Abstract

The BARC as a lower cost structure material is widely used in IC manufacture. For I4nm technology node, it is used to determined ion implantation area. However, the ideal BRAC profile is hard to achieve since its soft material characteristic. This deeply restricts its application. In our study, the idealized vertical BARC profile is obtained by variety of BARC profile learning on ICP etcher, with the physical structure evaluated by SEM. In addition, the analysis of radicals and ions processing on the BARC etching and related profile shaped mechanism is proposed. The result induced PR profile plays very important roles in BARC profile develop.

8. A series of heterometallic 3d-4f polyoxometalates as single-molecule magnets

Abstract

Three sandwich-like [Ln2Fe2(B-α-FeW9O34)2]10−clusters (Ln2Fe4, Ln = Dy(1), Ho(2), and Y(3)) were obtained by reacting Na9[B-α-SbW9O33], Ln2O3, FeCl3•6H2O and KH2PO4. The [B-α-FeW9O34]11−units were formed viathe in situconversion of lacunary polyoxometalates (POM) [B-α-SbW9O33]9−and the Ln3+ions were generated from the slow dissolution of Ln2O3, both of which play important roles in the synthesis of Ln2Fe4. Ln2Fe4is the first 3d-4f cluster assembled from d-metal heteroatom-containing POM. The Dy2Fe4cluster exhibits single-molecule magnet properties with an 80 K energy barrier in an optimal DC field. Cyclic voltammetry tests and controlled-potential coulometry experiments show that the polyoxometalate Fe heteroatom in clusters 1–3is also electrochemically active.

Abstract

TiO2/Bi2WO6 (TB) heterojunction photocatalyst was successfully synthesized and characterized by XRD, SEM, TEM, UV-vis and photoluminescence measurement. The heterojunction interface structure of TB heterojunction photocatalyst was optimized via adjusting the ethylene glycol/water (EG/W) ratio. Based on XRD, SEM and TEM, the crystal size of Bi2WO6 reduced from 14.6 nm to 8.8 nm, and the interface structure between Bi2WO6 nanosheets and TiO2 particle significantly changed with increasing EG concentration. Furthermore, the photocatalytic activity and the related mechanism of TB heterojunction photocatalyst were systematically discussed. Among them, TBEG/W sample shows the highest normalized apparent rate constant, which is attributed to its highest electron-hole pairs separation ability driven by optimized heterojunction interface between two semiconductors.
