The paper reports on the temperature dependence of the electrical and thermal conductivity, Hall constant, and Seebeck coefficient of Bi2−xInxSe3(x=0, 0.2, 0.4) single crystals measured over the temperature range from 2 to 300 K. One single-valley conduction band model is used to interpret relations among transport coefficients. The data analysis relies on the use of a mixed carrier scattering mechanism consisting of acoustic scattering and scattering on ionized impurities. The effect of In incorporation into the Bi2Se3crystal lattice on the individual components of thermal conductivity is evaluated and discussed.

Pb‐doped Bi2Se3crystals were prepared from starting elements Bi, Se and Pb of 5N purity in the concentration interval cpb= 0 – 4 × 1025Pb atoms m−3by a modified Bridgman method. The measured values of the transmittance and reflectance were used to determine the dependence of the absorption coefficient Kon the photon energy for crystals with various values of cpb and to prove the shift of the short‐wavelength absorption edge with cpb. On the basis of the assumption of the validity of the “single valley” model, which can describe the lowest conductivity band of Bi2Se3, and using the values of the freecarrier effective mass in the directions perpendicular and parallel to the trigonal axis cwe determined the value of the reduced Fermi energy η 300 K for crystals with various values of cpb. Using the value of η, we calculated the dependence of the Seebeck coefficient on cpb and compared it with the experimentally determined values. The comparison has shown that the increasing content of Pb atoms in the Bi2Se3lattice leads to a suppression of the role of the mechanism of scattering by ionised impurities; at higher concentrations of Pb in the crystal the mechanism of scattering of free carriers by acoustic phonons becomes dominant. Further, the ideas on the nature of the point defects in the Bi2Se3(Pb) crystals are presented and the “anomalous” dependence of the free‐electron concentration on cpb is qualitatively accounted for. Die mit Pb dotierten Bi2Se3‐Einkristalle aus den Elementen der Halbleitereinheit 5N wurden mit einer modifizierten Bridgman‐Methode gezüchtet und zwar im Konzentrationsintervall cpb = 0 – 4 × 1025Atome m−3. Mit Hilfe der gemessenen Werte der Transmission und der Reflektivität wurde die Abhängigkeit des Absorptionskoeffizienten Kvon der Photonenenergie für Kristalle mit verschiedener Pb‐Konzentration festgestellt und die Verschiebung der kurzwelligen Absorptionskante bewiesen. Unter Annahme der Gültigkeit des „single valley”︁‐Models für das niedrigste Leitungsband und der übernommenen Werte der effektiven Elektronenmasse für Richtungen senkrecht und parallel zur trigonalen c‐Achse wurde die Abhängigkeit der reduzierten Fermi‐Energie η von der Pb‐Konzentration berstimmt. Mit Hilfe des Wertes η wurde der Seebeck‐Koeffizient der Kristalle in Abhängigkeit von der Pb‐Konzentration berechnet und mit den gemessenen Werten verglichen. Aus diesem Vergleich folgt, daß eine zunehmende Konzentration an Pb‐Atomen im Bi2Se3‐Kristall zur Verminderung des Streumechanismus an ionisierten Störstellen führt; bei hüheren Pb‐Konzentrationen ist die Streuung an akustischen Phononen überwiegend. Weiter wird ein Modell über die Natur der Störstellen in Bi2Se3(Pb)‐Kristallen vorgelegt und die anomale Abhängigkeit der Elektronenkonzentration vom Pb‐Gehalt qualitativ erklärt.

Spectral dependences of the reflectance R in the plasma-resonance frequency range have been measured on (0001) cleavage faces of Sb2-xInxTe4 (x = 0·0-0·41) single-crystal samples grown from elements of 99·999% purity by means of a modified Bridgman technique. The plasma-resonance frequency (and hence the concentration P of holes) has been determined from the interpretation of the experiment R = f(v) curves. The dependence on P on the content of In atoms shows a monotonic decrease from a value of 6-4 x 1025 m-3 for x = 0 to 1 × 1025 m -3 for x = 0·41. The account for the decrease in the concentration of holes, we propose a model based on the assumption that the introduction of In atoms into the crystals results in a decrease in the concentration of antisite defects and, at the same time, in a change in the concentration of vacancies in the Te sublattice of Sb2Te3 crystals. The P = f(x) dependence for Sb2-xInxTe3 crystals is compared with the variation in the concentration of free charge carriers with In content in Bi2 - xInxTe3 crystals.
