Abstract

X-ray diffraction studies of single-crystalline GaAs(001) surface gratings using three-crystal diffractometer reveal that lateral structures can be studied by non-destructive X-ray scattering method. The measurements obtained by the X-ray diffraction studies enable the calculation of the crystal truncation rod (CTR). The diffraction studies did not reveal any dynamical resonance effect.

Abstract

Storing light for appreciable amounts of time is not an easy task because light is always propagating. In principle, light can only be stored directly by guiding its path in [...], Photonic signals were efficiently stored in a semiconductor-based memory cell. The incident photons were converted to electron-hole pairs that were locally stored in a quantum well that was laterally modulated by a field-effect tunable electrostatic superlattice. At large superlattice potential amplitudes, these pairs were stored for a time that was at [east five orders of magnitude longer than their natural lifetime. At an arbitrarily chosen time, they were re[eased in a short and intense flash of incoherent light, which was triggered by flattening the superlattice amplitude.

Abstract

A remarkable morphological change of self-assembled InAs quantum dots takes place during growth if a pause is introduced after overgrowing the dots with a few nm of GaAs. Atomic force microscopy indicates that the shape of the dots changes lens-like to ring-like. We report here the results of capacitance and interband transmission experiments on such ring-like structures embedded in a GaAs matrix. In particular, we compare the electronic properties of conventional dots with those of the rings. Significant changes are found which qualitatively support a quantum ring model.
