We reveal the gate-tunable Berry curvature dipole polarizability in Dirac semimetal Cd3As2 nanoplates through measurements of the third-order nonlinear Hall effect. Under an applied electric field, the Berry curvature exhibits an asymmetric distribution, forming a field-induced Berry curvature dipole, resulting in a measurable third-order Hall voltage with a cubic relationship to the longitudinal electric field. Notably, the magnitude and polarity of this third-order nonlinear Hall effect can be effectively modulated by gate voltages. Furthermore, our scaling relation analysis demonstrates that the sign of the Berry curvature dipole polarizability changes when tuning the Fermi level across the Dirac point, in agreement with theoretical calculations. The results highlight the gate control of nonlinear quantum transport in Dirac semimetals, paving the way for promising advancements in topological electronics.

The nonvolatile magnetoresistive random access memory (MRAM) is believed to facilitate emerging applications, such as in memory computing, neuromorphic computing and stochastic computing. Two dimensional (2D) materials and their van der Waals heterostructures promote the development of MRAM technology, due to their atomically smooth interfaces and tunable physical properties. Here we report the all-2D magnetoresistive memories featuring all electrical data reading and writing at room temperature based on WTe2/Fe3GaTe2/BN/Fe3GaTe2 heterostructures. The data reading process relies on the tunnel magnetoresistance of Fe3GaTe2/BN/Fe3GaTe2. The data writing is achieved through current induced polarization of orbital magnetic moments in WTe2, which exert torques on Fe3GaTe2, known as the orbit transfer torque (OTT) effect. In contrast to the conventional reliance on spin moments in spin transfer torque and spin orbit torque, the OTT effect leverages the natural out of plane orbital moments, facilitating field-free perpendicular magnetization switching through interface currents. Our results indicate that the emerging OTT MRAM is promising for low power, high performance memory applications.

Berry curvature dipole plays an important role in various nonlinear quantum phenomena. However, the maximum symmetry allowed for nonzero Berry curvature dipole in the transport plane is a single mirror line, which strongly limits its effects in materials. Here, via probing the nonlinear Hall effect, we demonstrate the generation of Berry curvature dipole by applied dc electric field in WTe2, which is used to break the symmetry constraint. A linear dependence between the dipole moment of Berry curvature and the dc electric field is observed. The polarization direction of the Berry curvature is controlled by the relative orientation of the electric field and crystal axis, which can be further reversed by changing the polarity of the dc field. Our Letter provides a route to generate and control Berry curvature dipole in broad material systems and to facilitate the development of nonlinear quantum devices.

The anomalous Hall effect (AHE) has been extended into the nonlinear regime, where the Hall voltage shows higher-order response to the applied current. Nevertheless, the microscopic mechanism of the nonlinear AHE remains unclear. Here we report the orbital polarization and its induced third-order AHE in few-layer WTe2 flakes. Through angle-dependent electric measurements, it is found that the third-order AHE is quite consistent with the electric field induced polarization of orbital magnetic moment caused by the Berry connection polarizability tensor, which is further directly detected by polar reflective magnetic circular dichroism spectroscopy. The microscopic mechanisms of third-order AHE are analyzed through the scaling law, that is, the opposite orbital magnetic moments (up or down) deflect to opposite directions driven by electric field induced Berry curvature, forming the intrinsic contribution; driven by the Magnus effect of the self-rotating Bloch electrons, the opposite orbital magnetic moments are scattered towards opposite transverse directions, resulting in the skew scattering.

We report magnetotransport measurements in the NbN/ magnetic topological insulator MnBi2Te4 (MBT)/ NbN junction at low temperature. At 10 mK, the nonlinear current-voltage characteristic of the junction shows a tunneling behavior, indicating the existence of interfacial potential barriers within the heterostructure. Under an out of plane perpendicular magnetic field, a transition from negative to positive magnetoresistance (MR) is found when increasing the bias voltage. A proximity-induced superconducting gap is estimated to be 0.1meV by a pair of differential resistance dips. Moreover, the induced gap is enhanced by gradually tuning the Fermi level toward the charge neutral point by a back gate voltage, which is ascribed to the increased transport contribution of the topological surface states in MBT. Intriguingly, the induced gap exhibits an anomalous magnetic field assisted enhancement, which may originate from the spin orbit coupling and magnetic order of MBT. The layered van der Waals (vdW) material MnBi$_2$Te$_4$ is an intrinsic magnetic topological insulator with various topological phases such as quantum anomalous Hall effect (QAHE) and axion states. However, both the zero-field and high-temperature QAHE are not easy to realize. It is theoretically proposed that the exchange bias can be introduced in the MnBi2Te4/ferromagnetic (FM) insulator heterostructures and thus opens the surface states gap, making it easier to realize the zero-field or high-temperature QAHE. Here we report the electrically tunable exchange bias in the van der Waals MnBi$_2$Te$_4$/Cr$_2$Ge$_2$Te$_6$ heterostructure. The exchange bias emerges over a critical magnetic field and reaches the maximum value near the magnetic band gap. Moreover, the exchange bias was experienced by the antiferromagnetic (AFM) MnBi$_2$Te$_4$ layer rather than the FM layer. Such van der Waals heterostructure provides a promising platform to study the novel exchange bias effect and explore the possible high-temperature QAHE.

The reversal of perpendicular magnetization (PM) by electric control is crucial for high-density integration of low-power magnetic random-access memory (MRAM). Although the spin-transfer torque (STT) and spin-orbit torque (SOT) technologies have been used to switch the magnetization of a free layer with perpendicular magnetic anisotropy, the former has limited endurance because of the high current density directly through the junction, while the latter requires an external magnetic field or unconventional configuration to break the symmetry. Here we propose and realize the orbit-transfer torque (OTT), that is, exerting torque on the magnetization using the orbital magnetic moments, and thus demonstrate a new strategy for current-driven PM reversal without external magnetic field. The perpendicular polarization of orbital magnetic moments is generated by a direct current in a few-layer WTe2 due to the existence of nonzero Berry curvature dipole, and the polarization direction can be switched by changing the current polarity. Guided by this principle, we construct the WTe2/Fe3GeTe2 heterostructures, where the OTT driven field-free deterministic switching of PM is achieved.

One-dimensional (1D) gapless hinge states are predicated in the three-dimensional (3D) higher-order topological insulators and topological semimetals, because of the higher-order bulk-boundary correspondence. Nevertheless, the topologically protected property of the hinge states is still not demonstrated so far, because it is not accessible by conventional methods, such as spectroscopy experiments and quantum oscillations. Here, we reveal the topological nature of hinge states in the higher-order topological semimetal Cd3As2 nanoplate through spin potentiometric measurements. The results of current induced spin polarization indicate that the spin-momentum locking of the higher-order hinge state is similar to that of the quantum spin Hall state, showing the helical characteristics. The spin-polarized hinge states are robust up to room temperature and can nonlocally diffuse a long distance larger than 5 {\mu}m, further indicating their immunity protected by topology. Our work deepens the understanding of transport properties of the higher-order topological materials and should be valuable for future electronic and spintronic applications.

Dirac semimetal is an ideal parent state to realize various exotic states of matters, such as quantum spin Hall state, Weyl semimetal phase and Majorana zero modes. Topological phase transition allows for the switching between these different topological states. Here, in this paper, we exhibit experimentally an effective approach of inducing topological phase transition in Cd3As2 nanoribbons, by applying a bending strain profile onto the sample. The local strain varies linearly from compression to tension through the cross-section of a bent nanoribbon. The strain gradient causes obvious lattice deformation and breaks the C4 rotational symmetry, thus opening an energy gap at the Dirac points and making the bulk gapful. When further increasing the strain strength, the local strain effect dominates over the symmetry-breaking effect, where spatially-varying band shift becomes prominent across the nanoribbon. Our results demonstrate the effect of strain gradient on the evolution of energy band structures, which should be valuable for further study of strain-mediated topological phase transition.

The combination of topology and magnetism is attractive to produce exotic quantum matters, such as the quantum anomalous Hall state, axion insulators and the magnetic Weyl semimetals. MnBi2Te4, as an intrinsic magnetic topological insulator, provides a platform for the realization of various topological phases. Here we report the intermediate Hall steps in the magnetic hysteresis of MnBi2Te4, where four distinguishable magnetic memory states at zero magnetic field are revealed. The gate and temperature dependence of the magnetic intermediate states indicates the noncollinear spin structure in MnBi2Te4, which can be attributed to the Dzyaloshinskii-Moriya interaction as the coexistence of strong spin-orbit coupling and local inversion symmetry breaking on the surface. Moreover, these multiple magnetic memory states can be programmatically switched among each other through applying designed pulses of magnetic field. Our results provide new insights of the influence of bulk topology on the magnetic states, and the multiple memory states should be promising for spintronic devices.

We report the strong dependence of resistance on uniaxial strain in monolayer WSe2 at various temperatures, where the gauge factor can reach as large as 2400. The observation of strain-dependent resistance and giant gauge factor is attributed to the emergence of nonzero Berry curvature dipole. Upon increasing strain, Berry curvature dipole can generate net orbital magnetization, which would introduce additional magnetic scattering, decreasing the mobility and thus conductivity. Our work demonstrates the strain engineering of Berry curvature and thus the transport properties, making monolayer WSe2 potential for the application in the high-performance flexible and transparent electronics., Comment: 15 pages, 4 figures

The electronic topology is generally related to the Berry curvature, which can induce the anomalous Hall effect in time-reversal symmetry breaking systems. Intrinsic monolayer transition metal dichalcogenides possesses two nonequivalent K and K' valleys, having Berry curvatures with opposite signs, and thus vanishing anomalous Hall effect in this system. Here we report the experimental realization of asymmetrical distribution of Berry curvature in a single valley in monolayer WSe2 through applying uniaxial strain to break C3v symmetry. As a result, although the Berry curvature itself is still opposite in K and K' valleys, the two valleys would contribute equally to nonzero Berry curvature dipole. Upon applying electric field, the emergent Berry curvature dipole would lead to an out-of-plane orbital magnetization, which further induces an anomalous Hall effect with a linear response to E^2, known as nonlinear Hall effect. We show the strain modulated transport properties of nonlinear Hall effect in monolayer WSe2 with moderate hole-doping by gating. The second-harmonic Hall signals show quadratic dependence on electric field, and the corresponding orbital magnetization per current density can reach as large as 60. In contrast to the conventional Rashba-Edelstein effect with in-plane spin polarization, such current-induced orbital magnetization is along the out-of-plane direction, thus promising for high-efficient electrical switching of perpendicular magnetization.

Characterized by bulk Dirac or Weyl cones and surface Fermi-arc states, topological semimetals have sparked enormous research interest in recent years. The nanostructures, with large surface-to-volume ratio and easy field-effect gating, provide ideal platforms to detect and manipulate the topological quantum states. Exotic physical properties originating from these topological states endow topological semimetals attractive for future topological electronics (topotronics). For example, the linear energy dispersion relation is promising for broadband infrared photodetectors, the spin-momentum locking nature of topological surface states is valuable for spintronics, and the topological superconductivity is highly desirable for fault-tolerant qubits. For real-life applications, topological semimetals in the form of nanostructures are necessary in terms of convenient fabrication and integration. Here, we review the recent progresses in topological semimetal nanostructures and start with the quantum transport properties. Then topological semimetal-based electronic devices are introduced. Finally, we discuss several important aspects that should receive great effort in the future, including controllable synthesis, manipulation of quantum states, topological field effect transistors, spintronic applications, and topological quantum computation., Comment: Review Article

The notion of topological phases has been extended to higher-order and has been generalized to different dimensions. As a paradigm, Cd3As2 is predicted to be a higher-order topological semimetal, possessing three-dimensional (3D) bulk Dirac fermions, two-dimensional (2D) Fermi arcs, and one-dimensional (1D) hinge states. These topological states have different characteristic length scales in electronic transport, allowing to distinguish their properties when changing sample size. Here, we report an anomalous dimensional reduction of supercurrent transport by increasing the size of Dirac semimetal Cd3As2-based Josephson junctions. An evolution of the supercurrent quantum interferences from a standard Fraunhofer pattern to a superconducting quantum interference device (SQUID)-like one is observed when the junction channel length is increased. The SQUID-like interference pattern indicates the supercurrent flowing through the 1D hinges. The identification of 1D hinge states should be valuable for deeper understanding the higher-order topological phase in a 3D Dirac semimetal.
