An ensemble of neutral excitations is constructed experimentally in the Laughlin liquid at the electron filling factor 1/3. The excitations are found to induce a nonlinear optical response, manifested as a quadratic dependence of the reflection signal on the excitation power. Microwave absorption spectra of a single square of two-dimensional electrons (2DES) have been investigated using an optical detection technique. Fundamental dipole and harmonic quadrupole plasmon modes have been identified and compared to those in the disk geometry. In the square-shaped 2DES, a strong interaction is discovered between the neighboring plasmon modes, whereas no such hybridization is observed in the disk-shaped geometry. We establish a rigid theoretical platform to analytically describe the magneto-optical response of confined two-dimensional systems. The developed theory provides a proper description of the obtained experimental results.

We have investigated the spectrum of two-dimensional (2D) plasmon polaritons over the full range of magnetic fields. In our study, we investigate a disk-shaped two-dimensional electron system (2DES) with a metallic gate on the backside of the substrate. Importantly, we show that 2D plasmon polaritons hybridize with the TM$_0$ photonic mode of a dielectric waveguide formed by a sample substrate. We have developed a theory for plasmon-polaritons in an infinite 2DES. We find the experimental data to be in good agreement with the developed theory., Comment: 7 pages, 4 figures

We have studied microwave response of a high-mobility two-dimensional electron system (2DES) contacted by two side electrodes. Using kinetic inductance of the 2DES and inter-electrode capacitance, we have constructed a subwavelength 2D plasmonic resonator. We have shown that the resonant frequency of this circuit can be controlled by 2D electron density, external magnetic field, or size of the electrodes. This opens up possibilities for using arrays of plasmonic circuits as tunable components in different frequency ranges.

We demonstrate tuning of two-dimensional (2D) plasmon spectrum in modulation-doped AlAs quantum wells via the application of in-plane uniaxial strain. We show that dramatic change in the plasma spectrum is caused by strain-induced redistribution of charge carriers between anisotropic $X_x$ and $X_y$ valleys. Discovered piezoplasmonic effect provides a tool to study the band structure of 2D systems. We use piezoplasmonic effect to measure how the inter-valley energy splitting depends on the deformation. This dependency yields the AlAs deformation potential of $E_2 = (5.6 \pm 0.3)$~eV.

We studied neutral excitations in a two-dimensional electron system with an orbital momentum $\Delta M = 1$ and spin projection over magnetic field axis $\Delta S_z = 1$ in the vicinity of a filling factor of 3/2. It is shown that the 3/2 state is a singular point in the filling factor dependence of the spin ordering of the two-dimensional electron system. In the vicinity of $\nu=3/2$, a significant increase in the relaxation time ($\tau = 13$ $\mu\text{s}$) for the excitations to the ground state is exhibited even though the number of vacancies in the lowest energy level is macroscopically large. The decrease of the relaxation rate is related to the spin texture transformation in the ground state induced by spin flips and electron density rearrangement. A new electromagnetic plasma mode has been discovered in the hybrid system formed by a highly conductive gate strip placed in proximity to the two-dimensional electron system. The new plasmon mode propagates along the gate strip with no potential nodes present in transverse direction. Its unique spectrum combines characteristic features of both gated and ungated 2D plasmons. The new plasma excitation has been found to exhibit anomalously strong interaction with light.

Terahertz photoconductivity of $100~\mu$m and $20~\mu$m Hall bars fabricated from narrow AlAs quantum wells (QWs) of different widths is investigated in this paper. The photoresponse is dominated by collective magnetoplasmon excitations within the body of the Hall structure. We observed a radical change of magnetoplasma spectrum measured precisely for AlAs QWs of width ranging from $4$~nm up to $15$~nm. We have shown that the observed behavior is a vivid manifestation of valley transition taking place in the two-dimensional electron system. Remarkably, we show that photoresponse for AlAs QWs of width $6$~nm features two resonances, indicating simultaneous occupation of strongly anisotropic $X_{x-y}$ valleys and isotropic $X_z$ valley in the QW plane. Our results pave the way to realizing valley-selective layered heterostructures, with potential application in valleytronics.

Gallium nitride (GaN) has emerged as an essential semiconductor material for energy-efficient lighting and electronic applications owing to its large direct bandgap of 3.4 eV. Present GaN/AlGaN heterostructures seemingly feature an inherently existing, highly-mobile 2-dimensional electron gas (2DEG), which results in normally-on transistor characteristics. Here we report on an ultra-pure GaN/AlGaN layer stack grown by molecular beam epitaxy, in which such a 2DEG is absent at 300 K in the dark, a property previously not demonstrated. Illumination with ultra-violet light however, generates a 2DEG at the GaN/AlGaN interface and the heterostructure becomes electrically conductive. At temperatures below 150 K this photo-conductivity is persistent with an insignificant dependence of the 2D channel density on the optical excitation power. Residual donor impurity concentrations below 10$^{17}$ cm$^{-3}$ in the GaN/AlGaN layer stack are one necessity for our observations. The plasmon damping has been investigated using resonant microwave absorption of two-dimensional electrons in disks with different diameters. We have found an unexpected drastic reduction of the plasmon damping in the regime of strong retardation. This finding implies large delocalization of retarded plasmon field outside the plane of the two-dimensional electron system. A universal relation between the damping of plasmon polariton waves and retardation parameter is reported.

Spectra of magnetoplasma excitations have been investigated in a two-dimensional electron systems in AlAs quantum wells (QWs) of different widths. The magnetoplasma spectrum have been found to change profoundly when the quantum well width became thinner than $5.5$~nm, indicating a drastic change in the conduction electron energy spectrum. The transformation can be interpreted in terms of transition from the in-plane strongly anisotropic $X_x - X_y$ valley occupation to the out-of-plane isotropic $X_z$ valley in the QW plane. Strong enhancement of the cyclotron effective mass over the band value in narrow AlAs QWs is reported.

Three-particle complexes consisting of two holes in the completely filled zero electron Landau level and an excited electron in the unoccupied first Landau level are investigated in a quantum Hall insulator. The distinctive features of these three-particle complexes are an electron-hole mass symmetry and the small energy gap of the quantum Hall insulator itself. Theoretical calculations of the trion energy spectrum in a quantizing magnetic field predict that, besides the ground state, trions feature a hierarchy of excited bound states. In agreement with the theoretical simulations, we observe new photoluminescence lines related to the excited trion states. A relatively small energy gap allows the binding of three-particle complexes with magnetoplasma oscillations and formation of plasmarons. We point out at the possible relationship between the two many-body phenomena: Friedel oscillations and Mahan exciton/Fermi edge singularity in a recombination process of a localized valence band hole with a degenerate electron system. It is qualitatively described that the oscillating electron density around the screened potential of a neutral acceptor can modify the wavefunction of the valence band hole and thus promote its recombination with electrons near Fermi-surface. The role of a finite hole mass for the net balance of the two hole energies: the kinetic energy and Coulomb attraction to the degenerate electron system, - is discussed and explicitly shown to be crucial for the occurrence of Mahan enhancement phenomena.

Resonant microwave absorption of a two-dimensional electron system in an AlGaAs/GaAs heterostructure excited by a near-field technique was investigated. Along with collective magnetoplasmon modes, we observed resonance that precisely follows the cyclotron resonance (CR) position and revealed no signs of collective plasma depolarization shift. We show that the discovered CR mode is absent in the Faraday geometry, and is localized at the edge of the exciting metal electrode. Such behavior points in favor of the single-particle Azbel'-Kaner nature of the discovered resonance.

We perform a magneto-optical study of a two-dimensional electron systems (2DES) in the regime of the Stoner ferromagnetic instability for even quantum Hall filling factors on Mg$_x$Zn$_{1-x}$O/ZnO heterostructures. Under conditions of Landau-level crossing, caused by enhanced spin susceptibility in combination with the tilting of the magnetic field, the transition between two rivaling phases- paramagnetic and ferromagnetic- is traced in terms of optical spectra reconstruction. Synchronous sharp transformations are observed both in the photoluminescence structure and parameters of collective excitations upon transition from paramagnetic to ferromagnetic ordering. Based on these measurements, a phase diagram is constructed in terms of the 2D electron density and tilt angle of the magnetic field. Apart from stable paramagnetic and ferromagnetic phases, an instability region is found at intermediate parameters with the Stoner transition occurring at $\nu\approx 2$. The spin configuration in all cases is unambiguously determined by means of inelastic light scattering by spin-sensitive collective excitations. One indicator of the spin ordering is the intra-Landau-level spin exciton, which acquires a large spectral weight in the ferromagnetic phases. The other - is an abrupt energy shift of the intersubband charge density excitation due to change in the many-particle energy contribution upon spin rearrangement. From our analysis of photoluminescence and light scattering data, we estimate the ratio of surface areas occupied by the domains of the two phases in the vicinity of a transition point. The study of nuclear magnetic resonance and nuclear spin-lattice relaxation was conducted in an asymmetrically doped to $n\sim1.8\times10^{11}$ cm$^{-2}$ 16 nm AlAs quantum well grown in the $[001]$-direction. Dynamic polarization of nuclear spins due to the hyperfine interaction resulted in the so-called Overhauser shift of the two-dimensional conduction electron spin resonance. The maximum shifts achieved in the experiments are several orders of magnitude smaller than in GaAs-based heterostructures indicating that hyperfine interaction is weak. The nuclear spin-lattice relaxation time extracted from the decay of Overhauser shift over time turned out to depend on the filling factor of the two-dimensional electron system. This observation indicates that nuclear spin-lattice relaxation is mostly due to the interaction between electron and nuclear spins. Overhauser shift diminishes resonantly when the RF-radiation of certain frequencies was applied to the sample. This effect served as an indirect, yet powerful method for nuclear magnetic resonance detection: NMR quadrupole splitting of $^{75}$As nuclei was clearly resolved. It is established that cyclotron resonance (CR) in a high-quality GaAs/AlGaAs two-dimensional electron system (2DES) originates as a \textit{pure} resonance, that does not hybridize with dimensional magnetoplasma excitations. The magnetoplasma resonances form a fine structure of the CR. The observed fine structure of the CR results from the interplay between coherent radiative and incoherent collisional mechanisms of 2D plasma relaxation. We show that the range of 2DES filling factors from which the phenomenon arises is intimately connected to the fundamental fine-structure constant.

The dispersion of the volume relativistic magnetoplasma mode in a gated GaAs/AlGaAs quantum well is measured using a coupled resonators detection technique. The weakly damped relativistic mode exhibits an unusual zigzag-shaped magnetodispersion dependence dictated by the diagonal component of the resistivity tensor $\rho_{xx}$. The plasma excitation easily hybridizes with photon modes due to a large spatial delocalization of its electromagnetic field. The effects of electron density and structure geometry on the excitation spectrum have been investigated.

Experimental and theoretical studies of the coherent spin dynamics of two-dimensional GaAs/AlGaAs electron gas were performed. The system in the quantum Hall ferromagnet state exhibits a spin relaxation mechanism that is determined by many-particle Coulomb interactions. In addition to the spin exciton with changes in the spin quantum numbers of $\delta S\!=\!\delta S_z \!=\!-1$, the quantum Hall ferromagnet supports a Goldstone spin exciton that changes the spin quantum numbers to $\delta S\!=\!0$ and $\delta S_z\!=\!-1$, which corresponds to a coherent spin rotation of the entire electron system to a certain angle. Resonant optical excitation was used to create a macroscopic non-equilibrium ensemble of dark excitons with unprecedentedly long lifetime in a two-dimensional (2D) electron system placed in a quantizing magnetic field. Exotic three-particle and four-particle states, plasmarons and plasmon-exciton molecules, coupled with the surrounding electrons through the collective plasma oscillations are engineered. Plasmarons and plasmon-exciton molecules are manifested as new features in the recombination spectra of non-equilibrium systems. An experimental technique for the indirect manipulation and detection of electron spins entangled in two-dimensional magnetoexcitons has been developed. The kinetics of the spin relaxation has been investigated. Photoexcited spin-magnetoexcitons were found to exhibit extremely slow relaxation in specific quantum Hall systems, fabricated in high mobility GaAs/AlGaAs structures, namely, the relaxation time reaches values over one hundred microseconds. A qualitative explanation of this spin-relaxation kinetics is presented. The spectra of plasma and magnetoplasma excitations in a two-dimensional system of anisotropic heavy fermions were investigated for the first time. The spectrum of microwave absorption by disk-like samples of stressed AlAs quantum wells at low electron densities showed two plasma resonances separated by a frequency gap. These two plasma resonances correspond to electron mass principle values of $(1.10 \pm 0.05) m_0$ and $(0.20 \pm 0.01) m_0$. The observed results correspond to the case of a single valley strongly anisotropic Fermi surface. It was established that electron density increase results in population of the second valley, manifesting itself as a drastic modification of the plasma spectrum. We directly determined the electron densities in each valley and the inter-valley splitting energy from the ratio of the two plasma frequencies.

The microwave response of a two-dimensional electron system (2DES) covered by a conducting top gate is investigated in the relativistic regime for which the 2D conductivity $\sigma_{2 \rm{D}} > c/2\pi$. Weakly damped plasma waves are excited in the gated region of the 2DES. The frequency and amplitude of the resulting plasma excitations show a very unusual dependence on the magnetic field, conductivity, gate geometry and separation from the 2DES. We show that such relativistic plasmons survive for temperatures up to 300 K, allowing for new room-temperature microwave and terahertz applications., Comment: 9 pages, 7 figures
