The blinking statistics of quantum emitters and their corresponding Markov models play an important role in high resolution microscopy of biological samples as well as in nano-optoelectronics and many other fields of science and engineering. Current methods for analyzing the blinking statistics like the full counting statistics or the Viterbi algorithm break down for low photon rates. We present an evaluation scheme that eliminates the need for both a minimum photon flux and the usual binning of photon events which limits the measurement bandwidth. Our approach is based on higher order spectra of the measurement record which we model within the recently introduced method of quantum polyspectra from the theory of continuous quantum measurements. By virtue of this approach we can determine on- and off-switching rates of a semiconductor quantum dot at light levels 1000 times lower than in a standard experiment and 20 times lower than achieved with a scheme from full counting statistics. Thus a very powerful high-bandwidth approach to the parameter learning task of single photon hidden Markov models has been established with applications in many fields of science.

A contactless technique for direct time-resolved measurements of the full dynamics of the adiabatic temperature change in electrocaloric materials is introduced. The infrared radiation emitted by the electrocaloric sample is sensitively detected with $\mu$s time resolution and mK temperature resolution. We present time-resolved measurements of the electrocaloric effect up to kHz frequencies of the driving electric field and down to small field strengths. The simultaneous recording of transients for applied electric field and induced polarization gives a comprehensive view on the correlation of electrocaloric and ferroelectric properties. Quantum polyspectra of up to fourth order are introduced for modeling and evaluating quantum transport measurements offering a powerful alternative to methods of the traditional full counting statistics. Experimental time-traces of the occupation dynamics of a single quantum dot are evaluated via simultaneously fitting their 2nd-, 3rd-, and 4th-order spectra. The scheme recovers the same electron tunneling and spin relaxation rates as previously obtained from an analysis of the same data in terms of factorial cumulants of the full counting statistics and waiting-time distributions. Moreover, the evaluation of time-traces via quantum polyspectra is demonstrated to be feasible also in the weak measurement regime even when quantum jumps can no longer be identified from time-traces and methods related to the full counting statistics cease to be applicable. A numerical study of a double dot system shows strongly changing features in the quantum polyspectra for the transition from the weak measurement regime to the Zeno-regime where coherent tunneling dynamics is suppressed. Quantum polyspectra thus constitute a general unifying approach to the strong and weak regime of quantum measurements with possible applications in diverse fields as nano-electronics, circuit quantum electrodynamics, spin noise spectroscopy, or quantum optics., Comment: 12 pages, 8 figures

We study the optical orientation of electron spins in GaAs/AlGaAs quantum wells for excitation in the growth direction and for in-plane excitation. Time- and polarization-resolved photoluminescence excitation measurements show, for resonant excitation of the heavy-hole conduction band transition, a negligible degree of electron spin polarization for in-plane excitation and nearly 100% for excitation in the growth direction. For resonant excitation of the light-hole conduction band transition, the excited electron spin polarization has the same (opposite) direction for in-plane excitation (in the growth direction) as for excitation into the continuum. We report a comprehensive experimental study and detailed model analysis of the terahertz dielectric response and density kinetics of excitons and unbound electron-hole pairs in GaAs quantum wells. A compact expression is given, in absolute units, for the complex-valued terahertz dielectric function of intra-excitonic transitions between the 1s and higher-energy exciton and continuum levels. It closely describes the terahertz spectra of resonantly generated excitons. Exciton ionization and formation are further explored, where the terahertz response exhibits both intra-excitonic and Drude features. Utilizing a two-component dielectric function, we derive the underlying exciton and unbound pair densities. In the ionized state, excellent agreement is found with the Saha thermodynamic equilibrium, which provides experimental verification of the two-component analysis and density scaling. During exciton formation, in turn, the pair kinetics is quantitatively described by a Saha equilibrium that follows the carrier cooling dynamics. The terahertz-derived kinetics is, moreover, consistent with time-resolved luminescence measured for comparison. Very high precision measurements of the electron Lande g-factor in GaAs are presented using spin-quantum beat spectroscopy at low excitation densities and temperatures ranging from 2.6 to 300 K. In colligation with available data for the temperature dependent effective mass a temperature dependence of the interband matrix element within a common five level kp-theory can model both parameters consistently. A strong decrease of the interband matrix element with increasing temperature consistently closes a long lasting gap between experiment and theory and substantially improves the modeling of both parameters.

We observe the noise spectrum of electron spins in bulk GaAs by Faraday rotation noise spectroscopy. The experimental technique enables the undisturbed measurement of the electron spin dynamics in semiconductors. We measure exemplarily the electron spin relaxation time and the electron Lande g-factor in n-doped GaAs at low temperatures and find good agreement of the measured noise spectrum with an unpretentious theory based on Poisson distribution probability., Comment: 4 pages, 4 figures

We present a detailed experimental and theoretical analysis of the optical orientation of electron spins in GaAs/AlAs quantum wells. Using time and polarization resolved photoluminescence excitation spectroscopy, the initial degree of electron spin polarization is measured as a function of excitation energy for a sequence of quantum wells with well widths between 63 Ang and 198 Ang. The experimental results are compared with an accurate theory of excitonic absorption taking fully into account electron-hole Coulomb correlations and heavy-hole light-hole coupling. We find in wide quantum wells that the measured initial degree of polarization of the luminescence follows closely the spin polarization of the optically excited electrons calculated as a function of energy. This implies that the orientation of the electron spins is essentially preserved when the electrons relax from the optically excited high-energy states to quasi-thermal equilibrium of their momenta. Due to initial spin relaxation, the measured polarization in narrow quantum wells is reduced by a constant factor that does not depend on the excitation energy., Comment: 12 pages, 9 figures

We observe signatures of stimulated bosonic scattering of excitons, a precursor of Bose-Einstein-Condensation (BEC), in the photoluminescence of semiconductor quantum wells. The optical decay of a spinless molecule of two excitons (biexciton) into an exciton and a photon with opposite angular momenta is subject to bosonic enhancement in the presence of other excitons. In a spin polarized gas of excitons the bosonic enhancement breaks the symmetry of two equivalent decay channels leading to circularly polarized luminescence of the biexciton with the sign opposite to the excitonic luminescence. Comparison of experiment and many body theory proves stimulated scattering of excitons, but excludes the presence of a fully condensed BEC-like state., Comment: 5 pages

A strong anisotropy of electron spin decoherence is observed in GaAs/(AlGa)As quantum wells grown on (110) oriented substrate. The spin lifetime of spins perpendicular to the growth direction is about one order of magnitude shorter compared to spins along (110). The spin lifetimes of both spin orientations decrease monotonically above a temperature of 80 and 120 K, respectively. The decrease is very surprising for spins along (110) direction and cannot be explained by the usual Dyakonov Perel dephasing mechanism. We observed a circular photogalvanic effect (CPGE) in GaAs quantum wells at inter-band excitation.
