The characteristic energies, occupancies and polarizations of the minibands formed by the Γ-Γ and Γ-Xz interlayer electon tunnelings in the InGaAs/InP superlattices are studied in the regime of the integer quantum Hall effect by polarization resolved photoluminescence. Accordingly, the magnetic field induced shrinkage of the interminiband gap, predicted by the theory, and as a consequence, the redistribution of charge over the superlattice minibands and the depolarization of the quantum Hall electron states are observed at odd filling factors. The response of the electrons residing in the InGaAs/InP superlattice minibands to the magnetic field is found very similar to the corresponding response of the electrons confined in the symmetric and anti-symmetric two-dimensional minibands of GaAs/AlGaAs double quantum wells. The presented results are evidence of the formation of the correlated states in multi-component electron systems formed in semiconductor multiple layers at odd filling factors.

Magnetophotoluminescence and magnetotransport were studied in a GaAs/AlGaAs triple quantum well. Oscillations of the photoluminescence intensity observed in tilted magnetic fields were found to correspond to the interlayer tunneling quantum Hall gap collapses detected in magnetoresistance measurements and predicted to occur in tilted magnetic fields. The obtained experimental data were shown to agree well with the theory developed for double quantum wells. This implies that the observed quantum Hall gap collapses are mostly caused by the tunneling between a pair of quantum wells. Our results reveal spectroscopic evidence of the quantum Hall gap collapses. Indications of interlayer correlation effects influencing a character of the inter-Landau-level gaps were found.

Polarized photoluminescence from multiple well electron systems was studied in the regime of the integer quantum Hall effect. Two quantum Hall ferromagnetic ground states assigned to the uncorrelated miniband quantum Hall state and to the spontaneous interwell phase coherent dimer quantum Hall state were observed. The photoluminescence associated with these states exhibits features caused by finite-size skyrmions. The depolarization of the ferromagnetic ground state was observed in bilayer system.

We employ the circular-polarization-resolved magnetophotoluminescence technique to probe the spin character of electron and hole states in a GaAs/AlGaAs strongly coupled double-quantum-well system. The photoluminescence (PL) intensities of the lines associated with symmetric and antisymmetric electron states present clear out-of-phase oscillations between integer values of the filling factor $\ensuremath{\nu}$ and are caused by magnetic-field-induced changes in the population of occupied Landau levels near to the Fermi level of the system. Moreover, the degree of circular polarization of these emissions also exhibits the oscillatory behavior with increasing magnetic field. Both quantum oscillations observed in the PL intensities and in the degree of polarizations may be understood in terms of a simple single-particle approach model. The $\mathbf{k}\ifmmode\cdot\else\textperiodcentered\fi{}\mathbf{p}$ method was used to calculate the photoluminescence peak energies and the degree of circular polarizations in the double-quantum-well structure as a function of the magnetic field. These calculations prove that the character of valence band states plays an important role in the determination of the degree of circular polarization and, thus, resulting in a magnetic-field-induced change of the polarization sign.

Polarized magnetophotoluminescence is employed to study the energies and occupancies of four lowest Landau levels in a couple quantum Hall $\mathrm{GaAs}/\mathrm{AlGaAs}$ double quantum well. As a result, a magnetic field-induced redistribution of charge over the Landau levels manifesting to the continuous formation of the charge density wave and direct evidence for the symmetric-antisymmetric gap shrinkage at $\ensuremath{\nu}=3$ are found. The observed interlayer charge exchange causes depolarization of the ferromagnetic ground state.

This work aims to investigate the effects of magnetic field strength and direction on the electronic properties and optical response of GaAs/AlGaAs-based heterostructures. An investigation of the excitonic spin-splitting of a disordered multiple quantum well embedded in a wide parabolic quantum well is presented. The results for polarization-resolved photoluminescence show that the magnetic field dependencies of the excitonic spin-splitting and photoluminescence linewidth are crucially sensitive to magnetic field orientation. Our experimental results are in good agreement with the calculated Zeeman splitting obtained by the Luttinger model, which predicts a hybridization of the spin character of states in the valence band under tilted magnetic fields.

The effects of temperature on the optical properties of lattice matched InGaAs/InP superlattices are reported. We found that the PL spectra are dominated by the recombination of carriers in the lowest energy minibands formed by – and –X. Effects of temperature on the contribution of each of these minibands are analyzed using two distinct models, proposed by Varshni and Vina. The Debye temperature of the material was estimated to be 356 K and small values of the Varshni parameter α demonstrated that InGaAs/InP superlattices are an attractive system for high operating temperature devices. Additionally, the fit of experimental data by Vina's model provided an estimate of the strength of the exciton-average phonon.

Optical properties of intentionally disordered multiple quantum well (QW) system embedded in a wide AlGaAs parabolic well were investigated by photoluminescence (PL) measurements as functions of the laser excitation power and the temperature. The characterization of the carriers localized in the individual wells was allowed due to the artificial disorder that caused spectral separation of the photoluminescence lines emitted by different wells. We observed that the photoluminescence peak intensity from each quantum well shifted to high energy as the excitation power was increased. This blue-shift is associated with the filling of localized states in the valence band tail. We also found that the dependence of the peak intensity on the temperature is very sensitive to the excitation power. The temperature dependence of the photoluminescence peak energy from each QW was well fitted using a model that takes into account the thermal redistribution of the localized carriers. The photoluminescence from individual quantum wells of artificially disordered weakly coupled multi-layers embedded in wide AlGaAs parabolic wells was investigated in a strong magnetic field. We show that the response of the individual wells is very different from the average response of the multi-layers studied by transport measurements and that photoluminescence represents a local probe of the quantum Hall state formed in three-dimensional electron system. The observed magnetic field induced variations of the in-layer electron density demonstrate the formation of a new phase in the quasi-three-dimensional electron system. The sudden change in the local electron density found at the Landau filling factor ν=1 by both the magneto-transport and the magneto-photoluminescence measurements was assigned to the quantum phase transition.
