Abstract

Semiconducting polycrystalline thin films are cheap to produce and can be deposited on flexible substrates, yet high-performance electronic devices usually utilize single-crystal semiconductors, owing to their superior electrical mobilities and longer diffusion lengths. Here we show that the electrical performance of polycrystalline films of metal-halide perovskites (MHPs) approaches that of single crystals at room temperature. Combining temperature-dependent terahertz conductivity measurements and ab initio calculations we uncover a complete picture of the origins of charge scattering in single crystals and polycrystalline films of CH$_3$NH$_3$PbI$_3$. We show that Fr\"ohlich scattering of charge carriers with multiple phonon modes is the dominant mechanism limiting mobility, with grain-boundary scattering further reducing mobility in polycrystalline films. We reconcile the large discrepancy in charge diffusion lengths between single crystals and films by considering photon reabsorption. Thus, polycrystalline films of MHPs offer great promise for devices beyond solar cells, including transistors and modulators., Comment: 33 pages, 4 figures (including the toc figure)

Abstract

The Gamma-Ray Integrated Detectors (GRID) is a space mission concept dedicated to monitoring the transient gamma-ray sky in the energy range from 10 keV to 2 MeV using scintillation detectors onboard CubeSats in low Earth orbits. The primary targets of GRID are the gamma-ray bursts (GRBs) in the local universe. The scientific goal of GRID is, in synergy with ground-based gravitational wave (GW) detectors such as LIGO and VIRGO, to accumulate a sample of GRBs associated with the merger of two compact stars and study jets and related physics of those objects. It also involves observing and studying other gamma-ray transients such as long GRBs, soft gamma-ray repeaters, terrestrial gamma-ray flashes, and solar flares. With multiple CubeSats in various orbits, GRID is unaffected by the Earth occultation and serves as a full-time and all-sky monitor. Assuming a horizon of 200 Mpc for ground-based GW detectors, we expect to see a few associated GW-GRB events per year. With about 10 CubeSats in operation, GRID is capable of localizing a faint GRB like 170817A with a 90% error radius of about 10 degrees, through triangulation and flux modulation. GRID is proposed and developed by students, with considerable contribution from undergraduate students, and will remain operated as a student project in the future. The current GRID collaboration involves more than 20 institutes and keeps growing. Abstract

Antimony based chalcogenides, such as Sb2S3 and Sb2Se3, have garnered attention in the fields of photovoltaics and photodetection due to their excellent optoelectronic properties, environmental stability, simple composition, and low-cost fabrication. However, most of the efficient Sb2S3- and Sb2Se3-based devices are fabricated based on organic materials as the hole transport layer and costly metals as electrodes, which deteriorate the device stability, increase operational complexity and device fabrication cost. In this work, we propose the device engineering of Se and Sb to replace the organic interlayers and metal electrodes. An ultra-thin Sb2Se3 layer serves as the hole transport layer, formed through vacuum evaporation and in situ annealing. This approach enhances charge transport capacity and reduces leakage current. The optimized Sb2S3 photodiodes exhibit exceptional performance metrics, including ultra-low dark current density, excellent specific detectivity, and superior stability even under water, making them ideal for light communication. More importantly, this novel Se/Sb structure has been successfully extended to other chalcogenide semiconductor materials, showcasing significant potential for practical applications. 43. Suppressed ion migration for high-performance X-ray detectors based on atmosphere-controlled EFG-grown perovskite CsPbBr3 single crystals.

Abstract

Halide perovskites have shown great potential for X-ray detection in medical imaging and product inspection applications. However, the ion migration in perovskites causes large noise and baseline drift, deteriorating the X-ray detection and imaging performance. Here we adopt the atmosphere-controlled edge-defined film-fed growth (EFG) method to grow high-quality shape-controlled CsPbBr3 single crystals (SCs) in an Ar and HBr mixed atmosphere. Compared with the vertical Bridgman (VB)-CsPbBr3 SCs, the EFG-CsPbBr3 SCs show a much lower trap density, a higher resistivity (1.61 × 1010 Ω cm) and a larger ion migration activation energy (0.378 eV), decreasing the leakage current and baseline drift. An X-ray detector based on EFG-CsPbBr3 SCs hence exhibits outstanding balanced performance, with a negligible dark-current drift of 1.68 × 10−9 μA cm−1 s−1 V−1, an incredibly low detection limit of 10.81 nGyair s−1 and a sensitivity of 46,180 μC Gyair−1 cm−2 under a high electric field of 5,000 V cm−1. Furthermore, the detector maintains a stable response for 30 days. Our work provides an effective strategy to improve lead-halide perovskite SCs for high-performance X-ray detection and imaging. The researchers improve the properties of halide perovskite for high-performance X-ray detection by edge-defined film-fed crystal growth. In particular, high resistivity, low trap density, suppressed ion migration and reduced leakage current are demonstrated.
