Abstract

Self-positioned nanomembranes such as rolled-up tubes and wrinkled thin films have been potential systems for a variety of applications and basic studies on elastic properties of nanometer-thick systems. Although there is a clear driving force towards elastic energy 1 minimization in each system, the exploration of intermediate states where specific characteristics could be chosen by a slight modification of a processing parameter had not been experimentally realized. In this work, arrays of freestanding III-V nanomembranes (NM) supported on one edge and presenting a coexistence of these two main behaviors were obtained by design of strain conditions in the NMs and controlled selective etching of patterned substrates. As the etching process continues a mixture of wrinkled and rolled-up states is achieved. For very long etching times an onset of plastic cracks was observed in the points with localized stress. The well- defined morphological periodicity of the relaxed NMs was compared with finite element simulations of their elastic relaxation. The evolution of strain in the NMs with etching time was directly evaluated by X-ray diffraction, providing a comprehensive scenario of transitions among competing and coexisting strain states., Comment: 20 Pages, 6 Figures, submitted to RSC

12. Curvature-induced geometric potential in strain-driven nanostructures

Abstract

We derive the effective dimensionally reduced Sch\"odinger equation for electrons in strain-driven curved nanostructures by adiabatic separation of fast and slow quantum degrees of freedom. The emergent strain-induced geometric potential strongly renormalizes the purely quantum curvature-induced potential and enhances the effects of curvature by several orders of magnitude. Applying this analysis to nanocorrugated films shows that this curvature-induced potential leads to strongly enhanced electron localization and the opening of substantial band gaps., Comment: 4 pages, 3 figures

Abstract

We study the electronic and optical properties of laterally coupled InGaAs/GaAs quantum dot molecules under lateral electric field. We find that electrons perceive the double-dot structure as a compound single object, while the holes discern two well separated dots. Through a combination of predictive atomistic modeling, detailed morphology studies, and single object micro-photoluminescence measurements, we show that this peculiar confinement results in an unusual heterogeneous behavior of electrons and holes with profound consequences on optical properties., Comment: 4 pages, 4 figures; http://www.fkf.mpg.de/bester/publications/publications.html

Abstract

we demonstrate a technology "Release and bond-back of layers (REBOLA)" that exploits the deterministic wrinkling of a semiconductor layer to create well-defined and versatile nanochannel networks. In linear networks, the periodicity of branch channels as a function of etch-width was analyzed and compared with theoretical calculations. A self-similar folding phenomenon of wrinkles near a fixed boundary was revealed by autocorrelation analysis. The formation of branch channels within circular networks was studied on different length scales and was controlled by the size of the etched circular network and the shape of the initial pattern. To elucidate the usefulness of REBOLA, we exemplified nanofluidic transport as well as femto-litre filling and emptying of individual wrinkles on a standard semiconductor substrate, in which corner flow played an important role., Comment: 5 pages, 4 figures

Abstract

One of the biggest challenges of nanotechnology is the fabrication of nano-objects with perfectly controlled properties. Here we employ a focused laser beam both to characterize and to {\it in-situ} modify single semiconductor structures by heating them from cryogenic to high temperatures. The heat treatment allows us to blue-shift, in a broad range and with resolution-limited accuracy, the quantized energy levels of light and charge carriers confined in optical microcavities and self-assembled quantum dots (QDs). We demonstrate the approach by tuning an optical mode into resonance with the emission of a single QD and by bringing different QDs in mutual resonance. This processing method may open the way to a full control of nanostructures at the quantum level., Comment: 3 figures

Abstract

In this work, we use photoluminescence (PL) spectroscopy to investigate how self-assembled GaSb/GaAs quantum dots (QDs) depend on their growth mechanism. Carrier transfer (i.e., carrier recombination in QDs and escape through the barrier layer) is investigated as a function of excitation-power- and temperature-dependent PL measurements. A drastic blueshift of the QD peak energy from 1.23 to 1.30 eV and a further shift to 1.33 eV reveal the influence of the GaSb growth rate and the growth temperature on the optical properties of these QDs. The thermal activation energy is extracted from the temperature-dependent PL by fitting the integrated PL intensity of the QD peaks to the Arrhenius relation. The QDs grown at the growth rate of 0.1 monolayers/s at 450 °C have higher thermal activation energy (109 meV) than those grown at a lower growth rate and higher QD growth temperature. The observed PL characteristics are discussed in terms of QD size, uniformity of QDs, and material intermixing occurring during QD growth on the buffer layer and capping layer. Abstract

In this work, a hollow cylindrical optical microcavity is numerically investigated by finite-difference time-domain simulations. Enhancement of a single whispering-gallery mode (WGM) is realized by inserting a periodic hole array into the hollow cylindrical structure. Line of missing holes acts as an optical microcavity. Electric and magnetic field profiles of both typical and enhanced resonant modes are presented. Variations of the single-mode resonant frequency and its quality (Q) factor are studied as a function of structural parameters, which are hole radius, width of the missing hole line, and number of holes. This work shows that the hole radius and the width of the missing hole line strongly affect both the resonant frequency and Q factor while varying the number of holes does not influence the resonant frequency, but they monotonically change the Q factor.
