostructure. Above, the new developments enable future simulations of structures with dimensions beyond 1 µm considering a realistic number of interacting charge carriers and introducing the possibility of a post processing determination of the quantum structure’s radiation pattern and thus may help finding a manifold variety of new insights and optimized device designs., Die naturgetreue Modellierung der elektronischen Struktur von nanostrukturierten Halbleitern stellt in aller Regel ein mehrskaliges Vielteilchenproblem dar. Hierbei müssen sowohl der Einfluss der weitreichenden Kristallverzerrung als auch der Einschluss von Ladungsträgern in Volumina weniger Kubiknanometer sowie quantenmechanische Phänomene wie Ladungsträgerinteraktion berücksichtigt werden. Während bereits implementierte numerische Methoden wie die Hartree- Fock oder Konfigurationsinteraktionsmethode in der Lage sind viele Mehrteilcheneffekte mit hoher Präzision vorherzusagen, fehlt ihnen aufgrund ihrer hohen Rechenkosten das Potenzial, auf Systeme mit hunderten von interagierenden Partikeln oder Größen jenseits von wenigen Nanometern angewendet zu werden. Hieraus ergibt sich die Notwendigkeit der Entwicklung neuer Methoden, um den konkurrierenden Anforderungen an eine möglichst präzise Simulation gerecht zu werden und gleichzeitig begrenzte Rechenressourcen zu sparen. Im Sinne dieser Zielstellung werden im Rahmen dieser Dissertation mehrere Berechnungsschemata entwickelt, die den bestehenden 8-Band k·p - Code ergänzen, um Probleme zu behandeln, die eine ausgeprägte Abweichung zwischen der nominellen Strukturgröße und der Größe des optisch aktiven Bereichs aufweisen oder deren elektronische und optische Eigenschaften durch eine nicht unerhebliche Anzahl von interagierenden freien Ladungsträgern bestimmt werden. Darüber hinaus wird das Verfahren zur Bestimmung der Abstrahlcharakteristik eines Quantenemitters verbessert und erweitert, um den Einfluss der klassischen optischen Effekte wie Beugung, Reflexion und Absorption zu berücksichtigen. Die lohnende Kombination des etablierten Codes mit diesen neuen Werki ii zeugen offenbart sich in der Anwendung auf eine Auswahl von Projekten, in denen die elektronische Struktur und/oder die optischen Eigenschaften von Quantenpunkten und Quantendrähten berechnet werden. Dabei reicht die Bandbreite der einzelnen Projekte von rein theoretischen Machbarkeitsnachweisen bis hin zu experimentell-theoretischen Hybridprojekten, in denen die berechneten Daten im Kontext von Messungen analysiert werden, die von Kollegen aus der Arbeitsgruppe von Prof. Hoffmann und/oder Prof. Eickhoff durchgeführt wurden. Eine Auswahl von Ergebnissen umfasst: i) Einen allgemeinen Einblick in den Zusammenhang zwischen den Stapelparametern vertikal geschichteter InGaAs QDs und deren Abstrahlverhalten. Hier wird gezeigt, dass die Aufteilung der Lochgrundzustandswellenfunktion in Schwer- und Leichtlochanteil durch die Anzahl der gestapelten QDs sowie die Höhe der dazwischen liegenden Barriereschicht effektiv abgestimmt werden kann. ii) Die Untersuchung eines in eine Nanodraht-Heterostruktur eingebetteten Quantendrahtes hinsichtlich der Zuordnung verschiedener spektraler Regime zu verschiedenen optisch aktiven Bereichen einschließlich der Bestimmung von optischen Lebensdauern, die eine gute Übereinstimmung mit den experimentellen Daten aufweisen. Letztendlich ermöglichen die Ergebnisse die Optimierung des Designs von Vertikal- und Kantenemittern auf Basis von gestapelten Quantenpunkten oder Quantendrähten. Dies gilt insbesondere für die polarisationserhaltenden In- GaAs quantenpunktbasierten optischen Halbleiterverstärker, die via Verzerrung spektral angepassten InGaAs Quantenpunkte unter einer Linsenstruktur und die in Nanoheterostrukturen eingebetteten AlGaN Quantendrähte. Darüber hinaus ermöglichen die Neuentwicklungen zukünftige Simulationen von Strukturen mit Abmessungen jenseits von 1 µm unter Berücksichtigung einer realistischen Anzahl von interagierenden Ladungsträgern und die Bestimmung der Abstrahlcharakteristik der Quantenstruktur und können so helfen, eine Vielzahl neuer Erkenntnisse und optimierter Bauteildesigns zu finden.

The emission directionality of stacks of coupled quantum dots (QDs) is investigated within the framework of 8-band k·p-theory including strain and strain-induced piezoelectricity up to second order. Using an artificial cuboidal QD, we show that the degree of radiation anisotropy can be tuned from −33% to nearly +60% via the structure’s vertical aspect ratio. We then demonstrate that these findings can be transferred to stacked InGaAs QDs whose emission directionality is tailored (i) via the interdot coupling strength given by the separating barrier width and (ii) the number of stacked QDs. Our results enable the design and optimization of top and edge emitters based on stacked QDs.
