Conditions for the fabrication of isotype photodiode n-Mn2O3n-CdZnTe heterostructures by the spray pyrolysis of thin a-Mn2O3 bixbite films on n-CdZnTe crystalline substrates have been studied. The temperature dependences of the current-voltage (I-V) characteristics were used to analyze the mechanisms of electron tunneling through the energy barrier of the heterojunction in the forward and reverse current regimes. The role of energy states at the n-Mn2O3/n-CdZnTe interface in the formation of the barrier parameters was clarified. Based on the capacitance-voltage (C-V) characteristics, the dynamics of changes in the capacitive parameters of the Mn2O3 thin film and the n-CdZnTe inversion layer and the relation between them were established. A model for the energy diagram of the n-Mn2O3/n-CdZnTe heterojunction was presented. The photoelectric properties of the examined heterostructure were analyzed., Дослiджено умови виготовлення фотодiодних iзотипних гетероструктур n-Mn2O3/n-CdZnTe методом спрей-пiролiзу тонких плiвок бiксбiту a-Mn2O3 на кристалiчнi пiд-кладинки n-CdZnTe. За температурними залежностями I-V -характеристик проаналiзовано механiзми тунелювання електронiв крiзь енергетичний бар’єр гетеропереходу при прямому та зворотному струмах. З’ясована роль енергетичних станiв на межi n-Mn2O3/n-CdZnTe у формуваннi параметрiв бар’єра. На основi C-V –характеристик встановлено динамiку змiни i взаємозв’язок ємнiсних параметрiв тонкої плiвки n-Mn2O3 та iнверсiйного шару n-CdZnTe. Представлено модель енергетичної дiаграми гетеропереходу n-Mn2O3/n-CdZnTe. Проаналiзовано фотоелектричнi властивостi гетероструктури.

Діоди Шотткі графен/p-CdTe були отримані на підкладках p-CdTe розпиленням водних розчинів полівінілпіролідону (PVP, (C6H9NO)n), які містять частинки багатошарового графену, механічно відлущені з графіту. Діодні властивості отриманих поверхневих бар’єрних структур графен/p-CdTe визначалися енергетичним бар’єром qφk = 0,8 еВ, який формується в приконтактній області p-CdTe. Проаналізовано температурну залежність ВАХ та встановлено динаміку зміни висоти бар’єру з температурою та основні механізми генерації струму в досліджуваних діодах під дією прямої та зворотної напруг. В області прямого зміщення при V < 0,2 В і зворотного зміщення при – 0,5 В < V через діод протікають рекомбінаційно-генераційні струми. Зворотний струм зумовлений процесами генерації, а прямий – рекомбінації в збідненій на основні носії заряду області p-CdTe. При вищих, як прямих, так і зворотних напругах, формування струму відбувається за рахунок тунелювання носіїв заряду через потенціальний бар’єр електричного переходу. Graphene/p-CdTe Schottky diodes are obtained on p-CdTe substrates by spaying aqueous solutions of polyvinylpyrrolidone (PVP, (C6H9NO)n), which contain particles of multilayer graphene mechanically exfoliated from graphite. The diode properties of the obtained graphene/p-CdTe surface barrier structures are determined by the energy barrier qφk = 0.8 eV, which is formed in the near-contact region of p-CdTe. The temperature dependence of the I-V-characteristics is analyzed and the dynamics of change in the barrier height with temperature and the main mechanisms of current generation in the studied diodes under forward and reverse voltages are established. In the region of forward biases at V < 0.2 V and reverse biases at – 0.5 V < V, recombination-generation currents flow through the diode. The reverse current is due to the generation processes, and the forward current is due to recombination in p-CdTe charge carrier depleted region. At higher, both forward and reverse voltages, current formation is dominated by the tunneling of charge carriers through the potential barrier of the electrical junction.

Influence of low-temperature annealing on electrical and luminescent properties of semi-insulating n-CdTe:Sn is studied. It is shown that annealing at T ≥ 453 K modifies a near-surface layer of the crystals and this enhances the hole component of the conductivity. It is explained by Cd evaporation and subsequent enrichment of the near-surface layer with cadmium vacancies. Results of electrical measurements are confirmed by our low-temperature photoluminescence experiments.
