Abstract

Transmission electron microscopic studies of GaAs and InAs whiskers with a width of atleast 15-40nm indicate their crystal structure to be of zinc-blende type, with a small quantity of Wurtzite structure. There is a shift in luminescence peak energy with changes in surface treatment. A free exciton line and carrier to acceptor impurity transformation are the main spectral features of GaAs whiskers with 20-200nm width.

Abstract

Nanowhiskers with p-n junctions exhibited the same confinement effect as that of one-dimensional quantum wires with an average effective width of approximately 30 nanometers. Metalorganic vapor phase epitaxy facilitated the formation of micro p-n junction in GaAs nanowhiskers with a diameter of 100 nanometers. Carrier injection induced infrared light emission from the whiskers were observed at 4. 2 and 77 Kelvin.

18. Transcription Factors E75 and MHR3 Display a Mosaic Response to Rising Titers of Ecdysone in Manduca Epidermis

Abstract

The ecdysone-induced transcription factors E75 and MHR3 are shown to appear during the larval molt in a pattern-specific manner in the abdominal epidermis of the tobacco hornworm, Manduca sexta. Monoclonal antibodies generated against Manduca proteins (the ecdysone receptor (EcR-B1), E75A, and E75Common), a polyclonal antibody against MHR3, and one against the Drosophila USP protein were used in immunocytochemistry to characterize the distribution of these proteins during the larval molt. In response to rising titer of the molting hormone, 20-hydroxyecdysone (20E), the crochet epidermis that forms the hooked setae on the proleg is the first to express MHR3 and E75 proteins, followed sequentially by the spiracle, the dorsal intersegmental annuli, the interannular regions, and finally the trichogen and tormogen cells. This pattern is consistent with the gain of independence from the prothoracic glands during the larval molt that occurs earlier in the molting process. The ecdysone receptor complex (EcR-USP) is present in all of these tissues at the outset of the molt and therefore is not a determining factor in these responses. In vitro studies with 20E showed that there are three differences in the MHR3 response between the crochet epidermis and the dorsal abdominal epidermis: the sensitivity, the timing of appearance, and the need for protein synthesis for full RNA expression. These results suggest that region-specific factors govern sensitivity of response as well as timing of responsiveness to 20E. (Supported by NSF IBN 98-17339.)

Abstract

The fabrication of GaAs- and InP-based III-V semiconductor nanowires with axial/radial heterostructures by using selective-area metal-organic vapor-phase epitaxy is reviewed. Nanowires, with a diameter of 50–300 nm and with a length of up to 10 μm, have been grown along the 〈111〉B or 〈111〉A crystallographic orientation from lithography-defined SiO2 mask openings on a group III-V semiconductor substrate surface. An InGaAs quantum well (QW) in GaAs/InGaAs nanowires and a GaAs QW in GaAs/AlGaAs or GaAs/GaAsP nanowires have been fabricated for the axial heterostructures to investigate photoluminescence spectra from QWs with various thicknesses. Transmission electron microscopy combined with energy dispersive X-ray spectroscopy measurements have been used to analyze the crystal structure and the atomic composition profile for the nanowires. GaAs/AlGaAs, InP/InAs/InP, and GaAs/GaAsP core-shell structures have been found to be effective for the radial heterostructures to increase photoluminescence intensity and have enabled laser emissions from a single GaAs/GaAsP nanowire waveguide. The results have indicated that the core-shell structure is indispensable for surface passivation and practical use of nanowire optoelectronics devices.
