Zeeman effect induced by the magnetic field introduces a splitting between the two valleys at K

Low temperature and polarization resolved magneto-photoluminescence experiments are used to investigate the properties of dark excitons and dark trions in a monolayer of WS2 encapsulated in hexagonal BN (hBN). We find that this system is an n-type doped semiconductor and that dark trions dominate the emission spectrum. In line with previous studies on WSe2, we identify the Coulomb exchange interaction coupled neutral dark and grey excitons through their polarization properties, while an analogous effect is not observed for dark trions. Applying the magnetic field in both perpendicular and parallel configurations with respect to the monolayer plane, we determine the g-factor of dark trions to be g ∼ -8.6. Their decay rate is close to 0.5 ns, more than 2 orders of magnitude longer than that of bright excitons.

At cryogenic temperatures, the photoluminescence (PL) spectrum of monolayer WSe

Graphene layers are known to stack in two stable configurations, namely, ABA or ABC stacking, with drastically distinct electronic properties. Unlike the ABA stacking, little has been done to experimentally investigate the electronic properties of ABC graphene multilayers. Here, we report on the first magneto optical study of a large ABC domain in a graphene multilayer flake, with ABC sequences exceeding 17 graphene sheets. ABC-stacked multilayers can be fingerprinted with a characteristic electronic Raman scattering response, which persists even at room temperatures. Tracing the magnetic field evolution of the inter Landau level excitations from this domain gives strong evidence for the existence of a dispersionless electronic band near the Fermi level, characteristic of such stacking. Our findings present a simple yet powerful approach to probe ABC stacking in graphene multilayer flakes, where this highly degenerated band appears as an appealing candidate to host strongly correlated states. We report a study of Raman scattering in few-layer MoTe2 focused on high-frequency out-of-plane vibrational modes near 291 cm−1 which are associated with the bulk-inactive \documentclass[12pt]{minimal} \usepackage{amsmath} \usepackage{wasysym} \usepackage{amsfonts} \usepackage{amssymb} \usepackage{amsbsy} \usepackage{mathrsfs} \usepackage{upgreek} \setlength{\oddsidemargin}{-69pt} \begin{document}$${{\rm{B}}}_{2{\rm{g}}}^{1}$$\end{document}B2g1 mode. Our temperature-dependent measurements reveal a double peak structure of the feature related to these modes in the Raman scattering spectra of 4- and 5-layer MoTe2. In accordance with literature data, the doublet’s lower- and higher-energy components are ascribed to the Raman-active A1g/\documentclass[12pt]{minimal} \usepackage{amsmath} \usepackage{wasysym} \usepackage{amsfonts} \usepackage{amssymb} \usepackage{amsbsy} \usepackage{mathrsfs} \usepackage{upgreek} \setlength{\oddsidemargin}{-69pt} \begin{document}$${{\bf{A}}{\boldsymbol{^{\prime} }}}_{{\bf{1}}}$$\end{document}A′1 vibrations involving, respectively, only the inner and surface layers. We demonstrate a strong enhancement of the inner mode’s intensity at low temperature for 1.91 eV and 1.96 eV laser light excitation which suggests a resonant character of the Raman scattering processes probed under such conditions. A resonance of the laser light with a singularity of the electronic density of states at the M point of the MoTe2 Brillouin zone is proposed to be responsible for the observed effects.

International audience; We report scanning tunneling microscopy/spectroscopy (STM/STS) investigations of the bandbendingin the vicinity of charged point defects and edges of monolayer MoSe$_2$ and mono- andtrilayer WSe$_2$ films deposited on graphitized silicon carbide substrates. By tracing the spatialevolution of the structures of the STS spectra, we evaluate the magnitude and the extent of theband-bending to be equal to few hundreds milielectronvolts and several nanometres, respectively.With the aid of a simple electrostatic model, we show that the spatial variation of the Coulombpotential close to the film edges can be well reproduced by taking into account the metallic screeningby graphene. Additionally, the analysis of our data for trilayer WSe$_2$ provides reasonable estimationsof its dielectric constant ($\epsilon_{WSe}$$_2$ = 20) and of the magnitude of the charge trapped at the defect site(Q = $+e$).

Embedding a WS

Single photon emitters can form at the interfaces between layers of WSe2. Crystal structure imperfections in solids often act as efficient carrier trapping centres, which, when suitably isolated, act as sources of single photon emission. The best known examples of such attractive imperfections are well-width or composition fluctuations in semiconductor heterostructures1,2 (resulting in the formation of quantum dots) and coloured centres in wide-bandgap materials such as diamond3,4,5. In the recently investigated thin films of layered compounds, the crystal imperfections may logically be expected to appear at the edges of commonly investigated few-layer flakes of these materials exfoliated on alien substrates. Here, we report comprehensive optical micro-spectroscopy studies of thin layers of tungsten diselenide (WSe2), a representative semiconducting dichalcogenide with a bandgap in the visible spectral range. At the edges of WSe2 flakes (transferred onto Si/SiO2 substrates) we discover centres that, at low temperatures, give rise to sharp emission lines (100 μeV linewidth). These narrow emission lines reveal the effect of photon antibunching, the unambiguous attribute of single photon emitters. The optical response of these emitters is inherently linked to the two-dimensional properties of the WSe2 monolayer, as they both give rise to luminescence in the same energy range, have nearly identical excitation spectra and have very similar, characteristically large Zeeman effects. With advances in the structural control of edge imperfections, thin films of WSe2 may provide added functionalities that are relevant for the domain of quantum optoelectronics.

We present the micro-photoluminescence ($\mu$PL) and micro-reflectance contrast spectroscopy studies on thin films of MoSe2 with layer thicknesses ranging from a monolayer (1L) up to 5L. The thickness dependent evolution of the ground and excited state excitonic transitions taking place at various points of the Brillouin zone is determined. Temperature activated energy shifts and linewidth broadenings of the excitonic resonances in 1L, 2L and 3L flakes are accounted for by using standard formalisms previously developed for semiconductors. A peculiar shape of the optical response of the ground state (A) exciton in monolayer MoSe2 is tentatively attributed to the appearance of Fano-type resonance. Rather trivial and clearly decaying PL spectra of monolayer MoSe2 with temperature confirm that the ground state exciton in this material is optically bright in contrast to a dark exciton ground state in monolayer WSe2., Comment: 11 pages, 4 figures, excitons, MoSe2, 2D semiconductors, Transition metal dichalcogenides, excited states of excitons, Fano-resonance

We have investigated the electronic properties of two-dimensional (2D) transition metal dichalcogenides (TMDs), namely trilayer WSe2 and monolayer MoSe2, deposited on epitaxial graphene on silicon carbide, by using scanning tunneling microscopy and spectroscopy (STM/STS) in ultra-high vacuum. Depending on the number of graphene layers below the TMD flakes, we identified variations in the electronic dI/dV(V) spectra measured by the STM tip: the most salient feature is a rigid shift of the TMD spectra (i.e. of the different band onset positions) towards occupied states by about 120 mV when passing from bilayer to monolayer underlying graphene. Since both graphene phases are metallic and present a work function difference in the same energy range, our measurements point towards the absence of Fermi-level pinning for such van der Waals 2D TMD/Metal heterojunctions, following the prediction of the Schottky-Mott model.

We report on experimental investigations of an electrically driven WSe2 based light-emitting van der Waals heterostructure. We observe a threshold voltage for electroluminescence significantly lower than the corresponding single particle band gap of monolayer WSe2. This observation can be interpreted by considering the Coulomb interaction and a tunneling process involving excitons, well beyond the picture of independent charge carriers. An applied magnetic field reveals pronounced magneto-oscillations in the electroluminescence of the free exciton emission intensity with a 1/B-periodicity. This effect is ascribed to a modulation of the tunneling probability resulting from the Landau quantization in the graphene electrodes. A sharp feature in the differential conductance indicates that the Fermi level is pinned and allows for an estimation of the acceptor binding energy., Comment: Accepted for publication in Nano Letters

The electronic band structure of van der Waals (vdW) layered crystals has properties that depend on the composition, thickness and stacking of the component layers. Here we use density functional theory and high field magneto-optics to investigate the metal chalcogenide InSe, a recent addition to the family of vdW layered crystals, which transforms from a direct to an indirect band gap semiconductor as the number of layers is reduced. We investigate this direct-to-indirect bandgap crossover, demonstrate a highly tuneable optical response from the near infrared to the visible spectrum with decreasing layer thickness down to 2 layers, and report quantum dot-like optical emissions distributed over a wide range of energy. Our analysis also indicates that electron and exciton effective masses are weakly dependent on the layer thickness and are significantly smaller than in other vdW crystals. These properties are unprecedented within the large family of vdW crystals and demonstrate the potential of InSe for electronic and photonic technologies.

We report on the Raman scattering from single-layer molybdenum disulfide (MoS2) deposited on various substrates: Si/SiO2, hexagonal boron nitride (h-BN), sapphire, as well as suspended. Room temperature Raman scattering spectra are investigated under both resonant (632.8 nm) and non-resonant (514.5 nm) excitations. A rather weak influence of the substrate on the Raman scattering signal is observed. The most pronounced, although still small, is the effect of h-BN, which manifests itself in the change of energy positions of the E′ and A1 Raman modes of single-layer MoS2. We interpret this modification as originating from van der Waals interaction between the MoS2 and h-BN layers.

International audience; By implementing four-wave mixing micro-spectroscopy we measure coherence and population dynamics of the exciton transitions in monolayers of MoSe2. We reveal their dephasing times T2 and radiative lifetime T1 in a sub-picosecond (ps) range, approaching T2 =2T1 , and thus indicating radiatively limited dephasing at a temperature of 6 K. We elucidate the dephasing mechanisms by varying the temperature and by probing various locations on the flake exhibiting a different local disorder. At nano-second range, we observe the residual FWM produced by the incoherent excitons, which initially disperse towards the dark states, but then relax back to the optically active states within the light cone. By introducing polarization-resolved excitation, we infer inter-valley exciton dynamics, revealing an initial polarization degree of around 30%, constant during the initial sub-picosecond decay, followed by the depolarization on a picosecond timescale. The FWM hyperspectral imaging reveals the doped and undoped areas of the sample, allowing to investigate the neutral exciton, the charged one or both transitions at the same time. In the latter, we observe the exciton-trion beating in the coherence evolution indicating their coherent coupling.

Temperature-dependent (5 K to 300 K) Raman scattering study of A$_{1g}$/A'$_1$ phonon modes in mono-layer (1L), bilayer (2L), trilayer (3L), and tetralayer (4L) MoTe$_2$ is reported. The temperature evolution of the modes' intensity critically depends on the flake thickness. In particular with $\lambda$=632.8 nm light excitation, a strongly non-monotonic dependence of the A$_{1g}$ mode intensity is observed in 2L MoTe$_2$. The intensity decreases with decreasing temperature down to 220 K and the A$_{1g}$ mode almost completely vanishes from the Stokes scattering spectrum in the temperature range between 160 K and 220 K. The peak recovers at lower temperatures and at T=5 K it becomes three times more intense that at room temperature. Similar non-monotonic intensity evolution is observed for the out-of-plane mode in 3L MoTe$_2$ in which tellurium atoms in all three layers vibrate in-phase. The intensity of the other out-of-plane Raman-active mode, (with vibrations of tellurium atoms in the central layer shifted by 180$^o$ with respect to the vibrations in outer layers), only weakly depends on temperature. The observed quenching of the Raman scattering in 2L and 3L MoTe$_2$ is attributed to a destructive interference between the resonant and non-resonant contributions to the Raman scattering amplitude. A recently discovered class of two-dimensional semiconductors exhibits a novel degree of freedom known as valley pseudospin. New results show that a weak magnetic field can significantly extend the depolarization time of this pseudospin.

Using resonant Raman scattering spectroscopy with 25 different laser lines, we describe the Raman scattering spectra of mono- and multi-layers 2H-molybdenum diselenide (MoSe$_2$) as well as the different resonances affecting the most pronounced features. For high-energy phonons, both A- and E- symmetry type phonons present resonances with A and B excitons of MoSe$_2$ together with a marked increase of intensity when exciting at higher energy, close to the C exciton energy. We observe symmetry dependent exciton-phonon coupling affecting mainly the low-energy rigid layer phonon modes. The shear mode for multilayer displays a pronounced resonance with the C exciton while the breathing mode has an intensity that grows with the excitation laser energy, indicating a resonance with electronic excitations at energies higher than that of the C exciton., 9 Figures, 9 pages

Unusual features in the magnetophotoconductivity spectra registered under far infrared illumination of the CdTe/CdMgTe based multiple quantum wells, uniformly n-doped are presented. It is shown that each spectrum exhibits one or two peaks of non-symmetrical shape, with position of their maxima dependent on the voltage applied to the sample. The peaks, observed in the conflguration of the crossed electric and magnetic flelds, are strongly shifted by a relatively weak in-plane electric fleld | of the order of 10{50 V/cm. Two difierent approaches to explain the observed in∞uence are presented. Both are based on a two-step process leading to the photoconductivity signal. The flrst approach assumes that only the process of photon absorption is in∞uenced by the external flelds, the second one assumes that only the process of phonon assisted electron transfer from the excited donor state into the conduction band is in∞uenced by the external flelds.

We focus on MoSe2 micro-Raman analysis in wide range of temperature (4–300 K) for sample- thickness varying: 1 to 4 layers. Results are compared with previously studied excitation resonances at room temperature in this material.

We report on room-temperature Raman scattering measurements in few-layer crystals of exfoliated molybdenum ditelluride (MoTe$_{2}$) performed with the use of 632.8 nm (1.96 eV) laser light excitation. In agreement with recent study reported by G. Froehlicher et al, (2015 $Nano$ $Lett.$ 15 6481) we observe a complex structure of the out-of-plane vibrational modes (A$_{1g}$/A$^{'}_{1}$), which can be explained in terms of interlayer interactions between single atomic planes of MoTe$_{2}$. In the case of low-energy shear and breathing modes of rigid interlayer vibrations it is shown that their energy evolution with the number of layers can be well reproduced within a linear chain model with only the nearest neighbor interaction taken into account. Based on this model the corresponding in-plane and out-of-plane force constants are determined. We also show that the Raman scattering in MoTe$_{2}$ measured using 514.5 nm (2.41 eV) laser light excitation results in much simpler spectra. We argue that the rich structure of the out-of-plane vibrational modes observed in Raman scattering spectra excited with the use of 632.8 nm laser light results from its resonance with the electronic transition at the M or K points of the MoTe$_{2}$ first Brillouin zone., 8 pages, 8 figures

We present magneto-Raman scattering studies of electronic inter Landau level excitations in quasi-neutral graphene samples with different strengths of Coulomb interaction. The band velocity associated with these excitations is found to depend on the dielectric environment, on the index of Landau level involved, and to vary as a function of the magnetic field. This contradicts the single-particle picture of non-interacting massless Dirac electrons, but is accounted for by theory when the effect of electron-electron interaction is taken into account. Raman active, zero-momentum inter Landau level excitations in graphene are sensitive to electron-electron interactions due to the non-applicability of the Kohn theorem in this system, with a clearly non-parabolic dispersion relation., 5+2 pages, 2 figures

Terahertz magnetospectroscopy experiments on high quality CdTe/CdMgTe quantum wells were carried out at low temperatures and high magnetic fields. Samples of two different geometries were considered: a large-area grid-gated sample and a split-gate quantum point contact (QPC). The spectra show features originating from a cyclotron resonance transition and magnetoplasmon excitations. Depending on the sample geometry, plasmons characterized by an effective dielectric function of a mixed gated/ungated (in grid-gated samples) or ungated type (in the QPC) were excited. In each case, the resulting plasmon dispersion relation was determined and we show that it can be precisely described within a theory based on a local approximation of a high-frequency magnetoconductivity tensor of a two-dimensional electron gas by taking into account a polaron effect and plasmon-longitudinal optical (LO) phonon interaction.

We present optical spectroscopy (photoluminescence and reflectance) studies of thin layers of the transition metal dichalcogenide WSe2, with thickness ranging from mono- to tetra-layer and in the bulk limit. The investigated spectra show the evolution of excitonic resonances as a function of layer thickness, due to changes in the band structure and, importantly, due to modifications of the strength of Coulomb interaction as well. The observed temperature-activated energy shift and broadening of the fundamental direct exciton are well accounted for by standard formalisms used for conventional semiconductors. A large increase of the photoluminescence yield with temperature is observed in WSe2 monolayer, indicating the existence of competing radiative channels. The observation of absorption-type resonances due to both neutral and charged excitons in WSe2 monolayer is reported and the effect of the transfer of oscillator strength from charged to neutral exciton upon increase of temperature is demonstrated., Comment: 12 pages, 5 figures

Resonant Raman scattering in molybdenum disulfide (MoS2) is studied as a function of the sample thickness. Optical emission from 1ML, 2ML, 3ML and bulk MoS2 is investigated both at room and at liquid helium temperature. The experimental results are analysed in terms of the recently proposed attribution of the Raman peaks to multiphonon replica involving transverse acoustic phonons from the vicinity of the high-symmetry M point of the MoS2 Brillouin zone. It is shown that the corresponding processes are quenched in a few monolayer samples much stronger than the modes involving longitudinal acoustic phonons. It is also shown that along with the disappearance of multiphonon replica, the Raman modes, which are in-active in bulk become active in a few-monolayer flakes.

Optical orientation of localized/bound excitons is shown to be effectively enhanced by the application of magnetic fields as low as 20 mT in monolayer WS2. At low temperatures, the evolution of the polarization degree of different emission lines of monolayer WS2 with increasing magnetic fields is analyzed and compared to similar results obtained on a WSe2 monolayer. We study the temperature dependence of this effect up to K for both materials, focusing on the dynamics of the valley pseudospin relaxation. A rate equation model is used to analyze our data and from the analysis of the width of the polarization dip in magnetic field we conclude that the competition between the dark exciton pseudospin relaxation and the decay of the dark exciton population into the localized states are rather different in these two materials which are representative of the two extreme cases for the ratio of relaxation rate and depolarization rate.

Magnetotransport and magnetooptics investigations of plasmon excitations in large-area grating-gate terahertz modulators based on AlGaN/GaN high-electron-mobility transistors with different grating-gate duty cycle are reported. We demonstrate that the effect of the gate potential on the ungated region extends beyond the conventional fringing effect distance, ranging over 250–350 nm instead of expected 26–30 nm. This phenomenon enables excitation of the localized gated magnetoplasmon modes only if the inter-finger spacing in the grating gate exceeds 350 nm. For narrower slits, only the collective gated magnetoplasmon modes extending over the entire period of the structure can be excited.

We report on experimental observation and theoretical analysis of magnetic-field and gate-voltage tunable magnetoplasmon resonances in grating-gate GaN/AlGaN-based field-effect transistors suitable for detection of THz radiation.

Resonant frequencies of the two-dimensional plasma in FETs reach the THz range for nanometer transistor channels. Non-linear properties of the electron plasma are responsible for detection of THz radiation with FETs. Resonant excitation of plasma waves with sub-THz and THz radiation was demonstrated for short gate transistors at cryogenic temperatures. At room temperature, plasma oscillations are usually over-damped, but the FETs can still operate as efficient broadband THz detectors. The paper presents the main theoretical and experimental results on detection with FETs stressing their possible THz imaging applications. We discuss advantages and disadvantages of application of III–V GaAs and GaN HEMTs and silicon MOSFETs.

Experiments on terahertz radiation detection with InGaAs/InAlAs field-effect transistor in quantizing magnetic field are reported. We observed oscillations of the photovoltaic signal analogous to the Shubnikov-de Haas oscillations, as well as their strong enhancement at the cyclotron resonance conditions. The results are described quantitatively within the frame of a theory which takes into account a new source of nonlinearity related to the Landau quantization of the conduction band.

Monolayer transition metal dichalcogenides, known for exhibiting strong excitonic resonances, constitute a very interesting and versatile platform for investigation of light-matter interactions. In this work we report on a strong coupling regime between excitons in monolayer WSe2 and photons confined in an open, voltage-tunable dielectric microcavity. The tunability of our system allows us to extend the exciton-polariton state over a wide energy range and, in particular, to bring the excitonic component of the lower polariton mode into resonance with other excitonic transitions in monolayer WSe2. With selective excitation of spin-polarized exciton-polaritons we demonstrate the valley polarization when the polaritons from the lower branch come into resonance with a bright trion state in monolayer WSe2 and valley depolarization when they are in resonance with a dark trion state., 7 pages, 7 figures
